Abstract

본 발명은 포토레지스트용의 반사 방지성 코팅 조성물, 및 굴절 지수가 약 1.20 내지 약 1.40 이상이고, 1/4파장 두께로 도포될 수 있으며, 하부에 위치하는 포토레지스트용 현상제에 의해 제거될 수 있는 상기 코팅물의 제조 방법에 관한 것으로서, 상기 코팅 조성물은 하기의 단위체를 함유하는 공중합체를 포함한다;
상기 식중에서, X는 CO2L, SO3L, OH, CO(OC2H4)XOH, CONHC(CH3)2CH2SO3L, PO3L2또는, CONH2(이들 식 중, L은 H, 제 Ⅰ족 또는 제 Ⅱ족 금속의 양이온, 또는 NH4+이며, x는 0 내지 10임)이고; Y는 바람직하게는 COO(CH2)X(CF2)NCF3, SO2O(HC2)X(CF2)NCF3, SO2(OC2H4)XO(CH2)X(CF2)NCF3, CO(OC2H4)XO(CH2)X(CF2)NCF3또는 CO(OCH-CH2)XO(CH2)X(CF2)NCF3(식중, 상기 지방족쇄는 측쇄 또는 분지형일 수 있고, n은 0 내지 14이며,x는 0 내지 10임)에서 선택되는 불소-함유 지방족유기 치환체, 또는 불소이며; R은 H, 할로겐, CF3, C1-8알킬 또는 CN이다.

Claims (10)

  1. 포토레지스트용의 반사 방지성 코팅 조성물로서, 상기 코팅은 굴절 지수가 약 1.20 내지 약 1.40이상이고, 1/4파장 두께로 도포될 수 있으며, 하부에 위치하는 포토레지스트용 현상제에 의해 제거될 수 있고, 상기 코팅 조성물은 하기의 단위체를 함유하는 공중합체를 포함하는 것을 특징으로 하는 반사 방지성 코팅 조성물 :
    상기 식중에서, X는 CO2L, SO3L, OH,CO(OC2H4)XOH, CONHC(CH3)2CH2SO3L, PO3L2또는 CONH|2(이들 식중, L은 H, 제 Ⅰ족 또는 제 Ⅱ족 금속의 양이온, 또는 NH4+이며, x는 0 내지 10임)이고; Y는 불소 또는 불소-함유 지방족 유기 치환체이며; R은 H, 할로겐, CF3, C1-8알킬 또는 CN이다.
  2. 제1항에 있어서, CH2=CH-CO-O-(CH2)2(CF2)X-CF3(식중, x는 7 내지 11임)과 아크릴산의 공중합체를 포함하는 방지성 코팅 조성물.
  3. 제1항에 있어서, Y가 COO(CH2)X(CF2)NCF3, SO2O(CH2)X(CF2)NCF3, SO2(OC2H4)XO(CH2)X(CF2)|NCF3, CO(OC2H4)XO(CH2)X(CF|2)NCF3또는 CO(OCH-CH2)XO(CH2)X(CF2)NCF3(이들 식중, 지방족쇄는 축쇄 또는 분지형일 수 있고, n은 0 내지 14이며, x는 0 내지 10임)인 반사 방지성 코팅 조성물.
  4. 제1항에 있어서, 계면활성제를 추가로 포함하는 반사 방지성 코팅 조성물.
  5. 제4항에 있어서, 상기 계면활성제가 암모늄 퍼플루오르옥타노에이트, 퍼플루오르옥탄산의 아민염, 피플루오르옥탄산의 테트라메틸암모늄염, 암모늄 퍼플루오르옥타노설포네이트, 암모늄 하이드록사이드/테트라메틸암모늄 하이드록사이드 또는 암모늄 라우릴 설페이트를 포함하는 반사 방지성 코팅 조성물.
  6. 포토레지스트용의 반사 방지성 코팅 조성물의 제조 방법으로서, 상기 코팅은 굴절 지수가 약 1.20 내지 약 1.40 이상이고, 1/4 파장 두께로 도포될 수 있으며, 하부에 위치하는 포토레지스트용 현상제에 의해 제거될 수있고, 상기 방법에 의한 조성물은 하기 단위체를 함유하는 공중합체를 제공하는 것을 특징으로 하는 반사 방지성 코팅 조성물의 제조 방법:
    상기 식중에서, X는, CH2L, SO3L, OH, CO(OC2H4)XOH, CONHC(CH3)2CH2SO3L, PO3L2또는 CONH|2(이들 식중, L은 H, 제Ⅰ족 또는 제Ⅱ족 금속의 양이온, 또는 NH4 +이며, x는 0 내지 10임)이고; Y는 불소 또는 불소-함유 지방족 유기 치환체이며; R은 H, 할로겐, CF3, C1-8알킬 또는 CN이다.
  7. 제6항에 있어서, 상기 제공되는 공중합체가 CH2=CH-CO-O-(CH2)2(CF2)X-CF3(식중, x는 7 내지 11임)과 아크릴산의 공중합체인 방법.
  8. 제6항에 있어서, Y가 COO(CH2)X(CF2)NCF3, SO2O(CH2)X(CF2)NCF3, SO2(OC2H4)XO(CH2)X(CF2)|NCF3, CO(OC2H4)XO(CH2)X(CF|2)NCF3또는 CO(OCH-CH2)XO(CH2)X(CF2)NCF3(이들 식중, 지방족쇄는 측쇄 또는 분지형일 수있고, n은 0 내지 14이며, x는 0 내지 10임)인 방법.
  9. 제6항에 있어서, 계면활성제를 첨가하는 것을 추가로 포함하는 방법.
  10. 제9항에 있어서, 상기 계면활성제가 암모늄 퍼플루오르옥타노에이트, 퍼플룽르옥탄산의 아민염, 퍼플루오르옥탄산의 테트라메틸암모늄염, 암모늄 퍼플루오르옥타노설포네이트 또는 암모늄 라우릴 설페이트를 포함하는 방법.
