被覆した基板 1の表面に直接 Mn含有銅合金膜を形成し、その後、形成された Mn含 有銅合金膜を熱処理すると、前記 Mn含有銅合金膜 7に含まれる Mnが基板の SiO
2 などの絶縁膜と反応して Mnと Siの複合酸化物含有層 6を生成し、前記 Mnと Siの複 合酸化物含有層 6が拡散防止膜として作用することから、高価な Ta金属膜の形成を 省略することができるとともに、前記 Mn含有銅合金膜 7はシード膜として使用できる ことが分かり、これら Mn含有銅合金膜および Mnと Siの複合酸化物含有層の研究が 盛んに行われている (非特許文献 1、 2参照)。

発明の開示
発明が解決しょうとする課題
[0004] しかし、前記 Mn: 0. 6〜30質量%を含有し、残部が Cuおよび不純物からなる成分 組成の Mn含有銅合金ターゲットを用いてスパッタリングすることにより Mn含有銅合 金ターゲット薄膜を成形しょうとすると、スパッタリングに際してパーティクルの発生が 多 、と 、う欠点があり、そのために歩留が低下しコスト上昇の原因となる。
課題を解決するための手段
[0005] そこで、本発明者等は、スパッタリングに際してパーティクルの発生が少ない Mn含 有銅合金ターゲットを得るべく研究を行った。その結果、
(ィ) Mn: 0. 6〜30質量%を含有し、残部が Cuおよび不純物力 なる成分組成の M n含有銅合金ターゲットを用いてスパッタリングすることにより Mn含有銅合金膜を形 成する際に、前記 Mn含有銅合金ターゲットに含まれる不純物の量が少ないほどパ 一ティクルの発生を少なく抑えることができ、その不純物として含まれる金属系不純 物を合計で 40ppm以下となるように極めて少なくし、さらに酸素を lOppm以下、窒素 を 5ppm以下、水素を 5ppm以下、炭素を lOppm以下に少なくすると、スパッタリング に際して発生するパーティクルの数が激減する、
(口)さらに、 Mn含有銅合金ターゲットが結晶粒度:30 m以下の再結晶等軸組織 であるとパーティクルの発生を一層抑制することができる、 t 、う研究結果が得られた のである。
[0006] この発明は、上記の研究結果に基づいてなされたものであって、
(1) Μη: 0. 6〜30質量%を含み、残部が Cuおよび不純物からなる組成を有し、前 記不純物は、金属系不純物が合計で 40ppm以下であり、かつ酸素が lOppm以下、 窒素が 5ppm以下、水素が 5ppm以下、炭素が lOppm以下に規制された銅合金か らなるパーティクル発生の少ない Mn含有銅合金スパッタリングターゲット、
(2)前記 Mn含有銅合金スパッタリングターゲットは、結晶粒度: 30 μ m以下の再結 晶等軸組織を有する前記(1)記載のパーティクル発生の少な ヽ Mn含有銅合金スパ ッタリングターゲット、に特徴を有するものである。
[0007] この発明の Mn含有銅合金スパッタリングターゲットを製造するには、純度: 99. 99 99%以上の高純度電解銅に純度: 99. 9%以上の高純度電解 Mnを添加して、不活
性ガス雰囲気中の高純度グラフアイトモールド内にて高周波溶解することにより Mn 含有銅合金インゴットを作製し、このインゴットを熱間加工終了温度が 450。C以上とな るように熱間加工して熱間加工材を作製し、さらに必要に応じてこの熱間加工材を水 冷したのちその表面を厚さ: 0. 2mm以上に渡って除去し、ついて冷間加工と焼鈍を 繰り返し行い、最後に焼鈍することにより得ることができる。
[0008] 次に、この発明の Mn含有銅合金スパッタリングターゲットにおける成分組成の限定 理由を説明する。
(a) Mn
Mn成分は Mn含有銅合金スパッタリングターゲットの結晶粒を微細化し、さらに結晶 粒の成長を抑える効果があり、さらに形成された Mn含有銅合金膜と基板の境界部 分に拡散防止膜として作用する Mnと Siの複合酸化物含有層を形成する作用がある 力 その含有量が 0. 6質量%未満含んでも所望の効果が得られず、一方、 30質量 %を越えて含有すると、ターゲットの熱伝導率が低下してスパッタリング中にターゲッ トの温度が上昇すると共に、得られた Mn含有銅合金膜の抵抗を増加させるので半 導体デバイスの配線として使用するには好ましくない。したがって、この発明の Mn含 有銅合金スパッタリングターゲットに含まれる Mnは 0. 6〜30質量%—層好ましくは 1 . 0〜20質量%に定めた。
[0009] (b)不純物
Mn含有銅合金ターゲットを用 、てスパッタリングする際に発生するパーティクルの数 は、 Mn含有銅合金ターゲットに含まれる不純物の含有量を減らすほどパーティクル の発生を抑えることができ、 Fe, Ni, Cr, Si, Pb、 Co, Mg, Znなどの金属系不純物 が合計で 40ppmを越え、さらに酸素、窒素、水素、炭素などの非金属系不純物が酸 素: lOppm越え、窒素: 5ppm越え、水素: 5ppm越え、炭素: lOppm越えるようにな るとパーティクルの発生数が急激に増加する。したがって、この発明の Mn含有銅合 金スパッタリングターゲットに含まれる不純物を金属系不純物が合計で 40ppm以下 であり、かつ酸素が lOppm以下、窒素が 5ppm以下、水素が 5ppm以下、炭素が 10 ppm以下に定めた。
発明の効果
[0010] この発明の Mn含有銅合金スパッタリングターゲットを用いて作製した Mn含有銅合 金膜は、 Ta金属膜に代る拡散防止層とシード膜を同時に形成することができるので 、高価な Ta金属膜の形成を省略できることからコストを下げることができ、さらにスパッ タリング時に発生するパーティクルの発生を少なく抑えることができるので半導体デ バイスなどの製造コストを下げることができるという優れた効果を奏するものである。 図面の簡単な説明

発明を実施するための最良の態様
[0013] つぎに、この発明の Mn含有銅合金スパッタリングターゲットを実施例により具体的 に説明する。
純度: 99. 9999質量%以上の高純度電解銅を用意し、さらに純度: 99. 9質量% 以上の電解マンガンを用意し、この高純度電解銅および異なる量の電解マンガンを Arガス雰囲気中の高純度グラフアイトモールド内にて高周波溶解し、溶解中に不純 物含有量をガス吹き込みまたは微量元素添カ卩により調整し、このようにして得られた 溶湯をカーボン铸型に铸造し、得られたインゴットを最終温度力 50°C以上になるよ うに熱間鍛造し、熱間鍛造終了後水冷し、その後、熱間鍛造材の表面全体にわたつ て厚さ: 1. 5mm面削した。
その後、必要に応じて面削した熱間鍛造材を冷間圧延したのち焼鈍し、この冷間 圧延と焼鈍を繰り返したのち最終的に再結晶焼鈍し、得られた焼鈍材の表面をさら に旋盤カ卩ェして外径: 300mm X厚さ: 5 mmの寸法を有し、表 1に示される成分組成 を有する本発明ターゲット 1〜8および比較ターゲット 1〜6を作製した。
さらに、市販の電解銅を用意し、この市販の電解銅に先に用意した電解マンガンを Arガス雰囲気中の高純度グラフアイトモールド内にて高周波溶解し、得られた溶湯を カーボン铸型に铸造してインゴットを作製し、得られたインゴットを最終温度が 450°C 以上になるように熱間鍛造し、熱間鍛造終了後水冷し、その後、熱間鍛造材の表面 全体にわたって厚さ: 1. 5mmの深さに研削した。
その後、表面研削した熱間鍛造材を冷間圧延したのち焼鈍し、この冷間圧延と焼 鈍を繰り返したのち最終的に歪取り焼鈍し、得られた歪取り焼鈍材の表面をさらに旋 盤加工して外径: 300mm X厚さ: 5 mmの寸法を有し、表 1に示される成分組成を有 する従来ターゲットを作製した。これら本発明ターゲット 1〜8、比較ターゲット 1〜6お よび従来ターゲットを切断し、切断面における平均結晶粒径を測定し、その結果を表 1に示した。
[0014] さらに、純アルミニウム製バッキングプレートを用意し、この純アルミニウム製バッキン グプレートに前記本発明ターゲット 1〜8、比較ターゲット 1〜6および従来ターゲット を重ね合わせ、温度: 500°Cで HIPを施すことにより本発明ターゲット 1〜8、比較タ 一ゲット 1〜6および従来ターゲットを純アルミニウム製バッキングプレートに接合して バッキングプレート付きターゲットを作製した。
[0015] 本発明ターゲット 1〜8、比較ターゲット 1〜6および従来ターゲットを純アルミニウム 製バッキングプレートに HIP接合して得られたバッキングプレート付きターゲットを用 い、
電源:交流方式、
電力: 4KW、
雰囲気ガス組成: Ar、
スパッタガス圧: lPa、
ターゲットと基体との距離: 80 mm、
スパッタ時間: 5分、
の高出力条件で SiOなどの絶縁膜を被覆した基板の上に薄膜を形成した。この時

発生したパーティクルの数をパーティクルカウンタ一により測定し、その結果を表 1に 示した。

*印は、 この発明の範囲から外れている値を示す。
表 1に示される結果から、本発明ターゲット 1〜8は、金属系不純物が 40ppm以下 であり、かつ酸素が lOppm以下、窒素が 5ppm以下、水素が 5ppm以下、炭素が 10 ppm以下に規定することにより不純物の多い従来ターゲットと比べてパーティクルの 発生が少ないことが分かる。しかし、比較例 1はターゲットの純度が高いためにターゲ ットの平均結晶粒径が大きくなり過ぎてパーティクル発生が多くなり、一方、比較ター ゲット 2〜6は不純物が多くなりすぎてパーティクル発生が多くなることがわかる。
Claims
[1] Mn: 0. 6〜30質量%を含み、残部が Cuおよび不純物からなる組成を有し、前記不 純物は、金属系不純物が 40ppm以下であり、かつ酸素が lOppm以下、窒素が 5pp m以下、水素が 5ppm以下、炭素が lOppm以下に規制された銅合金からなることを 特徴とするパーティクル発生の少ない Mn含有銅合金スパッタリングターゲット。
[2] 前記 Mn含有銅合金スパッタリングターゲットは、結晶粒度: 30 μ m以下の再結晶等 軸組織を有することを特徴とする請求項 1記載のパーティクル発生の少ない Mn含有 銅合金スパッタリングターゲット。
