Description
The present invention relates to a substrate processing system for processing a substrate using a processing liquid in which a gas is dissolved in a fluid.
Conventionally, when manufacturing a semiconductor component, a flat panel display, or the like, a substrate processing system is used to perform processing such as cleaning or rinsing on a substrate such as a semiconductor wafer or a liquid crystal substrate using a processing liquid.
For example, when a substrate treatment system is used to rinse the substrate with a rinse liquid containing pure water as a main component, a carbonic acid solution in which carbon dioxide gas is dissolved in pure water at a predetermined concentration to prevent the substrate from being charged. Use water.
As shown in FIG. 7, carbonated water is generated using a
The pure water flows from the pure
However, in the conventional substrate processing system, since the carbonic acid dissolution module is provided in the second pure water supply channel branched downstream from the pressure regulator, the number of processing units used is particularly small. As the flow rate of the pure water supply channel decreases, a greater pressure loss occurs in the second pure water supply channel.
In the substrate processing system, it is necessary to use the processing liquid in one or a plurality of processing units at the same time, and the fluctuation range of the usage amount of the processing liquid is wide, so that the processing liquid having a desired concentration is stably supplied to one or a plurality of processing units. It was difficult to supply.
Therefore, in the present invention, in a substrate processing system that processes a substrate using a processing liquid in which a gas is dissolved in a fluid, a processing unit that processes the substrate, a first fluid supply channel that supplies the fluid, A second fluid supply channel provided in the middle with a dissolution module for dissolving the gas in the fluid; a first pressure regulator provided in the first fluid supply channel; and the second A processing liquid that supplies the processing liquid to the processing unit by joining the second pressure regulator provided in the fluid supply flow path, the first fluid supply flow path, and the second fluid supply flow path A supply channel, a downstream side of the first pressure regulator of the first fluid supply channel, and a downstream side of the second pressure regulator of the second fluid supply channel, wherein the dissolution module Between the first fluid supply flow path and the upstream side. There was to have a flow regulator to reduce or increase the flow rate of the fluid flowing through the second fluid supply channel when the increased or decreased with respect to the internal pressure of the second fluid supply flow path.
In addition, fluid supply sources for supplying fluid to the first fluid supply channel and the second fluid supply channel are connected to each other.
Also, a common fluid supply source for supplying fluid to the first fluid supply channel and the second fluid supply channel is connected.
Further, the flow rate regulator interlocks and connects the diaphragm that receives fluctuations in the internal pressure of the first fluid supply channel, the valve that changes the flow rate of the second fluid supply channel, and the diaphragm and the valve. And decided to have a coupling mechanism.
Further, the coupling mechanism is provided with an adjustment mechanism that adjusts an urging force exerted on the diaphragm, and the fluid that flows through the second fluid supply channel with respect to the internal pressure of the first fluid supply channel by the adjustment mechanism. It was decided to be able to adjust the follow-up of the flow rate.
Further, the flow rate regulator is formed as one unit that can be connected to the first fluid supply channel and the second fluid supply channel.
In the present invention, a processing solution in which a gas is dissolved in a fluid at a predetermined concentration can be stably supplied to the processing unit simultaneously in a predetermined amount, and the substrate can be satisfactorily processed.
A specific configuration of the substrate processing system according to the present invention will be described below with reference to the drawings.
FIG. 1 is a diagram showing a schematic configuration of a substrate processing system according to the present embodiment. In the following, in order to clarify the positional relationship, the X axis, the Y axis, and the Z axis that are orthogonal to each other are defined, and the positive direction of the Z axis is the vertically upward direction.

Further, the substrate processing system 1 includes a control device 4. The control device 4 is a computer, for example, and includes a control unit 18 and a storage unit 19. The storage unit 19 stores a program for controlling various processes executed in the substrate processing system 1. The control unit 18 controls the operation of the substrate processing system 1 by reading and executing the program stored in the storage unit 19.
Such a program may be recorded on a computer-readable storage medium, and may be installed in the storage unit 19 of the control device 4 from the storage medium. Examples of the computer-readable storage medium include a hard disk (HD), a flexible disk (FD), a compact disk (CD), a magnetic optical disk (MO), and a memory card.

The wafer W carried into the
As shown in FIG. 2, the
チャンバ20の天井部には、FFU(Fan Filter Unit)21が設けられる。
The
The
The processing
The
As shown in FIG. 3, the processing liquid is supplied from the processing
The processing
Carbon dioxide gas is supplied from the
The pure water is provided from the first
Thereby, in the treatment
The treatment
As shown in FIG. 4, the
The connecting
The
For example, when the supply amount of the processing liquid increases due to an increase in the number of
When the supply amount of the processing liquid decreases, the operation is reversed, the
As described above, in the substrate processing system 1, the
Thereby, in the said substrate processing system 1, even if the flow volume of the process liquid used simultaneously is fluctuate | varied, the fluctuation | variation of the flow volume of the pure water supplied to the melt |
In the substrate processing system 1, the
Further, in the substrate processing system 1, the
In the substrate processing system 1, the first
