Abstract
Description
The present invention relates to a drawing data correction device and a drawing device, and more particularly to a drawing data correction device and a drawing device related to substrate manufacture such as a printed board, a semiconductor substrate, and a liquid crystal substrate.
Desired by continuously performing local exposure on a drawing object (hereinafter also simply referred to as a substrate) such as a printed circuit board, a semiconductor substrate, and a liquid crystal substrate by irradiating with exposure light such as laser light while scanning. A direct drawing apparatus (direct drawing apparatus) for drawing and forming a circuit pattern or the like is conventionally known.
The drawing of the circuit pattern by the direct drawing apparatus is performed in accordance with the drawing data that is converted from the circuit pattern design data and has a description format that can be processed by the direct drawing apparatus. However, although the above-mentioned substrates may have deformations such as warpage, distortion, and distortion caused by processing in the previous process, design data is usually created without taking these deformations into account. Therefore, even if the circuit pattern is drawn using the converted drawing data as it is, the positional relationship with the previously formed circuit pattern is shifted and sufficient drawing quality cannot be obtained, improving the yield. I can't.
Therefore, in this type of direct drawing apparatus, the shape of the substrate to be drawn is measured in advance, the displacement of each point on the substrate is calculated from the obtained measurement result, and the drawing data itself is adjusted so as to match the displacement. It has been proposed that a correction process called local alignment is performed, and drawing is performed using the corrected drawing data. In
In the techniques described in

Configuration of drawing apparatus>
FIG. 1 is a diagram showing a schematic configuration of a
The
The
Then, the
The
In the
The
When the laser beam LB is scanned at a certain position in the main scanning direction and the exposure at the position is completed, the
The
In addition, the formation aspect of the alignment mark in the board | substrate S is not specifically limited as long as the position can be pinpointed correctly. For example, an aspect using an alignment mark formed by mechanical processing such as a through hole may be used, or an aspect using an alignment mark patterned by a printing process or a photolithography process may be used. In the present embodiment, alignment mark data is included in the first layer pattern data DP1 together with the copper wiring pattern which is the first layer pattern, and is formed on the surface of the substrate S simultaneously with the formation of the copper wiring pattern.
Basic concept of correction processing>
Hereinafter, the basic concept of the correction process performed when the drawing data DD is generated will be described.
In general, the pattern data DP is created assuming an ideally shaped substrate with no deformation and a flat drawing surface. However, the actual substrate is subject to warpage, distortion, and processing in the previous process. There may be deformation such as distortion. In such a case, the desired product cannot be obtained even if the circuit pattern is drawn on the substrate S with the arrangement position set in the pattern data DP, so that the distortion generated on the substrate S, etc. Therefore, local alignment processing is required to convert the formation position coordinates of the circuit pattern according to the state of the substrate S so that the circuit pattern corresponding to the state of the substrate S is formed. In short, the correction process performed when the drawing data DD is generated in the present embodiment is a coordinate conversion process.
FIG. 2 is a view for explaining the relationship between the pattern data DP and DP2 in the local alignment of the
In addition, as a case where two pattern data are formed in an overlapping manner as described above, for example, when a copper wiring pattern of a printed circuit board and a solder resist pattern to be overlapped are formed, the first and second layers of the wiring pattern of the multilayer printed circuit board are formed. In case of forming the layer, the case of forming the front side wiring pattern and the back side wiring pattern of the double-sided printed circuit board (however, in this case, when the back side wiring pattern is exposed from the back side, the pattern is turned over) It is done.
Consider a case where the printed circuit board S is manufactured by forming the copper wiring pattern of the printed circuit board S with the pattern data DP1 and the solder resist pattern to be superimposed on the pattern data DP2 respectively. In this case, first, a photoresist film is formed on the copper layer formed on the entire surface of the printed circuit board S, the drawing data DD generated from the pattern data DP1 is exposed to the photoresist film, developed, etched, and etched. A wiring pattern is formed. Subsequently, a solder resist layer is formed on the copper wiring pattern of the printed board S by coating or laminating, and the drawing data DD generated from the pattern data DP2 is exposed and developed.
However, in this case, in the process of forming the copper wiring pattern, steps such as development, etching, washing with water accompanying them, and heating and drying are performed, thereby causing expansion and contraction and distortion in the printed circuit board S, and FIG. Assume that the printed circuit board S and the pattern are deformed as shown in FIG. When the drawing data DD is generated and exposed to the printed circuit board S without changing the shape of the pattern data DP2, the finally formed pattern is as shown in FIG. 2E, and the two pattern data DP1, DP2 Shifts in the positional relationship between the circles C1 and C2 included in each, and the target pattern cannot be formed.
Therefore, in this case, the pattern data DP2 is not exposed as it is, but the deformation of the printed circuit board S (that is, the deformation and displacement of the pattern data DP1 formed on the printed circuit board S) is taken into consideration in FIG. As shown in F), the pattern data DP2 ′ is corrected and deformed. Then, drawing data DD is generated from the deformed pattern data DP2 ′, and exposure is performed so that the final pattern is as shown in FIG. The deformation by correction of the pattern data DP2 is local alignment. The deformation of the printed circuit board S can be recognized by, for example, reading the image by using a position index (for example, the alignment mark M) formed on the printed circuit board S as a reference point (measurement point). Although the alignment mark M is not included in the pattern data DP2, it is shown in FIG. 2F to show the positional relationship.
In FIG. 2D, the circle C1 that is the pattern of the pattern data DP1 formed on the printed circuit board S is drawn as if only its position has moved. In FIG. DP2 ′ is drawn as if only the position of the circle C2 as a pattern has moved. However, in the actual processing, the circle C1 of the pattern data DP1 is deformed not only at its position but also at its shape, so that the corrected pattern data DP2 ′ circle C2 is deformed not only at its position but also at its shape by the circle C1. It is desirable to perform a correction process for deforming to match.
Three types of correction processing>
This drawing apparatus incorporates three algorithms based on three correction concepts as means for correcting an image. The operator of the apparatus can arbitrarily select and apply three correction algorithms according to the type of substrate to be manufactured, the content of the image to be drawn, and the like. There are the following three correction algorithms.
Algorithm 1: “Total distortion correction”
In this “overall distortion correction”, measurement points (here, alignment marks M) are arranged over the entire drawing region of the substrate in order to grasp the deformation of the substrate, and the positional change of the measurement points is measured to cover the entire drawing region. Drawing is performed by calculating a correction amount for each point in the entire drawing region from the change in the position of the measurement point and correcting it.
For example, as shown in FIG. 3A, alignment marks M indicated by 25 black dots in 5 rows × 5 columns are arranged on the entire surface of the drawing region over almost the entire surface of one substrate S. Assuming that it corresponds, it is considered to form a total of 16 rectangular patterns P of 4 rows × 4 columns as shown in FIG. At this time, it is assumed that the result of actually photographing the surface of the substrate S and measuring the position of the alignment mark M is shifted from the initial position to the position of M ′ indicated by + in FIG. In this case, the position and shape of each pattern P are calculated from the change in position from each alignment mark M to M ′ over the
The contents of the “total distortion correction” program have already been proposed and publicly known. For example, those disclosed in Japanese Patent Application Laid-Open Nos. 2008-3441 and 2010-204421 can be used. .
Algorithm 2: “Individual piece holding correction”
In this “individual piece holding correction”, when drawing an image including one or more types of element images (hereinafter referred to as individual piece patterns) in the drawing area, The alignment marks M are arranged over the entire drawing region, the change in the position of the alignment mark M is measured, and the position and orientation of each piece pattern (for example, the center position of the piece pattern and its position are determined from the change in the position of the alignment mark M over the whole region of the substrate S. The rotation angle around the center position) is corrected, but the shape of each individual pattern itself is corrected so as not to be deformed, and drawing is performed.
For example, as shown in FIG. 4 (A), alignment marks M indicated by 25 black dots in 5 rows × 5 columns over almost the entire surface of a single substrate S are arranged at lattice positions over the entire drawing region. Considering this, it is considered that a total of 16 rectangular individual patterns P of 4 rows × 4 columns as shown in FIG. 4A are formed on the surface of the substrate S (this substrate S is shown in FIG. ). At this time, it is assumed that the result of actually photographing the surface of the substrate S and measuring the position of the alignment mark M is shifted from the initial position to the position of M ′ indicated by + in FIG. In this case, the coordinates (positions indicated by small circles in FIG. 4B) to be the center position of each piece pattern P are determined from the change in position from each alignment mark M to M ′ over the
The following can be considered as the “rectangular retention correction” program. That is, with respect to the four measurement points M surrounding each individual pattern P, for example, an average value of each position change amount is calculated on the XY coordinates, and the average value is set as the movement amount of the center position of the individual pattern P. With respect to the same four measurement points M, an average value of the angle change amount as viewed from the center position of the original piece pattern P is calculated, and the average value is set as the rotation angle of the piece pattern P.
Algorithm 3: “Combination of total distortion correction and rectangle hold correction”
In this “combination of overall distortion correction and rectangular holding correction”, the above-mentioned “overall distortion correction” and “rectangular holding correction” are used in combination when the drawing area includes a plurality of types of element images. “Overall distortion correction” is applied, and “rectangular retention correction” is applied to other regions.
For example, as shown in FIG. 5A, alignment marks M indicated by 25 black dots in 5 rows × 5 columns are arranged on the entire surface of the drawing area over almost the entire surface of one substrate S. As a correspondence, when the surface of the substrate S includes one large individual pattern PL and eight small individual patterns PS arranged in 2 × 4, the small individual pattern PS is The “rectangular holding correction” is applied to the 2 × 4 array area, and the “overall distortion correction” is applied to the area of the large individual pattern PL. When this algorithm is applied, the shape of the small individual pattern PS remains unchanged after the correction in the region where the “rectangular retention correction” is applied, and the large individual pattern PL of the region where the “overall distortion correction” is applied. The shape is changed from the original shape by the correction. In this case, if the result of actually photographing the surface of the substrate S and measuring the position of the alignment mark M is shifted from the initial position to the position of M ′ indicated by + in FIG. This result is corrected as shown in FIG. This algorithm is suitable when an image to be drawn includes a plurality of types of individual patterns having different uses.

Manufacturing process of printed circuit board>
An outline of a method for manufacturing a printed circuit board by drawing a circuit pattern on a board using the
First layer pattern formation>
First, in the
First, the created pattern data DP1 is transmitted to the
When the drawing data DD is transmitted to the
When the substrate S is carried into the
When the drawing process using the initial drawing data D1 is completed, the substrate S is unloaded from the exposure apparatus 3 (step S5). If a plurality of substrates S are to be processed in the same manner, the number of processed sheets is counted to determine whether the predetermined number of sheets has been completed (step S6). If not completed, the process returns to step S2. If completed, the process proceeds to step S7.
The substrate S for which the drawing process by the
Second-layer pattern formation>
次に、基板Sに対して第2層のパターン形成が行われるが、まず、ステップS7にて所定の配線パターンが形成された基板Sは、図示しない被膜形成装置へ運ばれ、その基板Sの表面全体に、ソルダーレジストが塗布またはラミネート等の手段により被膜形成される(ステップS8) Next, the second layer pattern is formed on the substrate S. First, the substrate S on which a predetermined wiring pattern is formed in step S7 is transported to a film forming apparatus (not shown), and the substrate S A solder resist is coated on the entire surface by means such as coating or laminating (step S8).
On the other hand, the solder resist pattern data (pattern data DP2 of the second layer) created in step S1 in the
The substrate S on which the solder resist layer is formed in step S8 is carried into the
Next, the substrate S fixed to the
The
Subsequently, the
Next, the
When the drawing process using the drawing data DD is completed, the substrate S is unloaded from the exposure apparatus 3 (step S17). If a plurality of substrates S are processed in the same manner, the number of processed sheets is counted to determine whether the predetermined number of sheets has been completed (step S18), and if not completed, the process returns to step S11. If completed, the process proceeds to step S19.
The substrate S for which the drawing process by the
Details of correction processing>
Next, the outline of the correction amount calculation processing for the initial drawing data D2 in step S14 described above will be described. FIG. 7 is a diagram showing details of the subroutine of step S14. In step S14, the correction amount is calculated by an algorithm specified by the correction information input and set by the operator in advance, taking into consideration the contents of the pattern formed on the substrate S, the arrangement, the use of the substrate S, and the like. Specifically, first, it is determined which of the three types of correction algorithms described above is applied according to the correction information (step S140).
Here, the contents of the correction information input and set in advance by the operator in step S1a described above with reference to FIG. 6 will be described. When the above-described algorithm 1: “total distortion correction” is adopted, Enter the algorithm number “1”. Algorithm 2: When “rectangular holding correction” is adopted, the algorithm number “2” and the shape of the rectangle to be held are input. Further, in the case of adopting algorithm 3: “combination of total distortion correction and rectangle holding correction”, in addition to the algorithm number “3”, an area to which “total distortion correction” is applied in the substrate S and “rectangle” The area to which “holding correction” is applied is designated by inputting its coordinates, and the rectangular shape to be held in “rectangular holding correction” is also input. In step S140, the algorithm number that has been input is read from the storage device, and it is determined which algorithm has been designated depending on which algorithm number.
If the algorithm number “1” has been input according to the determination in step S140, the process proceeds to step S141. If “2” has been input, to step S142. If “3” has been input. The process proceeds to step S143.

In step S143, based on the area to which the “total distortion correction” is applied and the area to which the “rectangular holding correction” is applied in the substrate S, the “total distortion correction” application area is first set. On the other hand, the drawing data correction means 21A is used to calculate a correction value for the “whole distortion correction” application area in the initial drawing data D2 and store it in an internal storage device (not shown). In step S144, the drawing
In this way, in FIG. 7, the data correction means is selected and used in accordance with the entire subroutine of step S14, and the correction of the drawing data is executed. The contents, arrangement and pattern of the pattern formed on the substrate S In consideration of the application and the like, the correction amount is calculated by the algorithm previously specified by the operator, so that the optimum correction according to the application and pattern of the substrate S can be realized.
