Abstract
【解決手段】ポジ型化学増幅型レジスト中のフォトレジストパターンを被覆するための水性被覆用組成物であって、前記水性被覆用組成物は、第一級アミン(−NH2)を含むポリマーを含み、前記水性被覆用組成物は、塩基性でありかつ架橋性化合物を含まず、更に、フォトレジストは、前記アミノ基と反応できるラクトンまたは酸無水物官能基を含むフォトレジストポリマーを含み、更に水性被覆用組成物は、フォトレジストパターンの厚さを増大させるものである。

Description
ポリ(2−メチルアダマンチルメタクリレート−co−ベータ−ブチロラクトンメタクリレート)34g、ポリ(2−メチルアダマンチルメタクリレート−co−3−ヒドロキシ−1−アダマンチルメタクリレート−co−ベータ−ブチロラクトンメタクリレート)34g、トリフェニルスルホニウムノナフルオロブタンスルホネート1.5g、ジエタノールアミンの1重量%乳酸エチル溶液5g、及び界面活性剤(ミネソタ州セントポール在の3Mコーポレーションから供給されるフルオロ脂肪族ポリマー性エステル)の10重量%乳酸エチル溶液1.2gからなる混合物を、乳酸エチル923g中に溶解してフォトレジスト溶液を調製した。この溶液を0.2μmフィルターを用いて濾過した。これとは別に、底面反射防止膜溶液をケイ素基材上にスピン塗布することによって底面反射防止膜(B.A.R.C)で被覆したケイ素基材を用意し、そしてこれを175℃で60秒間ベーク処理した。このB.A.R.C膜の厚さは39nmに維持した。次いで、上記フォトレジスト溶液を上記B.A.R.C被覆ケイ素基材上に塗布した。スピン速度は、フォトレジスト膜の厚さが220nmとなるように調節した。そのレジスト膜を115℃で60秒間ベーク処理した。次いでこれを、6%減衰型位相シフトマスクを用いて193nmスキャナ(開口数0.78、コヒーレンス0.9)で露光した。露光後、このウェハを、110℃で60秒間、露光後ベーク処理し、そしてテトラメチルアンモニウムヒドロキシドの2.38重量%水溶液を用いて60秒間現像した。次いで、走査電子顕微鏡でコンタクトホールを観察した。この調合物は、31.5mJ/cm2の感度を有し、そして0.1μmのコンタクトホールを解像した。
例1に記載のフォトレジトコンタクトホールパターンを有する基材に、ポリアリルアミン(Mw:65,000)の4%水溶液をスピン塗布して厚さ200nmの被膜を得、これを110℃で60秒間ベーク処理し、そして水で60秒間現像した。次いで、走査電子顕微鏡でコンタクトホールを観察し、そして上記縮小材料の塗布前と塗布後でのパターンサイズを比較した。パターンサイズは、0.1ミクロンから0.07ミクロンに縮小した。

Claims (14)
- アミノ基を含むポリマーを含有する、フォトレジストパターンを被覆するための水性被覆用組成物。
- アミノ基が第一級アミンである、請求項1の組成物。
- アミノ基がアルキルアミンである、請求項1または2の組成物。
- ポリマーがポリアリルアミンである、請求項1〜3のいずれか一つの組成物。
- ポリマーが、ポリ(アリルアミン−co−メタクリル酸)、ポリ(アリルアミン−co−アクリル酸)、ポリ(アリルアミン−co−アクリルアミド)、ポリ(アリルアミン−co−N−アルキルアクリルアミド)、ポリ(アリルアミン−co−アクリル酸−co−メタクリル酸)、ポリ(アリルアミン−co−アクリル酸−co−アクリルアミド)、ビス(3−アミノプロピル)で末端が停止されたポリ(オキシエチレン)、アミンで末端が停止されたポリ(エチレンオキシド)、及びポリ(プロピレングリコール)ビス(2−アミノプロピルエーテル)から選択される、請求項1〜3のいずれか一つの組成物。
- 更に水混和性溶剤を含む、請求項1〜5のいずれか一つの組成物。
- 架橋性化合物を含まない、請求項1〜6のいずれか一つの組成物。
- 微細電子デバイスを製造する方法であって、
a)基材にフォトレジストパターンを供し、
b)このフォトレジストパターンを請求項1〜7のいずれか一つの被覆用組成物で被覆し、
c)フォトレジストパターンと接触している部分の被覆材料を反応させ、
d)未反応の部分の被覆材料を除去液で除去する、
ことを含む、上記方法。 - 基材を加熱して、被覆材料とフォトレジスト像との反応を引き起こす、請求項8の方法。
- 除去液が、水酸化物塩基を含む水溶液である、請求項8または9の方法。
- 除去液が、水混和性溶剤を更に含む、請求項8〜10のいずれか一つの方法。
- フォトレジストが、ラクトン、酸無水物及びエステルから選択される基を含むポリマーを含有する、請求項8〜11のいずれか一つの方法。
- フォトレジストパターンを被覆するための、請求項1〜7のいずれか一つの被覆用組成物の使用。
