Claims (15)
상기 제1형 반도체층 또는 제2형 반도체층의 일 표면인 광 추출 면에는 복수 개의 마이크로 콘형 홈을 구비하는 발광 다이오드.

A light emitting diode having a plurality of micro-cone grooves on the light extraction surface which is one surface of the first type semiconductor layer or the second type semiconductor layer.
The light emitting diode of claim 1, further comprising at least one sub-micro cone on a light extraction surface other than a region in which the micro-cone groove is formed.
The light emitting diode of claim 1, wherein at least one of the microcone grooves has at least one sub-microcone on a bottom surface thereof.
The light emitting diode of claim 1, wherein at least one of the micro-conical grooves has six crystal surfaces at the bottom thereof.
The light emitting diode of claim 1, wherein the micro-cone grooves are provided in a regular arrangement on the light extraction surface, and the micro-cone grooves have a distance of less than 10 μm from a neighboring micro-cone groove.

The method of claim 1, wherein the light emitting diode
An etch stop pattern provided under the semiconductor layers including the first type semiconductor layer, the active layer, and the second type semiconductor layer;
A bonding metal layer provided under the etch stop pattern;
A bonding substrate provided under the bonding metal layer;
An electrode pad provided in a predetermined region of the light extraction surface; And
And at least the passivation layer exposing the electrode pads and covering the semiconductor layers.
The light emitting diode of claim 6, wherein the etch stop pattern has an open area, and the open area is filled with an ohmic reflective metal pattern.
상기 제2형 반도체층 상에 본딩 기판을 본딩하는 단계;
상기 제1형 반도체층으로부터 상기 성장 기판을 분리하는 단계;

The method of claim 8, after the forming of the at least one microcone groove, forming a sub microcone by performing PEC (Photoelectrochemical) etching on a surface of the first type semiconductor layer on which the at least one microcone groove is formed.
