일반적으로 반도체는 리소그래피, 증착 및 에칭 등과 같은 일련의 공정들이 반복적으로 수행되어 제조된다. 이러한 반도체를 구성하는 기판의 표면에는 반복적인 공정에 의해 각종 파티클, 금속 불순물 또는 유기물 등과 같은 오염물질들이 잔존하게 된다. 기판 상에 잔존하는 오염물질은 제조되는 반도체의 신뢰성을 저하시키므로, 이를 개선하기 위해 반도체 제조공정 중 기판 세정 장치가 채용된다. 기판 세정 장치는 기판 상으로 세정액을 분사하여 기판의 표면을 세정한다. 이때, 상기 기판 세정 장치는 필요에 따라 세정액을 가열하여 고온의 세정액을 이용하게 된다. 종래의 세정 장치는, 세정액을 미리 가열하여 기판까지 이송하는 구조로 형성되었다. 이와 같은 종래 구조에 의하면, 가열된 세정액을 기판까지 이송하는 과정에서 세정액의 온도가 감소되는 문제가 있었다. 또한, 고온의 세정액을 이송해야 하므로, 배관의 변형 또는 유출 방지 대책 등이 요구된다는 문제가 있었다. 종래의 세정 장치는, 히터 자체의 온도가 상승하여 세정액을 가열하는 방식을 이용하였다. 이와 같은 가열 방식에 의하면, 세정액을 목표 온도까지 가열하기까지 많은 시간이 소요되었고, 히터 자체의 가열로 인하여 안전 문제가 발생하기 쉬웠다. 따라서, 세정액을 분사 직전에 가열할 수 있고, 안전하면서도 빠르게 세정액을 가열할 수 있는 세정액 공급 장치 및 세정 노즐이 요구되는 실정이다.In general, semiconductors are manufactured by repeatedly performing a series of processes such as lithography, deposition, and etching.
