めっき浴の内部に基板を浸漬すると、めっき液中の還元剤が活性部の表面に付着しているPd2+表面で酸化され、放出される電子によってめっき液中のNiイオンが還元される。その結果、活性部の表面上にNiが析出する。
無電解めっき工程を実施することによって、基板の上にNiの配線パターンが形成される。
In the electroless plating step S22, the substrate to which the plating catalyst is selectively applied is subjected to an electroless plating process to form a conductor wiring on the surface of the substrate. In this embodiment, electroless plating is performed by immersing a substrate provided with a plating catalyst in a plating bath.
A plating bath used for electroless plating stores a plating solution therein. The plating solution includes Ni (nickel) metal ions and sodium hypophosphite as a reducing agent.
When the substrate is immersed in the plating bath, the reducing agent in the plating solution is oxidized on the surface of Pd 2+ adhering to the surface of the active part, and Ni ions in the plating solution are reduced by the emitted electrons. As a result, Ni precipitates on the surface of the active part.
By performing the electroless plating process, a Ni wiring pattern is formed on the substrate.
電気めっき工程S24では、無電解めっき工程S22で基板の表面に形成されたNiの配線パターンを下地として、電気めっき処理を施す。無電解めっき工程S22で表面にめっきされたNiを下地として電気めっきによってさらにNiをめっきすることによって、形成されたNiの配線パターンを所望の厚さまで増厚することができる。
上記の方法によって、基板の表面に微細な配線を形成することができる。
