Zunächst und im Wesentlichen wird vorgeschlagen, dass die Höhlung, in die insbesondere ein Wärmeübertragungsgas eingespeist wird, sich zumindest in Strömungsrichtung stromaufwärts und bevorzugt auch über die gesamte sich in Strömungsrichtung erstreckende Länge des Lagerplatzes zur Prozessseite hin geschlossen ist. Als Folge dieser Maßnahme tritt das in die Höhlung eingespeiste Gas erst stromabwärts aus der Höhlung heraus, so dass das aus der Höhlung heraustretende Gas das Strömungsprofil in der Prozesskammer an den für den Wachstumsprozess relevanten Stellen nicht oder nur gering beeinflusst. Es ist insbesondere vorgesehen, dass eine Gasableitung und insbesondere die einzige Gasableitung der Höhlung stromabwärts des Lagerplatzes angeordnet sind. Diese stromabwärtige Gasableitung kann in die Prozesskammer münden. Sie kann aber auch aus einer Umfangswandung des Suszeptors in einen den Suszeptor umgebenden Gasraum münden und somit beispielsweise direkt in einen Gasauslass. Es ist aber auch vorgesehen, dass die Gasableitung, also die Gasaustrittsöffnung der Höhlung, derart angeordnet ist, dass das aus ihr austretende Gas in einen die Prozesskammer umgebenden Raum des CVD-Reaktors mündet. Die Gasaustrittsöffnung der Höhlung kann auch zur Rückseite des Suszeptors offen sein. In diesem Fall kann die Gasaustrittsöffnung der Höhlung sogar in Strömungsrichtung vor dem Lagerplatz angeordnet sein. In einer Weiterbildung der Erfindung ist vorgesehen, dass der Suszeptor eine Kreisscheibenform aufweist und die Strömungsrichtung vom Zentrum nach außen gerichtet ist. Mehrere Lagerplätze können in Umfangsrichtung um das Zentrum angeordnet sein. Das in die Höhlung eingespeiste Spülgas kann die Höhlung parallel zur Strömungsrichtung oder entgegen der Strömungsrichtung durchströmen. Eine Gaszuleitung kann somit im radial inneren Bereich der Höhlung und eine Gasableitung im radial äußeren Bereich der Höhlung vorgesehen sein. Es ist aber auch möglich, dass die Gaszuleitung radial außerhalb der Höhlung und die Gasableitung radial innerhalb der Höhlung angeordnet sind. Die Gasableitung ist dann aber so angeordnet, dass das aus ihr heraustretende Wärmeübertragungsgas nicht in die Prozesskammer, sondern in einen die Prozesskammer umgebenden Raum des CVD-Reaktors oder in einen gesonderten Gasableitkanal strömt. Es ist insbesondere vorgesehen, dass die Höhlung eine Höhe von maximal 2 mm aufweist, sich aber über eine Fläche erstreckt, in der der Grundriss eines Lagerplatzes liegt. Die Höhe der Höhlung beträgt bevorzugt aber maximal 1 mm und bevorzugt maximal 0,5 mm. Der Lagerplatz erstreckt sich bevorzugt in einer Horizontalebene, so dass die Höhlung sich unterhalb der gesamten Fläche des Lagerplatzes erstreckt. Damit wird erreicht, dass die von einer unterhalb des Suszeptors angeordneten Heizeinrichtung in den Suszeptor eingespeiste Wärme durch das in die Höhlung eingespeiste Gas hindurch zum Suszeptor fliessen muss. Die Wärme wird vom Substrat durch die Prozesskammer hindurch zu einer Prozesskammerdecke abgegeben, die gekühlt ist. Die Wärmeleiteigenschaft der Höhlung kann durch Einspeisen einer variierbaren Gasmischung aus einem stark wärmeleitenden und einem schwach wärmeleitenden Gas eingestellt werden, wobei als Gaspaare beispielsweise Wasserstoff/Stickstoff oder Argon/Helium verwendet werden kann. In einer Weiterbildung der Erfindung wird vorgeschlagen, dass jeder Lagerplatz eine Tasche aufweist. Der Boden der Tasche kann eine Spülgasöffnung aufweisen, wie sie bereits in dem eingangs genannten Stand der Technik beschrieben ist. Durch die Spülgasöffnung kann ein Spülgas in die Tasche eingespeist werden, um den in der Tasche einliegenden Substrathalter auf einem Gaskissen zu tragen. Der Boden besitzt hierzu bevorzugt mehrere Spülgaseintrittsöffnungen, die in spiralförmige Vertiefungen des Bodens münden, so dass sich ein gerichteter Gasstrom ausbildet, der nicht nur das Gaskissen ausbildet, sondern auch eine Drehbewegung auf den Substrathalter überträgt, so dass dieser sich in der Tasche dreht. Bei einer derartigen Ausgestaltung befinden sich zwischen Rückseite des Suszeptors zwei die gesamte Fläche des Lagerplatzes einnehmende Höhlungen, durch die individuell Gase hindurchströmen können. Durch die erfindungsgemäße Höhlung kann ein Wärmeübertragungsgas mit variierenden Wärmeübertragungseigenschaften eingespeist werden, das nicht in die Prozesskammer strömt. Durch die Höhlung, in der sich das Gaspolster ausbildet, kann ein nicht variierender Gasstrom zum Drehantrieb des Suszeptors eingespeist werden, welches Gas in die Prozesskammer strömen kann. Es können aber auch geeignete Gasableitungen vorgesehen sein, mit denen dieses Gas zumindest teilweise anderweitig die Tasche verlässt. Gemäß einer bevorzugten Variante der Erfindung besteht der Suszeptor aus zwei Platten. Die beiden Platten können eine obere Platte und eine untere Platte ausbilden. Die beiden Platten können einen identischen Grundriss aufweisen. Die beiden Platten können eine Kreisform oder eine Kreisringform ausbilden. In der oberen Platte befinden sich die Lagerplätze, die bevorzugt von Lagertaschen ausgebildet sind. Die beiden Platten bilden aufeinander zuweisende Breitseitenflächen, die berührend aneinanderliegen. Zumindest eine der beiden Breitseitenflächen besitzt lokale Vertiefungen, die die Temperierhöhlungen ausbilden. Bevorzugt besitzt die obere Platte an ihrer Unterseite die Vertiefungen. Die Gasaustrittsöffnung, also die Gasableitung der Höhlung, kann ebenfalls von einem Abschnitt der Vertiefung ausgebildet sein. Die Gaszuleitung kann von einer Bohrung der unteren Platte ausgebildet sein. Die Gasableitung der Höhlung erstreckt sich dann im Bereich einer Schmalseite des Suszeptors im Bereich der Fuge zwischen oberer und unterer Platte. Die in die untere Breitseitenfläche der oberen Platte eingearbeitete Vertiefung besitzt einen größeren Grundriss als die darüber angeordnete Lagertasche. Jeder Lagertasche ist individuell eine Höhlung beziehungsweise eine die Höhlung ausbildende Vertiefung zugeordnet, wobei der Grundriss der Tasche vollständig im Grundriss der Vertiefung liegt und die Fläche der Vertiefung größer ist als die Fläche des Bodens der Lagertasche. Die erfindungsgemäße CVD-Reaktoranordnung besitzt darüber hinaus einen Suszeptor der zuvor beschriebenen Art, der von unten mit einer Heizeinrichtung, beispielsweise einer RF-Heizung oder einer IR-Heizung, beheizbar ist. Es ist zudem ein Gasauslassorgan vorgesehen, das an eine Vakuumpumpe angeschlossen ist, so dass der Binnendruck innerhalb der Prozesskammer regulierbar ist. Die Prozesskammer ist von einem mit einem Inertgas gespülten Raum umgeben, der im Wesentlichen denselben Totaldruck aufweist, wie die Prozesskammer. Hierzu ruht ein Zentralbereich des Suszeptors auf einem drehantreibbaren Träger. Der Träger kann Gaszuleitungen aufweisen, durch welches die Gase einerseits zur Ausbildung des Gaskissens und andererseits zur Regulierung des Wärmetransportes hindurchströmen können. Die CVD-Reaktoranordnung besitzt darüber hinaus eine Gasmischeinrichtung, die Teil eines Gasversorgungssystems ist. Mit dieser Gasmischeinrichtung können Gase mit verschiedenen Wärmeleitfähigkeiten zu einem Wärmeübertragungsgas zusammengemischt werden, welche in die Höhlungen eingespeist werden. Die Höhlungen bilden somit einstellbare Wärmeübertragungswiderstände beziehungsweise Temperierhöhlungen. Es kann vorgesehen sein, dass alle diese Temperierhöhlungen von einer gemeinsamen Versorgungsleitung mit Wärmeübertragungsgas versorgt werden.
