次に、上記効果を確認するために、以下の実験を行った。発明実験1では、塊状のスカンジウム(商品名「不定形スカンジウム」)2molとワイヤ状のアルミニウム(日本軽金属株式会社製、商品名「99.99%Al ボビンワイヤー」)1molとを混合し(スカンジウムとアルミニウムとの元素比は66.7at%:33.3at%)、Arc溶解させて、合金(インゴット)を得た。得られた合金を切断し、その切断面のSEM写真を図2(a)に示す。このSEM写真によれば、偏析がなく、スカンジウムとアルミニウムとが均一に分散していることが判った。また、図2(b)に示すEDX結果によれば、スカンジウムとアルミニウムとが均一に分散されており、スカンジウムとアルミニウムとの元素比が上記混合した比率(2:1)となっていることが確認された。また、図2(c)に示すXRD結果によれば、AlSc2のピークが確認された。これより、本発明実験1で得られた合金が、金属間化合物(AlSc2)であることが判った。そして、この金属間化合物(AlSc2)をロッドミルにより粉末状に粉砕することで、平均粒径を53μm以下にした。

以上のTG-DTA測定結果及びXRD結果を考慮し、上記粉砕された金属間化合物(AlSc2)を窒素含有雰囲気中で900℃、1時間加熱することで窒化した。粉末状の窒化された金属間化合物をΦ30mm、厚さ3mmの円筒状(ターゲット形状に対応する)に成形し、この成形したものをSPS法により焼成して焼結体(ターゲットに対応する)を得た。得られた焼結体のXRD結果を図6(a)に示す。これによれば、金属間化合物(Al2SC,Al3Sc,AlSc2)、AlN、ScNのピークが夫々確認され、これらが混合された三元のターゲットが得られることが判った。また、図6(b)の写真及び図7(a)のSEM写真に示すように、ターゲットは、光沢を有し、偏析や色むらの無い良好な外観を有していることが確認された。また、図7(b)~(d)に示すEDX結果によれば、アルミニウムとスカンジウムと窒素とが均一に分散されており、スカンジウムとアルミニウムとの元素比が夫々51.0at%:26.0at%であり(このとき、窒素の元素比は23.0at%)、この元素比は上記混合比率(2:1)と略同一であることが確認された。この焼結体の面内10点で比抵抗値を測定したところ、66.0±8.2μΩ・cmであり、スカンジウム(56.2μΩ・cm)のような低い比抵抗値を有し、その比抵抗値のばらつきが小さいことが判った。また、上記発明実験1では、合金として金属間化合物(AlSc2)を得ることで、後述する発明実験3のように窒化に伴う発熱により溶融しないため、窒化後にその窒化膜を粉末状にする粉砕工程を行う必要がなく、より生産性よくスカンジウムアルミニウム窒化物粉末を製造できることが判った。

次に、発明実験2として、窒化温度を1100℃に変更した点を除き、上記発明実験1と同様の方法でスカンジウムアルミニウム窒化物粉末を得て、そのスカンジウムアルミニウム窒化物粉末を用いて焼結体を得た。得られた焼結体のXRD結果を図8(a)に示す。これによれば、金属間化合物(Al3Sc)、AlN、ScNのピークが確認され、これらが混合された三元のターゲットが得られることが判った。また、図8(b)の写真及び図9(a)のSEM写真に示すように、上記発明実験1のものよりも光沢は無いが、偏析や色むらの無い良好な外観を有していることが確認された。また、図9(b)~(d)に示すEDX結果によれば、アルミニウムとスカンジウムと窒素とが均一に分散されており、スカンジウムとアルミニウムとの元素比が夫々37.5at%:23.9at%であり、この元素比(1.6:1)は上記混合比率(2:1)と異なることが確認された。この元素比のずれは、焼成する前の混合が不足することによってAlNの凝集が発生したためであると考えられる。また、窒素の元素比は38.6at%であり、上記発明実験1よりも窒素濃度が増加していることが確認された。これは、窒化反応が2段階で進むことによるものと考えられる(図4(a)参照)。この焼結体の面内10点で比抵抗値を測定したところ、43.6±14.1μΩ・cmであり、上記発明実験1よりも更に低い比抵抗値を有し、その比抵抗値のばらつきも小さいことが判った。

次に、発明実験3として、スカンジウムとアルミニウムとの混合比を1mol:1molに変更した点を除き、上記発明実験1と同様の方法で金属間化合物たるAlScのインゴットを得た。この金属間化合物(AlSc)もロッドミルにより粉末状に粉砕できることが確認され、この粉砕された金属間化合物の図示省略するSEM写真及びEDX結果から、偏析が無く、スカンジウムとアルミニウムとが均一に分散していることが確認された。この粉砕された金属間化合物(AlSc)のTG-DTA測定結果(図示省略)によれば、上記発明実験1のAlSc2と同様に約644℃(基準温度)で窒化反応(1段階目)が開始し、この窒化に伴う温度上昇が139℃(このときの発熱量は2.8℃/mg)であった。また、AlSc2よりも少し高い約947℃から2段階目の窒化反応が開始し、この窒化に伴う温度上昇が294℃(このときの発熱量は6.0℃/mg)であった。本発明実験3においても、上記発明実験1と同様の条件(900℃、1時間)で窒化したところ、窒化に伴う発熱により溶融した。そこで、本発明実験3では、窒化された金属間化合物を冷却した後、粉砕してスカンジウムアルミニウム窒化物粉末を得た。得られた窒化物粉末を用いて上記発明実験1と同様の方法で焼結体を得たところ、この焼結体も偏析や色むらの無い良好な外観を有していることが確認された。また、焼結体の面内10点で比抵抗値を測定したところ、115±23μΩ・cmであり、低い比抵抗値を有し、その比抵抗値のばらつきも小さいことが判った。

次に、発明実験5として、スカンジウムとアルミニウムとの混合比を1mol:3molに変更した点を除き、上記発明実験1と同様の方法で金属化合物たるAl3Scのインゴットを得た。この金属間化合物(Al3Sc)もロッドミルにより粉末状に粉砕できることが確認され、この粉砕された金属間化合物の図示省略するSEM写真及びEDX結果から、偏析が無く、スカンジウムとアルミニウムとが均一に分散していることが確認された。この粉砕された金属間化合物(Al3Sc)のTG-DTA測定結果(図示省略)によれば、640℃前後では窒化は起こらず、約1060℃(基準温度)で窒化反応が開始し、この窒化に伴う温度上昇が236℃(このときの発熱量は3.4℃/mg)であった。そこで、本発明実験5の金属間化合物(Al3Sc)の場合、窒化温度は上記発明実験2と同様の例えば1100℃に設定することができる。これより、金属間化合物の元素比(組成)に応じて、窒化条件(窒化温度や窒化時間)を設定できることが判った。

次に、発明実験6として、上記発明実験5で得られたスカンジウムアルミニウム窒化物粉末と、アルミニウム(Al)粉末(株式会社高純度化学研究所製、商品名「アルミニウム粉末、粒径53~106μm」)とを混合し、この混合したもの(スカンジウムとアルミニウムとの元素比は10at%:90at%)を成形、焼成する点を除き、上記発明実験1と同様の方法で焼結体(ターゲット)を得た。得られた焼結体のXRD結果を図10に示す。これによれば、金属間化合物(Al3Sc)、AlN、ScNのピークに加えて、Alのピークが確認された。尚、スカンジウムとアルミニウムとの元素比が25at%:75at%となるように混合した場合も同様に、Alのピークが確認された。また、Al-Sc系平衡状態図では、スカンジウムの元素比が25at%よりも高くなるとAlのピークは検出されないはずであるが、例えば、スカンジウムとアルミニウムとの元素比が30at%:70at%となるように混合した場合も同様に、Alのピークが確認された。これは、混合時間や焼成時間が比較的短いことに起因して焼結体にAlが残留したことによるものと推測される。このように、スカンジウムとアルミニウムとの元素比が10~30at%:90~70at%の範囲内である場合(つまり、スカンジウムの元素比が小さい場合)には、金属間化合物とAlNとScNとに加え、Alが更に混合されたターゲットが得られることもある。このAlが更に混合されてなるターゲットも、スカンジウムと、アルミニウムと、窒素とが均一に分散されていることが、図示省略するEDX結果により判った。また、焼成前にアルミニウム粉末を混合することで、焼結体(ターゲット)におけるアルミニウムの元素比を調整できることが判った。また、発明実験6で得た焼結体の面内10点で比抵抗値を測定したところ、40.0±19.2μΩ・cmであり、上記発明実験1及び2よりも更に低い比抵抗値を有し、その比抵抗値のばらつきも小さいことが判った。
