【従来の技術】電子デバイスに用いられる大半の電気導
体は、銅,アルミニウム,金,銀,鉛/錫(ハンダ),
モリブデンなどのような金属で作られている。鉛/錫合
金を用いるハンダ接続技術は、フリップチップ接続(ま
たはC4),ボール・グリッド・アレイ(BGA)のハ
ンダ・ボール接続,プリント回路基板(PCB)へのI
Cパッケージ・アセンブリのような、種々のレベルの電
子パッケージングにおいて重要な役割を果たしている。
電子パッケージにおいて形成されるハンダ接合は、電気
的相互接続および機械的/物理的接続として重要な機能
を担う。いずれかの機能が実現されないと、ハンダ接合
は失敗したとみなされ、これは、しばしば全電子システ
ムの機能停止を生じる。

導電性被膜は、前記粒子の溶融温度より低い溶融温度を
有することを特徴とする請求項7記載の方法。 - 【請求項9】前記第1の温度および前記第2の温度は、
約150℃〜約250℃であることを特徴とする請求項
8記載の方法。 - 【請求項10】フラックス剤と混合された、1種以上の
フェノキシポリマとスチレンアリルアルコール樹脂とよ
りなる群から選ばれた樹脂内の、Sn,In,Bi,S
bおよびそれらの混合物よりなる群から選ばれた材料の
層で被覆された銅粉を含む構造。 - 【請求項11】NMP溶媒と、酪酸およびエチレングリ
コールとを含み、さらにポリイミド,シロキサン,ポリ
イミド−シロキサン,フェノキシポリマ,スチレンアリ
ルアルコール樹脂,バイオ・ベースのポリマ樹脂よりな
る群から選ばれた材料とをさらに含む、請求項10記載
の構造。 - 【請求項12】前記銅粉は、前記構造の約30〜約90
重量%であることを特徴とする請求項1または10記載
の構造。 - 【請求項13】前記フェノキシポリマは、化学式 【化1】 を有し、n≧1、m=0または1であり、R0 は、 【化2】 または−O−であり、R2 およびR3 は、有機基である
ことを特徴とする請求項1または10記載の構造。 - 【請求項14】2000≧n≧1であり、R2 およびR
3 はH,CH3 ,C3 H2S+1,CF3(S≧1、好まし
くは6≧S≧1)よりなる群から選ばれ、R4 は、Hま
たは有機ラジカルである、ことを特徴とする請求項13
記載の構造。
