次に、実施の形態2における半導体装置の構成を説明する。図20は、実施の形態2におけるRC-IGBTである半導体装置のIGBT領域とダイオード領域との境界部の構成を示す部分拡大平面図である。図20は、図1または図2に示した構成の半導体装置における破線84で囲った領域の他の構成を拡大して示したものである。実施の形態2では、実施の形態1で説明した半導体装置100または半導体装置101と同一または対応する構成については、実施の形態1と同一の符号を付して説明を省略する。
図25は、実施の形態3のRC-IGBTである半導体装置のIGBT領域とダイオード領域の境界の構成を示す断面図である。図25は、図1に示した半導体装置100または図2に示した半導体装置101における破線G-Gにおける断面図であり、実施の形態1で説明した図9または図10に示す断面図とは異なり、IGBT領域10とダイオード領域20との間に境界領域50を有さない構成の半導体装置の断面図である。

Claims (11)
- 第1主面と前記第1主面に対向する第2主面との間に第1導電型のドリフト層を有する半導体基板に、前記第1主面に沿った第1方向に並んで設けられたIGBT領域とダイオード領域とを備え、
前記IGBT領域は、
前記ドリフト層と前記第2主面との間に設けられた第2導電型のコレクタ層と、
前記ドリフト層の前記第1主面側に前記ドリフト層に接して設けられ、前記ドリフト層よりも第1導電型の不純物濃度が高い第1導電型のキャリア蓄積層と、
前記キャリア蓄積層と前記第1主面との間に設けられた第2導電型のベース層と、
前記ベース層の表層部に選択的に設けられ、前記第1主面の一部を有する第1導電型のエミッタ層と、
前記エミッタ層および前記ベース層に絶縁膜を介して対向して設けられたゲート電極と、を備え、
前記ダイオード領域は、
前記ドリフト層と前記第2主面との間に設けられた第1導電型のカソード層と、
前記ドリフト層と前記第1主面との間に設けられ、前記キャリア蓄積層と前記ドリフト層との境界よりも前記第1主面からの深さが深い位置にまで設けられた第2導電型のアノード層と、を備え、
前記アノード層の第2導電型の不純物濃度が前記キャリア蓄積層の第1導電型の不純物濃度より高い半導体装置。 - 第1主面と前記第1主面に対向する第2主面との間に第1導電型のドリフト層を有する半導体基板に、前記第1主面に沿った第1方向に並んで設けられたIGBT領域とダイオード領域とを備え、
前記IGBT領域は、
前記ドリフト層と前記第2主面との間に設けられた第2導電型のコレクタ層と、
前記ドリフト層の前記第1主面側に前記ドリフト層に接して設けられ、前記ドリフト層よりも第1導電型の不純物濃度が高い第1導電型のキャリア蓄積層と、
前記キャリア蓄積層と前記第1主面との間に設けられた第2導電型のベース層と、
前記ベース層の表層部に選択的に設けられ、前記第1主面の一部を有する第1導電型のエミッタ層と、
前記エミッタ層および前記ベース層に絶縁膜を介して対向して設けられたゲート電極と、を備え、
前記ダイオード領域は、
前記ドリフト層と前記第2主面との間に設けられた第1導電型のカソード層と、
前記ドリフト層と前記第1主面との間に設けられ、前記キャリア蓄積層と前記ドリフト層との境界よりも前記第1主面からの深さが深い位置にまで設けられた第2導電型のアノード層と、を備え、
前記IGBT領域は、前記第1主面に沿って前記第1方向と直交する第2方向に延伸し、前記第1主面から前記ベース層を貫通して前記ドリフト層にまで達するトレンチ内に絶縁膜を介して設けられたIGBTトレンチ電極を複数有し、
前記ダイオード領域は、前記第2方向に延伸し、前記第1主面から前記アノード層を貫通して前記ドリフト層にまで達するトレンチ内に絶縁膜を介して設けられたダイオードトレンチ電極を複数有し、
複数の前記IGBTトレンチ電極の少なくとも一部が前記ゲート電極である半導体装置。 - 複数の前記IGBTトレンチ電極のうち前記ダイオード領域に最も近い前記IGBTトレンチ電極と、複数の前記ダイオードトレンチ電極のうち前記IGBT領域に最も近い前記ダイオードトレンチ電極との間に、前記ドリフト層を有する境界領域を備え、
前記境界領域は、前記ドリフト層と前記第2主面との間に前記コレクタ層を有し、
前記キャリア蓄積層と前記アノード層とが前記境界領域で接している請求項2に記載の半導体装置。 - 前記第1主面上に、前記エミッタ層、前記ベース層および前記アノード層と電気的に接続されたエミッタ電極を有し、
前記ダイオード領域に最も近い前記IGBTトレンチ電極および前記IGBT領域に最も近い前記ダイオードトレンチ電極は、前記エミッタ電極に電気的に接続されている請求項3に記載の半導体装置。 - 前記境界領域は、前記第2方向に延伸し、前記第1主面から前記ドリフト層にまで達するトレンチ内に絶縁膜を介して設けられた境界トレンチ電極を有し、
前記境界トレンチ電極は、前記エミッタ電極に電気的に接続されている請求項4に記載の半導体装置。 - 前記境界領域は、前記ドリフト層と前記第1主面との間に前記ベース層または前記アノード層を有し、
前記境界領域に含まれる前記ベース層または前記アノード層の表層部に選択的に設けられた前記キャリア蓄積層より第1導電型の不純物濃度が高い第1導電型のキャリア注入抑制層を有する請求項3から5のいずれか1項に記載の半導体装置。 - 第1主面を有し、前記第1主面に沿った第1方向に並んでIGBT領域が形成される第1領域とダイオード領域が形成される第2領域とを有する第1導電型の半導体基板を準備する工程と、
前記第1領域の前記第1主面上に第1開口を有する第1レジストマスクを形成する工程と、
前記第1開口から第1導電型の不純物イオンを注入して第1導電型のキャリア蓄積層を形成する工程と、
前記第1開口から第2導電型の不純物イオンを注入して、前記第1主面と前記キャリア蓄積層との間に第2導電型のベース層を形成する工程と、
前記第2領域の前記第1主面上に第2開口を有する第2レジストマスクを形成する工程と、
前記第2開口から第2導電型の不純物イオンを注入して、前記キャリア蓄積層が形成された深さより前記第1主面からの深さが深い位置から前記第1主面にまで第2導電型のアノード層を形成する工程と、
を備える半導体装置の製造方法。 - 前記第1開口および前記第2開口は、互いに一部が重なり、
前記キャリア蓄積層および前記アノード層は、互いに一部が重なるように不純物イオンを注入して形成される請求項7に記載の半導体装置の製造方法。 - 前記アノード層を形成する工程は、前記キャリア蓄積層を形成する工程より前に行われる請求項7または8に記載の半導体装置の製造方法。
- 前記アノード層を形成する工程の後に、前記アノード層の不純物イオンを前記半導体基板内に拡散させる加熱工程を備え、
前記キャリア蓄積層を形成する工程は、前記加熱工程より後に行われる請求項9に記載の半導体装置の製造方法。 - 前記半導体基板は、前記第1領域および前記第2領域の周囲に終端領域が形成される第3領域を有し、
前記第2レジストマスクは、前記第3領域の第1主面上に第3開口が形成されており、
前記アノード層を形成する工程は、前記第2開口と前記第3開口から同時に第2導電型の不純物イオンを注入して、前記アノード層と第2導電型の終端ウェル層とを形成する請求項7から10のいずれか1項に記載の半導体装置の製造方法。
