Fig. 9 shows side cross-sectional views of the gate pad portion and the data pad portion in the embodiment of the present invention.
The present invention relates to a reflective transparent thin film transistor liquid crystal display device and a method of forming the same.
The type and fabrication method of the liquid crystal display may vary depending on the structure of the transistor, the specific type of the semiconductor, and the like. One of these distinctions is the distinction between reflective and transmissive LCDs. The reflective type is a pixel electrode formed of a reflective film such as metal, and reflects external incident light to display an image. In the transmissive type, a backlight, which is an independent light source, may be installed behind a panel, and an image and a color may be realized by adjusting an arrangement of liquid crystals so that light of the light source does not pass through the panel. Therefore, the transmissive type uses a transmissive film, that is, a transparent conductive film, as the pixel electrode.
In places where a high quality image is required, such as a notebook computer, a lot of reflection type that can achieve the highest quality image using external light while reducing power consumption is being sought. In addition, a reflective and transmissive LCD has been introduced through Sharp, which can take advantage of both reflective and transmissive features to ensure proper visibility for use environments despite changes in ambient light.
따라서, 이 제거 영역 즉, 투광창에는 투과막 화소전극만 존재하여 투과영역을, 반사막이 존재하는 영역은 반사영역을 정의하게 된다.Introduced Sharp's reflective-transmission composite LCD forms a transmissive pixel pixel electrode connected to a source electrode during the electrode formation process of a conventional TFT-side substrate. And a protective film is laminated | stacked and a contact hole is formed in a protective film. When the metal layer is stacked and patterned thereon, the source electrode and the reflective pixel electrode made of the metal layer are connected through the contact hole. In this case, the reflective pixel electrode is removed in some pixel areas. Accordingly, only the transmissive membrane pixel electrode is present in the removal region, that is, the transmissive window, and the transmissive region is defined in the region where the reflective membrane is present.
However, in the method of manufacturing a reflective transparent thin film transistor liquid crystal display device, when the reflective film and the transmissive pixel pixel electrode are stacked on the insulating film, a method for removing the reflective electrode of the light transmitting window portion in addition to the pixel electrode patterning is used to define the light transmitting window. Further exposure steps are needed. Therefore, the reflective transmissive liquid crystal display device has a problem in that the process burden is greater than that of a conventional transmissive or reflective type. In addition, a problem may occur depending on the material of the transmission membrane pixel electrode and the reflection membrane pixel electrode. In other words, when ITO, which is an indium metal oxide-based oxide used most as a transmissive membrane pixel electrode, comes into contact with an aluminum-containing metal most frequently used as a reflective membrane pixel electrode, an insulating oxide film is easily formed at an interface. In addition, when the surface of the pixel electrode is exposed to the developer in the pixel electrode patterning process, the aluminum layer constituting the reflective film is largely damaged due to an electrochemical phenomenon called a battery effect, resulting in a drop in reflectivity.
The present invention has been made to solve the above-mentioned problems of the conventional transflective liquid crystal display device, and the transflective liquid crystal display which can reduce the additional process burden compared to the process of the conventional transmissive or reflective liquid crystal display device. An object of the present invention is to provide a method of forming a device and a reflective transparent liquid crystal display device that can be formed by the method.
In addition, the present invention additionally, in the reflection type liquid crystal display device using the transmission film and the reflection film as the pixel electrode, the reflection transmission complex type that can prevent the problems caused by the electrochemical phenomenon such as the battery effect between the reflection film and the transmission film An object of the present invention is to provide a liquid crystal display device forming method and a reflective transparent liquid crystal display device that can be formed by the method.

At this time, if the insulating film is formed to the same thickness as the liquid crystal layer and the insulating film is removed through the via contact hole forming step in the transparent region including only the transparent electrode, the liquid crystal array can pass the light in both the transmissive region and the reflective region at the maximum. desirable. In addition, it is preferable that the upper surface of the insulating film is embossed to form a micro lens that functions as a light collecting function.

Etching to form a pixel electrode having only the transparent electrode layer in the transmission area.
In the method, the opaque electrode layer may be formed by stacking a metal, such as chromium or tungsten molybdenum, as an intermediate metal layer, and an aluminum-containing material having high reflectivity thereon, or a reflective electrode layer.
On the other hand, the differential exposure of the present invention is a photomask in which only a pattern for the fully exposed region of the photoresist film is formed for a predetermined time T1, and a photomask in which the pattern for the fully exposed region and the partially exposed region is continuously formed for a predetermined time T2. It can be carried out by the method of exposing.
In the etching process of the patterning process for forming the pixel electrode in the present invention, most of the etching for forming the liquid crystal display is wet or dry anisotropic etching.
Hereinafter, the present invention will be described in more detail with reference to the accompanying drawings.
Referring to FIG. 1, first, a thin film transistor structure is formed on a substrate. In order to form a thin film transistor structure, the
In addition, the present invention can be applied to a low temperature polysilicon thin film transistor liquid crystal display device in which an active region is formed of polycrystalline silicon through laser annealing after forming amorphous silicon. In the polysilicon type, a top gate method is mainly used. Although not shown, an example is shown, an amorphous silicon layer is formed on a substrate and converted into a polysilicon layer through laser annealing. Then, the polysilicon layer is patterned to form an active region. The gate insulating film is stacked over the active region. The gate insulating film is formed by laminating a silicon oxide film or a silicon nitride film by a CVD method. A gate wiring is formed over the gate insulating film. The gate wiring is formed of a single layer or a plurality of metal layers, and includes a gate electrode and a gate pad. A silicon oxide film is mainly deposited on the gate electrode by CVD to form an interlayer insulating film. The interlayer insulating film and the gate insulating film are removed in the source drain region to form a contact hole exposing the active region. Then, a triple layer of tungsten molybdenum, aluminum nadium and tungsten molybdenum is laminated on the entire substrate by a sputtering method. In addition, these triple layers are successively patterned using the same etching mask to form a source drain electrode and a data line. As a result, a thin film transistor structure is formed on the substrate.
Referring to FIG. 2, an insulating
Meanwhile, an embossed micro lens may be formed on the upper surface of the insulating layer to serve as a condenser lens for the reflected light in the reflective region. In addition, the insulating film of the predetermined pixel electrode region, that is, the transmissive region may be removed together. If the insulating layer having a thickness similar to the thickness of the liquid crystal layer is removed from the transmission region, this portion may have an advantage that the polarization passing through may cause a phase shift corresponding to half wavelength, thereby showing the maximum brightness of both the reflection region and the transmission region.
Referring to FIG. 3, indium zinc oxide (IZO) is formed on the insulating
Referring to FIG. 4, a photoresist film is coated on the aluminum
After exposure, the photoresist is completely removed from the region other than the pixel electrode through the development, and the photoresist having a predetermined thickness is removed from the transmissive region of the pixel electrode to form a two-
Referring to FIG. 5, the
Referring to FIG. 6, the thickness of the upper portion of the two-
Referring to FIG. 7, the
In this case, the transmission region may be in the form of one
On the other hand, in applying the process of Figs. 4 to 7, it is preferable to perform partial exposure to the photoresist film on the pad portions of the gate and data wiring. When the aluminum-containing metal is used as the metal layer to be exposed on the pad portion, the aluminum-containing metal may be oxidized and corroded as it is exposed to moisture. Therefore, when the transparent electrode is used as the pixel electrode, the pad part is often finished with the transparent electrode layer. The
In addition, when an organic insulating film is used as the insulating film between the data line and the pixel electrode, a method of performing partial exposure in the vicinity of the pad portion when patterning the organic insulating film of the pad portion can be used. For example, when using a chip on glass (COG) method, the pad part has a connection ball between the pad and the drive circuit terminal for connection with the drive circuit terminal, and the connection is made by pressing it. When there is no big difference between the thickness of the organic insulating film and the thickness of the connection ball, the connection ball may not be sufficiently pressed and the conductor may not be exposed. Therefore, when embossing is provided on the surface of the organic insulating film and at the same time the part of the pad portion is removed by partial exposure, the connection ball for connecting the terminal and the pad of the driving circuit chip is pressed well and the driving circuit terminal and the pad are easy. Can be connected.
According to the present invention, the reflective transmissive liquid crystal display device can be formed without the cumbersome additional process as compared with the conventional method of forming the reflective or transmissive liquid crystal display device. In addition, the additional configuration may have an effect of suppressing a process inhibition phenomenon such as a battery effect caused by using the pixel electrode as a multilayer.
