Abstract
Description
本発明はこれらの実施形態に限定されるものではなく、本発明の趣旨に合致する限り、本発明に包含される。
このような研磨液7を用いてガラス基板本体の被研磨面を研磨することで、研磨時に、研磨液中の水分がガラス基板本体内部に侵入するのを抑制できるとともに、ガラス基板本体に含まれる水分量を低減することができる。このため、研磨後に得られるガラス基板の強度を高い精度で向上させることができる。
液状媒体である有機化合物としては、通常有機溶媒と呼ばれている低分子化合物に限られず、常温で液状の高分子化合物(例えば、オイルと呼ばれる高分子化合物)であってもよい。液状媒体の沸点は60℃以上が好ましいが、これに限られるものではない。
本発明において、実質的に水を含まない分散媒とは、水の含有割合が3質量%未満のものをいう。通常は、水以外の液状媒体に実質的な量の水を添加することなく使用する場合の分散媒をいう。なお、以下、特に言及しない限り、水以外の液状媒体を単に液状媒体という。
有機溶媒のうち、親水性の有機溶媒は、比較的多量の水と混合して均一な混合物になりやすい。従って、親水性の有機溶媒は、水を含む分散媒における液状媒体として適している。また、親水性の有機溶媒であっても、実質的に水を含まないもの、すなわち水の含有割合が3質量%未満のものは、実質的に水を含まない分散媒として使用することもできる。
また、ある程度の親水性を有する有機溶媒は、その溶解度量以下の水を含み、かつ水の含有割合が3質量%以上である場合には、水を含む分散媒における液状媒体として使用できる。また、実質的に水を含まない場合、すなわち水の含有割合が3質量%未満の場合には、実質的に水を含まない分散媒における液状媒体として使用できる。
また、シリカ粒子としては、表面に凹凸形状を有するものを用いることも可能である。
具体的には、例えば、水分散コロイダルシリカに有機溶媒を配合する、又は有機溶媒分散コロイダルシリカに水を配合する等の方法により、所定の量の水を含有する分散媒にシリカ砥粒が分散した研磨液を得ることができる。
特に、液晶ディスプレイ(LCD)等のFPDに用いられる無アルカリガラスからなるガラス基板について、従来よりも優れた強度向上の効果を得ることができる。
なお、本発明において、研磨前のガラス基板本体と、研磨後に得られるガラス基板との厚さの差は、ごく微量となるように行うことが好ましく、ガラス基板本体としても、その厚さは0.1~5mmが好ましい。
また、このような研磨液を用いることで、研磨時における、ガラス内部への水分の侵入を抑制でき、また研磨後に得られるガラス基板中の水分量を低減できるため、研磨後のガラス基板の強度を高い精度で向上させることができる。
(1-1)コロイダルシリカ分散液
<オルガノシリカ>
オルガノシリカ分散液a;日産化学工業株式会社製EG-ST-ZL
(コロイダルシリカ(平均粒径100nm)20質量%、エチレングリコールおよび水80質量%、水2質量%以下)
オルガノシリカ分散液b;日産化学工業株式会社製IPA-ST-ZL
(コロイダルシリカ(平均粒径120nm)20質量%、イソプロピルアルコールおよび水80質量%、水1質量%以下)
オルガノシリカ分散液c;日産化学工業株式会社製MEK-ST-ZL
(コロイダルシリカ(平均粒径130nm)20質量%、メチルエチルケトンおよび水80質量%、水0.5質量%以下)

エタノール:和光純薬製(試薬特級、水分0.2質量%以下)
エチレングリコール:和光純薬製(試薬特級、水分0.2質量%以下)
メタノール:和光純薬製(試薬特級、水分0.1質量%以下)
n-プロパノール:和光純薬製(試薬特級、水分0.2質量%以下)
n-ブタノール:和光純薬製(和光一級、水分0.3質量%以下)
イソプロピルアルコール:和光純薬製(試薬特級、水分0.1質量%以下)
n-ヘキサン:和光純薬製(試薬特級、水分0.05質量%以下)
酢酸エチル:和光純薬製(試薬特級、水分0.1質量%以下)
トルエン:和光純薬製(試薬特級、水分0.03質量%以下)
メチルエチルケトン:和光純薬製(試薬特級、水分0.1質量%以下)
実施例1~21及び比較例1~3の各研磨液を、以下に示すように調製した。
実施例1及び比較例1の研磨液を、以下に示すように調整した。
すなわち、表1に示す各コロイダルシリカ分散液に、液状媒体としての上記の有機溶媒又は水を、表1に示す割合となるように混合した後、十分に撹拌し、実施例1及び比較例1の研磨液を得た。
実施例1及び比較例1の各研磨液における、コロイダルシリカ分散液、液状媒体(有機溶媒)及び水の配合割合を、各研磨液の全質量を100質量%としたときの質量比(質量%)として表1に示す。水としては純水を使用した。
実施例2~9及び比較例2~3の研磨液を、以下に示すように調整した。
すなわち、表1に示す各コロイダルシリカ分散液に、液状媒体としての上記の有機溶媒又は水を表1に示す割合となるように混合した後、十分に撹拌し、実施例2~9及び比較例2~3の研磨液を得た。
実施例2~9及び比較例2~3の各研磨液における、コロイダルシリカ分散液、液状媒体(有機溶媒)及び水の配合割合を、各研磨液の全質量を100質量%としたときの質量比(質量%)として表1に示す。水としては純水を使用した。
実施例10~21の研磨液を、以下に示すように調整した。
すなわち、表1に示す各コロイダルシリカ分散液に、液状媒体としての上記の有機溶媒を表1に示す割合となるように混合した後、十分に撹拌し、実施例10~21の研磨液を得た。
実施例10~21の各研磨液における、コロイダルシリカ分散液及び液状媒体(有機溶媒)の配合割合を、各研磨液の全質量を100質量%としたときの質量比(質量%)として表1に示す。水としては純水を使用した。
なお、研磨液組成(砥粒、分散媒及び水)は、調製して得られた研磨液全体に対する質量%で記した。また、研磨液全体に対する水の含有割合(濃度;質量%)、及び分散媒中水比率は、上述したコロイダルシリカ分散液及び有機溶媒に含まれる水分量から、研磨液全体に占める水の含有割合、及び分散媒全体に占める水の比率について、それぞれの最大値と最小値を算出して得た値である。
実施例1~21および比較例1~3で得られた研磨液について、以下の方法で研磨性能の評価を行った。
研磨は、以下の装置を使用し、以下に示す条件で行った。
研磨機:卓上小型ラッピングマシーンNF-300(ナノファクター社製)
研磨圧:表2に示す。
プラテン(定盤)回転数:表2に示す。
ヘッド(基板保持部)回転数:表2に示す。
研磨液供給速度:40ミリリットル/分
研磨パッド:スエードパッドH7000(フジボウ愛媛社製)
研磨時間:表2に示す。
被研磨物として、厚さ0.5mmのFPD用無アルカリガラスAN100(商品名、旭硝子社製)に、以下の前処理を施したガラス基板を使用した。
セリウム研磨剤(セリウム濃度;10質量%、セリウム粒径;0.5μm)を用いて、AN100基板表面を3分間研磨したガラス基板を使用した。
(b)[実験B]
水分散コロイダルシリカ分散液aと純水とを質量比で1:1の割合で混合した混合液を用いて、AN100基板表面を30分間研磨したガラス基板を使用した。
(c)[実験C]
水分散コロイダルシリカ分散液aと純水とを質量比で1:1の割合で混合した混合液を用いて、AN100基板表面を30分間研磨したガラス基板を使用した。
研磨後に得られたガラス基板の強度は、以下に示す方法(Ball on Ring測定法)で評価した。すなわち、リング状の台(直径30mm)上に、実施例1~21及び比較例1~3の各ガラス基板を評価面を下向きにして設置した後、ガラス基板の上面に、直径10mmの剛球を押し当て、ヘッドスピード1mm/secの条件で荷重を印加し、基板に破損が生じたときの荷重を、ガラス基板の強度とした。
ガラス基板の強度測定には、オートグラフAG-1(商品名、島津製作所製)を使用した。なお、上述したガラス基板の強度評価は、各実施例及び比較例のガラス基板を3枚用意し、それぞれについて得られた測定値の最高値をガラス基板の強度とした。また、研磨処理前のガラス基板強度については、各実験A~Cにおける前処理条件と同一条件で処理・作成したガラス基板を、上記の強度測定方法を用いて評価した値とした。
評価結果を表2に示す。また、このうち実施例2~9及び比較例2~3(実験B)について、研磨液の分散媒中の水の含有割合と、研磨後のガラス基板の強度との関係を、図3に示す。
Claims (13)
- 実質的に水を含まないかまたは水を含む、水以外の液状媒体からなる分散媒(ただし、該分散媒中の水の含有割合は85質量%以下である)に砥粒が分散している研磨液でガラス基板本体の少なくとも一方の主面を研磨するガラス基板の製造方法。
- 前記分散媒中の水の含有割合が3~60質量%である、請求項1に記載のガラス基板の製造方法。
- 前記分散媒中の水の含有割合が3質量%未満である、請求項1に記載のガラス基板の製造方法。
- 前記水以外の液状媒体が有機溶媒である、請求項1~3のいずれか1項に記載のガラス基板の製造方法。
- 前記有機溶媒が、一価または多価のアルコールである、請求項4に記載のガラス基板の製造方法。
- 前記有機溶媒が、炭化水素類、エーテル類、エステル類またはケトン類である、請求項4に記載のガラス基板の製造方法。
- 前記水以外の液状媒体が、メタノール、エタノール、n-プロパノール、イソプロピルアルコール、n-ブタノール、エチレングリコール、プロピレングリコール、n-ヘキサン、オクタン、酢酸エチル、メチルエチルケトン、トルエンおよびジエチルエーテルからなる群より選ばれる少なくとも1種である、請求項1~4のいずれか1項に記載のガラス基板の製造方法。
- 前記砥粒が、シリカ、アルミナ、酸化セリウム、チタニア、ジルコニアおよび酸化マンガンからなる群より選ばれる少なくとも1種の金属酸化物の微粒子である、請求項1~7のいずれか1項に記載のガラス基板の製造方法。
- 前記砥粒が、平均粒径が5~500nmの粒子である、請求項1~8のいずれか1項に記載のガラス基板の製造方法。
- 前記研磨液に含まれる砥粒の含有割合が、該研磨液の全質量に対して0.1~40質量%である、請求項1~9のいずれか1項に記載のガラス基板の製造方法。
- 研磨パッドに前記研磨液を供給し、前記ガラス基板本体の被研磨面と前記研磨パッドとを接触させて、両者間の相対運動により前記被研磨面を研磨する、請求項1~10のいずれか1項に記載のガラス基板の製造方法。
- 前記ガラス基板が、無アルカリガラスからなるガラス基板である、請求項1~11のいずれか1項に記載のガラス基板の製造方法。
- 前記ガラス基板の厚さが0.1~5mmである、請求項1~12のいずれか1項に記載のガラス基板の製造方法。
