これらの結果は、比較例1,2,3においては、実施例1に比較してヒートスプレッダ1の表面に形成されるニッケルの結晶粒子の粒径が小さく、またそれによって形成される凹凸が緻密過ぎるために、ニッケルメッキ処理を施す時間を長くしてヒートスプレッダ1の表面を粗くしなければ、接着剤4を介したヒートスプレッダ1同士の接着強度(すなわち、引張強度)を大きくできないものと推察される。言い換えれば、接着強度に対するニッケルの結晶粒子の大きさの影響が小さいように推察される。これに対して、実施例1においては、比較例1,2,3に比較してエッチング処理を施す時間が短く、また印加する電流密度が小さいので、ヒートスプレッダ1の表面にニッケルの結晶粒子の大きさに依存した凹凸が形成され、その凹凸によって接着強度が確保されていると推察される。言い換えれば、ヒートスプレッダ1の表面に形成されるニッケルの結晶粒子は比較例1,2,3に比較して緻密過ぎないので、エッチング処理を施す時間を長くしなくても接着剤4を介したヒートスプレッダ1同士の接着強度を大きくできるものと推察される。

図5に、前述したように構成したヒートスプレッダ1を、プリント配線基板上に配設した電子部品に適用した例を模式的に示してある。ヒートスプレッダ1の平板部2は、プリント配線基板5上に配設されたCPUなどの発熱する電子部品6に熱伝達可能に接触されている。ヒートスプレッダ1の表面あるいは少なくとも接合面3には、上述した実施例1に示す表面処理が施されている。接合面3は、接着剤4を介してプリント配線基板に接着されている。図5に示す例では、ヒートスプレッダ1に熱伝達可能にヒートシンク7が設けられている。電子部品5で発生した熱は、ヒートスプレッダ1に伝達されるとともに拡散され、更にヒートスプレッダ1からヒートシンク7に伝達され、ヒートシンク7から放熱されるようになっている。
