Description
The present invention relates to an ordered wall-type carbon nanotube structure, and more particularly, by agglomerating carbon nanotubes in a regularly ordered wall form, the density and conductivity per space are greatly improved, and thus, directly to an electronic device. The present invention relates to a carbon nanotube structure, a method of manufacturing the same, and an electronic device manufactured using the same.
Carbon nanotubes are carbon allotrope composed of carbon present on the earth in large quantities. Carbon nanotubes are carbon-combined hexagonal honeycomb, forming a tube shape. These carbon nanotubes have properties of metals or semiconductors according to their diameters and wound shapes, and many studies have been conducted on them because they can overcome the limitations of the physical properties of conventional materials in mechanical / electrical properties.
In particular, single-walled carbon nanotube bridges suspended between two electrodes or templates, or their three-dimensional network, may be due to characteristics such as high currents and degrees and ballistic conductance. Therefore, various methods have been proposed for manufacturing the same because of the advantage of being directly applicable to electronic devices such as FED, nanotube interconnector or nanosensor.
In general, the synthesis of carbon nanotube networks is known to selectively form a catalytic metal on a specific site on a silicon or silica substrate, and then synthesize carbon nanotubes in two or three dimensions.
Jung et al disclosed a method for producing a single-walled carbon nanotube network by CVD using methanol as a carbon source on a patterned silicon or silica substrate with pillars of micro units (Non-Patent Document 1). In the case of using a silica substrate, there is a problem that it is difficult to apply it directly to an electronic device because the silica itself is not conductive. In the case of using a silicon substrate, the catalyst is inactivated, resulting in a very low density of the generated network. There was this. In addition, a thin film is formed by depositing Fe or Co, which is a catalytic metal, using a vapor deposition method, because it uses a two-step process of inclining the substrate from side to side to deposit both the top and side surfaces of the pillars in nano units. In addition to very low efficiency, when the aspect ratio of the pillar is large, it is difficult to uniformly deposit the catalyst to the lower end of the pillar, and thus there is a problem that the density of carbon nanotubes is low.
The present inventors can directly apply to electronic devices because carbon nanotubes are directly formed on the silicon substrate to improve them, and electron transfer is performed by forming a three-dimensional network of carbon nanotubes in high density even in silicon fillers or nano holes having a high long-term ratio. A method for producing a carbon nanotube three-dimensional network with increased efficiency has been reported (Patent Document 1). However, even in the case of the three-dimensional network of carbon nanotubes, the density per space is not sufficient, so there is a limit to apply it directly to an electronic device.

Hereinafter, the present invention will be described in more detail.
Synthesis techniques of carbon nanotube networks for application to conventional electronic devices have a limitation that they are insufficient to be applied to electronic devices due to insufficient density and surface area per space.
The present invention was derived to solve the above-described problems, the present invention by agglomeration of carbon nanotubes in an ordered wall form using the density difference that can occur in the synthesis of carbon nanotubes significantly improved carbon density and surface area per space It provides a nanotube structure.
Specifically, the aligned carbon nanotube structure according to the present invention comprises a Si substrate on which nanorods are formed; And carbon nanotubes arranged in a wall form between the nanorods adjacent to each other and aggregated. The ratio between the height and the interval of the nanorods is 1: 1 to 5: 1.
In this case, the carbon nanotubes are grown vertically between the nanorods or on the nanorods, and then aggregate the carbon nanotubes having a low density toward the carbon nanotubes having a relatively high density through an organic solvent or an acid treatment to obtain a capillary force ( capillary force). In this case, in order to form the aligned wall shape, it is most important to adjust the height and spacing of the nanorods, and the ratio of the height and spacing of the nanorods is 1: 1 to 5 as can be seen from the results of the following examples. It is most preferable that it is: 1. If less than the lower limit, the vertically grown carbon nanotubes may be formed in the form of a wall, but the gap is too narrow may cause a problem that the carbon nanotubes are agglomerated and agglomerated on the upper portion of the nanorod, if the upper limit is exceeded vertically As the carbon nanotubes are grown down to a higher density, they may not form a wall and may fall on the floor.
In addition, the height of the nanorods is preferably 1 to 200 μm, more preferably 5 to 40 μm. When the height of the nanorod is less than the lower limit, it is difficult to control the height of the vertically grown carbon nanotubes, and the problem of inferior reproducibility occurs, as well as the relative density difference of the carbon nanotubes is small, so that the carbon nanotubes are randomly selected even at the low density. There is a problem that the tube is agglomerated, and when the upper limit is exceeded, carbon nanotubes having a height of 200 μm or more due to the density limit of the catalyst particles may be a problem.
The structure according to the present invention forms a wall in which carbon nanotubes are agglomerated and aligned in the structure, and the density per space is significantly improved as compared to the conventional three-dimensional carbon nanotube network, and the ends of the carbon nanotubes are conductive substrates themselves. The conductivity is also improved by being directly connected to the bar, and there is an advantage that it can be directly applied to various electronic devices.
In addition, the method for producing an ordered thin carbon nanotube structure according to the present invention comprises the steps of: (a) forming a Si nanorod on a silicon (Si) substrate; (b) modifying a surface of the Si substrate on which the nanorods are formed by Si-OH by piranha treatment, UV-ozone treatment, or oxygen plasma treatment; (c) immersing the surface-modified Si substrate in a Fe-Mo bicatalyst solution for 2 to 30 hours and then blowing with N 2 gas to adsorb the bicatalyst metal; (d) supplying a carbon source gas on the substrate to grow carbon nanotubes vertically between the nanorods or on the nanorods; And (e) aggregating the carbon nanotubes by treating the vertically grown carbon nanotubes with an organic solvent or an acid solution.
1 and 2 illustrate a schematic diagram of a carbon nanotube structure synthesis process according to the present invention. 1 and 2, (a) first forming a nanorod on a silicon substrate through an etching process, wherein the etching process is not particularly limited as long as it is commonly used in the art, for example, electrolysis By chemical etching, photolithography or direct synthesis. At this time, as can be seen from the results of the following examples, it is important to adjust the height and spacing of the nanorods to form an ordered wall-shaped carbon nanotube structure, the ratio of the height and spacing of the nanorods is 1 It is preferable that they are 1: 1 to 5: 1. Further, the height and the spacing are not particularly limited as long as the ratio of the height and spacing of the nanorods satisfies the above range, but for example, the height of the nanorods is preferably 1 to 200 μm.
이는 나노 로드의 표면에 -OH 작용기를 형성시킴으로써 상기 작용기와 금속 촉매 또는 촉매 이온 간의 상호작용을 형성시키기 위한 것이며, 상기 피라나 처리는 황산과 과산화수소의 혼합액으로 처리하는 공정을 의미한다.(b) Next, after the nanorods are formed on the silicon substrate, the surfaces are washed with acetone, ethanol, deionized water, and the like, followed by pyranha treatment, UV-ozone treatment, or oxygen plasma treatment. Go through the steps of reforming. This is to form an interaction between the functional group and the metal catalyst or the catalytic ion by forming the -OH functional group on the surface of the nanorod, and the piranha treatment refers to a process of treating with a mixture of sulfuric acid and hydrogen peroxide.
After the above step, the surface-modified Si substrate may further comprise immersing in a mixed solution of APTES and toluene to form a self-assembled monolayer, which is to replace the OH group present on the substrate with NH 2 groups, Through this step, there is an effect that the metal dicatalyst can be combined more easily.
Next, in step (c), the surface-modified Si substrate is immersed in Fe-Mo dicatalyst solution for 2 to 30 hours and then blown with N 2 gas to adsorb the dicatalyst metal. In this case, the Fe-MO dicatalyst solution may be a mixture of a solution in which Fe (NO 3 ) 3 .9H 2 O is dissolved in ethanol and a Mo aqueous solution, in the step of immersing the Si substrate in the dicatalyst solution, sonication. In parallel, the catalyst metals may be uniformly adsorbed on the Si substrate. In addition, the molar concentration ratio of Fe and Mo in the Fe-Mo dicatalyst solution is preferably 10: 1 to 0.5: 1. When the molar concentration ratio is less than 10: 1, Fe is sintered because of insufficient Mo concentration. Due to inactivation, the density of carbon nanotubes is decreased, and when the amount of Mo is excessively greater than 0.5: 1, Mo does not act as a seed of growth of carbon nanotubes. There is a fear of falling. In addition, the surface-modified substrate is preferably immersed in the Fe-Mo bicatalyst solution for 2 to 30 hours, if less than the lower limit may cause a problem of poor reproducibility, as can be seen from the results of the following examples More preferably, it is immersed for 24 hours or more.
Next, the substrate on which the bicatalyst metal is adsorbed may be heat-treated in a reactor, and then supplying NH 3 or hydrogen gas to reduce the catalyst metal, wherein the heat treatment is a gas containing vacuum or oxygen. It is carried out in the atmosphere, it can be heat-treated for about 10-60 minutes typically at a temperature of about 300-500 ℃. The reason for the heat treatment is to prevent cross-aggregation by removing catalyst metals and organic / inorganic chemicals adhering to the substrate and oxidizing the surface of the catalyst particles to inhibit the movement of the catalyst metals at a high temperature. When the heat treatment temperature is less than 300 ° C., the heat treatment temperature is not sufficient. When the heat treatment temperature is higher than 500 ° C., thermal energy is excessive, and thermal movement of the catalyst metals becomes active, causing aggregation. The heat treatment may be performed in a vacuum or a gas atmosphere containing oxygen. When the heat treatment is performed in an oxygen-containing gas atmosphere, the heat treatment time may be oxidized while the surface of silicon may be oxidized. Because it's not long, the amount of silicon oxidized is negligible. Next, as a result of the heat treatment, a metal oxide catalyst is formed on the surface of the substrate, and hydrogen or NH 3 gas is supplied to the reactor to reduce it. Specifically, after the heat treatment, the temperature of the reactor is increased to about 700-900 ° C. while lowering the pressure of the reactor to about 10 torr or less, for example, when the temperature of the reactor reaches about 800 ° C. and the reactor is stabilized, hydrogen or ammonia gas May be supplied to the reactor, and hydrogen or ammonia gas may be supplied in the process of increasing the temperature, but the pressure and temperature are not limited thereto.
After reducing the catalytic metal as described above, (d) carbon nanotubes may be vertically grown between the nanorods or on the nanorods by supplying a carbon source gas on the substrate, which is commonly used in the art. It may be used without limitation as long as it is used, for example, may be any one or more selected from the group consisting of methane, ethylene, acetylene, benzene, hexane, ethanol, methanol and propanol. In addition, the amount of the carbon source gas supplied for the vertical growth of the carbon nanotubes is preferably 10 to 100 sccm, if the lower limit is less than the vertical growth due to the small amount of carbon nanotube synthesis in the net like a net at the bottom Even if synthesized or grown vertically, a problem of poor reproducibility may occur, and if the upper limit is exceeded, reproducible adjustment of height of vertically grown carbon nanotubes may be a problem. However, the concentration of the carbon source gas to be supplied may be affected by the size and vacuum degree in the chamber in which the carbon nanotubes are synthesized, and thus is not limited to the supply amount.

In particular, when the carbon nanotubes are formed by treating the acid solution, since COOH or OH groups are formed on the surface of the carbon nanotubes, as shown in FIG. To form an ordered wall. At this time, the organic solvent or acid solution may be used without any limitation as long as it is commonly used in the art, for example, the organic solvent is methanol, ethanol, butanol, acetone, toluene, dimethylformamide, benzene, chloroform It may be any one or more selected from the group consisting of, the acid solution may be any one or more selected from the group consisting of sulfuric acid, nitric acid, hydrochloric acid, perchloric acid.

First, an n-type Si wafer was formed by nano-etching using a conventional photolithography method and a Bosch process to form nanorods having a height of 5 μm, a thickness of 1 μm, and a diameter of about 2 μm (the ratio of height to gap is 5: 1). At this time, the ratio of the width and length between nanorods was 1: 1 (based on 3 μm) to form nanorods. Next, the mixture was washed with acetone, ethanol and deionized water, and then subjected to Pirana treatment for 30 minutes to modify the surface of the silicon wafer with -OH and with deionized water. Next, a metal in which Fe (NO 3 ) 3 9H 2 O (manufactured by Junsei) was dissolved in ethanol and Mo aqueous solution (ICP / DCP standard solution, 10,000 μg / mL Mo in H 2 O, manufactured by Aldrich) was mixed. A catalyst solution was prepared. The molar concentration of Fe and Mo in the metal catalyst solution was 7: 1. Then, the Si wafer is immersed in the metal catalyst solution and immersed for 24 hours to evenly adsorb the metal catalyst on the entire surface of the wafer and the surface of the nanorod, and then blown with N 2 gas to dry the silicon wafer and then horizontally Mounted in a quartz tube reactor. The catalyst-adsorbed Si wafer was heat-treated at 700 ° C. for 20 minutes and heated up to 800 ° C. while maintaining the reactor pressure at 9.0 × 10 −3 Torr or less. Then, after the temperature in the reactor was stabilized at 800 ° C., 300 sccm of NH 3 gas was supplied for 10 minutes to reduce the metal oxide catalyst to a pure metal catalyst. Finally, carbon nanotubes were grown vertically by supplying 40 sccm of C 2 H 2 as a carbon source gas for 10 minutes, and the pressure inside the reactor was 7.8 x 10 -1 Torr. Finally, the reaction was completed by slowly cooling the temperature to room temperature under an internal pressure of 9.0 x 10 -1 Torr. Carbon nanotubes grown vertically on the nanorods or on the nanorods were immersed in a 3: 1 (v / v) solution of sulfuric acid (98% Sigma) and nitric acid (60%, Sigma) for 2 hours, followed by tertiary distilled water After washing sufficiently with using and dried at room temperature.

The Raman spectrum (633 nm) of the carbon nanotube structure prepared according to Example 1 was measured and the results are shown in FIG. 8. Referring to FIG. 8, the vertically grown carbon nanotubes exhibited radical breathing modes (RBMs) at about 100-300 cm −1 , a strong D-band at 1330-1334 cm −1 , and 1588-1592 cm − G bands are observed at 1 , where G + and G-bands are not separated from each other, and G-bands appear weak and gentle. Through this, it can be seen that vertically grown carbon nanotubes exist not only single-walled carbon nanotubes but also multi-walled carbon nanotubes. In addition, RBMs are not observed in the case of the carbon nanotube structure forming the aligned morphology after the acid treatment according to Example 1 of the present invention, and it can be seen that the G-band also appears to be gentler than before the acid treatment. In addition, the ratio of the D / G band increased from 0.64 before the acid treatment to 1.16 after the acid treatment, so that the single-walled carbon nanotubes disappeared and many carbon nanotubes were aggregated.
