[ポリマーAの合成]
100mLの3つ口フラスコに前駆体ポリマーA4.50g(7.99mmol)を加え、これをdry−THF12.1mLに溶解させた後、氷浴中に浸漬した。50mLのナス型フラスコに、2−ヒドロキシエチルメタクリレート(HEMA)7.88g(60.6mmol)、4−メトキシフェノール(MEHQ)0.150g(1.21mmol)、及びトリエチルアミン(TEA)1.59g(15.8mmol)を加えて均一な混合溶液とした後、この混合溶液を3つ口フラスコ中の溶液へ滴下し、窒素雰囲気下、0℃で10分間撹拌し、さらに室温で6時間撹拌した。その後、0.05mol/L塩酸水溶液725mLに反応溶液をゆっくりと加え、1時間撹拌した。生じた沈殿物を濾別し、イオン交換水を用いて洗浄した。その後、室温で28時間減圧乾燥を行うことで、白色粉末固体のポリマーAを5.48g(収率94%、導入率84%)得た。

[Synthesis of Polymer A]

[ポリマーAにおけるアルコール性水酸基の有無についての検証]
上記のように、前駆体ポリマーAにアルコール化合物である2−ヒドロキシエチルメタクリレート(HEMA)を反応させることで、前駆体ポリマーAに含まれる酸無水物骨格へHEMAを付加させてポリマーAを得た。この反応は、酸無水物とアルコールとのエステル化反応に相当するもので、背景技術に記載したグリシジル基含有化合物とカルボン酸との間の付加反応と異なって、反応に伴うアルコール性水酸基を生じない。このことを1H−NMRにて検証した。この検証は、下記(1)〜(3)の各サンプルについてDMSO−d6溶液(0.5mL)を調製し、調製された溶液のそれぞれについての1H−NMRスペクトルにおける、アルコール性水酸基に由来するピークの存在を確認することにより行った。この測定により得られた1H−NMRのチャートを図1に示す。図1に示した3つの1H−NMRスペクトルは、上から順に下記(1)、(2)及び(3)のDMSO−d6溶液(0.5mL)についてのものである。
(1)ポリマーA 10mg + HEMA 5mgの混合物
(2)HEMA 5mgのみ
(3)ポリマーA 10mgのみ

ポリマーAの20質量%ジメチルホルムアミド(DMF)溶液に、トリメチロールプロパントリアクリレート(TMPTA)をポリマーAのメタクリル基に対して200mol%、イルガキュア907(商品名、光ラジカル重合開始剤、BASF社)を全ての(メタ)アクリル基に対して10mol%、及び2−イソプロピルチオキサントン(ITX)を全ての(メタ)アクリル基に対して5mol%溶解させ、硬化性組成物を調製した。これらの混合物の組成を質量比で表すと、ポリマーA:TMPTA:イルガキュア907:ITX=1.0:0.85:0.28:0.13となる。硬化性組成物に対してアルゴンバブリングを10分間行った後、この硬化性組成物をシリコン基板にドライヤーで温風を当てながらスピンコート(3000rom、300秒間)することでフィルムを調製した。このフィルムの表面にドット状のパターンの形成されたフォトマスクを乗せ、キセノンランプを用いて310nm、8.4mW/cm2の光を5分間照射した。その後、このフィルムをシリコン基板ごと2.38wt%水酸化テトラアンモニウム水溶液に1秒間浸し、イオン交換水ですすいだ後、窒素ガスを吹き付けて乾燥した。シリコン基板の表面を走査電子顕微鏡で観察したところ、ドット状のパターンが形成されているのが確認されたことから、ポリマーAのフィルムはリソグラフィー可能であることがわかった。

A photomask having a dot-shaped pattern was placed on the surface of this film, and light of 310 nm and 8.4 mW / cm 2 was irradiated for 5 minutes using a xenon lamp. Then, this film was immersed in a 2.38 wt% tetraammonium hydroxide aqueous solution together with the silicon substrate for 1 second, rinsed with ion-exchanged water, and then blown with nitrogen gas to dry. When the surface of the silicon substrate was observed with a scanning electron microscope, it was confirmed that a dot-shaped pattern was formed, and it was found that the polymer A film could be lithography.
