また本発明の半導体装置の製造方法は、炭化珪素基板の厚み方向の一表面を研削することによって、前記炭化珪素基板を薄板化する薄板化工程と、前記薄板化工程で研削された面上に、金属ナノ粒子を含む溶媒を塗布し、塗布された前記金属ナノ粒子を熱処理することによって、凹凸のあるナノ粒子薄膜を形成するナノ薄膜形成工程と、前記ナノ薄膜形成工程で形成された前記ナノ粒子薄膜にレーザ光を照射することによってオーミック電極を形成する電極形成工程とを備え、前記金属ナノ粒子は、粒径分布のピークを2つ以上有し、前記粒径分布のピークのうち、少なくとも1つは、1nm以上50nm未満の粒径の範囲内に存在し、かつ他の少なくとも1つは、50nm以上100nm未満の粒径の範囲内に存在することを特徴とする。
また本発明の半導体装置の製造方法は、炭化珪素基板の厚み方向の一表面を研削することによって、前記炭化珪素基板を薄板化する薄板化工程と、前記薄板化工程で研削された面上に、金属ナノ粒子を含む溶媒を塗布し、塗布された前記金属ナノ粒子を熱処理することによって、凹凸のあるナノ粒子薄膜を形成するナノ薄膜形成工程と、前記ナノ薄膜形成工程で形成された前記ナノ粒子薄膜にレーザ光を照射することによってオーミック電極を形成する電極形成工程とを備え、前記薄板化工程と前記ナノ薄膜形成工程との間に、前記炭化珪素基板の厚み方向の一表面であって前記薄板化工程で研削された面に、前記ナノ粒子薄膜の下地となる金属薄膜である下地金属薄膜を、スパッタまたは蒸着によって成膜する成膜工程を備え、前記ナノ薄膜形成工程では、前記成膜工程で成膜された前記下地金属薄膜の厚み方向の一表面上に、前記ナノ粒子薄膜を形成することを特徴とする。
金属ナノ粒子によって、金属薄膜としてナノ粒子薄膜を形成することによって、金属薄膜の反射率を低下させることができる。この反射率が低下された金属薄膜であるナノ粒子薄膜に、電極形成工程でレーザ光が照射されて、オーミック電極が形成されるので、低抵抗のオーミック電極の形成に必要なレーザ光のエネルギー密度を低減することができる。また炭化珪素基板の反りを抑制することができるので、半導体装置の信頼性が損なわれることを防ぐことができる。したがって、半導体装置の信頼性を損なうことなく、可及的に小さいエネルギー密度のレーザ光の照射によって、低抵抗のオーミック電極を形成することができる。
また前述の関係式を満足するようにナノ粒子薄膜の膜厚yを選択することによって、炭化珪素基板の割れ、および炭化珪素基板の反りを抑制することができる。これによって、炭化珪素基板の反りを増加させることなく、レーザ光が照射される金属薄膜であるナノ粒子薄膜の表面の反射率を低くすることができる。したがって、炭化珪素基板の反りを増加させることなく、金属薄膜の表面の反射率を低下させて、低抵抗のオーミック電極の形成に必要なレーザ光のエネルギー密度を小さくすることができる。
また本発明の半導体装置の製造方法によれば、薄板化工程において、炭化珪素基板の厚み方向の一表面が研削されることによって、炭化珪素基板が薄板化される。この薄板化工程で研削された面上に、ナノ薄膜形成工程において、金属ナノ粒子を含む溶媒が塗布され、塗布された金属ナノ粒子が熱処理されることによって、凹凸のあるナノ粒子薄膜が形成される。このナノ薄膜形成工程で形成されたナノ粒子薄膜に、電極形成工程においてレーザ光が照射されることによって、オーミック電極が形成される。金属ナノ粒子は、粒径分布のピークを2つ以上有し、粒径分布のピークのうち、少なくとも1つは、1nm以上50nm未満の粒径の範囲内に存在し、かつ他の少なくとも1つは、50nm以上100nm未満の粒径の範囲内に存在する。
金属ナノ粒子によって、金属薄膜としてナノ粒子薄膜を形成することによって、金属薄膜の反射率を低下させることができる。この反射率が低下された金属薄膜であるナノ粒子薄膜に、電極形成工程でレーザ光が照射されて、オーミック電極が形成されるので、低抵抗のオーミック電極の形成に必要なレーザ光のエネルギー密度を低減することができる。また炭化珪素基板の反りを抑制することができるので、半導体装置の信頼性が損なわれることを防ぐことができる。したがって、半導体装置の信頼性を損なうことなく、可及的に小さいエネルギー密度のレーザ光の照射によって、低抵抗のオーミック電極を形成することができる。
また粒径分布のピークを2つ以上有し、粒径分布のピークのうち、少なくとも1つは、1nm以上50nm未満の粒径の範囲内に存在し、かつ他の少なくとも1つは、50nm以上100nm未満の粒径の範囲内に存在する金属ナノ粒子が用いられる。これによって、レーザ光が照射される金属薄膜であるナノ粒子薄膜の表面の反射率を低くすることができ、かつピンホールの無い均一なナノ粒子薄膜を形成することができる。したがって、炭化珪素基板の反りを増加させることなく、金属薄膜であるナノ粒子薄膜の表面の反射率を低下させて、低抵抗のオーミック電極の形成に必要なレーザ光のエネルギー密度を小さくすることができる。また、レーザ光を照射した後に得られるシリサイド層も均一になるので、均一で安定した低コンタクト抵抗を有し、高い信頼性を有する半導体装置を、高い生産性で得ることができる。
また本発明の半導体装置の製造方法によれば、薄板化工程において、炭化珪素基板の厚み方向の一表面が研削されることによって、炭化珪素基板が薄板化される。この炭化珪素基板の厚み方向の一表面であって薄板化工程で研削された面に、成膜工程において、ナノ粒子薄膜の下地となる金属薄膜である下地金属薄膜が、スパッタまたは蒸着によって成膜される。成膜工程で成膜された下地金属薄膜の厚み方向の一表面上に、ナノ薄膜形成工程において、金属ナノ粒子を含む溶媒が塗布され、塗布された金属ナノ粒子が熱処理されることによって、凹凸のあるナノ粒子薄膜が形成される。このナノ薄膜形成工程で形成されたナノ粒子薄膜に、電極形成工程においてレーザ光が照射されることによって、オーミック電極が形成される。
金属ナノ粒子によって、金属薄膜としてナノ粒子薄膜を形成することによって、金属薄膜の反射率を低下させることができる。この反射率が低下された金属薄膜であるナノ粒子薄膜に、電極形成工程でレーザ光が照射されて、オーミック電極が形成されるので、低抵抗のオーミック電極の形成に必要なレーザ光のエネルギー密度を低減することができる。また炭化珪素基板の反りを抑制することができるので、半導体装置の信頼性が損なわれることを防ぐことができる。したがって、半導体装置の信頼性を損なうことなく、可及的に小さいエネルギー密度のレーザ光の照射によって、低抵抗のオーミック電極を形成することができる。
またスパッタまたは蒸着で形成した下地金属薄膜の表面上に、金属ナノ粒子によって金属薄膜としてナノ粒子薄膜を形成することによって、蒸着などの他の方法によって金属薄膜を形成する場合に比べて、金属薄膜の反射率を低くすることができる。また、均一に炭化珪素との合金層を形成することができるので、均一で安定した低コンタクト抵抗、および高い信頼性を有する半導体装置を、高い生産性で得ることができる。
図1は、参考形態における半導体装置100の構成を示す断面図である。半導体装置100は、参考形態の半導体装置の製造方法によって製造される。半導体装置100は、炭化珪素半導体素子(以下、単に「半導体素子」という場合がある)1を備える。本参考形態では、半導体素子1は、炭化珪素(SiC)を用いたショットキバリアダイオード(Schottky Barrier Diode;略称:SBD)である。SBDでは、金属と半導体との接触が大きな役割を果たす。
(B)YLFレーザ素子のレーザ光。

前述の第1の実施の形態では、薄板化したSiC基板11について、図1に示すような半導体装置の製造方法について説明した。前述のように、金属ナノ粒子21によって形成されるナノ粒子薄膜22が厚いと、レーザ光を照射した後に形成される合金層の厚みが大きくなり、合金層の応力が大きくなる。これによって、SiC基板11の反りが増大する。また、SiC基板11として円板状のウエハを用いた場合、ウエハの割れが発生することがある。
図11は、本発明の第3の実施の形態の半導体装置の製造方法における裏面加工工程の手順を示すフローチャートである。本実施の形態の半導体装置の製造方法は、図11に示す裏面加工工程を備えること以外は、前述の第1の実施の形態と同様であるので、同様の工程については説明を省略する。

Claims (6)
- 円板状のウエハである炭化珪素基板(11,41)の厚み方向の一表面を研削することによって、前記炭化珪素基板(11,41)を薄板化して、前記炭化珪素基板(11,41)の板厚を200μm以下とする薄板化工程と、
前記薄板化工程で研削された面上に、粒径が1nm以上100nm以下で材料がニッケル(Ni)の金属ナノ粒子(21)を含む溶媒を塗布し、塗布された前記金属ナノ粒子(21)を100℃〜300℃の温度で熱処理することによって、凹凸のあるナノ粒子薄膜(22)を形成するナノ薄膜形成工程と、
前記ナノ薄膜形成工程で形成された前記ナノ粒子薄膜(22)にレーザ光を照射することによってオーミック電極を形成する電極形成工程とを備え、
前記ナノ粒子薄膜(22)の膜厚をy(nm)とし、前記炭化珪素基板(11,41)の板厚をx(μm)としたとき、以下の関係式:
y≦(0.0347x 2 −0.8212x+21.286)
を満足することを特徴とする半導体装置の製造方法。 - 前記薄板化工程では、前記炭化珪素基板(11,41)の厚み方向の一表面を、算術平均粗さRaが10nm以下になるように研削することによって、前記炭化珪素基板(11,41)を薄板化することを特徴とする請求項1に記載の半導体装置の製造方法。
- 前記薄板化工程では、
前記炭化珪素基板(11,41)の厚み方向の一表面を、平均砥粒径が20μm以下である砥石で研削することによって、前記算術平均粗さRaが10nm以下になるように研削することを特徴とする請求項2に記載の半導体装置の製造方法。 - 炭化珪素基板(11,41)の厚み方向の一表面を研削することによって、前記炭化珪素基板(11,41)を薄板化する薄板化工程と、
前記薄板化工程で研削された面上に、金属ナノ粒子(21)を含む溶媒を塗布し、塗布された前記金属ナノ粒子(21)を熱処理することによって、凹凸のあるナノ粒子薄膜(22)を形成するナノ薄膜形成工程と、
前記ナノ薄膜形成工程で形成された前記ナノ粒子薄膜(22)にレーザ光を照射することによってオーミック電極を形成する電極形成工程とを備え、
前記金属ナノ粒子(21)は、粒径分布のピークを2つ以上有し、前記粒径分布のピークのうち、少なくとも1つは、1nm以上50nm未満の粒径の範囲内に存在し、かつ他の少なくとも1つは、50nm以上100nm未満の粒径の範囲内に存在することを特徴とする半導体装置の製造方法。 - 炭化珪素基板(11,41)の厚み方向の一表面を研削することによって、前記炭化珪素基板(11,41)を薄板化する薄板化工程と、
前記薄板化工程で研削された面上に、金属ナノ粒子(21)を含む溶媒を塗布し、塗布された前記金属ナノ粒子(21)を熱処理することによって、凹凸のあるナノ粒子薄膜(22)を形成するナノ薄膜形成工程と、
前記ナノ薄膜形成工程で形成された前記ナノ粒子薄膜(22)にレーザ光を照射することによってオーミック電極を形成する電極形成工程とを備え、
前記薄板化工程と前記ナノ薄膜形成工程との間に、前記炭化珪素基板(41)の厚み方向の一表面であって前記薄板化工程で研削された面に、前記ナノ粒子薄膜(22)の下地となる金属薄膜である下地金属薄膜(61)を、スパッタまたは蒸着によって成膜する成膜工程を備え、
前記ナノ薄膜形成工程では、前記成膜工程で成膜された前記下地金属薄膜(61)の厚み方向の一表面上に、前記ナノ粒子薄膜(22)を形成することを特徴とする半導体装置の製造方法。 - 前記下地金属薄膜(61)の膜厚は、1nm以上50nm以下であり、
前記ナノ粒子薄膜(22)の膜厚と前記下地金属薄膜(61)の膜厚との合計をz(nm)とし、前記炭化珪素基板(41)の板厚をx(μm)としたとき、以下の関係式:
z≦(0.0347x 2 −0.8212x+21.286)
を満足することを特徴とする請求項5に記載の半導体装置の製造方法。
