Abstract
Description
The present invention relates to an indium and indium alloy plating solution for preventing sulfur discoloration on the surface of silver plated on a solid silver material, silver plated ornaments, and silver plated electronic components, particularly LED packages.
In the case of decorative products, solid silver materials and silver-plated films give a brighter shine than white metals such as palladium and platinum, but have the disadvantage of causing discoloration unlike palladium and platinum. On the other hand, it is often used because of its excellent electrical characteristics of silver in the field of electronic components, especially LED packages, but it has the disadvantage that the surface of silver will change color due to discoloration when used for a long time. It is a certain metal.
The cause is that silver reacts with hydrogen sulfide in the air and sulfur dioxide in the water to produce silver sulfide on the surface of the silver, so the brightness and electrical properties are lost, and the surface is tan or blackish Become. In order to solve these disadvantages, conventionally, the application of acrylic resin, rhodium flash plating, chromate dipping or organic discoloration inhibitor dipping etc. on general solid silver material and silver plating film has been performed. Surface discoloration prevention was applied.
If the acrylic resin is applied to the decorative product after the post-treatment, the value of silver falls and rhodium plating is not practical because the unit price is very high, and the chromate solution uses hexavalent chrome. As a result, it was prohibited to use the RoHS directive, and the organic discoloration prevention method was unable to prevent silver discoloration in the long term.
On the other hand, the post-treatment method of the above-mentioned acrylic resin coating for electronic parts, especially LED package parts, is impossible to wire bond, rhodium plating is very expensive, The electrical characteristics, especially the LED package reflectivity, and the chromate solution uses hexavalent chrome, so it is prohibited by the RoHS directive, and the organic discoloration prevention method can prevent silver discoloration in the long term. It is not practical because it is impossible.
In consideration of these defects, rhodium rush plating, organic coatings on silver surfaces are also applied to decorative products and electronic components, especially LED packages, in consideration of these defects to prevent sulfidation of solid silver or silver plated surfaces. System silver discoloration inhibitor, chromate, etc. are applied. Even with such conventional silver discoloration prevention treatment technology, practical problems could not be solved sufficiently.
In view of such a conventional situation, an object of the present invention is to provide a plating solution for preventing sulfur discoloration on a silver surface, which can completely and stably prevent the surface of a solid silver product or a silver plated product from sulfur discoloration. The indium alone or indium / copper alloy, indium / palladium alloy, indium / cobalt alloy, indium / platinum alloy plating solution of the present invention not only has the effect of preventing discoloration of the silver plating film, but also has excellent storage stability of the plating solution. The workability is good and the work environment is also good.
In particular, for silver plating for LED packages, (1) gloss, (2) reflectance, (3) anti-sulfur discoloration characteristics after heat resistance, and (4) wire bonding properties are required, but indium alone on the silver plating film Alternatively, it was effectively retained by indium alloy plating.
Hereinafter, the present invention will be described in more detail.
In the case of an indium single plating solution, examples of the soluble indium salt used in the present invention include indium sulfamate, indium sulfate, indium oxide, indium chloride, indium borofluoride, and indium phosphide. These salts use at least one metal salt. The use concentration of the soluble indium salt in the indium single plating solution is preferably in the range of 1.0 to 100.0 g / L as the amount of indium. A concentration of 1.0 g / L or less is not preferable because the surroundings of the precipitate deteriorates, and at 100.0 g / L, the amount of indium pumped out is large and the uniformity of the plating film is not improved. is not.
In the case of an indium / copper alloy plating solution, the soluble indium salt used in the present invention is, for example, indium sulfamate, indium sulfate, indium oxide, indium chloride, indium borofluoride, and indium phosphide. What is a soluble copper salt? Examples thereof include copper chloride, copper sulfate, and copper oxide. These salts use at least one metal salt. The use concentration of the soluble indium salt in the indium / copper alloy plating solution is preferably in the range of 1.0 to 80.0 g / L as the amount of indium metal and 0.5 to 40.0 g / L as the amount of copper metal. At concentrations of 1.0 g / L or less of indium and 0.5 g / L or less of copper, color unevenness is caused by precipitates. In addition, an amount of copper deposited increases when the content of indium is 80.0 g / L and copper is 40.0 g / L or more. Since the alloy film is likely to change color, it is not practical.
In the case of an indium / palladium alloy plating solution, examples of the soluble indium salt used in the present invention include indium sulfamate, indium sulfate, indium oxide, indium chloride, indium borofluoride, and indium phosphide. Examples include palladium chloride, palladium chloride amine, diamine dinitropalladium, and dichlorotetraamine palladium. These salts use at least one metal salt. The use concentration of the soluble indium salt in the indium / palladium alloy plating solution is preferably in the range of 1.0 to 80.0 g / L as the amount of indium metal and 0.5 to 30.0 g / L as the amount of palladium metal. If the concentration of indium is 1.0 g / L or less and the amount of palladium metal is 0.5 g / L or less, it is not preferable because of uneven color due to precipitates. Indium and palladium are more than 30.0 g / L, and indium and palladium are pumped out. Since the amount is large and the properties of the plating film are not improved, it is not practical.
In the case of an indium-cobalt alloy plating solution, examples of the soluble indium salt used in the present invention include indium sulfamate, indium sulfate, indium oxide, indium chloride, indium borofluoride, and indium phosphide. Examples thereof include cobalt chloride, cobalt sulfamate, cobalt sulfate, and ethylenediaminetetraacetate cobalt. These salts use at least one metal salt. The use concentration of the soluble indium salt in the indium / palladium alloy plating solution is preferably in the range of 1.0 to 80.0 g / L as the amount of indium metal and 0.1 to 40.0 g / L as the amount of cobalt metal. The concentration of indium metal of 1.0 g / L or less and the amount of cobalt metal of 0.5 g / L or less is not preferable because the deposition rate is slow and the color becomes uneven. In addition, in the case of indium 80.0 g / L and cobalt of 40.0 g / L or more, a plating alloy Since the characteristics of the film are not improved, it is not practical.
In the case of an indium-platinum alloy plating solution, examples of the soluble indium salt used in the present invention include indium sulfamate, indium sulfate, indium oxide, indium chloride, indium borofluoride, and indium phosphide. Examples thereof include platinum chloride, platinum sulfate, tetraamine platinum (2) chloride, and diaminedinitroplatinum (2). These salts use at least one metal salt. The concentration of the soluble indium salt and platinum salt in the indium / platinum alloy plating solution is preferably in the range of 1.0 to 80.0 g / L as the amount of indium metal and 0.5 to 20.0 g / L as the amount of platinum metal. If the concentration of indium is 1.0 g / L or less and the amount of palladium metal is 0.5 g / L or less, it is not preferable because of uneven color due to precipitates. Indium and platinum are more than 80.0 g / L and palladium is more than 20.0 g / L, pumping out indium and platinum. It is not economical because the amount is large, the properties of the plating film are not improved, and the price of platinum is high.
Next, as a brightener and plating homogenizer used in the present invention together with indium alone and an indium alloy, for example, picolinic acid, nicotinic acid, phthalaldehyde acid, 2,6-dipicolinic acid, 2,3-quinolinic acid and isonicotitine At least one selected from acids or the like can be used in combination. The concentration of the brightener / plating uniform agent used in the indium single plating and indium alloy plating solution is 0.05 to 15.0 g / L, but a preferable concentration is 0.5 g / L to 12.0 g / L. If it is 0.05 g / L or less, there is no effect of improving the gloss, and if it is 15.0 g / L or more, the gloss is not improved, so it is not practical.
In the present invention, in order to stabilize the plating solution of indium and indium alloy, D-arabinose, D-xylose, D-ribose, D-lyxose, D-glucose, D-mannose, D-galactose, D-allose and D- It can be used in combination of at least one or two or more selected from growth and the like. And the use density | concentration of said stabilizer is 1.0-50.0 g / L, However, A preferable density | concentration is 2.0 g / L-45.0 g / L. If it is 2.0 g / L or less, the stability of the plating solution is poor, and if it is 45.0 g / L or more, the stability is not further improved, so it is not practical.
Furthermore, anionic or amphoteric surfactants as lubricants used in the present invention are for preventing the generation of pits, and are most effective for those having a complicated shape. Specifically, at least one or two or more selected from di-2-ethylhexyl sulfone succinate, dimethylalkylbetaine, polyoxyethylene sorbitan monopalmitate, and polyethylene glycol # 1000 are used in an amount of 0.01 to 10.0. g / L can be used. If it is 0.01 g / L or less, it is not sufficient to prevent the generation of pits, and the use of 10.0 g / L or more does not improve the prevention of pits, and is not practical.
In the present invention, in order to impart conductivity and buffering properties to the plating solution, tartaric acid, potassium sodium tartrate, citric acid, potassium citrate, sodium citrate, ammonium citrate, oxalic acid, potassium oxalate sodium oxalate, Monopotassium phosphate, dipotassium hydrogen phosphate, ammonium hydrogen phosphate, potassium chloride, sodium chloride, ammonium chloride, potassium sulfate, sodium sulfate, ammonium sulfate, boric acid, ammonium borate, potassium borofluoride, potassium nitrate, ammonium nitrate, sulfamic acid , Potassium sulfamate, sodium sulfamate, ammonium sulfamate and the like can be used in combination of at least one or two or more. The concentration of the conductive salt used in the plating solution of the present invention is 20.0 to 300.0 g / L. If it is 20.0 g / L or less, the conductivity of the plating deteriorates, and if it is 300.0 g / L or more, the specific gravity of the plating solution becomes heavy, and deposits of indium alone and indium alloy plating cause clouding, capri, burns, etc. It is not preferable.
Although the indium simple substance and the indium alloy plating solution of the present invention have a pH of 1.5 to 12, a preferable pH is used in the range of 2 to 10.5, and a good plating film can be formed in this pH range. The pH of the plating solution is adjusted with an acid such as hydrochloric acid, sulfuric acid or phosphoric acid, or an alkaline substance such as potassium hydroxide, sodium hydroxide or aqueous ammonia. The plating solution of the present invention can be plated at a temperature of 20 to 65 ° C., and particularly a good plating film can be obtained at a solution temperature of 25 to 55 ° C. Furthermore, in the plating solution of the present invention, the deposition rate of the plating film depends on the metal concentration used in addition to the temperature of the plating solution. Therefore, it is easy to control the film thickness of the plating film. And the current density at the time of plating is 0.1-3.0 A / dm < 2 >.
