半導体素子12の接合面12aには、Sn材で構成されたバッファ層40が予め設けられている。絶縁回路基板20の接合面20aにも、Sn材で構成されたバッファ層42が予め設けられている。バッファ層240、242の各厚みは、特に限定されないが、例えば1マイクロメートル以上とすることができる。なお、バッファ層240、242は、前述したように、Al材といった他の金属材料で構成されてもよい。バッファ層240、242がAl材で構成される場合は、バッファ層240と半導体素子12との間や、バッファ層242と絶縁回路基板20との間に、例えばCr(クロム)やTiを用いて構成された金属バリア層がさらに設けられてもよい。

多層膜230xは、Ni層232とAl層234とが交互に積層された構造を有しており、自己伝播発熱反応を示す多層膜である。また、Al層234には、Bが含有されている。多層膜230xのその他の構成については、特に限定されない。一例ではあるが、本実施例における多層膜230xでは、Ni層232が40ナノメートルの厚みを有しており、Al層234が60ナノメートルの厚みを有しており、Ni層232とAl層234とがそれぞれ300層ずつ積層されている。多層膜230xは、スパッタリングによって成膜することができる。この場合、Al層234を成膜するためのターゲットには、0.32重量パーセントの濃度でBを含有するAl材を用いることができる。また、特に限定されないが、本実施例における多層膜230xにおいても、表裏に位置する各最外層はNi層32となっている。

次に、多層膜230xを自己伝播発熱反応させることによって、半導体素子12と絶縁回路基板20との間を互いに接合する。多層膜230xの自己伝播発熱反応は、例えば実施例1と同様に行うことができ、その具体的な方法は特に限定されない。多層膜230xを自己伝播発熱反応させると、多層膜230xの内部では、互いに隣接するNi層32とAl層34とが反応することで、Ni-Al系金属間化合物の生成が生じる。これにより、反応後の多層膜230xは、Ni-Al系金属間化合物で構成された接合層230(図6参照)となり、半導体素子12と絶縁回路基板20との間が接合される。本実施例では、多層膜230xのAl層234にBが含有されていたので、接合層230を構成するNi-Al系金属間化合物にもBが含有されている。前述したように、Al層234の成膜に0.32重量パーセントの濃度でBを含有するターゲットを使用した場合、反応後の多層膜230x(即ち、接合層230)には、0.1重量パーセントの濃度でBが含有されることが確認されている。
