本発明は、被測定面の傾斜や角度を測定する電子式水準器およびそれを用いた水平ステージに関する。

【従来の技術】
従来、傾斜や角度の測定には、通常気泡式、磁気式、光学式の水準器を利用する方法が採用されている。しかしながら、これらの水準器を利用する方法では、測定範囲の制限、複雑化した構造、測定時間がかかる等の問題も多く残されている。このため、傾斜・角度の測定作業として、十分とは言えない。

従来技術として、例えば実開昭63−105810号公報には、支軸を介して回動自在に垂下保持したおもりと、支軸に関しておもりの回動方向で略対称でかつおもりの回動により出力が変化する位置に配設した一対のセンサ部と、この一対のセンサ部の出力差から傾斜状態を算定する演算部とからなる傾斜計が記載されている。そして一対のセンサ部として光センサを用いる例が示されている。

しかし、実開昭63−105810号公報の傾斜計では、光センサを2個用いていること、また光センサにはおもりは全く用いられておらず固定されており、1個の光学式変位センサを用い、また光学式変位センサにもおもりを設け回転するようにしている本発明とは構成が明らかに異なっている。また、構成も2個の光センサを用いているので本発明のものより複雑になるという欠点がある。

また、特開平11−94546号公報の傾斜計では、固定された2個の変位センサを用い振り子体と変位センサの間隙の変動から傾斜角度を測定しており、回転可能な光学式変位センサを1個用いる本発明に比べ構成が複雑で、また傾斜角度の測定方法も異なっている。

上記実開昭64−2106号公報では磁気を使って角度を測定しているが、構造上、おもりの中心をワイヤで吊っているため、回転運動が生じることで検出センサまでの距離が変化し、正確なおもりの位置を検出することが出来ないようになっている。後述するように、ベアリング2個を使用し回転運動を無くした本発明と比べると、測定対象物であるおもりの回転運動が発生する点でおとっている。

【課題を解決するための手段】
本発明の電子式水準器は、ベースと、このベース上に固定された2個の固定ブロックのの間に回転自在に取り付けられたおもりと、このおもりの変位を検出する変位センサと、変位センサからの出力信号から傾斜量を表示するディジタルパネルコントローラとを有する。おもりは、ベース上に設けられた2個の固定ブロックの上部にベアリングを介して取り付けられたおもり用シャフトに装着されている。また、変位センサは、光源と、この光源からの光を前記おもりの測定面へ集光する投光レンズと、前記おもりの測定面からの反射光を位置検出素子上に集光する受光レンズと、2つの出力端子を備え反射光を受光する位置検出素子とを有しており、光源としては発光ダイオード(LED)を用いる。変位センサにもおもりが取り付けられているので、おもりの測定面と変位センサの投光面は常に平行を保ち、おもりの測定面に対する投光軸と受光軸の角度は一定に保たれている。さらに、おもりはベースの中央、すなわちベースの両端部からおもりの測定面までの距離をA,Bとしたとき、A=Bとなる位置に設けられている。

【発明の実施の形態】
次に本発明について図面を参照して詳細に説明する。図1(a)、(b)は、本発明の第1の実施の形態を示す背面図と側面図である。図1(a)、(b)に示すように本発明の電子式水準器は、被測定面6に接するベース3と重心を保つおもり2と、そのおもり2の移動量(変位)を検出する光学式変位センサ1と、デジタルパネルコントローラ5とから構成され、いたって、シンプルな構造になっている。図1からわかるように、おもり2はベース3に固定ねじ9によって固定された2個の固定ブロック4の上部に取り付けられたおもり用シャフト8に装着されている。そしておもり用シャフト8の両端部は、おもり用ベアリング7を介して固定ブロック4に回転可能に取り付けられている。このため図6に示すように、ベース3が傾いた場合には、ベース3に固定されている固定ブロック4は傾くが、おもり2はその重心が常に真下に向くようにおもり用ベアリング7によって回転する。

次に、光学式変位センサ部について説明すると、図1に示すように、ベース3に固定された軸受け箱15の上部に光学式変位センサ用ベアリング13を介して光学式変位センサ用シャフト12が設けられており、このシャフト12に光学式変位センサ1が光学式変位センサ固定ブロック14を介して装着されている。この光学式変位センサ1にも光学式変位センサ用おもり11が設けられている。このためベース3が傾いた場合には、図6に示すように、光学式変位センサ用おもり11はその重心が常に真下に向くように回転する。これによりおもり2の測定面aと光学式変位センサ1の投光面bは常時平行を保てる。すなわち、光学式変位センサ1も光学式変位センサ用おもり11により常に重心は水平面に直角を保ち、おもり2の測定面に対する投光軸18と受光軸20(図2参照)の角度を一定に保ち誤差の少ない測定が出来ることが特徴である。

本実施の形態では、光学式変位センサの支点が上のほうにあるので、傾くに従って光学式変位センサ1の入出力部分が水平方向に移動するが、使用前にスパン調整するので実用上問題無い。また、支点と変位センサとの位置を同じ高さにすれば、傾いても変位センサの入出力部分の位置が移動せずに変位センサ入出力部分の角度が変化するだけなので、変動要因が減り精度が向上する。投光軸と受光軸の角度は常に一定に保たれ、それらの角度変化による読み取り誤差を無くすことが可能となる。

図2は光学式変位センサ1の具体的構成を示している。光源(LED)16から発せられた光が投光レンズ17により集光され、対象物体19に照射されると、対象物体19から反射光が受光レンズ21により一次元の位置検出素子22上に集光する。対象物体19の位置(距離)が変化すれば位置検出素子22上の結像位置が異なり、二つの出力23a、23bのバランスが変化する。この二つの出力23a、23bから変位量が求まる。ここで対象物体19は、図1のおもり2に対応するものである。また光源としては、レーザダイオードや発光ダイオード(LED)などを用いることができるが、LEDが価格やサイズの点から一番適している。なお、18は投光軸、20は受光軸である。

図3は、本発明の第1の実施の形態における各部品の位置関係及び構成を示す図である。本実施の形態では、ベース3の中心すなわちおもり2の測定面までの両端からの距離A及びBは等しいことが条件となる。図4及び図5を用いてその必要性を説明する。この組み込み精度に狂いがある場合、すなわち距離AとBが等しくない場合は、傾き方向の違い(180度反転)により、光学式変位センサ1からおもり2の測定面までの変位量に差が生じるためである。又、おもり2の支点から測定面までの距離Cは、図5からわかるように、距離A及びBと同じにすることで測定面の傾きχの丁度半分χ/2がDの寸法で移動(変位量)する。これにより、例えば、ベースの長さが100mmでχ=4mmの変化があっても、測定部ではD=2mmの変化となる。すなわち、変位センサ測定範囲の2倍の傾き量χがあっても測定することが可能となる。

本発明の電子式水準器に使用した光学式変位センサの測定範囲は5±2mm、すなわち3mm〜7mmの範囲を測定することが出来る。なお変位センサはレーザ、超音波、接触式、渦電流方式など様々なものが存在するが、価格、サイズ、測定範囲などを考慮すると、本発明の変位検出部品としてはLEDを用いた光学式変位センサが一番適している。

次に本発明の第2の実施の形態について説明する。この実施の形態は本発明の電子式水準器を用いた水平ステージに関するもので、図8にその構成を示し、図9にそれを水平にする動作のフローチャートを示してある。図8に示すように、水平テーブル24の下部に本発明の電子式水準器27a、27bを2個90度に配置する。それぞれの電子式水準器は検出した角度又は傾きの測定結果をコントローラ28に出力する。データを入力されたコントローラ28は水平テーブル24の傾きを認識しそれぞれの角度・傾きについてのX方向電子式水準器27AおよびY方向電子式水準器27Bの出力が規格内に入るまで、X方向リニアステッピングモータ26a、Y方向リニアステッピングモータ26bによって水平テーブル24を上下動させる。常に水平テーブル24はX方向およびY方向電子式水準器27a、27bにより監視されており、突発的な変化があってもそれをとらえて水平テーブル24を水平に維持することが出来る。この際、電子式水準器はベース3が上面に来るように改造されており、おもりまたは光学式変位センサの取り付けられた面とは、0.005mmほどの平行面を持っていることが望ましい。

【発明の効果】
本発明の電子式水準器は、被測定面に接するベースと、重心を保つおもりと、そのおもりの移動量(変位)を検出する変位センサと、デジタルパネルコントローラとにより構成され、いたって、シンプルな構造になっている。特に傾斜・角度を光学式変位センサによって検出する構造を利用したことが特徴である。また、おもりの測定面をベースの中心に設計することで傾斜・角度の方向が変化しても同等の変位が現れることでセンサを1個に出来たことが特徴である。

さらに、光学式変位センサの出力をデジタルパネルコントローラの表示部で表示させることで、測定値を読み取りやすくしたことが特徴である。従って、従来特別な知識を有する技術者のみ製作、使用されていた角度・傾斜測定器に比べ、簡単かつ正確な測定器の製作、使用が実現できるという効果が得られる。
