本発明によれば、少なくともアークへのエネルギー変換が低減される。パワー半導体として、例えば、いわゆるIGBT、IGCT、GTOなどが考慮に値する。特に、IGBTが考慮に値する。

Claims (13)
- 接続導体(19,20)を介してエネルギー蓄積器(11)に接続されているパワー半導体回路(18)を備えた配電および送電用のパワー半導体モジュール(2)において、この接続導体(19,20)が、閾値を上回る電流負荷時に開路する開路設定点(15)を有し、接続導体(19,20)がさらに開路設定点に並列接続された抵抗(16)を有することを特徴とするパワー半導体モジュール。
- 開路設定点(15,21)が、閾値を上回る損失エネルギー発生時に開路設定点(15,21)において溶解する導電体を含むことを特徴とする請求項1記載のパワー半導体モジュール。
- 接続導体(19,20)が、反発力を発生するように電流が逆方向に流れる2つの互いに平行に走る導電部を有し、閾値を上回る電流が流れる時に前記導電部において反発力が開路設定点(15)の開路を生じさせることを特徴とする請求項1記載のパワー半導体モジュール。
- 開路設定点(15)が導電性の薄膜を含むことを特徴とする請求項1乃至3の1つに記載のパワー半導体モジュール。
- 開路設定点が導電線を含むことを特徴とする請求項1乃至4の1つに記載のパワー半導体モジュール。
- パワー半導体回路(18)がターンオフ制御可能なパワー半導体(6,7)を有することを特徴とする請求項1乃至5の1つに記載のパワー半導体モジュール。
- パワー半導体回路がワイヤボンディング接続されたパワー半導体を有することを特徴とする請求項1乃至6の1つに記載のパワー半導体モジュール。
- 第1の接続端子(14)と、第2の接続端子(13)と、エネルギー蓄積器(11)と、エネルギー蓄積器(11)に並列接続され2つの直列接続されたパワー半導体(6,7)を有するパワー半導体アーム(10)とを備えたパワー半導体モジュール(2)であって、各パワー半導体(6,7)にフライホイールダイオード(8,9)が逆並列接続されていて、パワー半導体アーム(10)の第1のパワー半導体(7)のエミッタと第1のパワー半導体(7)に付設された逆極性のフライホイールダイオード(9)のアノードとの接続点が第1の接続端子(14)を構成し、パワー半導体アーム(10)の2つのパワー半導体(6,7)と2つのフライホイールダイオード(8,9)との接続点が第2の接続端子(13)を構成することを特徴とする請求項1乃至7の1つに記載のパワー半導体モジュール。
- 第1の接続端子(14)と、第2の接続端子(13)と、エネルギー蓄積器(11)と、エネルギー蓄積器(11)に並列接続され2つの直列接続されたパワー半導体(6,7)を有するパワー半導体アーム(10)とを備えたパワー半導体モジュール(2)であって、各パワー半導体(6,7)にフライホイールダイオード(8,9)が逆並列接続されていて、パワー半導体アーム(10)の第1のパワー半導体(7)のコレクタと第1のパワー半導体(7)に付設された逆極性のフライホイールダイオード(9)のカソードとの接続点が第1の接続端子(14)を構成し、パワー半導体アーム(10)の2つのパワー半導体(6,7)と2つのフライホイールダイオード(8,9)との接続点が第2の接続端子(13)を構成することを特徴とすることを特徴とする請求項1乃至7の1つに記載のパワー半導体モジュール。
- 抵抗(16)が30mΩよりも大きいことを特徴とする請求項1乃至9の1つに記載のパワー半導体モジュール。
- 接続導体(19,20)が開路設定点(15)に対して並列に接続されたコンデンサを有することを特徴とする請求項1乃至10の1つに記載のパワー半導体モジュール。
- 請求項1乃至11の1つに記載のパワー半導体モジュールからなる直列回路を特徴とする電力変換器弁アーム(1)。
- ブリッジ回路に配置された請求項12記載の電力変換器弁アーム(1)を備えた電力変換器。
