本発明は半導体結晶成長方法に係わり、 より詳し く は M0VPE (有機金属気相ェビタキシャル成長) 法による混晶成長方法 に関する。 背景技術
従来、 M0VPE 法の V族原料としては、 AsH3 , PH3 、 ト リ メ チルア ンチモ ン (TMSb) が利用されてきた。 例えば、 In0.77 Ga0.23As0. siPo. 9 を成長する場合の条件は下記の如く であ る。

M0CVD 法において M族原料の分解は安定しているので、 得 られる成長結晶のガスの流れに沿う組成の分布は小さ く、 す なわち組成は均一である。 これに対し、 V族原料は原料ガス
の間で分解速度が非常に異なるため、 ガスの流れに沿って基 板の上流から下流に向かって V族元素間で大きな組成の分布 が生じていた。 例えば、 上記の In。.77Ga 0* 23 ASo. 5lP 0. 49 の 成長では、 ホ トルミネ ッセンス (PL) 波長 1. 2 卿の組成であ るが、 ガスの流れの方向の上流から下流まで 25mmの距離で P L波長が約 20nmも変化するほどの組成の分布 (不均一さ) が生じている。
この現象は特に長波長帯用レーザの材料として用いられて いる InGaAsP 結晶において実用上大きな問題となりつつある。 そこで、 本発明は V族元素の組成分布をより均一にする方法 を提供することを目的とするものである。 発明の開示
本発明は、 上記目的を達成するために、 有機金属気相ェビ タキシャル成長法で As と Pを含む IV— V族化合物半導体を 結晶成長する際に、 As 原料として H2AsCnH2n+ 1 (式中、 N = 1 , 2又は 3 ) を用い、 P原料として H2PC4H9 を用いるこ とを特徴とする半導体結晶成長方法を提供する。 同様に、 As 原料としてアルシン (AsH3) 、 P原料として H2PC4H9 を 用いて、 減圧雰囲気下で有機金属気相ヱ ピタキシャル成長を 行う ことを特徴とする半導体結晶成長方法を提供する。
H2AsCMH2n+ I (式中、 N = 1 , 2又は 3 ) 及び AsH3は、 H2PC4H9 と分解速度が近似しているので、 ガスの流れに沿つ て As と Pの間で組成に大きな分布が生じることがない。 特 に本発明におけるガスの減圧雰囲気下での成長時には、 成長
膜質の面内均一性が非常に高い。 しかも、 H2PC4H9 は従来の P原料である PH3 と比べて、 取扱上安全である。
本発明で使用する化合物半導体は V族元素として As と P を舍む限り、 他の元素及びその組成は特に限定されないが、 InP 基板又は GaAs基板上、 特に InP 基板上に InGaAsP を成長 する場合に有効である。 これは、 長波長帯用レーザの材料と して、 特に InP 基板上に格子整合する InxGai-xAst— yPy ( y = ( -0.22+ 0. 4 x ) / ( 0.2 -0.02 x ) 〕 が利用され、 本 発明によれば、 この様な混晶を均一な組成分布で成長するこ とができるからである。 InP 基板では (100)面、 GaAs基板で は (111)面が好ましく用いられる。
BI族原料ガスも特に限定されず、 慣用の原料ガスが用いら れるが、 例えば I n 原料は ト リ メ チルイ ンジゥムゃ ト リ ェチ ルイ ンジウム、 Ga 原料は ト リ ェチルガリ ウムや ト レメ チル ガリ ウムなどが用いられる。
原料ガスの流量は、 ガスの種類、 成長温度等にもよるが、 一般的に逑ベれば、 例えば、 P と As を PZAs (モル比) で成長する場合、 As 原料ガス(H2AsCnH2n + 1 又は AsH3) と P原料ガス (H2PC4H9)との流量比は log(P ZAs)c = 0.6564 log(P /As)r - 0.7631 〔式中、 ( Pノ As)c は結晶の Pノ Ast匕、 ( P /As)r は原料の Pノ Astじである〕 と し、 また H 族原料ガスと V族原料ガスとの流量比は、 例えば I n と Ga の場合、 log( I n / Ga) c =0.9107 log ( 1 n / Ga)r + 0.0261 〔式中、 ( I n / Ga) c は結晶の I n /GaW:、 ( I n / Ga)r は原料の I n ノ Gattlを表わす〕 とする。
—般に、 キャ リ アガスとして水素、 窒素、 ヘリ ゥムなどを 用いる。 キャリアガスが少ないと、 原料ガスの流れが均一に なりにく く、 またキャ リ アガスが多すぎると基板が冷却され、 原料ガスの分解速度が低下する。 こう して、 キャ リ アガスと 原料ガスとのガスの好ましい総流量は 1〜10リ ッ トルノ分、 より好ましく は 6 リ ッ トル程度である。
H2AsCpH2n+ 1 (式中、 Ν = 1 , 2又は 3 ) と H2PC4H, を原 料ガスとする限り、 成長温度も限定的ではないが、 一般的に は 500 〜 650て、 より好ましく は 570 〜 620ての範囲がよい。 圧力は常圧または減圧下で行うが、 As 原料として AsH3、 P原料として H2PC4H9 を用いる場合は、 減圧下、 特に 0. 1気 圧程度の滅圧下で成長する。
成長時には、 基板を面転させると膜厚の均一化と共に、 組 成分布の均一化の点でも好ましい。 また、 基板に対するガス の吹き出し口を単一口ではなく、 基板の直径に沿って並べた 複数の吹き出し口とすることによって、 さらに膜厚の均一化 と組成分布の均一化を図ることができる。
本発明によれば、 As , Pを舍む混晶半導体の V族組成を 基板面内で均一にすることができ、 半導体装置の歩留りの向 上に寄与するところが大きい。 図画の簡単な説明
第 1図は MOVED 法により成長した InGaAsP の P L波長の分 布を示すグラフである。

第 4〜 6図は実施例の MOVED 法により成長した InGaAsP の P L波長の分布を示すダラフである。
第 7図は半導体レーザの模式断面図である。 発明を実施するための最良の態様
上記の如く、 本発明は従来技術の問題点を解決するための 手段として、 分解速度の近い原料を組み合わせて用いるもの である。
InGaAsP の流れの方向の組成分布 (不均一さ) は As と P の組成がほぼ等しく なる付近で最大となる。 InP と格子整合 する InGaAsP では P L波長 1.2卿付近の結晶がそれに相当す る。 InP と格子整合する PL波長 1. 2卿付近の InGaAsP の成長 を 3つの原料の組合せで行い、 P L波長の分布は V族組成の 分布を反映したものとなる。
最初に実験を行った組合せは AsH3 + PH3 , AsH3 + tBPH2 , tBAsH2 + tBPH2 の 3種類である。 実験の結果、 ガスの上流部 と下流部の P L波長差と原料の分解速度の差に相関があるこ とが明らかになった。 PH3 , AsH3 , tBPHz , tBAsH2の分解速 度を、 加熱領域を通過する一定の時間で 50%分解する温度と して下記に示す。

分解速度の差が大きな AsH3 + PH3 (240 て) の組合せでは
P L波長の変化量は一 17nmと大きいのに比べて、 分解速度の 差が小さい残りの二つの組合せ AsH3十 tBPH2(— 100 'Ο, tBAsHz 十 tBPH2 (十 100 て) では P L波長差は— 7 nm及び + 6 nmと小 さいことが見られる。
半導体レーザの設計精度を考慮した半導体結晶の品質 (歩 留り) からは、 できるだけ P L波長差が小さいことが好まし い。 上記の場合、 (As 原料の分解速度) > ( P原料の分解 速度) であるところの AsH3 + PH3 及び tBAsH2 + tBPH2 では中 心から周辺へ向けて P組成が増加して P L波長が短波長側に ずれるのに対して、 ( As 原料の分解速度) ぐ ( P原料の分 解速度) であるところの AsH3 + tBPHz の組合せでは逆である。 このことから P L波長の面内分布をさらに向上させるには、
P原料として tBPH2 を用い、 As 原料として分解速度が AsH3 と tBAsH 2の中間にある原料を用いればよいと考えられる。
H2AsCnH2n + 1 で表される As 原料は nが大きいほど分解速度 が速い。 AsH3と tBAsH2は、 上記式においてそれぞれ n = 0及 び n = 4の場合に相当するので、 n = 1 , 2又は 3の原料が 上記目的に適う。 こう して、 本発明によれば、 AsH3又は H2As C„H2n+ 1 (n = 1 , 2又は 3 ) と、 tBPH2 との組合せが採用さ れる。 AsH3と tBPH2 との組合せは、 組成の均一性の点でも、 またガスの取扱性の点でも特に優れており、 好ましい。
しかしながら、 AsH3と tBPH2 を原料ガスとして用い、 常圧 で成長しょう とすると、 InGaAsP の場合、 気相中で I n 原料 と V族原料とが反応してボリマーを形成し、 InGaAsP の良好 なェビタキシャル成長が得られない。 また、 常圧ではガスの 流れを制御しにく く、 実用的でない、 膜厚が均一化しないと いう欠点がある。 ところが、 減圧下で AsH3と tBPH2 を使用す ると、 InGaAsP でも、 上記の様な欠点がなく、 実用的で、 か つ前記の如く、 組成の分布が抑制されたヱビタキシャル成長 が可能になる。
H2AsC„H2n+i の n = 2 に相当する EtAsH2 (ェチルアルシン) と tBPH2 との組合せで、 P L波長 1. 2 mの
I Π 0. 77Uao. 23 AS 0. 5 1 P 0♦ 4 9 結晶を成長した例について、 より 詳細に説明する。
第 2図に成長装置を示す。 反応管 10中の基板 11に対して上 方のガス導入口 13から原料ガスを流す。 各原料ガスとキヤ リ ァガスはタンク 14〜: 18から流量を調節して混合され、 反応管
10へ送られる。 第 3図に、 反応管 10中のサセブタ 2S上の基板 11にガスを導入する様子を示すが、 ガス導入口 20〜23は基板 11の直径方向に一列に並べられて複数個で構成されている。 原料ガス 19は混合後、 フローメ 一タ 24及び二一 ドルバルブ 25 を介して流量を調節してから各ガス導入口 20〜23へ送られる。 また、 基板 11は回転することができるようになつている。
I n と G a の原料としては ト リ メ チルイ ンジウム (TMI) と ト リ ヱチルガリ ウム(TEG) を用いた。 基板には InP (100)基板 を用い、 昇温時の基板の保護は tBPHz を 50ccノ min の流量で 流すことにより行った。 キャ リ アガスには水素を用い、 総量 で 6. 5 1 /min となるように流量を調節した。 成長圧力は
0. 1気圧、 成長温度は 600'C、 基板の面転速度は 60rpm とし た。 原料の正味の流量は次の通りであった。
TMI 0.3877 cc/min
TEG 0.1127 cc/rain
EtAsHz 1.980 cc/min
tBPH2 38.021 cc/min
この条件で 3 μ mZhrの成長速度であつた。
こ う して、 InP 基板上に成長した In 77Ga0.23As0. siPo.49 ( P L波長 1· 2 / m ) の P L波長差 (距離 25mm) は、 第 4図 に示す如くであり、 一 3 nmであった。
次に、 As 原料として AsH3を用いた場合について説明する。 この場合も、 InP 基板に格子整合した P L波長 1. 2 mの Ino. ?7Ga0. zsAso.5 iPo.49 結晶を成長した。
I n と G a の原料としては ト リ メ チルイ ンジウム(TMI) と
ト リ ェチルガリ ウム(TEG) を用いた。 基板には InP(lOO)基板 を用い、 舁温時の基板の保護は PH3(20%) を 50cc/min の流 量で流すことにより行った。 キヤ リ ァガスには水素を用い、 総量で 6. 5 1 /min となるように流量を調節した。 成長圧力 は 0. 1気圧、 成長温度は 600て、 基板の面転速度は 60rpm と した。 原料の正味の流量は次の通りであった。
TMI 0.3877 cc/min
TEG 0.1127 cc/min
AsH3 1.980 cc/min
tBPH2 38.021 cc/min
この条件で 3 ^ mZhrの成長速度であった。
この例によれば、 第 5図に示す通り、 成長ガスの上流部と 下流部との P L波長差は 6 ηιηである。
次に、 原料ガスとして AsH3と tBPH2 の組合せを用い、 上記 と同様の条件で、 但し成長中に基板の回転を停止して、 実験 を行った。 結果を第 6図に示す。 比較のために、 原料ガスと して AsH3と PH3 を用い、 やはり回転を停止して成長した場合 の結果を第 6図に併せて示す。 AsH3と tBPH2 の組合せの場合 の P L波長差は 8 nmであるのに対して、 AsH3と PH3 の組合せ の場合の P L波長差は 66nmもある。 第 1図に示した様に AsH3 と PH3 の組合せの場合、 基板を回転すると、 P L波長差は 17 nmであるから、 基板の画転による組成均一化の効果が大きい のに対して、 第 5図に示した様に AsH3と tBPH2 の組合せの場 合、 基板を回転しても P L波長差は 6 nmにすぎない。 すなわ ち、 本発明による原料ガスの選択による組成均一化の効果は
本質的なものであるために、 基板を画転しても、 さらに組成 均一化する効果があまり得られないことが判る。
次に、 本発明により InP 基板上に成長した InGaAsP を用い た半導体レーザ(FBH— DFB レーザ) の製造例を第 7図を参照 して説明する。 第 7図中、 30は n- InP 基板、 31は p-InP 層、 32は n- InP 層、 33は p- InP 層、 34は波 (コラゲーシヨ ン) 、 35は n- GalnAsP 層、 36は GalnAsp 層、 37は p-GalnAsP 層、 38 は SiOs;層、 39は A 1203 コーティ ング、 40 , 41は電極である。 このようなレーザを InP ゥエーハを用いて作製したが、 す期 特性を満足するレーザが非常に高い歩留りで得られ、 本発明 の効果が確認された。
Claims
1. As と Pを舍む化合物半導体を結晶成長する方法であ つて、
成長室内に基板を載置し、
該成長室内に As 原料となる H2AsCnH2n+ 1 (式中、 Ν = 1 , 2又は 3 ) と、 P原料となる H2PC4H9 と、 ΠΙ族元素原料を舍 む原料ガスを送り、 基板を加熱して、 気相ェビタキシャル法 にて基板上に As と Pを含む] E— V族化合物半導体を成長す る工程からなる方法。
2. 前記基板が InP 及び GaAsからなる群から選ばれた 1種 である請求の範囲第 1項記載の方法。
3. 前記化合物半導体が InGaAsP である請求の範囲第 1項 記載の方法。
4. 前記原料ガス混合物が As 原料として H2AsCnH2n + 1 (式 中、 Ν = 1 , 2又は 3 ) 、 P原料として IbPC^H, 、 I n 原料 として ト リ メ チルイ ンジゥム及び ト リ ェチルイ ンジゥムから 成る群から選ばれた少なく とも 1種、 G a 原料として ト リ ヱ チルガリ ゥム及び ト リ メ チルガリ ゥムから成る群から選ばれ た少なく とも 1種からなる請求の範囲第 3項記載の方法。
5. 基板温度が 500〜650 ての範囲内である請求の範囲第 1項記載の方法。
6. As と Pを舍む化合物半導体を結晶成長する方法であ つて、
成長室内に基板を載置し、
該成長室内に、 As原料となる AsH3と、 P原料となる H2PC4H9 と、 IB族元素原料を含む原料ガスを送り、 基板を加熱して、 滅圧下で、 気相ェビタキシャル法にて基板上に As と Pを舍 む Π [— V族化合物半 II体を成長する工程からなる方法。
7. 前記基板が ΙηΡ 及び GaAsからなる群から選ばれた 1種 である請求の範囲第 6項記載の方法。
8. 前記化合物半導体が InGaAsP である請求の範囲第 6項 記載の方法。
9. 前記原料ガス混合物が As 原料として AsH3、 P原料と して HZPC4H9 、 In原料として ト リ メ チルイ ンジゥム及び ト リ ェチルイ ンジゥムから成る群から選ばれた少なく とも 1種、 G a 原料として ト リ ェチルガリ ウム及び ト リ メ チルガリ ウム から成る群から選ばれた少なく とも 1種からなる請求の範囲 第 8項記載の方法。
10. 基板温度が 500〜650 ての範囲内である請求の範囲第 6項記載の方法。
