Abstract
N형 기판 위에 컬렉터 영역인 N형의 에피텍셜층이 형성되어 있고, 기판의 하부에는 전면적으로 컬렉터 전극이 형성되어 있다. 한편, 에피텍셜층의 상부에는 P형의 베이스 영역이 형성되어 있으며, 베이스 영역의 내부에는 N형의 이미터 영역이 형성되어 있다. 에피텍셜층 표면 상부에는 절연 물질로 이루어져 있으며 이미터 영역과 베이스 영역을 각각 드러내는 개구부를 가지는 절연막이 형성되어 있으며, 절연막의 상부에는 개구부를 통하여 이미터 영역과 베이스 영역과 각각 연결되어 있는 이미터 전극과 베이스 전극이 각각 형성되어 있다. 이때, 이미터 전극과 베이스 전극은 각각 저저항을 가지는 알루미늄 계열의 금속으로 이루어져 있으며 이미터 및 베이스 영역과 접하는 하부 도전막과 가장 상부에 위치하며 구리(Cu)로 이루어진 상부 도전막과 크롬(Cr) 또는 티타늄(Ti) 등으로 하부 도전막과 상부 도전막의 접촉 특성을 향상시키기 위한 버퍼막을 더 포함하고 있다. 여기서, 하부 도전막은 상부 도전막으로 덮여 있으므로 하부 도전막으로 수분이 유입되는 것을 방지할 수 있다.
Description
본 발명은 반도체 소자에 관한 것으로서, 더욱 상세하게는, 반도체 집적회로 등에서 외부로부터 또는 내부로부터의 전기적인 신호를 전달하는 역할을 하는 패드 또는 전극을 가지는 반도체 소자에 관한 것이다.
일반적으로 반도체 소자 중 바이폴라 트랜지스터(bipolar transistor)는 전자와 전공에 의한 도전 작용을 통하여 동작하는 소자로서, pn 접합 다이오드 두 개를 반대로 조합하여 제작한 npn 또는 pnp형으로 분리할 수 있다.
이러한 각각의 바이폴라 트랜지스터는 n형 또는 p형의 불순물로 도핑되어 있는 이미터(emitter) 영역, 베이스(base) 영역 및 콜렉터(collector) 영역을 가지고 있으며, 각각의 영역은 외부로부터 또는 내부로부터의 전기적인 신호를 전달하는역할을 하는 패드 또는 전극과 연결되어 있다.
그러면, 종래의 기술에 따른 바이폴라 트랜지스터의 구조에 대하여 도면을 참조하여 상세하게 설명하기로 한다.
도 1은 종래의 기술에 따른 반도체 소자의 구조를 개략적으로 도시한 단면도이다.
N형 기판(10) 위에 N형의 불순물이 도핑되어 있는 에피텍셜층(30)이 형성되어 있고, 에피텍셜층(30)의 상부에는 P형의 불순물이 도핑되어 있는 베이스 영역(40)이 형성되어 있다. 또한, 베이스 영역(40)의 내부에는 N형의 불순물이 도핑되어 있는 이미터 영역(50)이 형성되어 있고, 에픽텍셜층(30) 상부의 베이스 영역(40)의 양쪽에는 N형의 불순물이 고농도로 도핑되어 있는 웰 영역(60)이 형성되어 있다. 에피텍셜층(30) 표면 상부에는 산화 규소 또는 질화 규소 등의 절연 물질로 이루어진 절연막(70)이 형성되어 있으며, 절연막(70)에는 이미터 영역(50)과 베이스 영역(40)을 각각 드러내는 개구부를 가지고 있다. 또한, 절연막(70)의 상부에는 개구부를 통하여 이미터 영역(50)과 베이스 영역(40)과 각각 연결되어 있는 이미터 전극(52)과 베이스 전극(42)이 각각 형성되어 있다. 또한, 이러한 바이폴라 트랜지스터의 전면 위에는 이후의 공정에서 발생할 수 있는 수분의 침투로부터 전극(42, 52)을 보호하기 위한 보호막(80)이 형성되어 있으며, 보호막(80)에는 이미터 전극(52)과 베이스 전극(42)을 드러내는 접촉 구멍이 형성되어 있다.
이러한 종래의 바이폴라 트랜지스터에서, 이미터 전극(52)과 베이스 전극(42)은 외부로부터 또는 내부로부터의 전기적인 신호를 전달하는 역할을 하는패드로서의 기능을 가지며, 접촉 저항을 최소화하기 위하여 저저항을 가지는 알루미늄 계열의 금속으로 형성한다.
그러나, 이후의 몰딩(molding) 공정에서 사용하는 공업용 수지에 함유되어 있는 6ppm 이상의 Cl 성분이나 0.3% 이상의 수분이 인하여 이미터 및 베이스 전극(42, 52)의 알루미늄 계열 금속이 부식되는 문제점이 발생하며, 이러한 문제점은 지속적으로 진행되어 제품의 수명을 단축시켜 제품의 신뢰도를 저하시키게 된다.
이러한 문제점을 해결하기 위하여 Cl 또는 수분을 포함하는 불순물 함량이 공업용 수지보다 적은 전자용 수지를 사용하여 전극(42, 53)의 알루미늄 계열 금속이 부식되는 것을 최대한 억제하였다. 하지만, 이러한 전자용 수지는 단가가 높다는 문제점이 있다.
본 발명의 과제는 이러한 문제점을 해결하기 위한 것으로, 저저항을 가지는 동시에 부식의 진행을 방지할 수 있는 패드 또는 전극을 가지는 반도체 소자를 제공하여 반도체 소자의 신뢰도를 향상시키기 위한 것이다.
또한, 본 발명의 다른 과제는 반도체 소자의 제조 단가를 최소화하는 것이다.
도 1은 종래의 기술에 따른 반도체 소자의 구조를 개략적으로 도시한 단면도이고,
도 2는 본 발명의 실시예에 따른 반도체 소자의 구조를 개략적으로 도시한 단면도이다.
이러한 과제를 해결하기 위한 본 발명에 따른 반도체 소자에서는 베이스 전극과 이미터 전극이 적어도 둘 이상의 도전막으로 형성되어 있으며, 도전막 중 하부 도전막은 저저항을 가지는 알루미늄 계열의 금속으로 이루어지며, 하부 도전막을 덮는 상부 도전막은 구리로 이루어져 있다.
본 발명에 따른 반도체 소자는, 제1 도전형 기판 위에 제1 도전형의 불순물로 도핑되어 있으며, 컬렉터 영역인 에픽텍셜층이 형성되어 있고, 에피텍셜층의 상부에 제2 도전형의 불순물로 도핑되어 있는 베이스 영역이 형성되어 있다. 베이스 영역의 안쪽에는 제1 도전형의 불순물로 도핑되어 있는 이미터 영역이 형성되어 있으며, 에피텍셜층의 표면 위에는 절연 물질로 이루어져 있으며, 베이스 영역과 이미터 영역을 각각 드러내는 개구부를 가지는 절연막이 형성되어 있고, 절연막 상부에는 각각 개구부를 통하여 베이스 영역과 이미터 영역과 각각 연결되어 있으며, 적어도 둘 이상의 도전막을 포함하는 베이스 전극과 이미터 전극이 형성되어 있다.
도전막 중 가장 하부에 위치하는 하부 도전막은 알루미늄 계열의 금속으로 이루어져 있고, 도전막 중 하부 도전막 위에 형성되어 하부 도전막을 덮고 있는 상부 도전막은 구리로 이루어진 것이 바람직하다.
또한, 상부 도전막과 하부 도전막 사이에는 상부 도전막과 하부 도전막 사이의 접촉 저항을 최소화기 위한 버퍼막을 더 포함하는 것이 바람직하며, 버퍼막은 크롬 또는 타이타늄으로 이루어질 수 있다.
이러한 반도체 소자는 제1 도전형 기판의 하부에 형성되어 있는 컬렉터 전극을 더 포함할 수 있다.
이러한 본 발명에 따른 반도체 소자에서는 상부 도전막이 외부로부터 하부도전막으로 유입되는 수분을 막아 주어, 하부 도전막이 부식되는 것을 방지할 수 있다.
그러면, 첨부한 도면을 참고로 하여 본 발명의 한 실시예에 따른 반도체 조자에 대하여 본 발명이 속하는 기술 분야에서 통상의 지식을 가진 자가 용이하게 실시할 수 있도록 상세히 설명한다.
도 2는 본 발명의 실시예에 따른 반도체 소자의 구조를 개략적으로 도시한 단면도이다.
도 2에서 보는 바와 같이, 본 발명의 실시예에 따른 반도체 소자인 바이폴라 트랜지스터에는, N형 기판(100) 위에 N형의 불순물이 도핑되어 있는 에피텍셜층(300)이 형성되어 있다. 여기서, 에피텍셜층(300)은 바이폴라 트랜지스터의 컬렉터 영역이며, 기판(100)의 하부에는 전면적으로 컬렉터 전극(200)이 형성되어 있다. 한편, 에피텍셜층(300)의 상부에는 P형의 불순물이 도핑되어 있는 베이스 영역(400)이 형성되어 있으며, 베이스 영역(400)의 내부에는 N형의 불순물이 도핑되어 있는 이미터 영역(500)이 형성되어 있다. 또한, 에픽텍셜층(300) 상부의 베이스 영역(400)의 양쪽에는 N형의 불순물이 고농도로 도핑되어 있는 웰 영역(600)이 형성되어 있다. 여기서, 웰 영역(600)은 바이폴라 트랜지스터 단위 소자 하나인 경우에는 이후의 공정에서 제거되는 부분이며, 기판(100)의 상부에 여러 개의 단위 소자가 동시에 형성되어 있는 경우에는 소자 분리 영역으로 사용될 수도 있다. 에피텍셜층(300) 표면 상부에는 산화 규소 또는 질화 규소 등의 절연 물질로 이루어진 절연막(700)이 형성되어 있으며, 절연막(700)에는 이미터 영역(500)과 베이스 영역(400)을 각각 드러내는 개구부를 가지고 있다. 절연막(700)의 상부에는 개구부를 통하여 이미터 영역(500)과 베이스 영역(400)과 각각 연결되어 있는 이미터 전극(520)과 베이스 전극(420)이 각각 형성되어 있다. 이때, 이미터 전극(520)과 베이스 전극(420)은 각각 저저항을 가져 외부와 이미터 및 베이스 영역(500, 400)과의 접촉 저항을 최소화할 수 있는 알루미늄 계열의 금속으로 이루어져 있으며 가장하부에 위치하여 이미터 및 베이스 영역(500, 400)과 접하는 하부 도전막(521, 421)과 가장 상부에 위치하며 구리(Cu)로 이루어진 상부 도전막(523, 423)을 포함하고 있으며, 크롬(Cr) 또는 티타늄(Ti) 또는 바나듐(V) 또는 니켈(Ni) 등의 도전 물질로 이루어져 있으며 하부 도전막(521, 421)과 상부 도전막(523, 423)의 접촉 특성을 향상시키기 위한 버퍼막(522, 422)을 더 포함할 수 있다. 여기서, 상부 도전막(523, 423)은 구리의 표면이 쉽게 산화되는 것을 방지하기 위하여 은(Au)등으로 코팅된 산화 방지막을 더 포함하는 것이 바람직하다. 이때, 이후의 와이어 본딩 공정에서 사용되는 배선도 은이므로 산화 방지막으로 은을 사용하면 와이어 본딩시 양호한 융착을 얻을 수 있다는 장점도 가지고 있다.
이러한 본 발명의 바이폴라 트랜지스터에서는, 알루미늄 계열의 금속으로 이루어져 있는 하부 도전막(521, 421)의 상부는 구리(Cu)로 이루어진 상부 도전막(523, 423)으로 덮여 있으므로 하부 도전막(521, 421)으로 수분이 유입되는 것을 방지할 수 있다. 또한, 상부 도전막(523, 423)이 코팅되어 있는 산화 방지막을 포함하여 구리의 상부 도전막(523, 423)이 산화되는 것을 방지할 수 있고, 산화되더라도 구리로 이루어진 상부 도전막(523, 423)에서는 산화가 지속적으로 진행되지 않는다. 따라서, 본 발명의 실시예에와 같은 패드 또는 전극(420, 520)을 가지는 경우에는 제품의 수명을 오래도록 지속시킬 수 있어 제품에 대한 신뢰도를 향상시킬 수 있다.
도 2에서 보는 바와 같이, 본 발명의 실시예에 따른 바이폴라 트랜지스터에는, 하부 도전막(521, 421), 버퍼막(522, 422) 및 상부 도전막(523, 423)이 동일한 폭으로 형성되어 있지만, 제조 방법을 달리하여 상부 도전막(523, 423) 및 버퍼막(522, 422)이 하부 도전막(521, 421)을 완전히 덮도록 형성할 수도 있다, 전자의 경우는 하부 도전막(521, 421), 버퍼막(522, 422) 및 상부 도전막(523, 423)을 차례로 적층한 다음 하나의 마스크를 이용한 사진 공정으로 패터닝한 것이고, 후자의 경우는 하부 도전막(521, 421)을 적층하고 패터닝한 다음, 버퍼막(522, 422) 및 상부 도전막(523, 423)을 차례로 적층하고 패터닝하면 된다. 물론 전자의 제조 방법은 두 장의 마스크를 이용한 사진 식각 공정으로 패터닝하는 후자의 제조 방법에 비하여 비용을 줄일 수 있다.
또한, 본 발명의 실시예에 따른 바이폴라 트랜지스터는 종래의 기술과 다르게 보호막(80, 도 1 참조)을 가지고 있지 않으므로, 본 발명의 실시예에 따른 반도체 소자의 방법에서는, 공정을 단순화할 수 있을 뿐아니라 그에 따른 제조 비용을 줄일 수 있는 효과가 있다.
또한, 구리로 이루어진 상부 도전막(523, 423)은 부식에 대해 강하기 때문에 이후의 몰딩 공정에서 사용하는 공정에서 사용하는 수지를 전자용 수지보다 Cl 또는 수분 등의 불순물을 다소 많이 포함하고 있다고 하더라도 저렴한 공엽용 수지로사용 할 수 있어 반도체 소자의 제조 비용을 줄일 수 있다.
따라서, 본 발명에 따른 반도체 소자는 구리를 포함하는 다층 막의 전극 또는 패드를 가지므로 부식 현상이 지속되는 것을 방지할 수 있어 제품에 대한 수명을 연장할 수 있고 제품에 대한 신뢰도를 확보할 수 있다.
Claims (6)
- 제1 도전형 기판,상기 제1 도전형 기판 위에 제1 도전형의 불순물로 도핑되어 있으며, 컬렉터 영역인 에픽텍셜층,상기 에피텍셜층의 상부에 형성되어 있으며, 제2 도전형의 불순물로 도핑되어 있는 베이스 영역,상기 베이스 영역의 안쪽에 형성되어 있으며, 제1 도전형의 불순물로 도핑되어 있는 이미터 영역,상기 에피텍셜층의 표면 위에 절연 물질로 형성되어 있으며, 상기 베이스 영역과 상기 이미터 영역을 각각 드러내는 개구부를 가지는 절연막,상기 절연막 상부에 각각 형성되어 있으며, 상기 개구부를 통하여 상기 베이스 영역과 상기 이미터 영역과 각각 연결되어 있고 적어도 알루미늄 계열의 금속으로 이루어진 하부 도전막과 상기 하부 도전막을 덮고 있으며 구리로 이루어진 상부 도전막을 포함하는 베이스 전극과 이미터 전극을 포함하는 반도체 소자.

- 제1항에 있어서,상기 베이스 전극과 상기 이미터 전극은 상기 상부 도전막과 상기 하부 도전막 사이에 형성되어 있으며, 상기 상부 도전막과 상기 하부 도전막 사이의 접촉 저항을 최소화기 위한 버퍼막을 더 포함하는 반도체 소자.
- 제4항에 있어서,상기 버퍼막은 크롬 또는 타이타늄 또는 바나듐 또는 니켈로 이루어진 반도체 소자.
- 제1항에 있어서,상기 제1 도전형 기판의 하부에 형성되어 있는 컬렉터 전극을 더 포함하는 반도체 소자.
