本発明は、電子機器等に使用されるプリント配線板、特に、微細パターン又は高密度配線を要求される多層プリント配線板の製造方法及びメッキ装置に関する。

【従来の技術】
図10は、従来法による両面配線板の製造工程の一例を示している。ただし、ここでは説明を簡単にするため、両面配線板で説明しているが、基本的工程や問題点は多層配線板でも同じである。

通常、まず、支持体101となる合成樹脂板の両面に導体となる銅箔102が積層される(工程a)。支持体101である合成樹脂板としては、一般的にフェノール樹脂、ポリエステル樹脂、エポキシ樹脂、ポリイミド樹脂、PEEK樹脂、テフロン樹脂等が使用され、その寸法安定性や強度改善のため、紙や不織布、ガラス繊維、アラミド繊維等で強化されたものがよく使用される。また、硬質基板の場合はガラスエポキシ樹脂が、フレキシブル基板の場合はポリイミド樹脂がよく使用される。

次に、両面の回路パターンを接続するスルホールとなる部分にドリル等でスルホール穴103を開ける(工程b)。適切な前処理を行った後、無電解メッキ、電解メッキ等によって、スルホール穴103全面を含めた基板表面全体にパネルメッキが施され、メッキ層104が形成される(工程c)。

そして、パネルメッキされた基板表面に適当なエッチングレジストを形成してエッチングを行うことで、回路パターン105及びスルホール106が形成される(工程d)。

ここで、パネルメッキには、図11に示すパネルメッキ装置が使用される(例えば、特許文献1参照)。被メッキ物であるスルホール穴加工された基板(図10(工程b))201は、通常のメッキ前処理の後、パネルメッキ装置のラック202にセットされて揺動装置203に懸架されメッキ液が入ったメッキ槽204内に浸漬される。基板201と対向してアノード電極205が配置されている。基板201とアノード電極205間にメッキ電圧印加装置206によってメッキ電圧が印加されて基板201にメッキが施される。メッキ電圧印加装置206には、メッキ電圧及び電流を制御するメッキ制御装置207が付設されている。また、メッキ液を循環させるメッキ液循環ポンプ208、メッキ液内の金属イオン量や液組成を安定させるための補充装置209が設置されている。

揺動装置203は、メッキ液の表面張力や基材201表面の濡れ性の問題から、基板201のスルホール穴103の径が小さいとメッキ液がスルホールの中に入りにくく、メッキがなされなかったりメッキが不完全になったりするのを防止するために設置されている。また、メッキを不完全にするために真空脱気によってスルホール穴103内の気泡を除去する方法も提案されている(例えば、特許文献2参照)。

【発明が解決しようとする課題】
最近の電子機器の高機能化、小型軽量化の傾向に伴い、プリント配線板の配線密度は非常に高くなっており、更に高密度な配線が要求されている。

この要求を満たすためには、回路パターンの線幅/線間サイズをより小さくすること、及びスルホールの穴径を小さくすることが非常に効果的である。

しかし、これらを実現しようとした場合、以下の問題点がある。

図10の工程cから分かるように、元の銅箔厚にパネルメッキ厚を加えた厚みが回路パターンの厚みとなり、かなりの銅厚になっている。通常、元の銅箔の厚さは、18〜35μmであり、その上に通常25〜35μm程度のメッキが着くので、銅厚は50μmかそれ以上で、元の銅厚の2倍から3倍になっている。

しかし、この回路パターンの厚みは、薄くしなければならない。なぜなら、通常の銅箔のエッチングにおいては、エッチングする部分の幅と深さの比(アスペクト比)を1より大きくした深い穴をエッチングすることは困難となり、更に、回路パターンの線幅/線間サイズをより小さくすることも困難となるからである。

しかし、ここで銅箔を薄くすると取り扱いが困難となり、また基材製造コストの上昇も招いてしまう。また、パネルメッキ厚さを薄くすることは、スルホール内の導体厚が薄くなったり、メッキされていない部分が発生したり、表面導体との接続部である肩の部分の接続状態に難が生じたりしてスルホールの信頼性に直接影響するために実施が困難である。従って、回路パターンとなる導体パターンの銅厚はできるだけ薄くし、スルホール穴には信頼性の高いメッキを施す必要がある。

しかし、特許文献1及び特許文献2に示すようなメッキ装置を用いてメッキする方法では、回路パターンの銅厚を厚くしないで、小さなスルホール穴を十分にメッキすることはできない。

また、特許文献1及び特許文献2に示すようなメッキ装置では、装置のサイズが大きく、必要なメッキ液の量が多く、そして廃液となるメッキ液も多いので環境負荷も発生し、また多層プリント配線板の製造コストも高くなる課題も存在している。

そこで本発明は、上記課題を解決するためになされたものであり、その目的は、導体パターンの銅厚の増加を回避し、小さなスルホール穴にも信頼性の高いメッキを施して回路パターンの微細化を容易にするとともに、メッキ廃液を少なくしてコストが低減された多層プリント配線板の製造方法及びメッキ装置を提供することにある。

【課題を解決するための手段】
本発明は、少なくとも2つ以上の層の回路パターン及びこれらの回路パターン間を接続するスルホールを持つ多層プリント配線板を製造する方法であって、銅張り積層板基板の両面全体にメッキレジスト層を形成する工程と、メッキレジスト層を形成した銅張り積層板基板にスルホールを形成するためのスルホール穴を開ける工程と、スルホール穴を開けた銅張り積層板基板が複数枚積層した積層体とする工程と、積層体のスルホール穴内に強制的にメッキ液を流してスルホール穴の内壁にのみメッキを行う工程と、メッキレジスト層を剥離する工程と、それに続く後工程とからなることを特徴としている。

また、上記構成のように、銅張り積層板基板、回路基板又は支持体を積層してからスルホール穴開けを行う多層プリント配線板の製造方法の場合において、特に、メッキレジスト層を形成しない場合は、銅張り積層板基板、回路基板又は支持体が複数枚積層した積層体とする際に、各銅張り積層板基板、各回路基板又は各支持体被の各間に、被メッキ性のないスペーサを挿入してからスルホール穴開けを行うことが好ましい。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照して説明する。

以下に説明する実施形態では、説明を簡単にするため、両面板の実施形態について説明するが、以下の説明でも分かる通り、この手法は、両面板に限らず、4層、8層等のより多層な基板や、レーザー法/フォトビア法等の通称ビルドアップ基板と呼ばれるものをはじめ、あらゆる形態の配線板に適用可能である。

<実施形態1>
図1は、本実施形態1に係る貫通スルホール両面板にスルホール穴を形成して、その内壁にメッキを施す基本的な工程を示している。

まず、支持体1となる合成樹脂板の両面に導体となる銅箔2が積層されている銅張り積層板基板の両面にメッキレジスト層3を形成して基板4とする(工程a)。なお、メッキレジスト層3の形成にはメッキレジストインクを全面に印刷する。また、メッキレジストフィルムとして使用されている被メッキ性の無いフィルムを貼り付けてもよい。

次に、メッキレジスト層3を形成した基板4にドリルやレーザー等でスルホール穴5を開ける(工程b)。

そして、積層状態を解体して、メッキレジスト層3を剥離する。その後、適切な表面処理を行った後、導体表面に回路形成用のエッチングレジストを形成し、エッチング処理を行って、回路形成を行う。エッチングレジスト層形成時、前工程で形成したスルホール穴5を保護しておくことは言うまでもない。この保護は、従来から行われているテンティングや穴埋めといった方法でできる。回路形成後は、通常の基板と同じように、ソルダレジスト等の形成を行い、シンボル文字印刷、外形加工、端子部分のフラックスや金メッキ等、従来法と同じ後処理工程を経て完成した配線板とする。

次に、この積層体のスルホール穴5の内壁にメッキを施してメッキ層7を形成する方法について詳細に説明する。

図2は、本実施形態1に係るメッキ装置20の概略構成図を示している。図3は、本実施形態1に係るメッキ槽21の概略内部構造を示している。

本メッキ装置は、箱型のメッキ槽21にメッキ液循環ポンプ22が設置されメッキ液が配管23を通じて循環するようになっている。メッキ槽21には、メッキ電圧印加装置25、メッキの際に電圧及び電流制御するメッキ電圧・電流制御装置24が付設されている。メッキ液循環ポンプ22には、メッキ液内の金属イオン量や液組成を安定させるための補充装置26、メッキ液循環ポンプ22及び補充装置26の働きを制御するポンプ制御装置27並びにメッキ液のリザーバータンク等の付属部品(図示しない)が設置されている。なお、メッキ装置20では、メッキ液がメッキ液循環ポンプ22によって循環するクローズド(密封)構造になっているが、気泡等が槽内に残りにくくすることを考慮してメッキ槽を縦型にすることが望ましい。ただし、横型にしてもよい。

メッキ工程は、まず、図1に示す積層体6aをメッキ装置20のメッキ槽21にセットする。メッキ装置20においては、無電解メッキでも電解メッキでも選択することができる。

図3(a)は、無電解メッキを行う場合における積層体6aがメッキ槽21にセットされたときのメッキ槽21の断面内部の様子を示している。積層体6aが幾つか重ねてメッキ槽21に収められている。積層体6aの両端はパッキング28を使用して固定されている。

一方、図3(b)は、電解メッキを行う場合における積層体6aがメッキ槽21にセットされたときのメッキ槽21の断面内部の様子を示している。この場合は、メッキ槽21内部にアノード電極31が設置され、メッキ電圧印加装置25によって積層体6aとアノード電極31との間にメッキ電圧が印加される。なお、図3(b)ではメッキ槽21側部にアノード電極31を設置した一体構造としているが、メッキ槽21に対してアノード電極31を脱着式にしてもよい。

メッキ槽21の下部から入ってきたメッキ液は、底面に多数開けられた穴29を通じてメッキ槽21内に流入する。メッキ槽21内にセットされた積層体6aは、パッキング28を介在してこのメッキ液が流入してくる面に密着しており、かつ、パッキング28の働きで、メッキ液は実質的に積層体6aのスルホール穴5にのみ強制的に流され、積層体6aとメッキ槽21の隙間には流れない様になっている。積層体6aのスルホール穴5を流れたメッキ液は、メッキ槽21の上部の穴30を通じ循環ポンプ22によって補充装置26へと戻る。

なお、メッキ槽21の底面及びパッキング28の外側には、基板6aやパッキング28の隙間から漏れたメッキ液を回収する為の配管(図示しない)が別途設けられている。

このようなメッキ装置20を使用することによって、メッキを速く確実にすることができ、コストの低減を図ることができる。

すなわち、メッキ装置20においては、メッキ液は基本的にスルホール穴5、配管、ポンプ及びヒータの各容量分だけですむため、使用するメッキ液量が極めて少なくてすむ。従って、少ない電力消費量で運転ができる。また、完全に閉じた循環系であるためメッキ液の酸化が起こりにくいので、メッキ液の劣化が少なくメッキ液の寿命が長い。また、被メッキ部分であるスルホール穴5内をメッキ液循環ポンプ22で発生させた圧力によって、メッキ液が強制的に流れるため、スルホール穴5内に気泡が残りにくい。そして、常に十分なイオン濃度のある新しいメッキ液が供給され、同時に被メッキ面積が少ないため、速いメッキ速度が確保される。このようにメッキ装置20は、設備のサイズを小さくでき、運転コストを低減することができる。

また、メッキ装置20においては、ポンプ系の駆動方式や構成を工夫し、スルホール5内の気泡残りをより低減させることもできる。すなわち、メッキ液循環ポンプ22で発生させるメッキ液の圧力をポンプ回転数の調整により変化させたり、別途ダイアラム等を設けることによりメッキ液の流速や圧力を周期的又はパルス的に変化させたり、またメッキ液の流れる方向を反転させたりする。

ここで、図1では、メッキレジスト層3を各基板4に形成しているが、基板4を積層して積層体6aにする際にメッキ液がスルホール穴5以外の所にしみ出さないように工夫することによって、メッキレジスト層3を形成せずにスルホール穴5にメッキが可能となる。
