Description
本実施形態の積層セラミックコンデンサ1は、従来の積層セラミックコンデンサと同様に、ペーストを用いた通常の印刷法やシート法によりグリーンチップを作製し、これを焼成した後、外部電極を印刷または転写して焼成することにより製造される。以下、製造方法について具体的に説明する。
脱バインダ条件に特に制限はないが、昇温速度を好ましくは5〜300℃/時間、保持温度を好ましくは180〜400℃、温度保持時間を好ましくは0.5〜48時間とする。また脱バインダの雰囲気は、空気中もしくは還元雰囲気中とすることが好ましい。
脱バインダ後、グリーンチップの焼成を行う。焼成条件に特に制限はないが、昇温速度を好ましくは100〜1000℃/時間とする。焼成時の保持温度は、好ましくは1300℃以下、より好ましくは1150〜1280℃であり、焼成時の保持時間は、好ましくは0.5〜20時間、より好ましくは1.0〜15時間である。保持温度が低すぎると緻密化が不十分となりやすく、高すぎると、内部電極層の異常焼結による電極の途切れや、内部電極層構成材料の拡散による温度特性の悪化、誘電体磁器組成物の還元が生じやすくなる。
還元性雰囲気中で焼成した後、コンデンサ素子本体にはアニール処理を施すことが好ましい。アニールは、誘電体層を再酸化するための処理であり、これにより誘電体層の絶縁抵抗(IR)を著しく上げることができ、信頼性(IR寿命)も向上することができる。
まず、ABO3の原料粉体として平均粒子径が200nmのBaTiO3粉末(u/v=1.004)を、Raの酸化物原料としてDy2O3粉末を、Rbの酸化物の原料としてHo2O3粉末を、Rcの酸化物の原料としてYb2O3粉末を、それぞれ準備した。また、Baの酸化物の原料としてBaCO3粉末を、Mgの酸化物の原料としてMgO粉末を、Mnの酸化物の原料としてMnCO3粉末を、Vの酸化物の原料としてV2O5粉末を、焼結助剤としてSiO2粉末を、それぞれ準備した。
比誘電率εrは、コンデンサ試料に対し、基準温度25℃においてデジタルLCRメータ(YHP社製4274A)にて、周波数1.0kHz、入力信号レベル(測定電圧)1.0Vrmsの条件下で測定した。コンデンサ試料に対し、150℃にて1時間熱処理を行い、24時間後の静電容量値から比誘電率εrを算出した(単位なし)。比誘電率は高い方が好ましく、本実施例では2200以上を良好とした。結果を表1に示す。
コンデンサ試料に対し、絶縁抵抗計(アドバンテスト社製R8340A)を用いて、25℃において25Vの直流電圧を1分間印加した後の絶縁抵抗IRを測定した。CR積は、上記にて測定した静電容量C(単位はμF)と絶縁抵抗IR(単位はMΩ)との積を求めることにより算出した。CR積は高い方が好ましく、本実施例では500以上を良好とし、1000以上を特に良好とした。結果を表1に示す。
コンデンサ試料に対し、周波数1.0kHz、入力信号レベル(測定電圧)1.0Vrmsの条件下で、−55℃〜125℃における静電容量を測定し、25℃における静電容量を基準として静電容量の変化率ΔCを算出し、EIA規格の温度特性であるX7R特性を満足するか否かについて評価した。本実施例では高温側(125℃)での容量変化率ΔCが±15%以内であるか否かを評価した。125℃での容量変化率が±15%を満足していれば−55℃での容量変化率もX7R特性を満足できる。結果を表1に示す。
コンデンサ試料に対し、175℃にて25V/μmの電界下で直流電圧の印加状態を保持し、コンデンサ試料の絶縁劣化時間を測定することにより、高温負荷寿命を評価した。本実施例においては、電圧印加開始から絶縁抵抗が1桁落ちるまでの時間を寿命と定義した。また、本実施例では、上記の評価を20個のコンデンサ試料について行い、これをワイブル解析することにより算出した平均故障時間(MTTF)をそのサンプルの平均寿命と定義した。本実施例では、平均寿命50時間以上を良好とし、100時間以上を特に良好とした。結果を表1に示す。
誘電体粒子の平均結晶粒径の測定方法としては、まず、得られたコンデンサ試料を内部電極に垂直な面で切断し、その切断面を研磨した。そして、その研磨面にケミカルエッチングを施し、その後、走査型電子顕微鏡(SEM)により観察を行い、約1000個の粒子をカウントし誘電体粒子の形状を球と仮定して算出した。実施例1では、焼結体平均粒子径は210nmであった。
Ra、Rb、Rcの含有量を表2に記載のとおりとした以外は、実施例1と同様の方法で積層セラミックコンデンサの試料を作製し、実施例1と同様の特性評価を行った。また、Ra、Rb、Rc以外の添加物元素の組成は試料番号19と同一とした。結果を表2に示す。
Ra、Rb、Rcの酸化物元素を表3に記載のとおりとした以外は、実施例1と同様の方法で積層セラミックコンデンサの試料を作製し、実施例1と同様の特性評価を行った。また、Ra、Rb、Rc以外の添加物元素の組成は試料番号19と同一とした。結果を表3に示す。
Vの酸化物およびMnの酸化物の含有量を変化させた以外は、実施例1と同様にして、積層セラミックコンデンサ試料を作製し、実施例1と同様の特性評価を行った。なお、試料番号64については、MnOに変わってCr2O3を、試料番号65と試料番号66はV2O5に変わってWO3とMoO3を用いた。また、その他の添加物元素の組成は試料番号19と同一とした。結果を表4に示す。
主成分となる原料のチタン酸バリウムの平均粒子径を130nm(試料番号73)、250nm(試料番号74)に変化させた以外は実施例1と同様にして、積層セラミックコンデンサ試料を作製し、焼結後の平均粒子径を測定したほか、実施例1と同様の特性評価を行った。また、各種の添加物元素の組成は試料番号19と同一とした。結果を表5に示す。

Claims (7)
- 一般式ABO3(AはBa、CaおよびSrから選ばれる少なくとも1つであり、BはTiおよびZrから選ばれる少なくとも1つである)で表されるペロブスカイト型結晶構造を有する化合物を主成分として含有し、
前記AをBa 1−x−y Ca x Sr y 、前記BをTi 1−z Zr z と表した場合に、0≦x≦0.1,0≦y≦0.1および0≦z≦0.3であり、
前記化合物100モルに対して、副成分として
Raの酸化物(RaはDy、GdおよびTbからなる群から選ばれる少なくとも1つである)を、Ra2O3換算で0.6モル以上1.4モル以下、
Rbの酸化物(Rbは、HoおよびYからなる群から選ばれる少なくとも1つである)を、Rb2O3換算で、0.2モル以上0.7モル以下、
Rcの酸化物(Rcは、YbおよびLuからなる群から選ばれる少なくとも1つである)を、Rc2O3換算で、0.2モル以上0.7モル以下、
Mgの酸化物を、Mg換算で、0.6モル以上1.6モル以下
Siを含む化合物を、Si換算で、0.6モル以上1.2モル未満、含有することを特徴とする誘電体磁器組成物。
- 前記Raの酸化物、Rbの酸化物、Rcの酸化物の総量がそれぞれRa2O3、Rb2O3、Rc2O3換算で、1.5モル以上2.4モル以下であり、かつRaの酸化物、Mgの酸化物、Siの酸化物のモル比率が点A(28、34、38)、点B(37、27、37)、点C(41、35、24)、点D(27、46、27)の4点に囲まれた範囲内であることを特徴とする請求項1に記載の誘電体磁器組成物。
- 副成分として、さらにV、MoおよびWからなる群から選ばれる少なくとも1つの酸化物を、V、MoおよびW換算で、0.05〜0.10モル含有する請求項1または2に記載の誘電体磁器組成物。
- 副成分として、さらにMnおよび/またはCrの酸化物を、MnおよびCr換算で、0.10〜0.20モル含有する請求項1〜3のいずれかに記載の誘電体磁器組成物。
- 焼結後の平均粒子径が150nm〜260nmである請求項1〜4のいずれかに記載の誘電体磁器組成物。
- Ba/Ti=1.004〜1.015である請求項1〜5のいずれかに記載の誘電体磁器組成物。
- 請求項1〜6のいずれかに記載の誘電体磁器組成物から構成される誘電体層と、電極層とを有するセラミック電子部品。
