Abstract
Description
The present invention is attached to a rotating dome of a vacuum film-forming apparatus that coats a film-forming substance on the front and back surfaces of a film-formed object (work) formed in a plate shape such as a circle or a square. It is related with the workpiece | work continuous reversing apparatus which can be reversed.
A vacuum film forming apparatus is used to stack a film forming material on the surface of a thin plate substrate such as a glass substrate or a workpiece such as a semiconductor wafer. A general vacuum film forming apparatus is provided with a work holding body such as a substantially umbrella-shaped dome that rotates about a rotation axis in a chamber that is evacuated by a vacuum pump, and the film is provided in the chamber. A film-forming substance released from the substance generation source is uniformly deposited on the surface of a workpiece such as a glass plate. By attaching a plurality of workpieces to the workpiece holder and rotating the workpiece holder around the rotation axis, a large number of workpieces can be formed at a time. Also, a plurality of film-forming substance generation sources can be provided, and different film-forming substances can be sequentially deposited on the work by a shutter or the like to form a multilayer film on the work.
Here, when the workpiece is simply held and fixed to the workpiece holder, the film is formed only on one side of the workpiece. In the case of forming films on both sides, the chamber must be opened and the workpiece turned upside down, and then the chamber must be evacuated again to form a film, which takes time and effort. In order to solve this problem, the present applicant has proposed a vacuum film forming apparatus disclosed in
Further, in Patent Document 2 below, four workpiece holding plates to which a plurality of workpieces are attached are provided in a reversible manner, and the four workpiece holding plates are combined in an umbrella shape and held rotatably around the central axis of the umbrella. A film deposition apparatus is described. The four work holding plates are sequentially opposed to the vapor deposition material generation source by rotation, and a vapor deposition film is formed on one surface of the work. After that, each work holding plate is reversed and the other surface of the work is turned to the vapor deposition material. Opposite the source. Thus, a deposited film is formed on the front and back of the workpiece.
However, although the apparatus described in
In addition, when a plurality of different film forming materials are formed, the temperature at the time of film formation may differ depending on the film forming material (for example, the film is formed at 400 ° C. after the film is formed at 400 ° C.) If a method of continuously forming a multi-layer on the surface and then forming a multi-layer on the other surface is taken, the workpiece is warped when the film is formed on one surface. In particular, when the workpiece is a thin glass plate, the workpiece may be greatly warped and cannot be used.
In the film forming apparatus described in Patent Document 2, four work holding plates to which a plurality of works are attached are combined in an umbrella shape, and each is configured to be reversible, with a central axis combined in an umbrella shape. It has a complicated configuration in which four workpiece holding plates rotate together at the center, and since a Geneva mechanism is used for the rotation and reversal, it is difficult to say that the movement is quick and stable.
In view of the above problems, the present invention proposes a workpiece continuous reversing device that continuously reverses a workpiece while keeping the inside of a chamber in a vacuum state without using a complicated and large-scale device.
The workpiece continuous reversing device according to the present invention includes a workpiece holder that detachably holds a workpiece on which a film-forming surface for depositing a film-forming material flying from a film-forming material generation source is attached, and a vertical axis in a vacuum chamber. The work holder is fixed to a rotating dome having an umbrella-shaped inclined surface that rotates around, and the work holder is placed at an initial position where one of the deposition surfaces is directed to a deposition material generation source, and the other deposition surface is a deposition material. A support frame that is rotatably supported at a reversal position directed toward the generation source, and is formed in an annular shape and mounted on the upper surface of the rotating dome so as to be rotatable about the vertical axis. And a weight ring that is rotated by inertia acting in accordance with deceleration and switches the work holder between the initial position and the reverse position.
The support frame contacts a positioning protrusion formed on the work holder to hold the work holder in the initial position, and contacts the positioning protrusion to hold the work holder in the inverted position. A second stopper. The work holder includes a cam plate having a cam surface that is pressed by a pressing spring fixed to the support frame and fixed to the one of the pair of rotation shafts. It is preferable that the positioning protrusion receives a rotational force in a direction of pressing the first stopper at the initial position, and the positioning protrusion receives a rotational force in a direction of pressing the second stopper at the reverse position. A rack gear may be formed in the weight ring along a circumferential direction, and the rack gear may be engaged with a pinion gear engaged with a rotating shaft provided with the cam plate with a predetermined frictional force.
The pinion gear includes a gear shaft that engages with the rotation shaft with a predetermined frictional force, and the gear shaft has a cylindrical inner wall and is divided into a plurality of portions in the circumferential direction. Is provided on one end side, and when the rotating shaft is inserted into the engaging portion, the cylindrical inner wall is pressed against an outer peripheral surface of the rotating shaft inserted with a predetermined pressure, and the rotation of the pinion gear is inserted. The workpiece holder is rotated by transmitting to the rotating shaft, and after the work holder is rotated to the initial position or the reverse position and the positioning protrusion comes into contact with the first stopper or the second stopper, It is preferable to cause slippage between the cylindrical inner wall and the outer peripheral surface of the rotating shaft to cause the pinion gear to idle.
The cylindrical inner wall is preferably formed with a convex portion protruding toward the center of the cylinder, and the outer peripheral surface is formed with a retaining groove that engages with the convex portion over the entire circumference. An annular rail is formed on the upper surface of the rotating dome, and an annular rail groove is formed on the annular rail. The weight ring may include an annular support groove for sandwiching a plurality of bearing balls with the rail groove. A plurality of concentric circles may be provided on the upper surface of the rotating dome, and a plurality of the work holders may be engaged with the respective weight rings.
The continuous workpiece reversing apparatus according to the present invention replaces the push rod described in
As shown in FIG. 1, a vacuum
As shown in FIGS. 3 and 6, the workpiece continuous reversing device according to the present invention includes a
Although the
As shown in FIG. 4, the
The
As shown in FIG. 5, in the
As shown in FIGS. 5 and 6, the
The
When the
As shown in FIG. 7, when the
Next, a plurality of film-forming substances 24 (24A, 24B, 24C, and 24C) are formed on the two film-forming
As shown in FIG. 7, when the
Due to the rapid deceleration of the
When deposition of the film-forming
When the
As shown in the time chart of FIG. 9, the
Next, instead of rotating the
As shown in FIG. 3, the
As shown in FIG. 7, the
Due to the rapid deceleration of the

When the
As shown in the time chart of FIG. 10, the
Further, instead of inverting the
The
