Abstract
Description
(a) 溶媒を含む液体組成物から固体を生成させ(ここで組成物は
(i) インジウム化合物、錫化合物、および硫酸アンモニウム;または
(ii) (NH4)In(SO4)2と錫化合物、を含む);
(b) 固体を調整し;
(c) (b)で製造した固体から溶媒を除去し;
(d) 工程(c)後の固体をか焼してITOを製造する、
工程を含むITOの製造方法が提供される。
SnSO4(s) → SnO2(s)+SO2(g)
すなわち、完全な分解には800℃を超えるか焼温度が必要である。物質のか焼は、溶融無しで行うことができる。
SnO2 + Inxin → Sn・ in + In2O3 + e'
価電子帯が充填されると、電子は伝導帯(cb)に入る。従ってインジウム錫酸化物は本質的なn型半導体であり、より多くの添加はより高い伝導性を引き起こす。
O2(g) + 4e' + 2Vx O → 2O"O
その結果、多くの錫が添加されているが、比較的電気的性質が小さい(本明細書に記載のように製造される他の物質と比較して)酸化インジウムを製造することができる。
SO3 → SO2 + 1/2O2
により硫酸塩の分解から生じる過剰の酸素と反応することができる酸素スカベンジ物質を、工程(A)で使用される組成物中に取り込むことにより解決される。このために選択された候補は水溶性ポリマーであった。これは、工程(A)で製造された前駆体溶液と容易に混合することができ、工程(B)の低温処理の間、均一に混合されたまま維持される。工程(D)でか焼すると、これはSO3またはO2と一緒になり、SO2、CO2およびH2Oを生成する。仮想の炭素鎖ポリマーを使用すると、以下の反応が起きる:
(-CH2-) + 3SO3 → 3SO2 + CO2 + H2O
2(-CH2-) + 3O2 → 2CO2 + H2O
充分なポリマーが添加されると、これは問題を排除し、酸素空孔を保持する。
5In2(SO4)3 + 2(-CH2CHCONH2) → 5ln2O3 + 15SO2 + 6CO2 + 5H2O + N2
に従って硫酸インジウムに製造される。
粉末の電気伝導度は、少量の試料を圧縮しその比抵抗を測定することにより測定した。伝導度を測定するための構成を図6に示すが、これは具体的な粉末の可能性を評価するための便利で迅速な手段を提供する。

[式中、ρoは結晶性酸化インジウムの密度である(7.1gcm-3とする)]から計算される。典型的な試験では、粉末体積抵抗は粉末体積率の関数としてプロットされる。これは、電気的性質のみでなく、材料が如何に圧縮可能であるかについての情報を与える。
BET表面積は、まず試料から窒素上で100℃でガスを抜いて、次に液体窒素温度でマイクロメリティクス(Micromeritics)APSP2400を使用して窒素吸着を測定することにより測定した。
無水硫酸インジウム(III)(57.5g, 0.111モル)を、周囲温度で攪拌しながらゆっくり脱ミネラル水(240g, 13.3モル)に加えた。次に硫酸アンモニウム(14.75g, 0.111モル)と硫酸錫(II)(2.5g, 0.012モル)を加えた。清澄でわずかに黄色の溶液が得られるまで攪拌を続けた。
か焼工程の最後に、マッフル炉から直接金属トレイに室温で熱粉末を排出することにより粉末をクエンチした以外は、実施例1に記載のものと同じ組成物と方法を使用した。比抵抗と粉末体積はそれぞれ5.3Ω.cmと21.1%であった。
実施例2に記載の方法により以下の組成物を製造し、分析法1と2に記載のように分析した。比抵抗と粉末体積はそれぞれ0.42Ω.cmと19%であった。
硫酸アンモニウム 14.75g, 0.111モル
硫酸錫(II) 2.5g, 0.012モル
水 240g, 13.3モル
ポリアクリルアミド溶液* 9.6g, 1.5モル当量
* ポリアクリルアミド溶液は、分子量10,000amuのポリマーの50重量%水溶液を含有した。1モル当量はこの溶液の64gである。
実施例3と同じ組成物を使用した。前駆体溶液を加圧容器に入れ、液体窒素を含有するデュアー容器に噴霧器(1〜2bar)を使用して噴霧した。細かい凍結粒子(平均サイズ100μm)を製造することができた。分析法1と2に従って粉末を分析した。
実施例1と同じ組成物を、-95℃の温度で3mの噴霧塔中の向流冷気体中に噴霧した。塔の底から凍結粉末を連続的に取り出した。これを実施例1に記載のようにさらに処理して、分析法1と2のように試験した。
インクで使用される性質の最適な組合せを得るために、組成物最適化試験を行った。小さい比抵抗と大きな表面積の材料を求めた。大きな表面積を有する小さい粒子は、大きな粒子ほど可視光線を分散させないことがわかっている。従って大きな表面積(インクでは良好な透明性につながる)と小さい比抵抗の組合せが好ましい。
錫含量、ITO中1%、5%および10%モル当量;
ポリマー含量 1.25、1.5および1.75×モル当量のIn2(SO4)3
か焼温度(Tcal(℃))800℃、900℃および1000℃
溶液の濃度 水中で20%および33%の硫酸インジウム
組成物変数の各レベルで約100gの前駆体溶液を製造して、全部で18個の異なる溶液を得た。これらのそれぞれを、か焼工程以外は実施例2に記載のように処理した。この時点で、18個の乾燥前駆体試料のそれぞれを3つの異なるロットに分けた。18の最初のロットは800℃でか焼し、次には900℃で、残りは1000℃でか焼した。すべての試料は、分析法1と2に従って測定した比抵抗とBETを有した。
実施例6.22、6.27、6.28、6.32、6.46、6.50、6.51、および6.52の組成物を、より大きなスケールの試料(5倍のスケールアップ;250g試料)での評価のために選択し、そのような試料を実施例2の方法に従って製造し、再試験した。試料のベッド深さ(図7の距離「d」)は50mmであった。結果を以下の表2に示す。
以下の組成物は、凍結乾燥段階までは実施例1の方法を使用して製造した。か焼は以下のように行った:アルミナトレイを使用して、か焼工程のための前駆体を入れた。各トレイ100(図8)に50gの前駆体を入れ、図8に示すトンネル炉104(これは3つのゾーンからなる)のベルト102上に置いた。第1のゾーン106では加熱しなかった:生成物は窒素カーテン108を通過してこのゾーンに入る。次に生成物はホットゾーン110(これは900℃で制御された金属マッフルであり、カバーガス窒素112が使用される)に入る。排ガスをベンチュリ管114から取り出す。加熱ゾーンから、循環水を使用して生成物トレイは冷却ゾーン116に入り、生成物から熱を除去する。窒素118を再度カバーガスとして使用する。典型的には距離xは3.4mであり、距離yは1.4mであり、ベルト速度は5cm/分である。
硫酸アンモニウム 147.5g(1.11モル)
硫酸錫(II) 25g(0.12モル)
ポリアクリルアミド溶液 86g(1.34モル当量)
水 2400g(133.3モル)
粉末比抵抗は、粉末体積25%で0.25Ω.cmであった。BET表面積は15m2/gであった。
1モル%(実施例9a)、5モル%(実施例9b)および10モル%(実施例9c)のインジウム濃度を使用して、実施例8の方法に従ってITOの試料を製造した。
濃化度=[100(Sn/In XPS(モル%)) + (Sn/In 公称(モル%))]−100%
(測定モル%−公称モル%)×100/(公称モル%)
Sn/In XPSは、XPSにより測定した表面の錫対インジウム比を示す。
実施例8に記載のように製造したITOを使用してELランプの試料(Aシリーズ)を製造し、ミツビシ(Mitsubishi)から販売されているITO L-1469-2を使用して第2の比較セット(Bシリーズ)を製造した。これらの試料に対する試験の結果を表4に示す。
Claims (32)
- (a) 溶媒を含む液体組成物から固体を生成させる工程、ただし該組成物は、
(i) インジウム化合物、錫化合物、および硫酸アンモニウム、または
(ii) (NH4)In(SO4)2と錫化合物、を含む;
(b) 固体を調整する工程;
(c) (b)で製造した固体から溶媒を除去する工程;および
(d) 工程(c)後の固体をか焼してITOを製造する工程、
を含むインジウム錫酸化物(ITO)の製造方法。 - 工程(a)の該液体組成物は水性組成物である、請求項1の方法。
- 該液体組成物中の該インジウム化合物中のインジウムイオンのモル数と該錫化合物中の錫イオンのモル数の比は5〜50であり;かつ該組成物中の該アンモニウム化合物中のアンモニウムイオンのモル数と該錫化合物中の錫イオンのモル数の比は5〜50である、請求項1または請求項2の方法。
- 該インジウム化合物中のインジウムイオンのモル数と該硫酸アンモニウム中のアンモニウムイオンのモル数の比は0.6〜1.5の範囲であり;かつ該錫化合物中の錫イオンのモル数と該硫酸アンモニウム中のアンモニウムイオンのモル数の比は0.01〜0.1の範囲である、(a)(i)の材料を含む、請求項1から3までのいずれか1項の方法。
- 工程(a)(i)の該液体組成物は、少なくとも0.4重量%の該錫化合物、少なくとも2重量%の硫酸アンモニウム、少なくとも10重量%の該インジウム化合物、および少なくとも60重量%の溶媒を含む、請求項1から4までのいずれか1項の方法。
- 工程(a)(i)または(a)(ii)で使用される該錫化合物はSn(II)化合物である、請求項1から5までのいずれか1項の方法。
- 該錫化合物は硫酸錫(II)である、請求項6の方法。
- 製造されるITOに取り込まれる酸素の量を減少させるために、この方法で生成される酸素をスカベンジするようにおよび/または反応するように構成された酸素スカベンジ手段の存在下で行われる、請求項1から7までのいずれか1項の方法。
- 該スカベンジ手段は、この方法の工程(b)で生成される分解生成物と反応することができる化合物である、請求項8の方法。
- 該スカベンジ手段は水溶性ポリマー材料である、請求項8または請求項9の方法。
- 該組成物中のスカベンジ手段の量は、硫酸インジウムの分解産物を酸化インジウムに完全に還元するのに必要な量の0.9〜2倍である、請求項10の方法。
- 工程(a)は、液体組成物の凝固点またはそれ以下の温度まで液体組成物を冷却することを含む、請求項1から11までのいずれか1項の方法。
- 工程(a)において液体組成物は-25℃未満の温度の低温環境に導入される、請求項1から12までのいずれか1項の方法。
- 工程(a)において液体組成物は固体の粒子を形成する、請求項1から13までのいずれか1項の方法。
- 工程(a)で生成され工程(b)で処理される粒子の10重量%未満が、100μm未満の粒子サイズを有する、請求項14の方法。
- 多量の粒子は100μm〜2mmの範囲である、請求項14または請求項15の方法。
- 該調整工程(b)において固体の一部は物理的変化を受ける、請求項1から16までのいずれか1項の方法。
- 調整工程(b)において溶媒の結晶性が上昇する、請求項1から17までのいずれか1項の方法。
- 工程(b)において固体の温度は少なくとも5℃上昇する、請求項1から18までのいずれか1項の方法。
- 工程(b)は溶媒の昇華を引き起こす、請求項1から19までのいずれか1項の方法。
- 工程(d)は、温度が少なくとも400℃でかつ1200℃未満である環境に固体を付すことを含む、請求項1から20までのいずれか1項の方法。
- この方法で製造されるITOは、30体積率%未満で測定される時0.1〜0.5Ω.cmの範囲の粉末比抵抗を有し、35m2/g未満のBET表面積を有する、請求項1から21までのいずれか1項の方法。
- バルクの錫の単位体積当たりのモル濃度の2倍を超えない、単位体積当たりのモル濃度の表面錫を有するインジウム錫酸化物(ITO)粉末。
- 70%未満の表面錫濃化度を有するインジウム錫酸化物(ITO)粉末。
- 微量のイオウを含む、請求項23または請求項24のITO。
- 表面に0.1〜3モル%のイオウを含む、請求項23から25までのいずれか1項のITO。
- 30体積率%未満で測定される時0.1〜0.5Ω.cmの範囲の粉末比抵抗を有する、請求項23から26までのいずれか1項のITO。
- BET表面積は35m2/g未満である、請求項23から27までのいずれか1項のITO。
- 請求項1から17までのいずれか1項の方法で作成されたか、または請求項18から23までのいずれか1項記載のITOを含む塗料、インクまたは樹脂。
- 請求項1から22までのいずれか1項の方法により作成されたITOを含むエレクトロルミネセンスランプ。
- 請求項23から28までのいずれか1項のITOを含むエレクトロルミネセンスランプ。
- それぞれ実施例を参照して独立に実質的に上記された、方法、インジウム錫酸化物、塗料、インクまたは樹脂、およびエレクトロルミネセンスランプ。
