Abstract
Description
The present invention relates to a method for producing an Al-Si (Cu) sputtering target for semiconductor wirings, which comprises the steps of preparing a high-purity and spherical fine powder by using an atomization technique with Al, Si and a parent alloy and then using a discharge plasma sintering method (Cu) sputtering target for high-density / high-purity semiconductor wirings without a separate after-treatment process and a single process with no difference in internal / external physical properties in a short time.
Aluminum (Al) is a metallic element belonging to Group 13, having a melting point of 660.4 占 폚 and a density of 2.70 g / cm3, and has a silver-white color, high processability and relatively low resistivity. Thus, a material for a sputtering target And occupies a high share of 51% of metal sputtering targets.
The sputtering target for wiring is thinned through a sputtering process and then used to form wiring through etching. Such a metal wiring is a key material for determining the yield and reliability of a device as a passage for transmitting an electrical signal in a device formed in a very fine pattern.
Such an aluminum sputtering target for wiring is required to have a high-density uniform structure and composition, fine grain refinement, high purity, and the like, and is an important factor that determines the performance of the thin film.
Recent researches have shown that when manufacturing a target with an aluminum single material, elements that interfere with the formation of intimate wiring such as spike and electro-migration are reported. In order to solve this problem, a small amount of Si and Cu are added to aluminum to prevent the spike and the electromigration effect as described above.
The Al-Si (Cu) sputtering target for wiring can be largely divided into the dissolution / casting method and the powder metallurgy method according to the manufacturing method. Among them, the dissolution / casting method is the most general method for manufacturing a metal target. However, it has a merit that it can be mass-produced easily and can lower the manufacturing cost. However, it has limitations in crystal grain control and high density, 10-0318112. In addition, many alloying targets have recently been developed in order to make the target material more sophisticated. In the case of the dissolution / casting method, however, there is a limit to the microstructure control and it is difficult to produce a target having uniform physical properties.
On the other hand, when using powder metallurgy technology, homogeneous phase distribution, fine grain control, high purity and high melting point material can be easily manufactured, and the range of design freedom of composition and composition ratio is large, so that a high performance and high functionality target can be manufactured It is actively being applied as a replacement process of melting / casting method.
However, HIP (Hot Isostatic Pressing) and HP (Hot Pressing) methods, which can obtain a relatively high density sintered body by simultaneously applying temperature and pressure, have been mainly used as a method widely used in the conventional powder metallurgy method, It is required to develop a new process technology because of the limit of crystal grain control according to a long molding process time, the difference in physical properties between the sintered body and the outside due to the external heating method, and the expensive process unit price.

5 is a schematic view showing a discharge plasma sintering apparatus applied to a method for manufacturing an Al-Si (Cu) sputtering target for semiconductor wiring according to the present invention.
5, the discharge
Inside the
Although not shown, the upper and
The
The

The
The
In this discharge
That is, between the
According to the insertion structure of the upper and

Hereinafter, a process of manufacturing an Al-Si (Cu) sintered body using the discharge
Production example of sputtering target>
After the filling step, a mounting step of mounting the
The vacuuming step is to vacuum the internal space of the
If the degree of vacuum inside the
The forming step is a step of applying current to the
Thereafter, the mixed powder in the
First, the
The next isotherm is maintained for 1 to 10 minutes when the final target temperature is reached.
Next, the cooling step, which is applied after reaching the final target temperature and after the isothermal holding time, is cooled with the pressure applied to the powder produced in the
After cooling, the Al-Si (Cu) sintered body may be demolded from the
In this manufacturing process, a large current of a low-voltage pulse flows into a gap between particles of the Al-Si (Cu)
This discharge plasma sintering method is a direct heating method in which electric current is directly supplied to the specimen Al-Si (Cu) through the
The component analysis and phase analysis results for the sintered body thus produced are also shown in Fig.
