Abstract
Description
The present invention relates to a printing apparatus and a printing method for forming a plurality of conductive bumps on a substrate sheet.
Conventionally, a substrate sheet with conductive bumps, in which a plurality of substantially conical conductive bumps are formed on the surface of a substrate sheet such as copper foil, and a non-conductive sheet (insulating sheet) such as a prepreg are alternately stacked. A multilayer printed wiring board formed by this method is known. In such a multilayer printed wiring board, when the conductive bump formed on the surface of the substrate sheet penetrates the insulating sheet, the substrate sheets on both sides of the insulating sheet are electrically connected by the conductive bump. (See, for example,
Then, the squeegee pressed against the surface of the screen plate, the pneumatic cylinder for moving the squeegee toward and away from the surface of the screen plate, and the squeegee and the screen plate relative to each other with the squeegee pressed against the surface of the screen plate And a drive motor that moves the squeegee to slide with respect to the screen plate. When the squeegee slides on the surface of the screen plate, conductive paste such as solder paste is pushed out from the through hole of the screen plate. A technique is known in which printing is performed on the surface of a substrate such as a printed circuit board (see Patent Document 4).
A method of printing a conductive paste such as a silver paste or a solder paste on the surface of the substrate sheet using such a conventional technique will be described below with reference to FIGS.
First, a
Thereafter, by drying the
However, in the conventional method of manufacturing a substrate sheet with conductive bumps, when forming the
More specifically, when the insulating sheet is penetrated by the
However, each time the screen printing process is performed once, a drying process of the
The present invention has been made in consideration of such points, and can reduce the number of steps of applying a conductive paste to the surface of a substrate sheet, and thus the manufacturing time of a substrate with a conductive bump. It is possible to provide a printing apparatus and a printing method that can reduce the amount of the conductive paste and increase the yield rate in the production of the substrate sheet with conductive bumps.
In the printing method according to the present invention,
The positioning step includes an image acquisition step of acquiring an image of a substrate held on the printing surface plate by an image acquisition device, and the base for the printing surface plate based on image information acquired by the image acquisition device. And a position adjusting step for automatically adjusting the position of the material.
According to the present invention, the number of steps of applying the conductive paste to the surface of the substrate sheet can be reduced. For this reason, while being able to shorten the manufacturing time of a board | substrate with a conductive bump, the usage-amount of a conductive paste can be reduced, and also the yield rate in manufacture of a board | substrate sheet with a conductive bump can be made high. .
Further, according to the present invention, a pressure mechanism having a pressure body that forms a convex portion corresponding to the convex portion of the flat plate member on the substrate sheet by applying pressure to the substrate sheet is disposed upstream of the screen mechanism. Has been. For this reason, when forming the convex part corresponding to the several convex part of a flat member on a board | substrate sheet, it is not necessary to use an exclusive apparatus like an embossing apparatus and a press apparatus. Moreover, after forming the convex part corresponding to the several convex part of a flat plate member in a board | substrate sheet | seat with an exclusive apparatus, it is not necessary to remove a base material from this exclusive apparatus.
Furthermore, according to the present invention, the base material is placed on the printing surface plate so that the conductive paste transferred by the squeegee is placed on the convex portion of the substrate sheet formed by the pressing mechanism by the positioning mechanism. Therefore, the conductive paste can be reliably transferred onto the convex portion of the substrate sheet formed by the pressurizing mechanism.
First Embodiment Hereinafter, a first embodiment of a printing apparatus and a printing method according to the present invention will be described with reference to the drawings. Here, FIG. 1 thru | or FIG. 6 is a figure which shows the 1st Embodiment of this invention.
As shown in FIG. 1, the
As shown in FIG. 1, the printing apparatus is provided with a
Further, as shown in FIG. 1, on the upstream side of the
Among these, the
As shown in FIG. 1, a CCD camera (image acquisition device) 1 that acquires an image of the
Further, as shown in FIG. 1, the
In this embodiment, the
Next, the operation of the present embodiment having such a configuration will be described.
First, the
Next, the
Specifically, first, an image of the
Next, the operator inputs an instruction to the
Next, the
Next, the
Then, pressure is applied to the
As described above, according to the present embodiment, on the upstream side of the
As described above, when the
Here, according to the present embodiment, as described above, the
Thus, since the
For this reason, the frequency | count of the process of applying the electrically
As described above, when the
Next, the
As described above, according to the present embodiment, when forming the
Further, as described above, it is not necessary to remove the
By the way, in the above, it demonstrated using the aspect which the
In addition, the
In the above description, the
Second Embodiment Next, a second embodiment of the present invention will be described with reference to FIG. In the first embodiment shown in FIGS. 1 to 6, the
In the second embodiment shown in FIG. 7, the same parts as those in the first embodiment shown in FIGS.
Hereinafter, the operation of the present embodiment will be described.

Next, the
Specifically, first, an image of the
Next, the
Thereafter, the same processes (pressure process, transfer process, and curing process) as in the first embodiment are performed.
Also according to the present embodiment, the same effects as those of the first embodiment can be obtained.
Specifically, first, as described above, before the transfer step, the
Thus, since the
For this reason, the frequency | count of the process of apply | coating the electrically
Further, as in the first embodiment, when forming the
