Abstract
Offenbart ist ein Verfahren zur Herstellung einer glasartigen Schicht (3) auf einem Substrat z.B. einem Leistungshalbleitersubstrat (1), welches das Abscheiden eines glasartigen Schichtaufdampfmaterials mittels einer plasmagestützten Elektronenstrahlverdampfung umfasst. Mit Hilfe des Verfahrens kann ein elektronisches Bauelement hergestellt werden.

Titel: Halbleitervorrichtung und Verfahren zur Herstellung einer glasartigen Schicht Gebiet der Erfindung
[0001] Die Erfindung betrifft Technologien für Halbleiterbauelemente in der Leistungselektronik, mit denen eine Versiegelung der Halbleiterbauelemente verbessert ist, insbesondere in Bezug auf die stetig steigenden Anforderungen an die Zuverlässigkeit der Halb- leiterbauteile, im Wesentlichen an die Feuchtebeständigkeit.
Stand der Technik
[0002] Aus dem Stand der Technik sind Verfahren zum Anbringen einer Glasschicht auf einem Substrat bekannt. Zum Beispiel lehrt das Deutsche Patent Nr. DE 10 2005 044 522 (Schott) ein Verfahren zum Aufbringen poröser Glasschichten auf einem Substrat. Das bekannte Verfahren umfasst die folgenden Schritte: Bereitstellen eines Substrats und einer Materiequelle gefolgt durch das Abscheiden einer Glasschicht mit einein Porösitätsgrad von über 1 % mittels eines Physical Vapour Deposition (PVD)-Verfahrens auf dem Sub- strat. Das Verfahren verwendet eine PVD- Anlage, welche eine Elektronenquelle, einen Umlenkmagneten und eine Elektronenquelle aufweist. Ein Elektronenstrahl von der Elektronenquelle ist auf ein scheibenförmiges Target aus Glas, vorzugsweise aus niedrigschmelzendem Borosilikatglas gerichtet. Durch den Elektronenstrahl wird das Target verdampft und das Material aus dem Target scheidet sich zur Bildung der glasartigen Schicht auf dem Substrat ab.
[0003] Materialien zur Herstellung einer Glasschicht sind zum Beispiel aus der internationalen Patentanmeldung Nr. WO 03/1008546 bekannt. Diese Patentanmeldung offenbart ein Glasmaterial zur Herstellung von Isolationsschichten, welche für Hochfrequenz- Substrate oder Hochfrequenz-Leiteranordnungen eingesetzt sind.
[0004] Die im Stand der Technik beschriebenen Glasmaterialien besitzen einen Anteil an alkalischen Komponenten im Bereich von bis zu einigen Gew.-%. Diese alkalischen Komponenten könntea bei Anwendungen in Leistungshalbleiterbauelementen in den zum Teil sehr starken elektrischen Feldern in Grenzschichten migrieren und so die entsprechenden Schaltungen des Bauteils nachteilig beeinflussen.
[0005] Nach dem Stand der Technik werden bisher für Anwendungen im Bereich der Leistungselektronik bevorzugt Hochleistungspolymere wie z.B. Polyimide zur Versiegelung der Oberflächen der Bauelemente eingesetzt. Dies ist z.B. in der Schrift US 2008/0224303 AI offenbart. Diese Hochleistungspolymere haben den Vorteil, dass sie mit in der Halbleiterindustrie üblichen fotolithographischen Prozessen aufgebracht und auch strukturiert werden können. Zudem verfügen diese Hochleistungspolymere über sehr gute Durchschlagfestigkeiten. [0006] Die nach Aufbringen der Schichten in diesem bekannten Verfahren notwendigen Curing- (Aushärtungs-) Prozesse bei bis zu einigen 100°C führen allerdings zu einer Ver- spannung der Schichten auf Grund des deutlich zum Substratmaterial Silizium (übliches Substratmaterial für Leistungshalbleiter) verschiedenen thermischen Dehnungsverhaltens. Letzteres kann bei hohen Temperaturbelastungen, wie sie im Betrieb von Leistungshalblei- tem auftreten können, zu einer möglichen Fehlfunktion des Bauelements bzw. zu einer erhöhten mechanischen Belastung des darunter liegenden Schichtaufbaus führen, welches die Lebensdauer des Bauelements stark reduzieren kann.
[0007] Die Versiegelungen mit den bisher verwendeten Hochleistungspolymeren haben zudem keine ausreichende Hermetizität gegen Umgebungsfeuchtigkeit, auch wenn sie bei vergleichbar hohen Schichtdicken aufgebracht werden.
[0008] Es ist daher die Aufgabe der vorliegenden Erfindung, eine verbesserte Schicht zum Schutz von Leistungshalbleitern vor insbesondere Feuchtigkeit herzustellen.
Kurzfassung der Erfindung
[0009] Ein Verfahren zum Herstellen einer elektrisch isolierenden und dabei insbesondere gegen Feuchteeinwirkung hermetischen Schicht auf einem Leistungshalbleiterbauelement durch eine thermische Verdampfung eines glasartigen Schichtaufdampfmaterials ist offenbart. Diese hermetische Kapselung eines Bauteils kam z.B. über das Aufbringen mindes- tens einer dünnen Schicht aus Borosilikatglas und/oder besonders bevorzugt durch Kombination mit anderen glasartigen anorganischen Schichten umgesetzt werden.
[0010] Das Abscheiden der Glasschicht kann in einer A usführungsform auch als plasmagestütztes Elektronenstrahlverdampfen vorgesehen sein. Durch die Plasmastützung wird eine Korn paktierung/V erdichtung der Glasschicht erzeugt. Die so verdichtete Schicht weist eine deutlich verringerte Feuchtediffusion auf und kann somit ein Bauteil, insbesondere ein elektronisches Bauteil, vor atmosphärischen Einflüssen schützen. Die Eigenschaften der aufgedampften Borosilikatglasschichten als Feuchtebarriere konnten durch eine Temperatur- und Feuchteauslagerung an Siliziumsubstraten nachgewiesen werden. Ein mögliches Einbinden von Feuchtigkeit in die Schicht hätte durch die Erhöhung der Schichtcigenspan- nung eine Verbiegung der beschichteten Siliziumsubstrate zur Folge. Auch nach einer Auslagerung bei 85°C und 85% rel Feuchte konnte nach 1000 Stunden keine Zunahme der Verbiegung gemessen werden. Desweiteren konnte die Hermetizität der Borosilikatglasschichten durch einen Heliumlecktest nach Mil Std 883, Methode 1014 nachgewiesen wer- den. Für eine etwa 8μηι dicke Schicht ist so eine Leckrate von kleiner als 10-8 mbar*l/s bestimmt worden.
[001 1 ] Die Plasmastützung während der Abscheidung ermöglicht eine gezielte Beeinflussung der Schichtspannung. Die aufgedampften Glas schichten können so und durch die Komposition ihrer Zusammensetzung an das thermische Ausdehnungsverhalten des verwendeten Substratmaterials angepasst werden.
[0012] Die Erfindung kann z.B. für folgende Bauteile in der Leistungselektronik Anwendung finden: P IIS' -Diode, Schottky-Diode, Leistungs-MOSFET, IGBT, BJT oder Thyristor. Zum Beispiel kann die Erfindung für die Herstellung einer Versiegelungsschicht bei einem sogenannten IGBT(=Bi polartransistor mit isoliertem Gate), wie in der Deutschen Patentanmeldung Nr. DE 10 2005 019 178 (Infineon) offenbart ist.

Ausführungsform der Erfindung
[0016] Fig. 5 zeigt eine Anlage 20 zur Herstellung einer Versiegelungsschicht auf einem Halb] e iterbauelement . Die Vakuumkammer 4 hat einen Substrathalter 6, auf dem Substrate ggfs. elektronische Bauelemente 1 aufgebracht sind. Die Temperatur der zu beschichtenden Substrate liegt während der Beschichtung zwischen 25 und 120°C. Ein Rotationsantrieb 5 ist so in der Vakuumkammer 4 angeordnet, dass der Substrathalter 6 um eine Achse 9 rotiert werden kann. Die Vakuumkammer 4 weist weiter einen Elektronenstrahlverdamp- fer 7 und eine Plasmaquelle 8 auf. Die Anlage in Figur 5 ist nur exemplarisch daxgestellt. In Benutzung liegt das Vakuum im Bereich von 10'3 bis 10"6 mbar.
[0017] Die Plasmaquelle ist eine hochfrequente, magnetfelduntcrstützte Plasmaquelle mit Apassnet werk, welche einen quasineutralen Plasmastrahl erzeugt. Beispielsweise können Edelgasplasmen oder Sauerstoffplasmen (oder eine Kombination aus beiden) verwendet werden.
[0018] Die unzureichende Hermetizität von Polymerschichten kann durch das direkte Aufbringen von z.B. Borosilikatglasschichten auf eine Oberfläche des Leistungshalbleiterbauelements mit Hilfe der Anlage 20 vermieden werden. Schichten aus Borosilikatglas haben neben ihrer hohen Barrierewirkung gegenüber Umgebungsfeuchte eine sehr gute chemische Beständigkeit. Zudem sind die aus der plasmagestützten Abscheidung resultierenden Eigenspannungen in der Schicht aus Borosilikatglas im Vergleich zu den Schichten aus
Polymeren moderat. Des Weiteren weist Borosilikatglas sehr gute elektrische Eigenschaften auf, z.B. liegt die Durchschlagfestigkeit der Schichten bei bis zu 250ν/μπι.
[0019] In der Anlage lassen sich Schichten aus z.B. Borosilkatglas mit einer Dicke zwi- sehen 50nm und einigen Ι Ομηι, vorzugsweise zwischen lOOnm und Ι Ομηι, herstellen. Die Wachstumsrate liegt im Bereich von 100 bis 500 nm/min und ist daher höher als bei anderen Abscheidever ahren wie z.B. beim Sputtern.
[0020] Die Anlage 20 ermöglicht sowohl ein direktes Abscheiden auf der Metallisierung eines Halbleiter-Bauelements, als auch das Abscheiden auf anderen anorganischen Schichten wie z.B. Siliziumnitrid. Schichten aus Siliziumnitrid weisen alleine keine ausreichende Barrierewirkung gegenüber Umgebungsfeuchte auf und können das Bauelement insbesondere bei hohen Schichtdicken stark durch die in den Schichtverbund eingebrachte Ver- spannung belasten
[0021] In einer weiteren Ausfrlhrungsform kann z.B. eine Borosilikatglas-Schicht auf eine zuvor, ebenfalls durch plasmagestützte Elektronenstrahlverdampfung abgeschiedene glasartige Schicht aus Aluminiumoxid abgeschieden werden. [0022] Systeme aus Borosilikatglas weisen wie zuvor beschrieben eine sehr hohe Barrierewirkung gegen Feuchtigkeit auf. Zumeist beinhalten solche Systeme jedoch einen Anteil an alkalischen Komponenten im Bereich von bis zu einigen Gew.-%. Diese alkalischen Komponenten könnten in den zum Teil sehr starken elektrischen Feldern bei Anwendungen in Leistungshalbleiterbauelementen in die Grenzschicht zum Substrat migrieren und so die entsprechenden Schaltungen des Bauteils nachteilig beeinflussen. Dies kann z.B. durch das Abscheiden von speziell synthetisierten alkalifreien Glassystemen vermieden werden. Diese alkalifreien Glassysteme lassen sich jedoch deutlich schwieriger herstellen und verarbeiten als Borosilikatgläser mit alkalihaltiger Zusammensetzung. Zudem ist das Einstellen eines optimierten Dehnungsverhaltens aufgrund der nötigen Zusammensetzung bisher nur auf Kosten der Feuchtebeständigkeit realisierbar.
[0023] Schichten aus Kinkomponentensystemen wie Aluminiumoxid oder Siliziumnitrid steilen auch in bereits niedrigen Schichtdicken für Alkalien eine Art Diffusionsbarriere dar und funktionieren daher als Barriereschichten für Alkalien. Im Schichtverbund mit Schichten aus z.B. Borosilikatgias mit derartigen glasartigen anorganischen Schichten aus Ein- komponentensystemcn können die bestimmten Merkmale der verschiedenen Schichtmaterialien (Barriere für Alkalien einerseits und Barriere gegenüber Umgebungsfeuchte andererseits) in einer vorteilhaften Weise ausgenutzt werden und so das Leistungshalbleiterbauelement vor atmosphärischen Einflüssen wie Feuchtigkeit bei gleichzeitig optimaler Funktion schützen.
[0024] Aluminiumoxid ist plasmagestützt verdampfbar und das Abscheiden kann daher in der gleichen Anlage 20 vorgenommen werden. Barriereschichten aus Alumini um oxid können eine Dicke zwischen 50 nm und Ι Ομηι, bevorzugt zwischen 1 OOnm und 4μηι aufweisen. Barriereschichten aus Siliziumnitrid werden in einem Aspekt der Erfindung durch Sputtern oder in einem CVD-Prozess aufgebracht. Neben den erwähnten anorganischen Systemen haben auch gesputterte metallische Filme aus Titan-Wolfram oder Titan, die durch zusätzliches Einleiten von Stickstoff währen des Abscheideprozesses eine besonders dichte Nitridphase ausbilden. [0025] Die beschriebenen Glasschichten bzw. die Kombination mit anderen anorganischen glasartigen Schichten haben im Vergleich zu den nach Stand der Technik eingesetzten Polymerschichten wie z.B. Polyimiden generell den Vorteil eines zum Substrat 1 angepassten Dehnungsverhaltens. [0026] In einer Verfahrensvariante kann vorgesehen sein, das Abscheiden von z.B. Aluminiumoxid und Borosilikatgias in derselben Anlage 20 in aufeinander folgenden Prozessschritten auszuführen. Auch ein fließender Übergang der verschiedenen Materialien kann über ein Co-Verdampfen aus verschiedenen Quellen realisiert werden. Das Abscheiden in derselben Vakuumkammer 4 bietet zudem den Vorteil, dass das Substrat 1 bzw. die zuerst abgeschiedene Schicht zwischen den Abscheidungen keine Umgebungsfeuchte einbinden kann, was zu einer verminderten Schichthaftung der zuletzt abgeschiedenen Schicht oder zusätzlichen Verspannungen im Schichtverbund führen könnte.
[0027] In der Anlage 20 ist ein Abscheiden von glasartigen Schichtaufdampfmaterialien bei Substrattemperaturen unter 120°C realisierbar. Dies ermöglicht das direkte Beschichten von vorstrukturierten Lackmasken und demzufolge ein schonendendes additives Struktu- rieren der abgeschiedenen anorganischen Schichten mittels eines vorteilhaften Lift-off

Ausführungsbeispiele [0028] Figuren 1-4 zeigen eine schematische Darstellung des Abscheidern einer additiv strukturierten Schicht aus einem Schichtaufdampfmaterial auf einem Substrat 1. In Figur 1 ist das zu beschichtende Substrat 1 dargestellt. Das Substrat 1 kann z.B. ein Halbleitersubstrat oder ein Photovoltaiksubstrat sein. Figur 2 zeigt eine Darstellung des Substrats 1 mit einer hierauf abgeschiedenen Photolackschicht 2, die einem Negativbild der abzuscheiden- den strukturierten Schicht entsprechende Mikrostrukturen aufweist. Diese PhotolackscMcht 2 wird mittels Lithografie gebildet.
[0029] In Fig. 3 wurde das Substrat 1 mit einer hierauf abgeschiedenen Schicht aus einem Schi chtaufdamp m aterial 3 dargestellt. Diese Schicht 3 kann je nach Anwendungsfall auch mehrlagig aus verschiedenen Materialien aufgebaut sein. Solche verschiedenen Materialien können Mehrkomponentensysteme wie z.B. Borosilikatglas oder Einkomponentensysteme wie z.B. Aluminiumoxid sein.
[0030] Vorzugsweise eignen sich Mehrkomponentensysteme aus Borosilikatglas des fol- genden Zusammensetzungsbereiches:
Si02: 65-86%
B203: 10-30%
Na20: 0-5%
Li20: 0-5%
K20: 0-5%
A1203: 0-5%
Solche Systeme sind z.B. in den Patentschriften (Schott) WO 03/100846 und DE 2005 044 522 offenbart.
[0031] Fig. 4 zeigt eine Darstellung des Substrats 1 aus Fig.3, wobei die Photolackschicht 2 abgelöst ist und die abgeschiedene Schicht des ScMchtaufdampfinaterials strukturiert auf dem Substrat 1 vorliegt. Diese Schicht kann je nach Anwendungsfall auch mehrlagig aus verschiedenen Materialien aufgebaut sein.
[0032] Fig. 5 zeigt eine schematische Darstellung der Vorrichtung zum Abscheiden einer Schicht eines Schichtaufdampfmaterials, das in dieser Anordnung mittels eines plasmagestützten Elektronenstrahlaufdampfverfahrens aufgebracht wird. [0033] Fig.6 zeigt ein beispielhaftes elektronisches Bauelement, das mit Hilfe des Verfahrens hergestellt wurde. Figur 6 zeigt einen IGBT, wie aus der Patenanmeldung Nr. DE 10
2005 0190 178 bekannt ist. Jedoch ist dieses Verfahren nicht auf solche elektronische Bauelemente begrenzt. [0034] Der IGBT besteht aus einem Substrat 1, das üblicherweise aus Silizium ist. Auf dessen Oberfläche befinden sich p-leitende Bereiche 10. Der p-leitender Bereich 10 ist in einer n-leitende Zone 1 1 eingelagert. In den p- leitenden Bereichen 10 sind jeweils n- leitende Bereiche 12 vorgesehen. Die Oberfläche des Substrats 1 ist durch eine elektrische Isolationsschicht 13 aus z.B. Siliziumdioxid abgedeckt. Auf dieser elektrischen Isolations- schicht 13 wird eine Metallisierung 14 durch bekannte Verfahren gebildet. Diese Metallisierung 14 kontaktiert die p-leitenden Bereiche 10 und die n-leitende Bereiche 12 miteinander. In die Isolationsschicht 13 sind zusätzliche Elektroden 15 aus z.B. polykristallinem Silizium eingelagert, die beim Anlegen einer Spannung zwischen den n-leitenden Zonen 12 und 11 einen Kanal 16 herstellen können.
[0035] Der Vorderseitenaufbau ist durch eine Barriereschicht 3 abgedeckt, welche gemäß dieses Verfahrens hergestellt ist. Diese Barriereschicht 3 dient dem Schutz des gesamten elektronischen Bauelements vor Umgebungsfeuchte. Bei Verwendung von alkalihaltigen Aufdampfmaterialen kann diese Barriereschicht 3 auch als ein Mehrschichtensystem (Ver- bund) aus z.B. Aluminiumoxid und einer Borosilikatglasschicht gebildet werden. Diese Barriereschicht 3 kann auch strukturiert ausgeführt sein, um z.B. die spätere Kontaktierung des Bauteils über Metallkontakte (nicht dargestellt) zu ermöglichen.
[0036] Auf der Rückseite des Substrats sind im Wechsel p-leitende Bereiche 17 und n- leitende Bereiche 18 ausgebildet, die von einer Rückseitenmetallisierung 19 abgedeckt sind.

Claims
1. Verfahren zum Herstellen einer Barriereschicht (3) auf einem Substrat (1) umfassend ein Abscheiden eines glasartigen Schichtaufdampfmaterials mittels einer thermischen Verdampfung des glasartigen Schichtaufdampfmaterials.
2. Verfahren nach Ansprach 1, wobei die thermische Verdampfung als plasmagestützte Elektronenstrahlverdampfung ausgeführt wird.
3. Verfahren nach Anspruch 1 oder 2, wobei das Verfahren auch ein Abscheiden von weiteren anorganischen Schichten wie z.B. Aluminiumoxid und/ oder Siliziumnitrid aufweist.
4. Verfahren nach mindestens einem der vorangehenden Ansprüchen, wobei die Barriereschicht (3) einen an das Substrat (1) angepassten thermischen
Ausdehnungskoeffizienten aufweist.
5. Verfahren nach mindestens einem der vorangehenden Ansprüche, wobei das Substrat ein Leistungshalbleiterbauelement umfasst.
6. Elektronisches Bauelement, insbesondere ein Leistungshalbleiterbauelement, beispielsweise aus der Gruppe PIN-Diode, Schottky-Diode, Leistuegs-MOSFET, IGBT, BJT oder Thyristor, ein Substrat (1 ) sowie eine thermisch aufgedampfte Barriereschicht (3) aus mindestens einem glasartigen Schichtaufdampfmaterial umfassend.
7. Elektronisches Bauelement nach Anspruch 6, wobei die auf das Bauelement aufgebrachte Barriereschicht im Schichtverbund weitere anorganischen Schichten wie z.B. Aluminiumoxid und/ oder Siliziumnitrid aufweist.
8. Elektronisches Bauelement nach Anspruch 6 oder 7, wobei die Barriereschicht einen an das Substrat angepassten thermischen Ausdehnungskoeffizienten aufweist.
9. Vorrichtung zur Herstellung einer Barriereschicht (3) aus einem glasartigen Schichtaufdampfmaterial auf einem Leistungshalbleiterbauelement (1), wobei die Vorrichtung einen Substrathalter (6), auf dem das Substrat (1) montierbar ist, einen Elektronstrahldampfer (7), und eine Plasmaquelle (8) aufweist.
10. Vorrichtung nach Anspruch 7, wobei der Substrathalter (6) rotierbar ist.
