Description
- Diese Erfindung bezieht sich auf das Bonden von Metallanschlüssen an Halbleiterstrukturen und spezieller auf eine Metallbondhügelstruktur, die insbesondere für Thermokompressionsbonden zwischen einem Leiterstreifenanschluß und einem Kontaktfleck eines Halbleiterchips ausgelegt ist.
- Die Verwendung von Metallbondhügeln, um externe Metallstreifenanschlüsse an Kontaktstrukturen auf Halbleiterchips zu bonden, ist auf dem Fachgebiet allgemein bekannt. Zum Beispiel umfassen Leiterstreifenanschlußbonden, Flip-Chip-Bonden und automatisches Folienbondverfahren (TAB) Beispiele für Verfahren zum Zusammenbauen von Halbleiterchips, die Metallbondhügel verwenden, die über ausgewählten Bereichen der Verdrahtungsstruktur auf einem Chip ausgebildet sind. Beim Thermokompressionsbonden wird eine Kombination aus Wärme und physischem Druck verwendet, um Metallbondhügel auf dem Chip an externe Metallverbindungen zu bonden. Jene externen Verbindungen können zum Beispiel auf einem externen Chip oder einer flexiblen Folie vorgesehen und derart positioniert sein, daß sie den Metallbondhügeln gegenüberliegend angeordnet sind.
- Bezugnehmend auf Fig. 1, ist eine Bondhügel-/Chip-Struktur gemäß dem Stand der Technik gezeigt, bei der festgestellt wurde, daß sie potentielle Korrosionsprobleme aufweist, die zu einem Chipversagen führen. Ein Halbleitersubstrat 10 besitzt einen darauf ausgebildeten leitfähigen kontaktfleck 12, an dem ein Metallbondhügel 14 befestigt ist.
- Eine glasartige Passivierungsschicht 16 liegt über der Oberfläche des Substrates 10. Während der Bearbeitung des Substrats 10 wird dadurch eine Öffnung in die Schicht 16 geätzt, daß eine Maske auf ihrer Oberseite angeordnet wird, gefolgt von einem Ätzvorgang. Die geätzte Öffnung wurde im allgemeinen im Querschnitt etwas größer als der Bondhügel 14 gemacht, um sicherzustellen, daß der Bondhügel beim Aufbringen passend auf dem Kontaktfleck 12 zu liegen kommt.
- Die Zusammensetzung des Bondhügels 14 beinhaltet eine Bondschicht 20 aus Chrom, auf der ein Sockel 22 aus Aluminium aufgebracht wurde. Als nächstes wurde eine zusätzliche Schicht aus Chrom 24 auf die oberste Oberfläche des Aluminiumsockels 22 aufgebracht, gefolgt von Schichten aus Kupfer 26 und Gold 28.
- Als Folge dieser Struktur wurden freiliegende Randgebiete 18 erzeugt, in denen Korrosion die oberste Oberfläche des Kontaktflecks 12 angreifen konnte. Wenngleich Versuche unternommen wurden, das Randgebiet 18 durch die Anbringung von pölymeren Überzügen zu passivieren, waren die Resultate nicht völlig zufriedenstellend.
- Weiterer Stand der Technik, der Verfahren zur Bildüng von Bondhügeln aufleitfähigen Kontaktflecken auf Halbleitern zeigt, ist in den US-Patenten 4 042 954, 4 427 715 und 3 874 072 zu finden. Im US-Patent 4 042 954 für Harris ist ein Verfahren zur Bildung von Metallbondhügeln gezeigt, das eine Mehrschicht-Übergangsstruktur aus Cr, AlCr, Cr und Au verwendet. Diese Übergangsstruktur wird dazu verwendet, einen Nickel-unter-Kupfer-Bondhügel mit einer Aluminiummetallstruktur auf einem Halbleiterchip zu verbinden. Die Aluminiummetallstruktur kontaktiert ausgewählte Bereiche auf dem Chip durch eine Passivierungsschicht aus SiO&sub2; hindurch.
- In EP-A-0 256 357 weist ein Halbleiterchip (10), der integrierte Schaltkreise trägt, Anschlußleitungen auf, die in leitfähigen Bondinseln (12) enden, die mit Sockeln oder Bondhügeln (20) verbunden sind, die sich von denselben aus erstrecken. Jeder der Sockel beinhaltet eine dünne metallische Haftschicht (21), die auf der Kontaktstelle aufgebracht ist. Eine dicke metallische Schicht (22) aus Aluminium oder einer Legierung aus Aluminium ist auf der dünnen metallischen Haftschicht aufgebracht. Die dicke metallische Schicht bildet das Volumen der Höhe des Sockels. Eine Haftschicht (23), die aus einem dünnen Film aus Titan oder Chrom besteht, ist auf dem Bondhügel aus Aluminium aufgebracht. Eine Barrierenschicht (24), die aus Kupfer, Nickel, Platin, Palladium oder Kobalt besteht, ist auf der Haftschicht aufgebracht. Ein Edelmetall (25), das aus Gold, Palladium oder Platin besteht, ist auf der Barrierenschicht aufgebracht. Eine Passivierungsschicht (13) aus Siliciumdioxid mit einer nicht spezifizierten Dicke bedeckt teilweise die Kontaktstellen und trägt teilweise die Sockel.
- Im US-Patent 4 427 715 für Harris ist ein weiteres Verfahren zur Bildung von Metallbondhügeln gezeigt, bei dem ein Bondhügel über einer Kontaktstelle derart zentriert ist, daß er ein Fenster in einer zwischenliegenden Passivierungsschicht bedeckt. Die Positionierung und die Abmessung des Bondhügels sind relativ zu den Kontaktstellen derart gewählt, daß sich während des Thermokompressionsbondens der Rand des Bondhügels nicht über den Rand der Kontaktstelle hinaus erstreckt. Diese Anordnung ist dazu gedacht, durch Rißbildung in der Passivierungsschicht verursachte Ausfälle zu verhindern.
- Im US-Patent 3 874 072 für Rose et al. ist ein Verfahren zur Bildung von pilzförmigen Metallbondhügeln gezeigt, das mehrere Schichten aus verschiedenen Metallen einbaut. Kurz gesagt wird eine pilzförmige Abdeckung aus Nickel durch dazwischenliegende Schichten aus Nickel beziehungsweise Chrom an eine Aluminiumschicht gebondet. Die Aluminiumschicht wird durch ein Fenster in einer dünnen passivierenden Glasschicht auf eine Aluminiumkontaktstelle aufgebracht. Dünne Schichten aus Gold-Zinn und Gold werden sequentiell über der Abdeckung aus Nickel gebildet.
- Die obigen Patente leiden an einer Anzahl von Nachteilen. Einige verhindern die Korrosionsprobleme nicht, die aufgrund entweder eines Mangels an einer guten Bondverbindung zwischen einem Aluminium-Bondhügel und einer darunterliegenden isoherenden Struktur oder eines freiliegenden Kontaktfleckmetallmaterials auftreten können. Andere verhindern nicht, daß die Fehijustierung eines Bondhügels Rißbildung einer darunterliegenden Passivierungsschicht verursachen kann.
- Zusammengefaßt besteht auf dem Fachgebiet ein Bedarf an einem beim Thermokompressionsbonden nützlichen Metallbondhügel-Verfahren, das kostengünstig bei der Herstellung ist, Korrosion aufgrund von freiliegendem Metallmaterial verhindert und zudem optimale Bondhügel-Unterstrukturen aufrechterhält
- Die Erfindung, wie sie in Anspruch 1 dargelegt ist, stellt ein verbessertes Verfahren zur Herstellung von zwischenverbindenden Metallbondhügel-Strukturen bereit, bei dem eine Rißbildung der Passivierungsschicht vermieden wird.
- Es wird eine Struktur zum Bonden an eine leitfähige Kontaktstelle auf einem Halbleitersubstrat beschrieben. Die Struktur beinhaltet eine glasartige Passivierungsschicht mit einer Dikke von wenigstens 3 Mikrometer, die über der leitfähigen Kontaktstelle aufgebracht ist. Die Passivierungsschicht definiert eine Öffnung, die einen Teil der leitfähigen Kontaktstelle freilegt. Ein Metallbondhügel bedeckt den Teil der leitfähigen Kontaktstelle, der in der Öffnung freiliegt, und erstreckt sich weiter über die Ränder der glasartigen Passivierungsschicht, so daß eine Abdichtung zwischen der leitfähigen Kontaktstelle und der glasartigen Passivierungsschicht gebildet wird. Ein nachfolgender Thermokompressionsbondvorgang auf einer derartigen Struktur verursacht keine Brüche in der glasartigen Passivierungsschicht aufgrund von deren Dicke.
- Fig. 1 ist eine Querschnittsansicht einer leitfähigen Bondhügel-/Halbleiter-Struktur gemäß dem Stand der Technik.
- Fig. 2 ist eine Querschnittsansicht einer Bondhügel/Halbleiter-Struktur zur Verwendung in einer bevorzugten Ausführungsform der Erfindung.
- Fig. 3 ist eine Querschnittsansicht der in Fig. 2 gezeigten leitfähigen Bondhügel-/Halbleiter-Struktur nach dem Thermokompressionsbondvorgang.
- Fig. 4 ist eine Draufsicht auf einen Abschnitt eines Halbleiterchips, die ein von aktiven Schaltkreisen freies Gebiet zeigt, das die Bondhügelbereiche umgibt.
- Da Techniken zur Herstellung monolithischer Halbleiterbauelemente allgemein bekannt sind, wird angenommen, daß die Herstellung von Halbleiterbauelementen in einem Substrat 10 bereits durchgeführt wurde und daß Kontaktstellen 12 um die Peripherie des Chips herum angeordnet wurden. In Fig. 2 ist ein Querschnitt einer einzelnen Kontaktstelle 12 gezeigt, die auf dem Halbleiterchip 10 angeordnet ist. Wenngleich das Metallmaterial der Kontaktstelle 12 aus einer Anzahl von Metallkomponenten zusammengesetzt sein kann, ist es bevorzugt, daß es ein Aluminium/Kupfer-Gemisch beinhaltet, das auf die Oberfläche des Chips 10 aufgedampft wird.
- Nachfolgend auf die Deposition der Kontaktstelle 12 wird eine Passivierungsschicht aus isolierendem Quarz 16 über der gesamten Oberseite des Substrats 10 aufgebracht. Der Dickenbereich der Quarzschicht 16 beträgt vorzugsweise ungefähr 3 Mikrometer bis 4 Mikrometer, kann jedoch auch größer sein. Das bevorzugte Verfahren zum Aufbringen der Quarzschicht 16 ist Aufsputtern.
- Über den Kontaktstellen 12 wird durch Überlagern einer Maske über die Quarzschicht 16 und dann nachfolgendes Ätzen einer Öffnung bis zu der Oberfläche der Kontaktstelle 12 eine Öffnung oder ein Fenster in der Quarzschicht 16 hergestellt. Die Öffnungen durch die Quarzschicht 16 werden Kontaktlöcher genannt, und sie sind um die Peripherie des Chips herum angeordnet, um nachfolgende Thermokompressionsbondverbindungen zu inneren Anschlußleitungen einer TAB-Fohe zu erleichtern.
- Nachfolgend wird eine Maske aus Molybdän mit Öffnungen um ihren Rand herum, die bezüglich der Kontaktlöcher ausgerichtet sind, über der Passivierungsschicht 16 aus Quarz angeordnet. Die Löcher in der Maske sind ausreichend weit, um nicht nur die Kontaktlöcher sondern auch Schultergebiete 30 und 32, die jedes Kontaktloch umgeben, freizulegen. Eine Aluminium- Bondhügel-Struktur 14 wird dann durch die Molybdänmaske hindurch über eine Serie von Aufdampfschritten aufgebracht. Die Aluminium-Bondhügel-Struktur 14 umfaßt eine Haftschicht aus Chrom 34, die sich nicht nur über den freigelegten Teil des Kontaktflecks 12 hinweg sondern auch die Seitenwände des Kontaktlochs hinauf und über die Schultergebiete 30 und 32 hinweg erstreckt. Die Chromschicht 34 ist vorzugsweise ungefähr 125 nm dick und haftet sowohl an dem Metallmaterial des Kontaktflecks 12 als auch an bedeckten Gebieten der Quarzschicht 16 gut.
- Nachfolgend wird ein Aluminium-Bondhügelsockel 36 auf die Chromschicht 34 mit einer Dicke von ungefähr 18,65 um +/- 2,5 um aufgebracht, gefolgt von einer zusätzlichen Schicht aus Chrom 38. Als nächstes wird eine dünne zusammengesetzte, haftungsfördernde Schicht aus Chrom/Kupfer 40 auf der Chromschicht 38 aufgebracht, gefolgt von einer ungefähr ein Mikrometer dicken Schicht 42 aus Kupfer. Schließlich wird eine 450 nm dicke Schicht 44 aus Gold auf der obersten Oberfläche des Sockels aufgebracht und bildet die Bondoberfläche für den Bondhügel.
- Die Schicht 34 aus Chrom sorgt für eine verbesserte Haftung zwischen dem Aluminium-Bondhügel 36 und dem Metallmaterial der Kontaktstelle 12 und der Quarzschicht 16. Somit wird während des Thermokompressionsbondvorgangs oder einem nachfolgenden thermischen Zyklus verhindert, daß die Bondhügel durch die Hafteigenschaften der Chromzwischenschicht 34 abscheren. Die Chromschicht 38 wirkt als eine Diffusionsbarriere zwischen dem Aluminium-Bondhügel 36 und der Kupferschicht 42, so daß die Bildung einer Aluminium/Kupfer-Legierung verhindert wird, die potentiell korrodierbar ist. Schließlich fördert die Mischschicht aus Kupfer und Chrom in Schicht 40 die Haftung von Kupfer auf der Chromschicht.
- Nach der Deposition der Bondhügel wird der Chip 10 auf einem Amboß angeordnet, wobei seine Kontakte bezüglich der inneren Anschlußleitungen einer TAB-Fohe ausgerichtet sind. Im allgemeinen bestehen derartige Anschlußleitungen aus Kupfer, das mit einer dünnen Schicht aus Gold plattiert wurde. Dann wird eine Thermode auf die inneren Anschlußleitungen abgesenkt, wobei sie gegen die Aluminium-Bondhügel gedrückt werden, und durch eine Kombination von Wärme, Druck und Zeit werden alle Anschlußleitungen gleichzeitig gebondet. Die Temperatur der Thermode wird vorzugsweise zwischen 550 ºC und 700 ºC mit einer Verweilzeit von 0,3 Sekunden bis 0,9 Sekunden gehalten. Die Amboßtemperatur wird auf 250 ºC gehalten. Es ist bevorzugt, daß der zwischen dem Bondhügel und der inneren Anschlußleitung ausgeübte Druck ungefähr 310 MPa (45.000 psi) während des Bondens beträgt, dies kann jedoch zwischen 214 MPa bis 407 MPa (31.000 psi bis 59.000 psi) variieren. Es versteht sich, daß sich die Schulter 30 und 32 des Bondhügels 14 entweder deutlich über die Ausdehnung des Kontaktflecks 12 hinaus erstrekken kann oder daß sie kleiner als der Kontaktfleck 12 sein kann. In beiden Fällen ist es die Dicke der Quarzschicht 16, die eine Rißbildung verhindert, die ansonsten unter den oben beschriebenen Bedingungen auftreten könnte.
- Nunmehr bezugnehmend auf Fig. 3, ist ein Abschnitt einer inneren Anschlußleitung 58 nach dem Thermokompressionsbonden an einen Metallbondhügel 14 gezeigt. Das Ausmaß an Bewegung zwischen dem Amboß und der Thermode, um das Bonden zu bewerkstelligen, wird derart eingestellt, daß der Bondhügel 14 um ungefähr 30 % bis 40 % seiner ursprünglichen Höhe (6 um +/- 2 µm) abgeplattet wird. Als ein Ergebnis werden die Bondhügel an der Oberseite glatt und dehnen sich am Boden lateral aus, und die Goldschicht der Anschlußleitung 58 bondet mit der Goldschicht 44 des Bondhügels 14 zusammen, wobei eine starke Grenzfläche gebildet wird. Unter den beschriebenen Bedingungen wird ohne weiteres eine Bondfestigkeit von 0,5 N bis 0,8 N (50 Gramm bis 80 Gramm) pro Anschlußleitung erzielt.
- Eine signifikante Folge davon, daß bewirkt wird, daß sich der Bondhügel über die Schultergebiete 30 und 32 der Quarzschicht 16 hinaus erstreckt, ist die mögliche Empfindlichkeit der Quarzschicht 16 für Rißbildung während des Thermokompressionsbondens. Es wurde festgestellt, daß, solange die Deformation des Aluminium-Bondhügels 40 % nicht übersteigt, die Ausdehnung des Aluminium-Bondhügels über eine dicke Quarzschulter (mehr als 3 Mikrometer Dicke) als ein Spannungspolster wirkt, so daß die Durchbiegung der Quarzschicht 16 vernachlässigbar ist. Wenn die Quarzschicht 16 zu dünn ist, reißt sie unter diesen Bedingungen und verursacht ein potentielles Bauelementversagen.
- Eine Folge der Ausdehnung der Bondhügel über die Quarzschicht 16 hinaus besteht darin, daß die darunterliegenden Halbleiterstrukturen der Wärme und der mechanisthen Spannung des Thermokompressionsbondens ausgesetzt sind. Es wurde festgestellt, daß, wenn aktive Halbleiterstrukturen unter den Gebieten 52 oder 54 des kollabierten Teils des Aluminium-Bondhügels 14 oder unter dem Kontaktgebiet zwischen dem Bondhügel 14 und dem Kontaktfleck 12 existieren, eine Beschädigung an den darunterliegenden aktiven Strukturen auftreten kann. Im Hinblick darauf zeigt Fig. 4 eine Mehrzahl von Bondhügeln 60, 62 etc. um die Peripherie eines Halbleiterchips 64 herum (es ist lediglich eine Ecke des Chips gezeigt). Die Kontaktfleckengebiete des Chips, die unterhalb von jedem Bondhügel 60 und 62 liegen, sind über leitfähige Pfade 66 mit einem Gebiet 68 verbunden, das die aktiven Halbleiterbauelemente enthält. Ein Streifengebiet 70 ist zwischen den Bondhügeln 60, 62 etc. vorgesehen, in dem keine aktiven Schaltkreise vorhanden sind, mit Ausnahme der leitenden Pfade 66. Somit wird aufgrund der Abwesenheit darunterliegender aktiver Schaltkreise von dem Streifengebiet 70 verhindert, daß Thermokompressionsbonden dieselben beschädigt. Es wurde festgestellt, daß, wenn die Bondhügel von den aktiven Bauelementen durch eine Grenze von 20 Mikrometer oder mehr (in jeder Richtung) getrennt sind, die Auswirkungen des Thermokompressionsbondens auf die aktiven Bauelemente vernachlässigbar sind. Offensichtlich sind, wenn ein Verfahren zum Verbinden gewählt wird, bei dem eine Folienanschlußleitung durch Schmelzen eines Teils des Bondhügeis und des Materials der Folienanschlußleitung bei einer relativ niedrigen Temperatur an eine Kontaktstelle gebondet wird, die Auswirkungen von mechanischer Spannung und Temperatur auf Bauelementparameter vernachlässigbar.
- Es versteht sich, daß die vorstehende Beschreibung lediglich illustrativ für die Erfindung ist. Ein Fachmann kann verschiedene Alternativen und Modifikationen vorsehen, ohne von der Erfindung abzuweichen. Demgemäß ist beabsichtigt, daß die vorliegende Erfindung alle derartigen Alternativen, Modifikationen und Variationen umfaßt, die innerhalb des Umfangs der beigefügten Ansprüche liegen.
Claims (7)
1. Verfahren zur Bereitstellung eines Metall-Bondhügels (36)
auf einer leitfähigen Kontaktstelle (12) eines
Haibleitersubstrats (10) und Verbindung mit demselben, das die
Schritte umfaßt:
(a) Aufbringen einer glasartigen Passivierungsschicht
(16) mit einer Dicke von wenigstens 3 µm über der
leitfähigen Kontaktstelle;
(b) Bereitstellen einer Öffnung in der
Passivierungsschicht (16), um einen Bereich der leitfähigen
Kontaktstelle freizulegen;
(c) Bilden eines Metall-Bondhügels (36) mit einer
vorgegebenen Höhe, so daß er sowohl den Bereich der
leitfähigen Kontaktstelle, der in der Öffnung freiliegt, als
auch umgebende Kanten der Passivierungsschicht bedeckt;
und
(d) Thermokompressionsbonden eines Leiterelements (58) an
den Metall-Bondhügel, wobei das Bonden bewirkt, daß der
Bondhügel um ungefähr 30 % bis 40 % der vorgegebenen Höhe
zusammengedrückt wird und daß er sich dadurch lateral
über die glasartige Passivierungsschicht ausdehnt und daß
Druck auf die glasartige Passivierungsschicht ausgeübt
wird, wobei die Dicke der Schicht dem Druck standhält, um
Brüche derselben zu vermeiden.
2. Verfahren gemäß Anspruch 1, dadurch gekennzeichnet, daß
der Schritt des Thermokompressionsbondens die Schritte
umfaßt:
Anordnen des Substrats auf einem Amboß und Ausrichten
seiner Kontakte bezüglich der inneren Anschlußleitungen
einer Folie für automatisches Folienbonden;
Bereitstelleh einer Thermode, die auf die inneren
Anschlußleitungen abgesenkt wird und sie gegen den Metall-
Bondhügel drückt;
Anwenden einer Kombination von Wärme, Druck und Zeit, um
die Anschlußleitungen auf die Metall-Bondhügel zu bonden;
wobei die Kombination derart ist, daß die Temperatur der
Thermode zwischen 550 ºC und 700 ºC bei einer Verweilzeit
von 0,3 Sekunden bis 0,9 Sekunden gehalten wird und
zwischen dem Metall-Bondhügel und den inneren
Anschlußleitungen ein Druck ausgeübt wird, der im Bereich von
214 MPa bis 407 MPa (31.000 PSI bis 59.000 PSI) variiert.
3. Verfahren gemäß Anspruch 1 oder 2, wobei die leitfähige
Kontaktstelle von einem Gebiet (70), das frei von aktiven
Schaltkreisen ist, umgeben ist und der Schritt des
Thermokompressionsbondens nicht bewirkt, daß sich der lateral
ausgedehnte Bereich des zusammengedrückten Bondhügels
über das Gebiet (70), das frei von aktiven Schaltkreisen
ist, hinaus erstreckt.
4. Verfahren gemäß irgendeinem der Ansprüche 1 bis 3, wobei
das Verfahren vor der Bildung des Metall-Bondhügels den
zusätzlichen Schritt beinhaltet:
Aufbringen einer Schicht aus Chrom (34) in der Öffnung
und über den umgebenden Kanten der glasartigen Passivie-
rungsschicht, um eine Bondoberfläche für den
Metall-Bondhügel bereitzustellen.
5. Verfahren gemäß Anspruch 4, wobei der Schritt zur Bildung
des Metall-Bondhügels die Schritte beinhaltet:
Aufbringen einer dicken Aluminiumschicht (36) über der
Chromschicht (34), gefolgt von zusätzlichen dünnen
Schichten aus Chrom (38); Kupfer (42) und Gold (44).
6. Verfahren gemäß Anspruch 5, wobei die glasartige
Passivierungsschicht aus aufgesputtertem Quarz mit einer Dicke
im Bereich von 3 µm bis 4 µm besteht.
7. Verfahren gemäß Anspruch 6, wobei der deformierbare
Metall-Bondhügel eine Dicke im Bereich von 16 µm bis
21 µm aufweist.
