【産業上の利用分野】
本発明は半導体ウエハ(以下、ウエハと記す)上にマスクの回路パターンを繰り返し露光する露光装置の位置合せ装置に関し、特にアライメント動作における粗位置決めと精密位置決めの工夫に関するものである。

【従来の技術】
近年、半導体素子製造のために、半導体ウエハ(以下、ウエハと記す)上にマスクの回路パターンを繰り返し露光する装置、所謂ステップアンドリピート方式の露光装置が使用されている。この露光装置では、露光装置の光学系の転写位置に露光の対象である半導体ウエハに設けられた被処理領域を精密に位置合わせする必要がある。これは、半導体ウエハの局所領域に転写される回路パターンが複数の組によって構成され、これら複数のパターンをパターン毎に、対応する基板上の被処理領域に精密に位置合わせして、繰り返し露光させるためである。

このステップアンドリピート方式の露光装置の位置合わせの合わせ誤差は、X,Y方向のオフセットずれ,ウエハ回転,ピッチずれ,直交度,チップ回転,トラペゾイドなど大小様々な誤差に区分される。

このため、露光装置の位置合わせの合わせ誤差を解消する幾つかの提案がなされている。例えば、この回転誤差(Δθ)を検出する回転誤差検出手段と、検出された回転誤差を解消するため、マスクとウエハとを相対的に回転させる回転手段を備えた露光装置が提案されている(特開昭60−186845号公報)。

このようなステップアンドリピート方式の露光装置では、個々の被処理領域を目標とする座標位置に正確に位置合わせする必要がある。従って、また、一枚のウエハに整列されたチップパターンのような被処理領域全てに対して、これらチップパターンの誤差を統計的な処理で抑えることも提案されている。

例えば、被処理基板に設計上の配列座標に沿って規則的に整列した複数のチップパターンの各々を、所定の基準位置に対してステップアンドリピート方式で順次位置合せする場合に、このステップアンドリピート方式の位置合せに先立って、チップパターンの設計上の配列座標値に基づいて前記被処理基板を移動させ、前記複数のチップパターンのいくつかを前記基準位置に合せたときの各位置を実測した後、設計上の配列座標値と前記ステップアンドリピート方式で位置合せすべき実際の配列座標値とが所定の誤差パラメータを含んで一義的な関係にあると仮定して、前記複数の実測値と前記実際の配列座標値との平均的な偏差が最小となるように前記誤差パラメータを決定し、この決定された誤差パラメータと前記設計上の配列座標値とに基づいて前記実際の配列座標値を算出し、ステップアンドリピート方式の位置合せ時に、該算出された実際の配列座標値に応じて前記被処理基板を位置決めする方法(特開昭61−44429号公報)がある。

これを具体的に説明する。図5は従来の露光装置の位置決め操作の各ステップを示す工程図である。図6は従来の位置決め操作におけるウエハ上の計測ショットの配置を示す説明図である。従来の露光装置においては、図5に示すように、工程 401,402で、ウエハがウエハローダ上でラフに位置決めが終了した後にウエハステージ上に載置される。

次に、場合によってはウエハステージ上でもう一度ラフな位置決めが行われる。その後、精密位置決め(ファインアライメント)に入るための粗位置決め(サーチアライメント)動作に入る。尚、最近はサーチアライメント用マーク領域の低減のため、1つのアライメントセンサを用いてウエハ上の任意の位置の2つのY方向のマークを検出することが多い。

工程 403,404,405,406で、ウエハステージを指定された距離X方向に移動させて、Y1 ,Y2 の位置を検出して、同じセンサで2つのマークの検出値の差を求めることで載置された状態でのウエハのY方向のズレ量と回転量が求まる。ここでY方向のズレはステップアンドリピートの際のウエハステージの目標位置に補正を行うことで解決できる。

回転誤差に関してはそれが許容値以下であればそのままで露光するが、許容値を越えていた場合にはいくつかの補正方法が考えられる。一つはウエハ自身を回転させることであり実際にはウエハステージ内のθテーブルと呼ばれる回転テーブルを回転させることにより実現される。即ち、工程 407,408,409で、θテーブル回転後に再度同一マークで残留回転量を確認し、許容値以内かどうかを判断し再回転するかどうかを決定する。この残留回転量のチェックは次に述べるファインアライメントの最初の2ショットを使用することも可能である。別な方法としては、原板(レクチル)側を回転させることも可能である。この方法においてはレチクルステージ側に正確な計測機構が備わる必要がある。

次に、工程 410で、X方向のサーチアライメントを行う。この場合、回転方向の計測はすでに終わっているため、X方向検出用の1つのマークを検出すればよい。

以上のようにしてサーチアライメントが終了した後、精密位置決め(ファインアライメント)モードに入る。最近のファインアライメントの趨勢としては、工程 411,412,413,414で、EGA(Enhanced Global Alignment) と呼ばれる、複数のショットの計測結果を基に統計計算を行い各ショットの露光位置を計算する方法が行われている。例えば、8インチウエハの場合、露光装置の露光可能領域20mm×20mmとすると70ショット程度の露光が可能であるが、全ショットを測らずにそのうちの10ショット程度をサンプリングショットとすることで計測時間の短縮を図っている。

EGA計測が終了後、工程 415,416で、ステップアンドリピートによる露光動作が行われる。尚、EGAの他にも、サーチアライメント動作後に、各ショット毎にアライメントマーク検出を行い、その結果に基づいて露光位置に移動し、露光動作を行うダイ・バイ・ダイ(Die by Die)方式のアライメントがある。

【発明が解決しようとする課題】
以上のようなEGA方式の場合、工程 403,404,405,406で行われるサーチアライメントでは、図6に示すように、サーチアライメント用のショットがウエハ(500)上に2ショット必要となる(501,502)。このショットはファインアライメント用のショットと共通化が可能だが、いずれにしてもウエハ上にサーチアライメントが可能な大きなサーチマークが2つ必要になる。

ところで、上述の従来の技術においては、サーチアライメントで2ショットのアライメントを行った後にファインアライメントの動作に移っていたが、回転方向の計測精度を考えると、2ショットの間隔はなるべく広く取った方がよい。

しかしながら、スループットの面から見ると2ショットの間隔が広がることによるサーチアライメントの時間が無視できないようになってきており、例えば、2つのショットの移動に必要な時間は1秒程度であるが、一つのウエハに対して、各々1秒の時間が必要となり、処理枚数が多くなればなるほど、アライメント時間が大きくなり、これが無視できない程度になってきた。また、回転方向の位置決め精度を上げるためには、計測と駆動を何度か繰り返す必要があり、2ショット間の移動時間が大きな問題となる。

本発明は、このような従来の問題点に鑑みてなされたもので、アライメント時間の短縮を行うことのできる等の種々の特徴を有した新規な位置合わせ装置及び位置合わせ方法を得ることを目的とする。

【課題を解決するための手段】
本請求項1に記載された発明に係る位置合わせ装置では、N個の被処理領域が配列された基板を保持して2次元移動する基板ステージと;該基板ステージの移動位置を規定する静止座標系上の所定位置に検出中心を有し、該検出中心と前記基板上の被処理領域に付随した基板マークとが一致するときの前記静止座標系上での座標位置を検出する位置検出手段と;前記静止座標系内の所定点に前記N個の被処理領域の各々を位置合わせするために、前記検出された座標位置を用いて前記基板ステージの移動を制御する制御手段とを備えた位置合わせ装置において、前記座標位置を検出すべきn(2≦n≦N)個の被処理領域のうち、m(2≦m≦n)番目の被処理領域の前記静止座標系上での座標位置を検出するために、該m番目の被処理領域の予め定められた目標座標位置に従って前記基板ステージを移動する際、(m−1)番目までの被処理領域の少なくとも1つにおける、前記位置検出手段によって検出された座標位置と目標座標位置との偏差に応じて、前記m番目の被処理領域の目標座標位置を補正する補正手段を備え、前記n個の被処理領域のうち、少なくとも1番目の被処理領域は、前記基板マークよりも大きな面積のグローバルアライメント用のマークを有し、前記補正手段は、前記n個の被処理領域のうち2番目の被処理領域の目標座標位置を、前記位置検出手段によって検出された前記グローバルアライメント用のマークにおける座標位置と目標座標位置との偏差に基づいて補正し、前記制御手段は、前記位置検出手段が前記m番目の被処理領域の基板マークを検出するように、前記補正された目標座標位置に基づいて前記基板ステージの移動を制御するものである。
また本請求項2に記載された発明に係る位置合わせ装置では、N個の被処理領域が配列された基板を保持して2次元移動する基板ステージと;該基板ステージの移動位置を規定する静止座標系上の所定位置に検出中心を有し、該検出中心と前記基板上の被処理領域に付随した基板マークとが一致するときの前記静止座標系上での座標位置を検出する位置検出手段と;前記静止座標系内の所定点に前記N個の被処理領域の各々を位置合わせするために、前記検出された座標位置を用いて前記基板ステージの移動を制御する制御手段とを備えた位置合わせ装置において、前記座標位置を検出すべきn(2≦n≦N)個の被処理領域のうち、m(2≦m≦n)番目の被処理領域の前記静止座標系上での座標位置を検出するために、該m番目の被処理領域の予め定められた目標座標位置に従って前記基板ステージを移動する際、(m−1)番目までの被処理領域の少なくとも1つにおける、前記位置検出手段によって検出された座標位置と目標座標位置との偏差に応じて、前記m番目の被処理領域の目標座標位置を補正する補正手段を備え、前記補正手段は、前記n個の被処理領域のうち2番目の被処理領域の目標座標位置を、前記位置検出手段によって検出された1番目の被処理領域における前記基板マークの座標位置と目標座標位置との偏差に基づいて補正し、前記制御手段は、前記位置検出手段が前記m番目の被処理領域の基板マークを検出するように、前記補正された目標座標位置に基づいて前記基板ステージの移動を制御するものである。

本発明においては、座標位置を検出すべきn(2≦n≦N)個の被処理領域のうち、m(2≦m≦n)番目の被処理領域の静止座標系上での座標位置を検出するために、該m番目の被処理領域の予め定められた目標座標位置に従って基板ステージの移動を制御手段で制御する際に、補正手段によって、(m−1)番目までの被処理領域の少なくとも1つにおける位置検出手段によって検出された座標位置と目標座標位置との偏差に応じて、前記m番目の被処理領域の目標座標位置を補正するものである。このため、基板ステージを移動してm番目の被処理領域の基板マークを検出する際に、良好に基板マークを検出することができる。

尚、前述の基板に配列された被処理領域の数Nと、座標位置を検出すべき数nと、実際に座標位置を検出する数mとの関係は、2≦m≦n≦Nとなっている。即ち、全被処理領域N個の内から、最大N個を含むn個を選択し、これを順番にm番目まで座標位置を検出するものである。

【実施例】
図1は本発明を適用するのに好適な投影露光装置の概略構成を示す図である。図1において、照明系(不図示)からの照明光(i線、KrF又はArFエキシマレーザ等)ELはコンデンサーレンズCLを介して、レチクルステージRST上に載置されたレチクルRのパターン領域PAをほぼ均一な照度で照明する。パターン領域PAを通過した照明光ELは少なくとも像側がテレセントリックな投影光学系PLに入射し、投影光学系PLはパターン領域PA内に形成された回路パターンの像をウエハW上に結像投影する。

ウエハWは、モータ13によって投影光学系PLの光軸AXと垂直な面内で2次元移動可能なウエハステージWST上に載置されている。ウエハステージWSTのX、Y方向の位置はレーザ干渉計12によって、例えば0.01μm程度の分解能で常時検出される。ウエハステージWSTの端部には、干渉計12からのレーザビームを反射する移動鏡MRが固定されている。

また、図1にはTTR(Through The Reticle) 方式のアライメント系10と、オフアクシス方式のFIA(Field Image Alignment) 系11とが設けられている。TTRアライメント系10は、レチクルR上のアライメントマーク(レチクルマーク)とウエハW上のショット領域に付設されたアライメントマーク(ウエハマーク)とを検出してその相対的な位置ずれ量を検出するものであり、本実施例ではパターン領域PAを挟んで2組配置されている。

TTRアライメント系10は対物光学系OJ1 によって、例えばレチクルマークの像とウエハマークの像とを撮像素子(CCDカメラ等)の受光面上に結像するものである。TTRアライメント系10は、レチクルマークとウエハマークとのX,Y,及び回転(θ)方向に位置ずれ量を検出してその情報を演算ユニット15に出力する。FIA系11は、所定の波長幅の照明光(広帯域光)をウエハW上に照射すると共に、対物光学系OJ2 によってウエハマークの像を、ウエハと共役な面内に配置された指標板上に結像し、さらにウエハマークの像と指標マークの像とを撮像素子(CCDカメラ等)の受光面上に結像するものである。FIA系11は、ウエハマークと指標マークとのX,Y方向の位置ずれ量を検出してその情報を演算ユニット15に出力する。

尚、干渉計12によって規定される直交座標系XYの座標原点は光軸AXと一致しているものとし、TTRアライメント系10、FIA系11の各検出中心点は、この直交座標XY上の所定位置に設定され、TTRアライメント系10、又はFIA系11からの上方を用いてウエハW上のショット領域を、直交座標系XY内の所定点、即ちレチクルRのパターンの投影装置(例えば、座標原点)に位置合わせする。

さて、演算ユニット15はTTRアライメント系10、又はFIA系11からの位置ずれ量に基づいて、次に座標計測すべきショット領域の目標座標位置に与えるオフセットを決定するとともに、さらに干渉計12からの位置信号も入力して両マークの位置ずれ量が零となるときのウエハステージWSTの座標位置を求める。尚、TTR系10、又はFIA系11からの位置ずれ量、前述のオフセット、及び座標位置は記憶部17に格納される。

さらに演算ユニット15は、先に求めた座標位置を用いてEGA演算(統計演算)を行い、その演算結果(計算パラメータ、配列座標値等)を記憶部17及びシステムコントローラ16に出力する。すなわちEGA方式が採用されるときには、記憶部17に格納された複数個(3個以上で、通常10〜15個程度)のショット領域(サンプルショット)の各座標位置、及びショット位置データ部18から入力されるサンプルショットの設計上の配列座標値に基づいて、統計演算によりウエハW上の全てのショット領域の配列座標値を算出する。

図1には示していないが、TTRアライメント系10,FIA系11からの各情報は切替スイッチを解して演算ユニット15に入力するように構成され、かつ切替スイッチによって上記情報を演算ユニット15とシステムコントローラ16とに切り替えて入力可能となっている。システムコントローラ16は、入力装置(キーボード、又はバーコードリーダ等)19から入力されたアライメントモード(EGAモード、又はダイバイダイ(D/D)モード)に従ってスイッチの切替を行う。すなわち、EGAモードが指定された場合には上記情報が演算ユニット15に入力し、D/Dモードが指定された場合には上記情報がシステムコントローラ16に入力するように、システムコントローラ16はスイッチの切替を行うことになる。

また、ショット位置データ部18はウエハW上の全てショット領域の設計上の配列座標値を格納し、この座標値は演算ユニット15、及びシステムコントローラ16に出力される。さらにデータ部18には、EGA演算に使用するサンプルショットの配置(個数、位置)も入力されている。システムコントローラ16は、上記各種データに基づいてアライメント時やステップアンドリピート方式の露光時のウエハステージWSTの移動を制御するための一連の手順を決定すると共に、装置全体を総括制御する。ステージコントローラ14は、システムコントローラ16から入力される座標値と干渉計12からの座標値との差が零となるようにモータ13を駆動して、ウエハステージWSTの位置決めを行う。

さて、図1の投影露光装置ではD/Dモードが設定されると、システムコントローラ16は、グローバルアライメント用マークが付設されたショット領域の設計上の座標位置をデータ部18から読み出し、FIA系11によってグローバルアライメント用マークが検出されるように、この座標位置に従ってウエハステージWSTを移動する。しかる後、FIA系11はグローバルアライメント用マークのX,Y方向の位置ずれ量を検出する。

システムコントローラ16は、ステップアンドリピート方式の露光を開始するために、ウエハW上の1番目のショット領域の設計上の配列座標値(目標座標位置)をデータ部18から読み出すとともに、先に検出されたグローバルアライメント用マークの位置ずれ量をオフセットとしてその目標座標位置に加えて補正し、ステージコントローラ14はこの補正された目標座標位置に従ってウエハステージWSTを移動する。

次に、TTRアライメント系10はレチクルマークと1番目のショット領域のファインアライメント用マーク(ウエハマーク)とのX,Y,θ方向の位置ずれ量を検出する。さらにシステムコントローラ16は、TTRアライメント系10からの位置ずれ量がほぼ零となるようにウエハステージWSTを微動して、レチクルRのパターン領域PAと1番目のショット領域とを正確にアライメントした上で重ね合わせ露光を開始する。このとき、θ方向の位置ずれ量を零とするために、レチクルRを微小回転させてもよい。
