Description
【発明の詳細な説明】
光吸収による気体の質量流量測定方法及びこの方法の用途この発明は光吸収によ
る気体の質量流量測定方法及びこの方法の用途に関する。
多(の技術分野、例えばマイクロエレクトロニクスで又は摩耗防止の際にCVD
被覆処理(化学的蒸11)においては、低い蒸気圧を有し例えばS i H4、
B、H,のような従来から通常用いられている気体に比べて低い蒸気圧を有する
液体及び固体の出発材料又は出発物質がますます多く用いられている。これは一
方では安全上の理由から(万一事故が起きても局部的な汚染しか生じないように
すべきである)、また他方ではプロセスの簡単化から行われてきたものである。
後者の場合には化合物から成る層をも出発物質の簡単な熱分解により製作しよう
とするものである。典型的な例は半導体技術における5iO−の析出のためのT
E01 (テトラエチルオルトケイ酸塩)の使用である。この液体は室温で数百
Paの蒸気圧を有する。金属析出のための金属有機化合物は室温では多くの場合
固体として存在する。蒸気圧はしばしば100Pa以下である。その確実かつ時
間的に一定な配量は層の再現性の良い析出のための不可欠な前提である。
気体材料の適切な配置のためには「質量流量制御装置」又は「質量流量計」と呼
ばれる現在通常市販されている器具が用いられる。これは気体材料の質量流量を
熱伝導度を介して測定する器具である。
この種の器具は、検査すべき気体材料の管路中に圧力低下を発生するように働き
、このことは例えば絞り又は層流要素により行うことができる。気体材料の一部
は圧力差に応じて絞りに並列に配置されたバイパス毛管を経て流れることができ
る。この毛管には電熱線が取り付けられ、この電熱線が気体材料を一般的に70
ないし100°Cに加熱する。更にその際温度分布を測定する熱電対が設けられ
ている。
管路を通って気体が流れないと、装置中に圧力低下が発生せず従って毛管中の流
れも生じない。従って均一に対称な温度分布が生じる。流れの際に生じるこの分
布からの偏差は質量流量に対する基準にすることができる。前記の種類の器具及
びその機能け、例えばタイラン社(ミュンヘン近郊のエヒング在)の商品説明書
[究極の蒸気源V−MAXJに記載されている。
この種の器具に関する問題は、測定原理上圧力低下を測定装置中に発生させるた
めに少なくとも103ないし10’Paの予圧を必要とすることにある。少なく
とも必要なこの入口圧力は多くの材料又は物質の場合に、例えば100°C以上
の比較的高い温度の場合に初めてその蒸気圧力を超えて発生させることができる
。また材料又は物質の加熱の必要性により下記の欠点が生じる。
材料が部分的に十分な熱安定性を示さず、必要な蒸気圧に到達する前に分解する
。
市販さねている「質量流量制御装置」は通常70″Cの運転温度に制限されてい
る。特殊構造においてだけこの温度を若干超えることができる。
測定はその精度を欠き、有効信号は非常に小さくなり、器具はどうにか一定の温
度の場合にだけ働かせることができる。
質量流量測定装置の使用上の別の制限は、この装置を所定の材料又は所定の物質
について校正しなければならないことにある。なぜならば材料はそれぞれ異なる
熱伝導度を有するからである。このことは普遍的な使用を不可能にするが又は決
定的に制限する。更にしばしば熱伝導度のデータは全く又は非常に不正確にしか
知られていない。
低い蒸気圧を有する材料を配置する別の方法は不活性キャリヤーガスの使用にあ
る。その際容器はキャリヤーガスにより貫流され、理想的な場合には材料の分圧
比に基づくキャリヤーガスの飽和が起こる。
しかしその際一般に質量流量についての絶対的な制御は不可能である。なぜなら
ば実際の飽和度が著しく変動するおそれがあり、かつキャリヤーガスが質量流量
制御装置の使用の際に熱伝導度にも寄与するからである。
一般に現在は材料配置のために次の手段が実施されている。
材料の流量の調節を行わない。このことは確かに技術的かつ装備的に最も簡単な
解決策であるが、しかし制御の可能性を全く提供しない。
質量流量制御装置又は質量流量計の使用は簡単な制御方法ではあるが、これは4
0ないし50°Cの低い温度に対してだけ使用可能である。その際キャリヤーガ
スを使用し比較的高い温度で作業しなければならないならば、これもまた前記理
由から使用不可能である。
圧力調節の際にキャリヤーガスにより貫流される蒸発器系の圧力は圧力センサ及
び調節弁により一定に保たれる。その際蒸気圧力比に基づく配量しようとする材
料によるギヤリヤーガスの一定の飽和が出発点となる。しかしこの場合の欠点は
、一方では材料の蒸気圧力曲線を正確に知らなければならないがこれは一般に不
可能であり、また他方では理想的な状態(特に蒸発器中のキャリヤーガスの大き
い滞留時間)が出発点となることである。
まとめると、従来知られているすべての方法は特に50°Cを超える温度領域に
おいて満足すべきものでなく、かつプロセス例えばCVDプロセスの経過中に材
料の実際の質量搬送についての確実な絶対的なデータの入手が不可能であるとい
うことが確認できる。
この発明の課題は、特に析出プロセスの際の材料の配置の現場制御にも適するよ
うに、特に低い蒸気圧を有する材料の質量流量測定方法を改良することにある。
この課題はこの発明に基づき請求の範囲1に記載の方法により解決される。
この発明の実施態様は請求の範囲第2項以下に記載されている。
次に図面に示した一実施例によりこの発明の詳細な説明する。
第1図はそれ自体は公知のガス分析器の概略図を示し、第2図はキャリヤーガス
を用いて材料を配量するためのこの発明に基づく方法の一実施例の概略図を示す
。
この発明は、材料の実際の質量流量の測定のために、種々の波長領域での光吸収
をベースとするそれ自体は公知の測定原理を用いることに基づいている。それに
より特に負圧を伴うプロセスの際に従来測定不能であった測定領域を、析出プロ
セスにおける質量流量の調節のために利用することができる。その際紫外線領域
から可視領域を経て遠赤外線領域までの波長領域を、検査対象の材料(有機、有
機金属、金属ハロゲン化物など)の組成に応じて利用することができる。大まか
な評価によれば、広帯域で働く装置により約10110l4”の光学的に活性の
微粒子の密度を検出できることが分かった。このことは100Paの絶対圧力の
場合に0.Olパーミルのキャリヤーガス飽和に相応する。この予想以上の高い
感度により負圧領域でも質量搬送を測定することが可能となる。
第1図は例えば出願人発行の商品説明書「ガス分析器ULTRAMAT 50X
YMAT5」、第A19100−E681−A21−V4号に記載されているよ
うなガス分析器の構造を示す。
第1図に概略的に示すように、この種の器具は検査対象の材料のための入口l及
び出口2を備える吸収セル3を有する。更に純粋な不活性ガスだけを充填した比
較セル4が設けられている。光源5から光フィルタ6を経て所定の波長領域の光
がセル3.4に入射される。光フィルタ6とセル3.4との間には回転チョッパ
7が設けられているので、光は交互に吸収セル3及び比較セル4へ入射される。
セル3.4の前記光学装置と反対の側では検出器8が光学的にセル装置に結合さ
れている。吸収セル3中の検査対象の材料の濃度に応じて、検査対象の物質と同
じ波長領域で吸収する気体を充填された検出器8中の略示された微小流れセンサ
9では、それぞれの検出器室中の異なる強さの温度上昇に基づき吸収セル3及び
比較セル4の側で異なる圧力状況が生じる。この圧力差に基づき気体が微小流れ
センサ9が設けられた結合配管を通って一方の検出器室から他方の検出器室へ流
れ、その際微小流れセンサ9は吸収セル3中の検査しようとする材料の質量流量
の基準となる信号を供給し、この信号は図示の出力端10で得られる。
それ自体は公知のこのガス分析器は、前記説明書に記載されているように、酸素
濃度及び種々の赤外線を吸収する化合物の定量分析に適している。しかしこの分
析器は負圧領域に対しては従来使用されていなかった。器具の構造は全体として
(石英室、セルなど)常に検査対象の材料のごく一部だけが吸収セル3中へ導か
れることを考慮に入れており、その結実質量流量はせいぜい計算上でしか従って
不正確にしか検出できない。
これに反してこの発明によれば、配量しようとする材料の全量は吸収セルを経て
導かれる。第1図に概略的に示した種類の構造に適合した器具はこの発明に基づ
く方法を実施する場合に、例えばマイクロエレクトロニクスにおける被覆処理に
第2図に示すようにして用いることができる。容器20は配置対象の材料を収容
するもので、図示の管路21を経てキャリヤーガスが容器20中へ導入される。
容器20中ではドーパントによるキャリヤーガスの飽和を達成するために、キャ
リヤーガスが配量対象の材料を通して導かれる。配置対象の材料はキャリヤーガ
スにより、管路22、調節弁24及び管路25を経て第1図に示された種類の装
置27中へ導入される。この装置からは正確に配量された材料が室30中へ導入
され、その内部で例えば図示されていないCVDプロセスが進行する。
質量流量検出装置27の出力端29では配置対象の材料の質量流量の基準となる
実際値信号Istが得られ、この信号は例えば図示されていない表示器に与える
ことができる。しかしながらこの実際値信号は、入力端33で目標値信号5ol
lを受け取る調節器31を経て調節弁24の調節のために、従ってこの弁を介し
て容器20からの材料の配置の調節のために用いることができる。その際調節器
31は調節信号を導線32を介して調節弁24上に与える。
キャリヤーガスと配量対象の材料との間の材料分離を防止するために、質量流量
検出装置27の入口には第1図の入口lと同様に、例えば旋回流発生板として用
いることができる図示の適当な装置28を設けるのが合目的的である。このこと
は特に負圧の用途の場合に合目的的である。なぜならば圧力が小さい場合には容
易に層流状態が発生するおそれがあり、従ってキャリヤーガスと配置対象の材料
との均一な混合は吸収セル中では行われず、その結果測定誤差を招くおそれがあ
るからである。
前記の種類の方法を例えば120°Cまでの比較的高い温度で行おうとするなら
ば、容器20の形の配置対象の材料のための源と質量流量検出装置27との間に
、検査対象の材料の温度を一定に保つための熱絶縁装置及び/又は加熱装置を設
けるのが合目的的である。第2図にはこの種の熱絶縁装置が管路22の破線で示
された絶縁管23の形で示され、また一点鎖線で示された加熱コイル26が管路
25に沿って示されている。
この発明は次のような長所を有する。
質量流量の現場測定及び調節がプロセスの経過中に可能である。
応答時間は実際に1ないし20秒であり、その際この発明に基づく方法では情報
を実時間でかつ時間分解してめることができる。
測定はキャリヤーガスの種類及び量に無関係である。なぜならば例えばHつ、N
、、Arなどの不活性ガスは特に赤外線領域で光に不活性だからである。
測定原理は運転温度の広い可変領域で新たに校正せずに使用可能である。
使用は真空から標準圧力を経て正圧に至るまでの圧力範囲で可能である。測定装
置に対しては僅か数Paの非常に小さい入口圧力が必要となるにすぎず、測定装
置全体の内部では非常に小さい圧力低下が起こるにすぎず、従って非常に低い蒸
気圧を有する材料のためにも使用可能である。
原理的に種々の材料のための測定及び調節が新たな校正無しに数ppmないし高
パーセントの混合体の濃度領域で可能である。
−例として室温で液体であり50°Cで約5Paの蒸気圧を有する有機金属化合
物テトラキス(ジメチルアミノ)チタンT l (N (CHs ) * )
4からのTiNのCVDプロセスのためのパラメータを下記に示す。
CH,群の吸収バンド:約3.6μm
管路及びセルの温度:蒸発器温度を超えること5ないし10°C広帯域の吸収;
3.3ないし3.9μm一般的なベラメータとしては次のパラメータを示すこと
ができる。
圧力ニ真空から標準圧力を経て正圧まで温度:室温ないし200°C
キャリヤーガス流量:0ないし1010000sc波長領域:100ないし11
0000n (紫外、可視、赤外)大濃度測定域:キャリヤーガスを含む数pp
mないし高パーセントの混合体この発明による方法は一方では質量流量の純粋な
検出のために利用でき、また他方では実際値センサとしても使用できるように構
成され、第2図に示すようにその信号は制御対象を制御し従って能動的に質量流
量を調節する。
負圧領域で光吸収をベースとして働(方法の使用が特に有利であり、このことは
これまで劣情に入れられなかった。
この発明による方法は気相材料の実際上のすべての配置問題及び検出問題に対処
可能であり、従ってその用途はマイクロエレクトロニクス又は被覆技術だけにこ
の発明による方法は問題なく設備全体の制御に組み込むことができるばかりフロ

- 【特許請求の範囲】 1.a)気体の全量が吸収セル(3)を通って導かれ、b)比較セル(4)が比 較ガスを内蔵し、c)両セル(3、4)が光を透射され、d)セル(3、4)か ら出る光線を受け入れる検出器(8、9)中で、測定すべき質量流量の基準とな る信号が発生させられることを特徴とする光吸収による気体の質量流量測定方法 。 2.質量流量の測定が時間分解して行われることを特徴とする請求の範囲1記載 の方法。 3.質量流量の測定が実時間で行われることを特徴とする請求の範囲1又は2記 載の方法。 4.質量流量を測定される気体のために、数Paにすぎない入口圧力が調節され ることを特徴とする請求の範囲1ないし3の一つに記載の方法。 5.運転温度の広い可変領域で校正を不変のままにして実施されることを特徴と する請求の範囲1ないし4の一つに記載の方法。 6.負圧領域の気体が用いられることを特徴とする請求の範囲1ないし5の一つ に記載の方法。 7.負圧の気体及び/又はキャリヤーガスと混合された気体のために、ガス分離 を防止する装置(28)が吸収セル(3)の領域内に設けられ、気体が吸収セル (3)の透射領域内で混合されることを特徴とする請求の範囲1ないし6の一つ に記載の方法。 8.気体分離を防止する装置(28)として旋回流発生板が用いられることを特 徴とする請求の範囲7記載の方法。 9.室温を超える気体温度のために、検査対象の気体の温度をその源(20)か ら吸収セル(3)に至るまで一定に保持するために、熱絶縁装置(23)及び/ 又は加熱装置(26)が設けられることを特徴とする請求の範囲1ないし8の一 つに記載の方法。 10.特に層析出プロセス中の蒸気状材料の配量のために用いられることを特徴 とする請求の範囲1ないし9の一つに記載の方法の用途。
