Abstract
PURPOSE:To keep the junction temperature of a FET to a permitted range by providing a means detecting a temperature of a case storing a FET and a means comparing the temperature of the case with a reference temperature. CONSTITUTION:If the junction temperature of a FET 34, that is, the case temperature rises and a resistance of a thermister 42 is decreased and an inverting input voltage of a comparator 40 is small than a noninverting voltage, the output of the comparator goes to 'H' and a transistor(TR) 45 is turned off. Thus, the gate bias voltage reaches a voltage -V being below a pinch-off voltage and the FET 34 is turned off. Since the power consumed in the FET 34 and the drain bias power supply 37 is almost less in this case, the case temperature is lowered and when the inverting input voltage to the comparator 40 is larger than the noninverting input voltage, the FET 34 is restored to the on-state.
