Description
The present invention relates to a metal / nanomaterial heterojunction structure and a method of manufacturing the metal, nanomaterial heterojunction structure is selectively deposited on the tip portion of the nanomaterial, the nano-scale electronic device, sensor , Optical elements, magnetic elements, and the like.
As the size of devices decreases, the limitations of top-down methods, such as those used in conventional etching techniques, have emerged, creating a bottom-up for nanomaterials that perform their desired functions at the atomic or molecular level. A switch to the way was required. In order to manufacture nanodevices in a stacked manner, it is necessary to develop a technology capable of implementing nanostructures in a single material that can satisfy desired functions.
In particular, metal is a part corresponding to the electrode of the device and plays a very important role in supplying current to the device, and various properties (eg, ohmic characteristics, Since it exhibits the Schottkey characteristics, it is very important to deposit a metal electrode on a semiconductor nanomaterial during nanodevice fabrication. In addition, by depositing a transition metal on the semiconductor, it is possible to manufacture a magnetic device using the inherent magnetic properties of the transition metal.
In view of this, examples of fabricating heterojunctions of silicon nanowires and metallic carbon nanotubes using metal catalysts and using them in a Shatkey device have been published in 1999 by Professor Liber, Harvard University, USA. Nature, 399 , p 48 (1999). However, according to the above method, the metal catalyst is annealed to form nanometer-sized liquid droplets, and the nanowires are continuously synthesized while solidifying and then depositing the raw material, thereby minimizing the amount of nanoparticles. The metal catalyst of has a problem that it is difficult to put into practical use because a large amount of the metal catalyst is embedded in or around the silicon / carbon nanotube interface and surroundings, thereby reducing the electrical and optical properties.
Hong Kong University S in 2002. tea. Professor Lee and his colleagues have also deposited metal on silicon nanowires by arc implantation, followed by rapid thermal annealing to form silicon nanowires on which metal silicides were deposited. (In Advanced Material, 14 , No. 3, p218 (2002)), in this method, the direction and shape of the silicon nanowire itself is not uniform, and the metal silicide deposited on the surface of the nanowire is also very irregular in lump form. In this case, the possibility of applying the formed silicon nanowires to the device is rare.
Accordingly, an object of the present invention is to provide a metal / nanomaterial heterojunction structure in which a metal is selectively deposited only on a tip portion of a nanomaterial, and a method of manufacturing the same.

In order to achieve the above object, the present invention provides a method for producing a heterostructure of a metal / nano material comprising depositing a metal on the nano-material grown in the vertical or one direction on the substrate.
The present invention also provides a metal / nanomaterial heterojunction structure in which a metal is deposited on a tip portion of a nanomaterial prepared by the above method.
Hereinafter, the present invention will be described in more detail.
According to the present invention, a metal / nanomaterial heterojunction, in which metal is selectively deposited on a tip portion of a nanomaterial by depositing metal on a nanomaterial grown vertically or in one direction, preferably vertically, using a variety of deposition methods. For example, in the case of zinc oxide, zinc-containing organometallics and oxygen-containing gases or oxygen-containing organics are injected into the reactor, respectively, and the reactants are chemically reacted under reaction conditions of pressures below atmospheric pressure and temperatures of 200 to 1,000 ° C. By reacting and depositing and growing on a substrate by organometallic chemical vapor deposition, it can be produced in the form of zinc oxide nanowires or nanorods.
According to the organometallic chemical vapor deposition method according to the present invention, there is no possibility that the metal catalyst remains at the tip portion of the nanowire or the nanorod without using the metal catalyst, and the nanowire or the nanorod grows perpendicularly to the substrate and its thickness and The uniform length and the small diameter of 200 nm or less, preferably several nanometers, can be controlled to make heterojunction structures through metal deposition much easier.

As a method of depositing a metal, all conventional deposition methods may be used, and sputtering, thermal or e-beam evaporation, pulse laser deposition, and molecular beam deposition (Molecular) In addition to physical growth methods such as beam epitaxy, various methods such as chemical vapor deposition (CVD) may be applied. If necessary, the metal deposited nanomaterial may be heat treated.
According to the method of the present invention, the metal is selectively deposited on the tip portion of the nanomaterial and the metal / nano heterojunction structure, in which the interface between the metal and the nanomaterial is very clear, is prepared, as well as the deposition of various metals.
