Description

소오스 라인 선택 트랜지스터를 구비한 플로팅게이트 EERROM 메모리
본 내용은 요부공개 건이므로 전문내용을 수록하지 않았음
제 6 도는 본 발명의 구체적 실시에로서 제 7 도의 B-B선을 따른 구조의 수직 단면도이며,
제 7 도는 본 발명에 따른 메모리면의 가능한 구성을 보여주는, 상면도이다.

Claims (4)

  1. 소오스, 드레인, 플로팅게이트 및 제어게이트를 갖는 플로팅게이트 트랜지스터로 이루어지며, 동일 칼럼의 트랜지스터들의 드레인들을 동일 비트라인에 연결되고 동일 로우의 트랜지스터들의 제어게이트들은 동일 워드라인에 연결되는 메모리 셀들로 된 로우 및 칼럼들의 네트워크로 구성된 소거가능하며, 전기적으로 재 프로그래밍 가능한 비휘발성 메모리에 있어서, 동일 로우에 있는 트랜지스터들의 소오스들은 전체 로우에 공통인 선택 트랜지스터의 드레인에 연결되고, 트랜지스터의 소오스는 모든 로우들에 공통인 컨덕터에 연결되고, 트랜지스터의 게이트는 해당 로우의 트랜지스터들의 워드라인에 연결된 것을 특징으로 하는 소거가능하고, 전기적으로 재 프로그래밍 가능한 비휘발성 메모리.
  2. 제 1 항에 있어서, 동일 로우의 플로팅게이트 트랜지스터들의 소오스들이 선택 트랜지스터의 드레인을 형성하는 확산된 반전도성 라인에 의해 형성되는 것을 특징으로 하는 메모리.
  3. 제 2 항에 있어서, 동일 라인의 플로팅케이트 트랜지스터들의 플로팅게이트들은 도전성 스트립에 의해 형성되며, 이 로우에 해당하는 선택 트랜지스터의 게이트는 동일 스트립의 연장에 의해 형성되는 것을 특징으로 하는 메모리.
  4. 제 1 항 내지 제 3 항중 어느 한항에 있어서, 플로팅게이트 트랜지스터들의 소오스들은 드레인보다 큰 범위로 도핑되는 것을 특징으로 하는 메모리.
