【発明の属する技術分野】
本発明は、基板搬送装置、半導体製造装置および露光装置に関する。

【従来の技術】
半導体露光装置では、露光光源から光をレチクルに照射し、その照射されたレチクルのパターンの像を基板(ウエハ)上のフォトレジストに投影して露光する。

LSIの製造を行うためには、何種類ものレチクルのパターンを基板上に露光することになる。したがって、同じ基板の同じ位置に別の種類のレチクルパターンを露光することになるので、基板上のアライメントマークとレチクルのアライメントマークの位置決め(アライメント)を行った後に露光が行われる。

従来、アライメントは、ウエハが次のようにオリエンテーションフラット検知ステーション(以降OFSステーションと呼ぶ)でオリエンテーションフラット検知(以降オリ検と呼ぶ)され、そしてウエハチャック上に搬送された後に行われていた。

以下、従来例の説明を図7を用いて行う。まず、キャリヤ(不図示)に収納されたウエハ1をOFSステーション2に搬送し、ここでオリエンテーションフラット3の位置合わせが行われる。この位置合わせは、ウエハ1をPAチャック4で保持した後、PAθステージ5によってウエハ1を回転させながらウエハ1のエッジの位置をPA光学系6a〜6cによって検出し、オリエンテーションフラット3の位置および、ウエハ1の偏心量を演算し、PAXステージ9、PAYステージ10、PAθステージ5によって所定位置に位置決めすることによって行われる。この動作をオリ検と呼ぶ。

その後、ウエハ1を、基板保持手段(ハンド11)で保持し、ガイド12に沿って不図示のモータによって、ウエハステージ(露光ステージ)上のウエハチャック13まで搬送する。この後、ウエハ1上の不図示のプリアライメントマーク2つを、不図示のプリアライメントスコープによって観察し、プリアライメントを行う。プリアライメントではファインアライメントが可能な精度まで追い込む。オリ検が終了したウエハ1上の100mm程度離れた2つのプリアライメントマークは、プリアライメントスコープの視野内(X,Y方向共に数百μmの範囲内)で検出可能となる。ここでプリアライメントを行うと、ショットの周囲のスクライブライン上のアライメントマークの位置で数μm程度まで位置合わせができる。このような、2つのマークをファインアライメントができる精度まで追い込む動作を、パターンプリと呼ぶことにする。

以上のパターンプリの動作が終了した後、ウエハ1上のアライメントマークとレチクルのアライメントマークの位置決め(ファインアライメント)を行うことにより、所望の重ね合わせ精度で各レイヤーを露光することが可能となる。

ここで、ウエハサイズが6〜8インチを境に、搬送系がキャリヤからウエハを取り出してからオリ検が終了するまでの時間の方が、ウエハステージ上でウエハを露光する時間よりも長くなる。つまり、ウエハサイズが8インチより大きくなると、搬送系の待ち時間が増すことになる。そこで、近年スループットを向上するため、本来不図示のウエハステージ上で行っていたパターンプリを、搬送系の待ち時間にOFSステーションで行うことが検討されている。この種の装置として関連するものには、例えば、特開平3−102847号公報のものが挙げられる。

【発明が解決しようとする課題】
しかしながら、この場合以下のような欠点があった。OFSステーション2でオリ検およびパターンプリを行ったウエハ1を、ハンド11でウエハチャック13上に搬送するまでには、以下の搬送誤差が含まれる。

1.OFSステーション2からウエハ1をハンド11に受け渡すときの受け渡しずれ
2.ハンド11によるOFSステーション2からウエハチャック13までの搬送誤差
3.ハンド11からウエハチャック13にウエハ1を受け渡すときの受け渡しずれ
OFSステーションでパターンプリを行う場合には、以上の搬送誤差の総和がウエハステージ上でファインアライメントができる精度以内とならなければならない。通常ファインアライメントが可能な範囲は数μmであるため、上記誤差を含んだ状態でウエハチャック13にウエハ1を受け渡したとき、ファインアライメントができない可能性がある。搬送系の位置決め精度を十分向上させても、受け渡しだけで数μmずつ誤差が生じた結果ファインアライメントが実行できない場合、再びパターンプリを行うことになり、本来のスループット向上の目的が達成できないことになる。

本発明の目的は、第1及び第2の受け渡し部と基板搬送装置との間の基板の受け渡しにより生じた基板の位置ずれの量を検出することができる基板搬送装置、半導体製造装置および露光装置を提供することにある。

上記の目的を達成するため、本発明の基板搬送装置は、第1の受け渡し部にある基板を受け取って保持するとともに、前記基板を搬送して第2の受け渡し部へ受け渡す基板搬送装置において、前記第1及び第2の受け渡し部と前記基板搬送装置との間の前記基板の受け渡しにより生じた前記基板の位置ずれの量を検出するずれ検出手段を有することを特徴とする。

【実施例】
実施例1
本発明の装置の第1の実施例を図1〜2に基づいて説明する。露光装置では、キャリヤ(不図示)に収納されたウエハ1のオリエンテーションフラット3の位置決め(オリ検)が、第1の受け渡し部である露光装置のアライメントステーション、すなわちOFSステーション2で行われる(図1)。このオリ検は既に従来例で述べたように、ウエハ1をPAチャック4で保持した後、PAθステージ5によってウエハ1を回転させながらウエハのエッジの位置をPA光学系6a〜6cによって検出し、オリエンテーションフラット3の位置および、ウエハ1の偏心量を不図示の演算手段により演算し、PAXステージ9、PAYステージ10、PAθステージ5によって所定位置に位置決めする。

その後、ウエハ1上に所定の間隔で設けた不図示の2つのプリアライメント用マークの位置をプリアライメントスコープ14a、14bによって検出し、その検出結果に基づいてX,Y,θをPAXステージ9、PAYステージ10、PAθステージ5によって補正駆動してパターンプリアライメントする。この時の補正駆動は、この時点からウエハチャック13にウエハ1を搬送し、ファインアライメントを行う位置まで移動したときの搬送誤差が0と仮定したときに、ファインアライメントマークがファインアライメントスコープの丁度中心になるようにする。ここで、OFSステーション2の位置とステージ上の相対位置関係は予め計測しておく。

プリアライメントを行った後、ファインアライメントを行うまでには、OFSステーション2からハンド11でウエハを取る際と、ハンド11から、第2の受け渡し部である露光装置の露光ステージ(ウエハステージ)に設けられたウエハチャック13にウエハを受け渡す際の計2回の受け渡しずれが生じる。この受け渡しずれ量は数μm程度あり、2回の合計如何ではファインアライメントが出来なくなる可能性がある。したがって本実施例では、ハンド11に、ウエハ1のエッジを検出するための基板受け渡しずれ検出手段を3組設ける。これは位置検出センサ16a〜16cおよび発光部19a〜19cからなる。

ずれ検出手段の配置としては、オリフラ3の位置に2組のずれ検出手段を設けてY方向とθ方向を検出し、もう一組のずれ検出手段をオリフラ3に対して90°方向に配置し、X方向を検出する。これらずれ検出手段をOFSステーション2方向から見た図が図2である。発光部19a〜19cからLED光をウエハ1に向けて照らし、この光を、位置検出センサ16a〜16c(ここではCCDを用いる)上で検出する。この構成により、ウエハの位置ずれが生じると位置検出センサ16a〜16cで検出できる。したがって、ウエハ1の受け渡し前の位置および受け渡し後の位置を検出し、この検出値の差分によって、ずれ量を求めることができる。

ここまで、ウエハの受け渡しずれの計測方法について説明したが、以下にOFSステーションにウエハを供給してからファインアライメントを行うまでの流れを図3のフローチャートによって説明する。

まず、オリ検によりウエハ1の位置決めをし(a)、次にパターンプリアライメントにより、この操作以降からウエハチャック(WC)13までの搬送誤差が0の場合にファインアライメントスコープの中心にファインアライメントマークが来るよう、ウエハ1の位置決めをする(b)。次に、ハンド11をOFSステーション2の位置に移動し(c)、PAチャック(PAC)4上のウエハ1の位置を、ハンド11上の位置検出センサ16a〜16cによって計測する(d)。この計測値をAとする。

以上述べてきたようにウエハの位置検出センサによって、ウエハの受け渡し前後のずれ量を計測すれば、OFSステーションでプリアライメントまで終了したウエハをウエハステージ上で問題なくファインアライメントができる。したがって、ファインアライメントのための再計測(パターンプリ)を行う必要がないため、スループットが向上する。
