Description
BACKGROUND OF THE INVENTION 1. Field of the Invention The present invention relates to an electronic part encapsulating metal mold used for encapsulating an electronic part, a transfer molding machine having the electronic part encapsulating metal mold, and an electronic part encapsulating method using the encapsulating metal mold.
Conventionally, a fixed cavity block is used as an electronic part encapsulating metal mold used for resin encapsulation of an electronic part. However, in the case of using the fixed cavity block, when the mold gap is extremely narrow, the sealing resin and the air tend to curl up. For this reason, a weld line or a void is generated on the surface of the electronic component due to the air-tightly encapsulated resin or air, and the bonding wire is liable to be damaged.
In order to solve this problem, in the apparatus for manufacturing a semiconductor package described in Patent Document 1, as shown in Fig. 2 (b), the
However, in the molding die (molding die) 1 of the manufacturing apparatus, after the
Further, in the forming die 1 of the manufacturing apparatus, it is necessary to include the
SUMMARY OF THE INVENTION In view of the above problems, it is an object of the present invention to provide an electronic part encapsulating mold which does not cause voids or a world line, does not cause damage to the bonding wires, has no resin leakage, is simple in structure and low in manufacturing cost We will do it.

And a connection member which is inserted through the through hole of the upper mold chase holder so as to be slidable and fixed to the upper surface of the upper mold cavity block,
And,
The lower mold cavity block is provided with a port capable of inserting a plunger for injecting a molten resin coating the surface of the electronic component into the cavity.
According to the electronic part encapsulating mold according to the first aspect of the present invention, the molten resin can be injected at a low pressure into a relatively large mold gap until the upper surface of the electronic part is covered with the molten resin. Therefore, it is possible to prevent the generation of voids and weld lines, and also to prevent the bonding wire from being damaged.
Further, there is no need for a new driving mechanism for generating a high pressure in order to press the molten resin covering the upper surface of the electronic component thinly. Therefore, it is possible to obtain an electronic part encapsulating mold which is free from resin leakage, has a simple structure, and has a low manufacturing cost.
In the transfer molding machine according to the second aspect of the present invention,

And a plunger inserted into the port portion so as to reciprocate,
A first injection step of moving and stopping the plunger to a position where at least the upper surface of the electronic component is covered with the molten resin,
A pressing step of pressing the molten resin from the lower surface of the upper mold block to spread the upper surface of the electronic component,
And a second injection step of filling the space remaining in the cavity with the molten resin by the plunger.
In a transfer molding machine according to a third aspect of the present invention,
An electronic part encapsulating die according to the first aspect of the present invention,
And a plunger inserted into the port portion so as to reciprocate,
A first injection step of moving the plunger to a position where at least the upper surface of the electronic part is covered with the molten resin to stop the plunger in a vertically movable state,
A pressing step of moving the plunger up and down while pressing the molten resin covering the upper surface of the electronic part from the lower face of the upper mold cavity block,
And a second injection step of filling the space remaining in the cavity with the molten resin by the plunger.
According to the transfer molding machine according to the second aspect of the present invention, the molten resin can be injected at a low pressure into a relatively large mold gap until the upper surface of the electronic component is covered with the molten resin. Therefore, the molten resin and the air are not curled, the occurrence of voids and wrinkles can be prevented, and the damage of the bonding wire can be prevented.
Further, there is no need for a new driving mechanism for generating a high pressure in order to press the molten resin covering the surface of the electronic component thinly. Therefore, a transfer molding machine provided with an electronic part encapsulating mold having no resin leakage, a simple mold structure, and a low manufacturing cost can be obtained.
Further, according to the transfer molding machine according to the third aspect of the present invention, even when the movement amount of the upper mold block is larger than the height dimension of the electronic part to be resin-sealed, the plunger is moved up and down to adjust the resin pressure in the cavity have. Therefore, the resin pressure in the cavity does not exceed a predetermined pressure. As a result, it is possible to encapsulate the resin with high dimensional accuracy without causing resin leakage.
In the second or third aspect of the present invention, the release film may be disposed between the upper mold cavity block and the substrate including the electronic component.
According to this embodiment, leakage of the molten resin to the release film can be prevented more effectively. Therefore, the structure of the mold is simplified compared to the conventional example, and a transfer molding machine provided with an electronic part encapsulating mold having a low manufacturing cost can be obtained.
In the second or third aspect of the present invention, the position adjusting spacer may be interchangeably disposed between the connecting member and the connecting member.
According to the present embodiment, even when the thickness dimension of the resin part to be resin-sealed is different due to the volume of the electronic component, the position of the upper mold cavity block can be adjusted by replacing the position adjusting spacer. Therefore, it is not necessary to replace the entire upper mold cavity block. As a result, a universal transfer molding machine can be obtained.
In the second or third aspect of the present invention, a floating member capable of adjusting the vertical position of the lower mold cavity block may be disposed in a lower mold cavity holder for supporting the lower mold cavity block from below.
According to the present embodiment, the lower mold cavity block can be moved up and down by moving the floating member up and down. Therefore, even if there is an error in the thickness dimension of the substrate, the error can be absorbed and molded, so that an electronic part encapsulating metal mold having a good yield can be obtained.
According to the present embodiment, even when a substrate having a different thickness dimension is resin-sealed, the floating member can be moved up and down to perform resin sealing. Therefore, a universal transfer molding machine can be obtained.
An electronic part encapsulation method according to a fourth aspect of the present invention,
In the electronic part encapsulation mold according to the first aspect of the present invention,
A first injection step of moving and stopping the plunger to a position where at least the upper surface of the electronic component is covered with the molten resin,
A pressing step of pressing and spreading the molten resin covering the upper surface of the electronic component at the lower surface of the upper mold block,
And a second injection step of filling the space remaining in the cavity with the molten resin by the plunger.
According to the electronic part encapsulation method according to the fourth aspect of the present invention, the molten resin can be injected at a low pressure into a relatively large mold gap until the upper surface of the electronic part is covered with the molten resin. Therefore, it is possible to prevent the generation of voids and weld lines, and also to prevent the bonding wire from being damaged.
Further, there is no need for a new driving mechanism for generating a high pressure in order to press the molten resin covering the surface of the electronic component thinly. Therefore, it is possible to obtain an electronic part encapsulating method which is free from resin leakage, has a simple mold structure, and has a low manufacturing cost.
In the electronic part encapsulation method according to the fifth aspect of the present invention,
In the electronic part encapsulation mold according to the first aspect of the present invention,
A first injection step of moving the plunger to a position where at least the upper surface of the electronic component is covered with the molten resin to stop the plunger in a vertically movable state,
A pressing step of moving the plunger up and down while pressing the molten resin covering the upper surface of the electronic part from the lower face of the upper mold cavity block,
And a second injection step of filling the space remaining in the cavity with the molten resin by the plunger.
According to the electronic part encapsulation method according to the fifth aspect of the present invention, the molten resin can be injected at a low pressure into a relatively large mold gap until the upper surface of the electronic part is covered with the molten resin.
Particularly, even when the movement amount of the upper mold block is larger than the height dimension of the electronic component to be resin-sealed, the resin pressure in the cavity can be adjusted by moving the plunger up and down. Therefore, the resin pressure in the cavity does not become a predetermined pressure or more. As a result, resin encapsulation with higher dimensional accuracy can be achieved without causing resin leakage.

In step S1, as shown in Fig. 5, the
In step S4, as shown in Fig. 7, the
The upper
In step S5, the
In step S6, as shown in Fig. 11, the
According to the first embodiment, while the
In step S7, the
In step S9, the
Thereafter, by repeating the same operation, the resin encapsulation operation can be continuously performed.
(Other Embodiments)
Next, a transfer molding machine according to another embodiment of the present invention will be described.
In the transfer molding machine 1 according to the second embodiment, as shown in Fig. 16, the
According to the second embodiment, by using the
17 and 18, in the transfer molding machine 1 according to the third embodiment, a
According to the third embodiment, the position of the upper
19, a through hole 70 is provided in the lower
According to the fourth embodiment, the position of the lower
In the transfer molding machine 1 according to the fifth embodiment, as shown in Fig. 20 to Fig. 24, the height dimension of the
Next, as shown in Fig. 21, when the
Then, the
Further, as shown in Fig. 22, the movable platen 15 (Fig. 1) is raised again. The lower
Next, by raising the
According to the fifth embodiment, the inside of the
