Curable resins such as epoxy resins, which have low shrinkage and excellent adhesion, insulation, and chemical resistance, are used in many industrial products. In particular, resin compositions used as interlayer insulating materials for printed wiring boards and the like require dielectric properties such as low dielectric constant and low dielectric tangent. As resin compositions with such excellent dielectric properties, for example, Patent Documents 1 and 2 disclose resin compositions containing a curable resin and a compound having a specific structure as a curing agent. However, such resin compositions have the problem that it is difficult to achieve both heat resistance and dielectric properties after curing.

The present invention also aims to provide a resin composition using the polyfunctional active ester compound, a cured product of the resin composition, and a build-up film using the resin composition.
本発明は、下記式(1)で表される多官能活性エステル化合物である。 The present invention is a multifunctional active ester compound represented by the following formula (1).

8.43 parts by weight of the obtained imide compound and 4.86 parts by weight of triethylamine were dissolved in 130 mL of tetrahydrofuran. 4.80 parts by weight of 2-naphthalenecarbonyl chloride was added to the obtained solution, and the mixture was stirred at 25° C. for 4 hours to allow the esterification reaction to proceed. Thereafter, tetrahydrofuran was removed under reduced pressure to obtain a multifunctional active ester compound M.
It was confirmed by 1 H-NMR, GPC and FT-IR analyses that the polyfunctional active ester compound M contained a compound represented by the following formula (20).

(Synthesis Example 14 (Preparation of Multifunctional Active Ester Compound N))
Using a vessel equipped with a stirrer, a reflux condenser, and a Dean-Stark water separator, 21.8 parts by weight of 3-aminophenol was dissolved in 100 mL of N-methylpyrrolidone. 52.0 parts by weight of 4,4'-(4,4'-isopropylidenediphenoxy)diphthalic anhydride was added to the resulting solution, and the mixture was stirred at 25°C for 4 hours to react. 100 mL of toluene was added to the resulting solution, and the mixture was refluxed at 150°C for 4 hours until water was no longer generated. After the reaction was completed, the solution obtained by removing toluene from the resulting solution using an evaporator was dropped into 800 mL of pure water, and the precipitate was separated by filtration.
Further, 70.3 parts by weight of the obtained precipitate and 20.2 parts by weight of triethylamine were dissolved in 200 mL of N-methyl-2-pyrrolidone. 28.1 parts by weight of benzoyl chloride was added to the obtained solution, and the mixture was reacted with stirring at 25° C. for 4 hours. After the reaction was completed, the obtained solution was poured into 800 mL of pure water, and the precipitate was filtered off and then vacuum dried to obtain a polyfunctional active ester compound N.
It was confirmed by 1 H-NMR, GPC and FT-IR analyses that the polyfunctional active ester compound N was not represented by the above formula (1).
(Examples 1 to 12, Comparative Examples 1 to 3)
Cyclohexanone was added as a solvent to each material in the mixing ratio shown in Tables 1 and 2, and the mixture was stirred at 1200 rpm for 4 hours using a stirrer to obtain a resin composition. Note that the compositions in Tables 1 and 2 show the solid content excluding the solvent.
The obtained resin composition was applied to the release-treated surface of a PET film having a thickness of 25 μm using an applicator. XG284 (manufactured by Toray Industries, Inc.) was used as the PET film. The film was then dried for 2.5 minutes in a gear oven at 100° C. to volatilize the solvent. In this way, an uncured laminated film was obtained having a PET film and a resin composition layer having a thickness of 40 μm on the PET film and a residual amount of the solvent of 1.0 wt % or more and 7.0 wt % or less.

Each uncured laminate film obtained in the examples and comparative examples was heated at 190° C. for 90 minutes, and then the base PET film was peeled off to obtain a cured product. The linear expansion coefficient of the obtained cured product was measured in the temperature range from 25° C. to 150° C. using a thermomechanical analyzer under conditions of a heating rate of 5° C./min and a force of 33 N. The thermomechanical analyzer used was a TMA7100 (manufactured by Hitachi High-Tech Science Corporation).
Heat resistance was evaluated as follows: a linear expansion coefficient of 25 ppm/°C or less was rated as "○", a linear expansion coefficient of more than 25 ppm/°C and less than 28 ppm/°C was rated as "△", and a linear expansion coefficient of more than 28 ppm/°C was rated as "×".
(誘電特性)

The cut cured product was measured for dielectric tangent at 23°C and 5 GHz by the cavity resonance method using a cavity resonance perturbation method dielectric constant measuring device and a network analyzer. CP521 (manufactured by Kanto Electronics Application Development Co., Ltd.) was used as the cavity resonance perturbation method dielectric constant measuring device, and N5224A PNA (manufactured by Keysight Technologies, Inc.) was used as the network analyzer.
The dielectric properties were evaluated as follows: when the dielectric tangent was 0.0025 or less, it was marked "◎"; when it was more than 0.0025 and 0.003 or less, it was marked "◯"; when it was more than 0.003 and 0.0035 or less, it was marked "△"; and when it was more than 0.0035, it was marked "X".
