光重合開始剤(C)
を含み、(A)成分若しくは(B)成分は光重合性不飽和二重結合基を有するか、又は感光性アルカリ可溶シリコーン樹脂組成物は、
光重合性不飽和二重結合を有する化合物(D)
をさらに含む。
アルカリ可溶性シリコーン樹脂(A)は、1分子内にカルボキシル基又はジカルボン酸無水物基を有する。アルカリ可溶性シリコーン樹脂(A)は、シリコーン樹脂の構造中にカルボキシル基又はジカルボン酸無水物基を有することにより、シリコーン樹脂のアルカリ溶解性を向上させ、現像後の残渣を抑制し、そして良好なパターン形成性を付与できる。

アルカリ可溶性樹脂(B)は、アルカリ可溶性基を有し、酸価が10~200mgKOH/gであるアルカリ可溶性樹脂である。
(1)重合性不飽和二重結合を有する化合物の反応により得られる反応物を主体に構成されるビニル重合体、
(2)エポキシ基と水酸基との付加反応物を主体に構成されるエポキシ重合体、
(3)フェノールとホルムアルデヒドとの反応物を主体に構成される芳香族メチレン重合体、
(4)ジアルコールとジイソシアネートとの反応物を主体に構成されるウレタン重合体、及び
(5)ジカルボン酸とジエポキシドの反応物を主体に構成されるエステル重合体
から成る群より選ばれる少なくとも1種の重合体であることが好ましい。なお、上記重合体(1)~(5)において、主体とは、その成分を分子内に70モル%以上含有することをいう。
(1)重合性不飽和二重結合の反応物を主体に構成されるビニル重合体
例えば、下記一般式(4)又は下記一般式(6)で表される、カルボキシル基含有ビニル重合体が挙げられる。
で表される1価の有機基、又は水素であり、Rfは、炭素原子数1~20の直鎖状、分岐鎖状又は環状の1価の有機基であり、Rhは、メチル基又は水素であり、mは、1~500から選ばれる整数であり、そしてnは、10~1,000から選ばれる整数である。}
(i)α,β-不飽和カルボン酸の中から選ばれる少なくとも1種の化合物(a)と、アルキル(メタ)アクリレート、ヒドロキシアルキル(メタ)アクリレート、(メタ)アクリルアミドとその窒素上の水素をアルキル基又はアルコキシ基に置換した化合物、スチレン及びスチレン誘導体、(メタ)アクリロニトリル、及び(メタ)アクリル酸グリシジルの中から選ばれる少なくとも1種の化合物(b)をビニル共重合する方法。
(ii)前記化合物(a)と前記化合物(b)をビニル共重合した後、ビニル重合物のカルボキシル基と、1分子中にエポキシ基と(メタ)アクリル基を有する化合物の中から選ばれる少なくとも1種の化合物(c)を付加反応させる方法。
(iii)前記化合物(b)と前記化合物(c)をビニル重合した後、ビニル重合物のエポキシ基と前記化合物(a)とを付加反応させ、さらに生成した水酸基にジカルボン酸無水物(d)を付加反応させる方法。
重合体としては、例えば、下記式(7)で表される、カルボキシル基含有エポキシ重合体が挙げられる。
重合体(3)としては、例えば、一般式(9)で表される、ノボラック型フェノール重合体が挙げられる。
重合体(4)としては、例えば、下記式(10)で表される、カルボキシル基含有ウレタン重合体が挙げられる。
(1)ジアルコール化合物:ビスフェノールA、ビスフェノールF、ビスフェノールS等のビスフェノール類、水添ビスフェノールA、水添ビスフェノールF、水添ビスフェノールS等の水添ビスフェノール類、ビスフェノールA、ビスフェノールF、ビスフェノールS等のビスフェノールの両末端エチレンオキサイド(エチレンオキサイドモル数1~10)付加物、ビスフェノールA、ビスフェノールF、ビスフェノールS等のビスフェノールの両末端プロピレンオキサイド(プロピレンオキサイドモル数1~10)付加物、水添ビスフェノールA、水添ビスフェノールF、水添ビスフェノールS等のビスフェノールの両末端エチレンオキサイド(エチレンオキサイドモル数1~10)付加物、水添ビスフェノールA、水添ビスフェノールF、水添ビスフェノールS等のビスフェノールの両末端プロピレンオキサイド(プロピレンオキサイドモル数1~10)付加物、アルキル(C2~C10)ジアルコール、ポリエチレングリコール(エチレンオキサイドモル数1~10)、ポリプロピレングリコール(プロピレンオキサイドモル数1~10)、水酸基末端液状ポリブタジエン(Poly bd、出光興産社製)、水酸基末端ポリオレフィン系ポリオール(エポール、出光興産社製)、水酸基末端液状ポリブタジエン水添化物(ポリテールH、三菱化学社製)、ポリカーボネートジオール(デュラノールT-5651、旭化成ケミカルズ社製)等;
重合体(5)としては、例えば、下記式(11)で表されるカルボキシル基含有エステル重合体が挙げられる。
光重合開始剤(C)は、感光性パターン形成を付与する目的で、添加されることが重要である。
(1)ベンゾフェノン誘導体:例えば、ベンゾフェノン、o-ベンゾイル安息香酸メチル、4-ベンゾイル-4’-メチルジフェニルケトン、ジベンジルケトン、フルオレノン
光重合性不飽和二重結合を有する化合物(D)は、1分子内に少なくとも1個の光重合性不飽和二重結合基を含む重合性モノマーである。本発明の実施形態では、感光性アルカリ可溶シリコーン樹脂組成物中の(A)成分若しくは(B)成分が、光重合性不飽和二重結合基を有するか、又は感光性アルカリ可溶シリコーン樹脂組成物が(D)光重合性不飽和二重結合を有する化合物をさらに含む。
本発明の実施形態では、感光性アルカリ可溶シリコーン樹脂組成物に(E)溶剤を添加して、その粘度を調整することが好ましい。好適な溶剤としては、例えば、下記(1)~(6)の溶剤などが挙げられる:
(1)脂肪族アルコール:例えば、メタノール、エタノール、n-プロパノール、iso-プロパノール、n-ブタノール、iso-ブタノール、sec-ブタノール、tert-ブタノール、1-ペンタノール、イソアミルアルコール、s-アミルアルコール、t-アミルアルコール、2-メチル-1-ブタノール、1-ヘキサノール、2-エチル-1-ブタノール、4-メチル-2-ペンタノール、イソヘキシルアルコール、メチル-1-ペンタノール、s-ヘキサノール、1-ヘプタノール、イソヘプチルアルコール、2,3-ジメチル-1-ペンタノール、1-オクタノール、2-エチルヘキサノール、イソオクチルアルコール、2-オクタノール、3-オクタノール、1-ノナノール、イソノニルアルコール、3,5,5-トリメチルヘキサノール、1-デカノール、イソデシルアルコール、3,7-ジメチル-1-オクタノール、1-ヘンデカノール、1-ドデカノール、イソドデシルアルコール、アリルアルコール、プロパルギルアルコール、ヘキシノール
ヒンダードアミン系安定剤(F)は、ラジカル捕捉作用を有するアミン系化合物であり、下記一般式で表される基を含む化合物である。
感光性アルカリ可溶シリコーン樹脂組成物は、上記成分(A)~(F)に加えて、その他の添加剤を含むことが好ましい。その他の添加剤としては、例えば、シランカップリング剤(J)、紫外線吸収剤(K)、重合禁止剤、酸化防止剤、界面活性剤、可塑剤などが挙げられる。
感光性アルカリ可溶シリコーン樹脂組成物の露光・現像後の硬化膜と基板との密着性を向上させるために、シランカップリング剤(J)を感光性アルカリ可溶シリコーン樹脂組成物に添加することが好ましい。
感光性アルカリ可溶シリコーン樹脂組成物の耐光性を向上させ、現像時の残渣を低減するために、紫外線吸収剤(K)を感光性アルカリ可溶シリコーン樹脂組成物に含有させてもよい。紫外線吸収剤(K)としては、例えば、ベンゾトリアゾール系化合物、ベンゾフェノン系化合物などを挙げることができる。より詳細には、紫外線吸収剤(K)としては、例えば、2-(2,4-ジヒドロキシフェニル)-4,6-ビス(2,4-ジメチルフェニル)-1,3,5-トリアジンと(2-エチルヘキシル)-グリシド酸エステルの反応生成物(BASF社製 TINUVIN405)、2-(2Hベンゾトリアゾール-2-イル)フェノール、2-(2Hベンゾトリアゾール-2-イル)-4,6-t-ペンチルフェノール、2-(2Hベンゾトリアゾール-2-イル)-4-(1,1,3,3-テトラメチルブチル)フェノール、2-(2Hベンゾトリアゾール-2-イル)-6-ドデシル-4-メチルフェノール、2-(2’-ヒドロキシ-5’-メタクリロキシエチルフェニル)-2H-ベンゾトリアゾール、2-ヒドロキシ―4-メトキシベンゾフェノンなどが挙げられる。
感光性アルカリ可溶シリコーン樹脂組成物の熱安定性及び保存安定性を向上させるために、感光性アルカリ可溶シリコーン樹脂組成物に、ラジカル重合禁止剤を含有させてもよい。このような重合禁止剤としては、例えば、ヒドロキノン、N-ニトロソジフェニルアミン、p-tert-ブチルカテコール、フェノチアジン、N-フェニルナフチルアミン、エチレンジアミン四酢酸、1,2-シクロヘキサンジアミン四酢酸、グリコールエーテルジアミン四酢酸、2,6-ジ-tert-ブチル-p-メチルフェノール、5-ニトロソ-8-ヒドロキシキノリン、1-ニトロソ-2-ナフトール、2-ニトロソ-1-ナフトール、2-ニトロソ-5-(N-エチル-N-スルフォプロピルアミノ)フェノール、N-ニトロソ-N-フェニルヒドロキシアミンアンモニウム塩、N-ニトロソ-N-フェニルヒドロキシルアミンアンモニウム塩、N-ニトロソ-N-(1-ナフチル)ヒドロキシルアミンアンモニウム塩、ビス(4-ヒドロキシ-3,5-ジtert-ブチル)フェニルメタン等を用いることができる。
感光性アルカリ可溶シリコーン樹脂組成物の酸素存在下での熱安定性を向上させるために、酸化防止剤を添加することができる。このような酸化防止剤としては、ヒンダードフェノール系、リン系、ラクトン系、ビタミンE系、イオウ系のもの等が挙げられる。
感光性アルカリ可溶シリコーン樹脂組成物の塗布適性、及び乾燥後の膜平滑性を確保するために、界面活性剤を感光性アルカリ可溶シリコーン樹脂組成物に含有させてもよい。界面活性剤としては、ポリオキシエチレンラウリルエーテル、ポリオキシエチレンステアリルエーテル、ポリオキシエチレンオレイルエーテルなどのポリオキシエチレンアルキルエーテル類、又はポリオキシエチレンオクチルフェニルエーテル、ポリオキシエチレンノニルフェニルエーテルなどのポリオキシエチレンアリールアルキルエーテル類、又はポリオキシエチレンエチレンジラウレート、ポリオキシエチレンジステアレートなどのポリオキシエチレンジアルキルエステル類、メガファックF171,172,173(大日本インキ製)、フロラードFC430,431(住友スリーエム製)、アサヒガードAG710、サーフロンS-382,SC-101,102,103,104,105(旭硝子製)などのフッ素系界面活性剤、DBE-712,DBE821(ダイセル・サイテック社製)などのシリコーン系界面活性剤などを挙げることができる。
さらに、感光性アルカリ可溶シリコーン樹脂組成物には、必要に応じて可塑剤等の添加剤を含有させてもよい。このような添加剤としては、例えばジエチルフタレート等のフタル酸エステル類、o-トルエンスルホン酸アミド、p-トルエンスルホン酸アミド、クエン酸トリブチル、クエン酸トリエチル、アセチルクエン酸トリエチル、アセチルクエン酸トリ-n-プロピル、アセチルクエン酸トリ-n-ブチル、ポリプロピレングリコール、ポリエチレングリコール、ポリエチレングリコールアルキルエーテル、ポリプロピレングリコールアルキルエーテル等が挙げられる。
本発明に用いられる感光性アルカリ可溶シリコーン樹脂組成物の酸価は、現像後の残渣の低減、硬化膜の耐クラック性の観点から、酸価は、0.1mgKOH/g以上が好ましく、より好ましくは1mgKOH/g以上、さらに好ましくは5mgKOH/g以上であり、一方で、パターンの密着性の観点から、酸価は、200mgKOH/g以下が好ましく、より好ましくは170mgKOH/gモル以下、さらに好ましくは150mgKOH/g以下である。

500mlのナス型フラスコ中にシランジオール化合物としてDPD(ジフェニルシランジオール) 0.67モル(144.2g)、アルコキシシラン化合物としてMEMO(3-メタクリロキシプロピルトリメトキシシラン) 0.47モル(116.7g)、ジカルボン酸無水物構造を含むアルコキシシラン化合物として(3-トリメトキシシリルプロピル)無水コハク酸 0.20モル(52.5g)、触媒として水酸化バリウム 0.0015モル(0.28g)を仕込んだ。冷却器をナスフラスコに取り付けた状態で、オイルバスを用いて、室温から100℃まで徐々に昇温し、100℃で発生メタノールによるリフラックスを確認後、1時間同温度でリフラックスを継続させた。その後、冷却器を外してコールドトラップと真空ポンプに接続し、メタノールを徐々に減圧しながら突沸が起こらないように除去した。真空度が1~3torr程度になったら、100℃で攪拌しながら真空引きを10時間継続し、その後徐々に常圧に戻して、透明なアルカリ可溶性シリコーン樹脂(P-1、40℃における粘度は80Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-2の合成)
500mlのナス型フラスコ中にシランジオール化合物としてDPD(ジフェニルシランジオール) 0.67モル(144.2g)、アルコキシシラン化合物としてMEMO(3-メタクリロキシプロピルトリメトキシシラン) 0.54モル(134.1g)、ジカルボン酸無水物構造を含むアルコキシシラン化合物として(3-トリメトキシシリルプロピル)無水コハク酸 0.13モル(34.1g)、触媒として水酸化バリウム 0.0015モル(0.28g)を仕込んだ。冷却器をナスフラスコに取り付けた状態で、オイルバスを用いて、室温から100℃まで徐々に昇温し、100℃で発生メタノールによるリフラックスを確認後、1時間同温度でリフラックスを継続させた。その後、冷却器を外してコールドトラップと真空ポンプに接続し、メタノールを徐々に減圧しながら突沸が起こらないように除去した。真空度が1~3torr程度になったら、100℃で攪拌しながら真空引きを10時間継続し、その後徐々に常圧に戻して、透明なアルカリ可溶性シリコーン樹脂(P-2、40℃における粘度は70Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-3の合成)
合成例1におけるDPDをDCPD(ジシクロペンチルシランジオール)とした以外は合成例1と同様にして、アルカリ可溶性シリコーン樹脂(P-3、40℃における粘度は20Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-4の合成)
合成例1におけるMEMOをフェニルトリメトキシシランとした以外は合成例1と同様にして、アルカリ可溶性シリコーン樹脂(P-4、40℃における粘度は100Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-5の合成)
合成例1におけるMEMOを3-グリシドキシプロピルトリメトキシシランとした以外は合成例1と同様にして、アルカリ可溶性シリコーン樹脂(P-5、40℃における粘度は140Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-6の合成)
500mlのナス型フラスコ中にアルコキシシラン化合物としてフェニルトリメトキシシラン 0.67モル(132.9g)、アルコキシシラン化合物としてMEDMO(3-メタクリロキシプロピルメチルジメトキシシラン) 0.47モル(122.4g)、ジカルボン酸無水物構造を含むアルコキシシラン化合物として(3-トリメトキシシリルプロピル)無水コハク酸 0.20モル(52.5g)、イソプロピルアルコール 70gを添加し、蒸留水 70.0g、36%塩酸 0.1g、イソプロピルアルコール 30gを混合した水溶液を室温で拡販しながら滴下した。その後、冷却器をナスフラスコに取り付けた状態で、70℃で5時間撹拌した。その後、冷却器を外してコールドトラップと真空ポンプに接続し、メタノール及びイソプロピルアルコールを徐々に減圧しながら突沸が起こらないように除去した。真空度が1~3torr程度になったら、100℃で攪拌しながら真空引きを1時間継続し、その後徐々に常圧に戻して、透明なアルカリ可溶性シリコーン樹脂(P-6、40℃における粘度は120Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-7の合成)
合成例1における(3-トリメトキシシリルプロピル)無水コハク酸をフェニルトリメトキシシランとした以外は合成例1と同様にして、シリコーン樹脂(P-7、40℃における粘度は40Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-8の合成)
500mlのナス型フラスコ中に(a)シランジオール化合物としてDPD(ジフェニルシランジオール) 0.10モル(21.5g)、アルコキシシラン化合物としてMEDMO(3-メタクリロキシプロピルメチルジメトキシシラン) 0.10モル(24.8g)、ジカルボン酸無水物構造を含むアルコキシシラン化合物として(3-トリメトキシシリルプロピル)無水コハク酸 1.1モル(288.5g)、イソプロピルアルコール 70gを添加し、蒸留水 70.0g、36%塩酸 0.1g、イソプロピルアルコール 30gを混合した水溶液を室温で拡販しながら滴下した。その後、冷却器をナスフラスコに取り付けた状態で、70℃で5時間撹拌した。その後、冷却器を外してコールドトラップと真空ポンプに接続し、メタノール及びイソプロピルアルコールを徐々に減圧しながら突沸が起こらないように除去した。真空度が1~3torr程度になったら、100℃で攪拌しながら真空引きを1時間継続し、その後徐々に常圧に戻して、透明なアルカリ可溶性シリコーン樹脂(P-8、40℃における粘度は420Poise)を得た。
(アルカリ可溶性シリコーン樹脂P-9の合成)
300mlのナス型フラスコ中に(a)アルコキシシラン化合物としてジメトキシジフェニルシラン 0.214モル(52.33g)、MEMO(3-メタクリロキシプロピルトリメトキシシラン) 0.150モル(37.22g)、ジカルボン酸無水物構造を含むアルコキシシラン化合物として(3-トリメトキシシリルプロピル)無水コハク酸 0.0642モル(18.53g)、プロピレングリコールモノメチルエーテルアセテート(PGMEA) 86gを添加し、蒸留水 7.7g、5mol/L塩酸 1.0gを混合した水溶液を室温で撹拌しながら滴下した。その後、冷却器をナスフラスコに取り付けた状態で、95℃で2時間撹拌した。その後、冷却器を外してコールドトラップと真空ポンプに接続し、メタノール、水及びPGMEAを徐々に減圧しながら突沸が起こらないように除去した。真空度が6hPa程度になったら、攪拌しながら真空引きを2時間継続し、その後徐々に常圧に戻して、透明なアルカリ可溶性シリコーン樹脂(P-9、40℃における粘度は200Poise以上)を得た。
(感光性アルカリ可溶シリコーン樹脂組成物の調製)
表2~4に示すように各種成分を調製、混合した。これを孔径2.5ミクロンのPP製フィルターで加圧ろ過し、液状組成物を得た。

実施例1~25及び比較例1~2で得られたワニス状組成物について、以下の項目について評価し、結果を表5~7に示した。
得られた液状組成物を、あらかじめアルカリ水溶液で洗浄したガラス基板上にスピンコート後、95℃のプリベークにより溶剤を揮発させた。得られた塗膜を有するガラス基板に対し、テストパターン付きレチクルを通して、i線ステッパー露光機(ニコン製 型式名NSR2005i8A)により、露光量400mJ/cm2を露光した。ここで、露光は大気中にて行った。その後、アルカリ現像液(AZエレクトロニックマテリアルズ社製デベロッパー、2.38%水酸化テトラメチルアンモニウム水溶液)を用い、23℃、30秒×2回の条件下で現像し、純水にてリンスを行い、塗膜の未露光部を除去した。なお、塗膜の厚さは、現像後に10μmになるように、スピンコート時の回転数を調整した。得られたパターンを光学顕微鏡で観察し、下記基準で評価した。
A : パターン間に現像残りが確認されない。
B : パターン間に一部現像残りが確認される。
C : パターン館の現像残りが多い。
上記で得られたパターンの断面SEM観察をし、下記基準で評価した。
A : パターンが垂直または順テーパーで形成されている。
B : パターンの一部がゆがみ又は逆テーパーになっている。
C : パターンが、ゆがみ又は逆テーパーで形成されている。
上記のプリベークで得られた塗膜厚みと、上記大気中(酸素存在下)での露光及びアルカリ現像を経て得られたパターンの厚みの比率を残膜率と定義し、以下のように評価した。
残膜率=(アルカリ現像後のパターン厚み/塗工し溶剤除去後の塗膜厚み)×100 (%)
アルカリ現像後に得られた塗膜を大気下及び220℃で30分間ベークし、分光光度計UV-1600PC(島津社製)を用い、リファレンス部に塗膜のないガラス基板を置き、800nm~300nmの光透過率を測定し、400nmの光透過率を確認した。
アルカリ現像後に得られた塗膜を大気下及び220℃で180分間ベークし、目視にて塗膜にクラックが発生していないか確認した。
A : クラックは確認されない。
B : クラックが稀に発生。
C : クラックが発生。
アルカリ現像後に得られた塗膜を大気下及び220℃で180分間ベークし、分光光度計を用い、リファレンス部に塗膜のないガラス基板を置いて、400nmの光透過率を測定した。

実施例26~28、及び比較例1で得られたワニス状組成物について、以下の項目について評価し、結果を表9に示した。また、実施例26~28、及び比較例1の硬化物の固体29Si-NMRスペクトルをそれぞれ図9~12に示し、そして実施例26~28、及び比較例1の硬化物のDMAのTanδ曲線を図13~16に示す。
基板上に製膜されたサンプルを、スパチュラを用いて削り取り、固体29Si-NMRスペクトル測定を行った。測定条件は以下のとおりである。

バイブロンを用いたDMA法によりガラス転移温度を以下の方法により測定した。測定したTanδ曲線の極大ピークをガラス転移温度とした。
(サンプル作成)
AlをスパッタしたSi基板上に、現像後の厚さが10~20umになるように成膜し、得られた硬化物付き基板を220℃30分、空気中でベークした。ベーク後、ダイシングソーにより幅3mmになるようにハーフカットを行い、10%塩酸に24時間浸漬後、蒸留水で3回洗浄し、その後風乾することにより、幅3mmのバイブロン測定用自立膜を作製した。
DMAはRHEOVIBRON(RHEO-1021、DDV-01FP)を用い、あらかじめ測定部を液体窒素で冷却し、-150℃~400℃まで、5℃/分の速度で測定した。測定試料は上記幅3mmの自立膜を長さ3cmにカットして使用した。加振周波数は単一波形110Hz、加振振幅は振幅16μm、プリロード3.0gfとして試験を行った。
得られた硬化物付き基板を冷熱衝撃試験(T/C)機に投入し、クラック、ハガレの有無を確認した。試験条件はエスペック社製TSE-11を用いて、-40℃、15分と+125℃、15分を1サイクルとして、試験を行った。
A:50サイクルでハガレ、クラックなし
B:6~50サイクルでハガレ、クラック発生
C:5サイクル以下でハガレ、クラック発生
下記表10で表されるアルカリ可溶性有機樹脂(O-1~O-15)を調製するか、又は準備した。
下記表11~13に示すように各種成分を調製、混合した。これを孔径2.5ミクロンのポリプロピレン(PP)製フィルターで加圧ろ過し、実施例29~50及び比較例3~5に関する液状組成物を得た。

上記で得られたパターンの断面を走査型電子顕微鏡(SEM)で観察し、下記基準で評価した。
A : パターンを10サンプル作成し、10サンプルのすべてのパターンが垂直または順テーパーで形成されている。
B : パターンを10サンプル作成し、8又は9サンプルはパターンが垂直または順テーパーで形成されているが、1又は2サンプルはパターンのごく一部がゆがみ又は逆テーパーになっている。
C : パターンを10サンプル作成し、1又は2サンプルはパターンが垂直または順テーパーで形成されているが、8又は9サンプルはパターンの一部がゆがみ又は逆テーパーになっている。
D : パターンを10サンプル作成し、10サンプルのすべてのパターンがゆがみ又は逆テーパーになっている。
アルカリ現像後に得られた膜厚10μmの塗膜を大気下及び220℃で30分間ベークし、分光光度計UV-1600PC(島津社製)を用い、リファレンス部に塗膜のないガラス基板を置き、800nm~300nmの光透過率を測定し、400nmの光透過率を確認した。

- 前記アルカリ可溶性シリコーン樹脂(A)の酸価(mgKOH/g)と前記アルカリ可溶性樹脂(B)の酸価(mgKOH/g)の比である酸価(A)/酸価(B)が、0.1以上、5.0以下の範囲にある、請求項1~8のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- 前記アルカリ可溶性シリコーン樹脂(A)及び前記アルカリ可溶性樹脂(B)の双方が、光重合性不飽和二重結合基を有し、且つ前記感光性アルカリ可溶シリコーン樹脂組成物は、前記光重合性不飽和二重結合を有する化合物(D)を含む、請求項1~9のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- 前記感光性アルカリ可溶シリコーン樹脂組成物のFT-IRスペクトルにおいて、1000cm-1~1100cm-1の範囲内に、極大がない場合には最大の強度、1つの極大がある場合には該極大の強度、又は複数の極大がある場合には最大の極大の強度から選択される強度(Ix)と、880cm-1~920cm-1の範囲内に、極大がない場合には最大の強度、1つの極大がある場合には該極大の強度、又は複数の極大がある場合には最大の極大の強度から選択される強度(Iy)との比(Iy/Ix)が、0.01以上0.4以下である、請求項1~10のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- 前記感光性アルカリ可溶シリコーン樹脂組成物は、29Si-NMRスペクトルにおける積分比から下記式(IV):
三次元架橋度(T)=(AT3+AQ3+AQ4*2)/{(AM0+AM1)+(AD0+AD1+AD2)+(AT0+AT1+AT2+AT3)+(AQ0+AQ1+AQ2+AQ3+AQ4)} (式IV)
により算出される三次元架橋度(T)が、0.15以下である、請求項1~11のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。 - 前記感光性アルカリ可溶シリコーン樹脂組成物は、29Si-NMRスペクトルにおける積分比から下記式(V):
三次元架橋度(T’)=(AT3)/(AT0+AT1+AT2+AT3) (式V)
により算出される三次元架橋度(T’)が、0.3以下である、請求項1~11のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。 - 前記感光性アルカリ可溶シリコーン樹脂組成物中の全固形分に対して:
1質量%~98質量%の前記アルカリ可溶性シリコーン樹脂(A);
1質量%~50質量%の前記アルカリ可溶性樹脂(B);及び
0.01質量%~15質量%の前記光重合開始剤(C)
を含む、請求項1~13のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。 - 前記感光性アルカリ可溶シリコーン樹脂組成物中の全固形分に対して:
1質量%~98質量%の前記アルカリ可溶性シリコーン樹脂(A);
1質量%~50質量%の前記アルカリ可溶性樹脂(B);
0.01質量%~15質量%の前記光重合開始剤(C);及び
5質量%~45質量%の前記光重合性不飽和二重結合を有する化合物(D)
を含む、請求項1~14のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。 - 溶剤(E)をさらに含む、請求項1~15のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- ヒンダードアミン系安定剤(F)をさらに含む、請求項1~16のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- 前記ヒンダードアミン系安定剤(F)は、前記感光性アルカリ可溶シリコーン樹脂組成物中の全固形分の質量を基準として、0.001質量%~15質量%含まれる、請求項17に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- 前記感光性アルカリ可溶シリコーン樹脂組成物を硬化させて成る硬化物において、厚み10μmの該硬化物の大気下、220℃、及び3時間ベーク後の条件下での400nmの波長における光の透過率が、70%以上である、請求項1~18のいずれか1項に記載の感光性アルカリ可溶シリコーン樹脂組成物。
- 請求項1~19のいずれか1項に記載の感光性アルカリ可溶シリコーン組成物を硬化して得られる硬化物。
- 請求項1~19のいずれか1項に記載の感光性アルカリ可溶シリコーン組成物を硬化して得られる透明絶縁膜。
- ポリオルガノシロキサン(G)、該ポリオルガノシロキサン(G)以外のアルカリ可溶性樹脂(H)、光重合開始剤(C)を含む樹脂組成物を硬化させて成る硬化物であって、該硬化物の固体29Si-NMRスペクトルにおける積分比から下記式(IV):
三次元架橋度(T)=(AT3+AQ3+AQ4*2)/{(AM0+AM1)+(AD0+AD1+AD2)+(AT0+AT1+AT2+AT3)+(AQ0+AQ1+AQ2+AQ3+AQ4)} (式IV)
により算出される三次元架橋度(T)が、0.2以下である、前記硬化物。 - ポリオルガノシロキサン(G)、該ポリオルガノシロキサン(G)以外のアルカリ可溶性樹脂(H)、光重合開始剤(C)を含む樹脂組成物を硬化させて成る硬化物であって、該硬化物の固体29Si-NMRスペクトルにおける積分比から下記式(V):
三次元架橋度(T’)=(AT3)/(AT0+AT1+AT2+AT3) (式V)
により算出される三次元架橋度(T’)が、0.45以下である、前記硬化物。 - 前記ポリオルガノシロキサン(G)は、カルボン酸基又はカルボン酸無水物基を有するシラン化合物を縮合させて成る、請求項22又は23に記載の硬化物。
- 前記ポリオルガノシロキサン(G)は、ケイ素(Si)原子のうち酸素(O)原子と結合している数が二つである成分、及び/又はSi原子のうちO原子と結合している数が三つである成分を含む、請求項22~24のいずれか1項に記載の硬化物。
- 前記樹脂組成物は、ヒンダードアミン系安定剤(F)、光架橋性モノマー(I)、シランカップリング剤(J)及び紫外線吸収剤(K)から成る群から選択される少なくとも1つをさらに含む、請求項22~25のいずれか1項に記載の硬化物。
- 動的粘弾性測定(DMA)によって算出される前記硬化物のガラス転移温度(Tg)が、80℃以上である、請求項22~26のいずれか1項に記載の硬化物。
- 前記硬化物は、10μmの厚みを有し、そして前記硬化物の大気下、220℃、及び3時間ベーク後の条件下での400nmの波長における光の透過率が、70%以上である、請求項22~27のいずれか1項に記載の硬化物。
