Description
これらの半導体微粒子の粒径は、数ナノメートルから十数ナノメートル程度である。
また、このようなナノスケールの粒子は、いわゆる量子サイズ効果により、一般に粒径が小さくなるほどバンドギャップが大きくなり、紫外領域や近紫外領域等の短波長領域における発光を示す。
そのため、このような半導体微粒子特有の光学特性を活かすべく、圧電素子、電子デバイス、発光素子、レーザー等、さまざまなデバイスへの応用が研究開発されている。
また、この量子ドットは、研究初期においてはCdやPb元素を含むII-VI族半導体を中心に検討が行われていたが、CdやPb元素は特定有害物質使用制限(Restriction on Hazardous Substances:Rohs)などの規制対象物質であることから、近年では、CdやPbを含まない量子ドットの研究についても提案されている(例えば、特許文献1、非特許文献2等参照)。
すなわち、以下の構成により上記課題を達成することができることを見出した。
コアシェル粒子の表面の少なくとも一部に、金属元素および炭化水素基を含む金属含有有機化合物を有する、コアシェル粒子。

以下に記載する構成要件の説明は、本発明の代表的な実施態様に基づいてなされることがあるが、本発明はそのような実施態様に限定されるものではない。
なお、本明細書において、「~」を用いて表される数値範囲は、「~」の前後に記載される数値を下限値および上限値として含む範囲を意味する。
本発明のコアシェル粒子は、III族元素およびV族元素を含有するコアと、コアの表面の少なくとも一部を覆う第1シェルと、第1シェルの少なくとも一部を覆う第2シェルとを有するコアシェル粒子である。
また、本発明のコアシェル粒子は、コアシェル粒子の表面の少なくとも一部に、金属元素および炭化水素基を含む金属含有有機化合物を有する。
このように発光効率が高くなり、耐久性も良好となる理由は、詳細には明らかではないが、およそ以下のとおりと推測される。
まず、コアシェル粒子の発光効率および耐久性が劣る要因として、コア粒子表面の欠陥(コアとシェルとの界面の欠陥)や、シェル表面の欠陥が考えられる。
コア粒子表面の欠陥に関しては、コア粒子を多層のシェルで被覆することによって、コアとシェルとの界面の欠陥を低減または欠陥による影響を抑制し、高い発光効率が実現できると考えられる。
一方、シェル表面の欠陥については、コアで生成した励起子の一部がシェルを通過(トンネル)し、コアシェル粒子の表面にトラップされることで発光効率の低下を招くことが知られている。そこで、本発明者は、励起子のトラップ現象が、紫外線等の光照射に対する発光安定性、すなわち、耐久性の低下の要因にもなっていると推測し、耐久性の向上のためには、シェル表面の欠陥を抑制することが重要な因子であると考えた。
ここで、コアシェル粒子では、シェル表面に配位子を有していることが知られており、また、一般的な配位子は、カルボキシル基、アミノ基、チオール基等を有しているため、これらの置換基がシェルの陽イオンサイト(例えば、II-VI族半導体におけるZn)に配位していることが知られている。
そのため、本発明のコアシェル粒子においては、表面の少なくとも一部に存在する金属含有有機化合物が、シェルの陰イオンサイト(例えば、II-VI族半導体におけるS)にも配位結合やイオン結合などによって結合し欠陥を補強するため、耐久性が向上したと考えられる。
ここで、FT-IRによるピークMおよびピークLの検出方法は、以下の測定条件で測定した際に検出されるか否かで判断する。
また、ピークMおよびピークLのピーク強度比は、以下の測定条件により観測される各ピークから、バックグラウンドを差し引き、ピークLの最大ピーク強度に対するピークMの最大ピーク強度の割合をいう。
なお、FT-IR測定は、コアシェル粒子を含む分散液(溶媒:トルエン)をノンドープのSi基板上に塗布し、窒素雰囲気下で乾燥させたサンプルを用いて行う。

本発明のコアシェル粒子が有するコアは、III族元素およびV族元素を含有する、いわゆるIII-V族半導体である。
III族元素としては、具体的には、例えば、インジウム(In)、アルミニウム(Al)、ガリウム(Ga)等が挙げられ、なかでも、Inであるのが好ましい。
V族元素としては、具体的には、例えば、P(リン)、N(窒素)、As(ヒ素)等が挙げられ、なかでも、Pであるのが好ましい。
本発明のコアシェル粒子が有する第1シェルは、コアの表面の少なくとも一部を覆う材料である。
ここで、本発明においては、第1シェルがコアの表面の少なくとも一部を被覆しているか否かは、例えば、透過型電子顕微鏡を用いたエネルギー分散型X線分光法(TEM-EDX)による組成分布解析によっても確認することが可能である。
また、II族元素またはIII族元素を含む第1シェルとしては、例えば、後述するII-VI族半導体およびIII-V族半導体の他、II族元素およびV族元素を含有するII-V族半導体(例えば、Zn3P2、Zn3N2など)、III族元素およびVI族元素を含有するIII-VI族半導体(例えば、Ga2O3、Ga2S3など)などが挙げられる。
上記II-VI族半導体に含まれるII族元素としては、具体的には、例えば、亜鉛(Zn)、カドミウム(Cd)、マグネシウム(Mg)等が挙げられ、なかでもZnであるのが好ましい。
また、上記II-VI族半導体に含まれるVI族元素としては、具体的には、例えば、硫黄(S)、酸素(O)、セレン(Se)、テルル(Te)等が挙げられ、なかでもSまたはSeであるのが好ましく、Sであるのがより好ましい。
上記III-V族半導体に含まれるIII族元素としては、具体的には、例えば、インジウム(In)、アルミニウム(Al)、ガリウム(Ga)等が挙げられ、なかでも、Gaであるのが好ましい。
また、上記III-V族半導体に含まれるV族元素としては、具体的には、例えば、P(リン)、N(窒素)、As(ヒ素)等が挙げられ、なかでも、Pであるのが好ましい。
具体的には、上述したコアがInPである場合、上述した通り、第1シェルはZnSe(格子定数の差:3.4%)、または、GaP(格子定数の差:7.1%)であることが好ましく、特に、コアと同じIII-V族半導体であり、コアと第1シェルとの界面に混晶状態を作りやすいGaPであることがより好ましい。
本発明のコアシェル粒子が有する第2シェルは、上述した第1シェルの表面の少なくとも一部を覆う材料である。
ここで、本発明においては、第2シェルが第1シェルの表面の少なくとも一部を被覆しているか否かは、例えば、透過型電子顕微鏡を用いたエネルギー分散型X線分光法(TEM-EDX)による組成分布解析によっても確認することが可能である。
なお、II族元素およびVI族元素ならびにIII族元素およびV族元素としては、いずれも、第1シェルにおいて説明したものが挙げられる。
具体的には、上述した第1シェルがGaPである場合、上述した通り、第2シェルはZnSe(格子定数の差:3.8%)、または、ZnS(格子定数の差:0.8%)であることが好ましく、ZnSであることがより好ましい。
本発明のコアシェル粒子は、コアシェル粒子の表面、すなわち、上述した第2シェルの表面の少なくとも一部に、金属元素および炭化水素基を含む金属含有有機化合物を有する。
これらのうち、発光効率がより高くなり、耐久性がより良好となる理由から、周期律表の第12族または第13の金属元素であることが好ましく、InまたはZnであることがより好ましく、Znであるのが更に好ましい。
また、同様の理由から、金属含有有機化合物に含まれる炭化水素基が、飽和炭化水素基であることが好ましい。
このような炭化水素基としては、アルキル基であることが好ましく、具体的には、例えば、ラウリン酸(CH3(CH2)10COOH)に由来するウンデシル基、トリデカン酸(CH3(CH2)11COOH)に由来するドデシル基、ミリスチン酸(CH3(CH2)12COOH)に由来するトリデシル基、ペンタデカン酸(CH3(CH2)13COOH)に由来するテトラデシル基、パルミチン酸(CH3(CH2)14COOH)に由来するペンタデシル基、ヘプタデカン酸(CH3(CH2)15COOH)に由来するヘキサデシル基、ステアリン酸(CH3(CH2)16COOH)に由来するヘプタデシル基、アラキジン酸(CH3(CH2)18COOH)に由来するノナデシル基などが挙げられる。
なお、不飽和炭化水素基としては、例えば、オレイン酸(CH3(CH2)7CH=CH(CH2)7COOH)に由来する炭化水素基などが挙げられる。
本発明のコアシェル粒子は、分散性を付与する観点から、コアシェル粒子の表面に配位性分子を有していることが望ましい。
配位性分子としては、例えば、下記式(A)で表され、カルボキシル基を含む配位性分子A;下記式(B)で表され、メルカプト基を含む配位性分子B;等が挙げられ、これらを併用するのが好ましい。
R1-COOH ・・・(A)
R2-SH ・・・(B)
ここで、式(A)および(B)中、R1およびR2は、それぞれ独立に有機基を表す。
本発明のコアシェル粒子は、均一なサイズの粒子を合成しやすく、かつ、量子サイズ効果による発光波長の制御が容易となる理由から、平均粒子径は2nm以上であるのが好ましく、10nm以下であるのがより好ましい。
ここで、平均粒子径は、透過電子顕微鏡で少なくとも20個の粒子を直接観察し、粒子の投影面積と同一面積を有する円の直径を算出し、それらの算術平均の値をいう。
上述した本発明のコアシェル粒子を合成するコアシェル粒子の製造方法(以下、「本発明の製造方法」ともいう。)は、配位性分子を含む溶媒中にIII族元素を含むIII族原料を添加した溶液を加熱撹拌する第1工程と、第1工程後の溶液中に、V族元素を含むV族原料を添加してコアを形成する第2工程と、第2工程後の溶液中に、第1シェルの原料を添加し、第1シェルを形成する第3工程と、第3工程後の溶液中に、第2シェルの原料を添加し、第2シェルを形成し、コアシェル粒子を合成する第4工程と、第4工程後の溶液中に、金属元素および炭化水素基を含む金属含有有機化合物を添加し、加熱する第5工程と、を有する、コアシェル粒子の製造方法である。
ここで、III族元素およびV族元素については、上述した本発明のコアシェル粒子において説明したものと同様である。
以下に、各処理工程における原料や条件について詳述する。
第1工程は、配位性分子を含む溶媒中にIII族元素を含むIII族原料を添加した溶液を加熱撹拌する工程である。
第1工程において使用する配位性分子としては、上述した本発明のコアシェル粒子において説明したものと同様のものが挙げられる。なかでも、コアの合成を促進し、コアへの適度な配位力を有するオレイン酸、パルミチン酸、ミリスチン酸、ステアリン酸が好ましい。
第1工程において使用する溶媒としては、170℃以上の沸点を有する非極性溶媒が好適に挙げられる。
非極性溶媒としては、具体的には、例えば、n-デカン、n-ドデカン、n-ヘキサデカン、n-オクタデカンなどの脂肪族飽和炭化水素;1-ウンデセン、1-ドデセン、1-ヘキサデセン、1-オクタデセンなどの脂肪族不飽和炭化水素;トリオクチルホスフィン;等が挙げられる。
これらのうち、炭素数12以上の脂肪族不飽和炭化水素が好ましく、1-オクタデセンがより好ましい。
上述した配位性分子を含む溶媒中に添加するIII族原料としては、具体的には、例えば、酢酸インジウム、塩化インジウム、酸化インジウム、硝酸インジウム、硫酸インジウム、インジウム酸;リン酸アルミニウム、アセチルアセトナトアルミニウム、塩化アルミニウム、フッ化アルミニウム、酸化アルミニウム、硝酸アルミニウム、硫酸アルミニウム;アセチルアセトナトガリウム、塩化ガリウム、フッ化ガリウム、酸化ガリウム、硝酸ガリウム、硫酸ガリウム;等が挙げられ、これらを1種単独で用いてもよく、2種以上を併用してもよい。
これらのうち、発光効率がより高くなり、可視域での発光波長制御がし易いという理由から、Inを含む化合物であることが好ましく、特に、塩化物などの不純物イオンがコアに取り込まれ難く、高い結晶性を実現しやすい酢酸インジウムを用いるのがより好ましい。
本発明の製造方法においては、第1工程において、上述したIII族原料とともに、II族元素を含むII族原料を添加してもよい。
II族元素を含むII族原料としては、具体的には、例えば、ジメチル亜鉛、ジエチル亜鉛、亜鉛カルボキシル酸塩、アセチルアセトナト亜鉛、ヨウ化亜鉛、臭化亜鉛、塩化亜鉛、フッ化亜鉛、炭酸亜鉛、シアン化亜鉛、硝酸亜鉛、酸化亜鉛、過酸化亜鉛、亜鉛過塩素酸塩、酢酸亜鉛、硫酸亜鉛等が挙げられる。
これらのうち、塩化物などの不純物を含まず、かつ、上述した配位性分子との相溶性や溶媒への溶解性が比較的高いという理由から、Znの酢酸塩である、酢酸亜鉛を用いるのが好ましい。
第1工程において、上述した配位性分子およびIII族原料は、上述した溶媒に溶解させるのが好ましく、例えば、100~180℃の温度で加熱撹拌して溶解させることが好ましい。なお、この際に、減圧条件下で加熱することより、溶解させた混合溶液から溶存酸素や水分などを除去することが好ましい。
また、上述した加熱溶解に要する時間は、30分以上であることが好ましい。
第2工程は、第1工程後の溶液中に、V族元素を含むV族原料を添加してコアを形成する工程である。
本発明の製造方法においては、第2工程で添加するV族原料を、第1工程で添加したIII族原料に対してモル比率で0.5よりも小さくすることが好ましい。これにより、コア粒子表面に金属カチオンが多く存在しやすくなり、第1工程にて使用する配位性分子が配位しやすくなることから、高い発光特性を実現しやすくなる。
なお、モル比率は、第2工程で添加するV族原料の一部を第3工程における第1シェルの原料としても使用する場合であっても、第1工程で添加したIII族原料に対する第2工程で添加するV族原料のモル比率をいう。
V族元素を含むV族原料としては、具体的には、例えば、トリストリアルキルシリルホスフィン、トリスジアルキルシリルホスフィン、トリスジアルキルアミノホスフィン;酸化砒素、塩化砒素、硫酸砒素、臭化砒素、ヨウ化砒素;一酸化窒素、硝酸、硝酸アンモニウム;等が挙げられる。
これらのうち、Pを含む化合物であるのが好ましく、例えば、トリストリアルキルシリルホスフィン、トリスジアルキルアミノホスフィンを用いるのが好ましく、具体的には、トリストリメチルシリルホスフィンを用いるのがより好ましい。
第3工程は、第2工程後の溶液中に、第1シェルの原料を添加し、第1シェルを形成する工程である。
ここで、第1シェルの原料としては、第1シェルが上述したII-VI族半導体である場合には、上述したII族元素を含むII族原料および後述するVI族元素を含むVI族原料が挙げられ、第1シェルが上述したIII-V族半導体である場合には、上述したIII族元素を含むIII族原料および上述したV族元素を含有するV族原料が挙げられる。
また、第1シェルが、上述したIII-V族半導体である場合には、V族元素を含むV族原料については、コアを形成するV族原料と同一原料であってもよいため、第2工程で使用するV族原料の一部を使用し、第3工程においてはIII族原料のみを添加する態様であってもよい。
VI族元素を含むVI族原料としては、具体的には、例えば、硫黄、アルキルチオール、トリアルキルホスフィンスルフィド、トリアルケニルホスフィンスルフィド、アルキルアミノスルフィド、アルケニルアミノスルフィド、イソチオシアン酸シクロヘキシル、ジエチルジチオカルバミン酸、ジエチルジチオカルバミン酸;トリアルキルホスフィンセレン、トリアルケニルホスフィンセレン、アルキルアミノセレン、アルケニルアミノセレン、トリアルキルホスフィンテルリド、トリアルケニルホスフィンテルリド、アルキルアミノテルリド、アルケニルアミノテルリド;等が挙げられる。
これらのうち、得られるコアシェル粒子の分散性が良好となる理由から、アルキルチオールを用いるのが好ましく、具体的には、ドデカンチオール、オクタンチオールを用いるのがより好ましく、ドデカンチオールを用いるのが更に好ましい。
特に、III族原料としては、Gaを含む化合物(例えば、アセチルアセトナトガリウム、塩化ガリウム、フッ化ガリウム、酸化ガリウム、硝酸ガリウム、硫酸ガリウム等)を用いるのがより好ましく、Gaの塩化物を用いるのが更に好ましい。
なお、V族原料としては、上述した通り、第2工程で使用するV族原料の一部を用いるのが好ましい。
第4工程は、第3工程後の溶液中に、第2シェルの原料を添加し、第2シェルを形成し、コアシェル粒子を合成する工程である。
ここで、第2シェルの原料としては、第2シェルが上述したII-VI族半導体である場合には、上述したII族元素を含むII族原料および上述したVI族元素を含むVI族原料が挙げられ、第2シェルが上述したIII-V族半導体である場合には、上述したIII族元素を含むIII族原料および上述したV族元素を含有するV族原料が挙げられる。
特に、II族原料としては、Znを含む化合物(特に、Znのカルボン酸塩)を用いるのが好ましい。
また、VI族原料としては、アルキルチオールを用いるのが好ましい。
第5工程は、第4工程後の溶液中に、金属元素および炭化水素基を含む金属含有有機化合物を添加し、加熱する工程であり、第4工程で合成したコアシェル粒子の表面の少なくとも一部に金属含有有機化合物を導入する工程である。
ここで、金属含有有機化合物については、上述した本発明のコアシェル粒子において説明したものと同様である。
また、加熱とは、金属含有有機化合物を添加する際または添加した後の温度を室温(23℃)以上の温度とすること意味し、例えば、上述した第4工程の溶液が240℃であれば、第5工程において、例えば、120~220℃の温度に冷却する態様も含まれる。
加熱温度が120℃以上であることにより、上記金属含有有機化合物が第2シェルの表面の陰イオンサイト(例えば、S元素)に対して配位結合やイオン結合などによる結合が生じやすくなり、また、加熱温度が220℃以下であることにより、添加した上記金属含有有機化合物の熱分解や残留材料との副反応が抑制され、励起子をトラップする欠陥の生成を抑制することができる。
本発明のフィルムは、上述した本発明のコアシェル粒子を含有するフィルムである。
このような本発明のフィルムは、発光効率が高く、耐久性が良好となり、量子ドットとして有用であるため、例えば、ディスプレイ用途の波長変換フィルム、太陽電池の光電変換(または波長変換)フィルム、生体標識、薄膜トランジスタ等に適用することができる。特に、本発明のフィルムは、量子ドットの吸収端よりも短波の領域の光を吸収し、より長波の光を放出するダウンコンバージョン、または、ダウンシフト型の波長変換フィルムへの応用が好適である。
具体的には、アイオノマー、ポリエチレン、ポリ塩化ビニル、ポリ塩化ビニリデン、ポリビニルアルコール、ポリプロピレン、ポリエステル、ポリカーボネート、ポリスチレン、ポリアクリロニトリル、エチレン酢酸ビニル共重合体、エチレン-ビニルアルコール共重合体、エチレン-メタクリル酸共重合体フィルム、ナイロン等をベースとする樹脂材料が挙げられる。
フラスコ中に32mLのオクタデセン、酢酸インジウム140mg(0.48mmol)、酢酸亜鉛48mg(0.24mmol)、パルミチン酸485mg(1.92mmol)を加え、真空下で110℃加熱攪拌を行い、原料を十分溶解させると共に90分間脱気を行った。
次いで、窒素フロー下でフラスコを300℃まで昇温し、溶液の温度が安定したところで、約4mLのオクタデセンに溶解させた0.18mmolのトリストリメチルシリルホスフィンを加えた。その後、溶液を230℃にした状態で120分間加熱した。溶液が赤色に着色し粒子(コア)が形成されている様子が確認された。
次いで、溶液を200℃に加熱した状態において、8mLのオクタデセンに溶解させた、塩化ガリウム30mg(0.18mmol)及びオレイン酸188μL(0.6mmol)を加え、1時間ほど加熱することで、ZnがドープされたInP(コア)とGaP(第1シェル)とを有するコアシェル粒子前駆体の分散液を得た。
次いで、分散液の温度を室温に冷却した後に0.93mmolのオレイン酸亜鉛を添加し、分散液を240℃に加熱し、4時間程キープした。その後、ドデカンチオールを1.55ml(6.55mmol)加え、2時間程キープした。
次いで、得られた分散液を下記表1に示す第5工程の温度まで冷却した後、0.8mmolのステアリン酸亜鉛を添加し、4時間程キープした。その後、分散液を室温まで冷却し、エタノールを加え、遠心分離を行い、粒子を沈殿させた。上澄みを廃棄した後、トルエン溶媒に分散させた。
このようにして、ZnがドープされたInP(コア)とコアの表面を覆うGaP(第1シェル)と第1シェルの表面を覆うZnS(第2シェル)とを有し、第2シェルの表面の一部にステアリン酸亜鉛を有するコアシェル粒子のトルエン分散液を得た。
ステアリン酸亜鉛の添加に代えて、下記表1に示す第5工程の温度まで冷却した後、2mmolのミリスチン酸インジウムを添加し、2時間程キープした以外は、実施例1と同様の方法で、ZnがドープされたInP(コア)とコアの表面を覆うGaP(第1シェル)と第1シェルの表面を覆うZnS(第2シェル)とを有し、第2シェルの表面の一部にミリスチン酸インジウムを有するコアシェル粒子のトルエン分散液を得た。
ステアリン酸亜鉛の添加に代えて、下記表1に示す第5工程の温度まで冷却した後、0.8mmolのオレイン酸亜鉛を添加し、4時間程キープした以外は、実施例1と同様の方法で、ZnがドープされたInP(コア)とコアの表面を覆うGaP(第1シェル)と第1シェルの表面を覆うZnS(第2シェル)とを有し、第2シェルの表面の一部にオレイン酸亜鉛を有するコアシェル粒子のトルエン分散液を得た。
フラスコ中に32mLのオクタデセン、酢酸インジウム140mg(0.48mmol)、酢酸亜鉛48mg(0.24mmol)、パルミチン酸485mg(1.92mmol)を加え、真空下で110℃加熱攪拌を行い、原料を十分溶解させると共に90分間脱気を行った。
次いで、窒素フロー下でフラスコを300℃まで昇温し、溶液の温度が安定したところで、約4mLのオクタデセンに溶解させた0.18mmolのトリストリメチルシリルホスフィンを加えた。その後、溶液を230℃にした状態で120分間加熱した。溶液が赤色に着色し粒子(コア)が形成されている様子が確認された。
次いで、溶液を200℃に加熱した状態において、8mLのオクタデセンに溶解させた、塩化ガリウム30mg(0.18mmol)及びオレイン酸188μL(0.6mmol)を加え、1時間ほど加熱することで、ZnがドープされたInP(コア)とGaP(第1シェル)とを有するコアシェル粒子前駆体の分散液を得た。
次いで、分散液の温度を室温に冷却した後に0.93mmolのオレイン酸亜鉛を添加し、分散液を240℃に加熱し、4時間程キープした。その後、ドデカンチオールを1.55ml(6.55mmol)加え、2時間程キープした。
次いで、得られた分散液を室温まで冷却し、エタノールを加え、遠心分離を行い、粒子を沈殿させた。上澄みを廃棄した後、トルエン溶媒に分散させた。
このようにして、ZnがドープされたInP(コア)とコアの表面を覆うGaP(第1シェル)と第1シェルの表面を覆うZnS(第2シェル)とを有するコアシェル粒子のトルエン分散液を得た。
ステアリン酸亜鉛の添加に代えて、下記表1に示す第5工程の温度まで冷却した後、0.8mmolのステアリン酸を添加し、4時間程キープした以外は、実施例1と同様の方法で、ZnがドープされたInP(コア)とコアの表面を覆うGaP(第1シェル)と第1シェルの表面を覆うZnS(第2シェル)とを有し、第2シェルの表面の一部にステアリン酸を有するコアシェル粒子のトルエン分散液を得た。
調製した各分散液について、上述した方法により、FT-IRにより1400cm-1以上1500cm-1未満に存在するピークLおよび1500cm-1以上1600cm-1未満に存在するピークMの検出の有無、ならびに、ピーク強度比(ピークM/ピークL)を測定した。結果を下記表1に示す。
<初期>
調製した各分散液について、450nmの励起波長における吸光度が0.2となるように濃度を調製し、蛍光分光光度計FluoroMax-3(堀場ジョバンイボン社製)を用いて発光強度測定を行った。そして、発光効率既知の量子ドット試料と相対比較する事で、発光効率の算出を行なった。得られた発光効率は励起光からの吸収フォトン数に対する発光フォトン数の割合として算出したものである。結果を下記表1に示す。
調製した各分散液に対して、水銀ランプ(波長365nm)を用いて、1mW/cm2となる位置で固定して、紫外線を照射した。なお、紫外線の照射時間は105分とし、照射量は6.3J/cm2とした。
その後、初期と同様の発光効率の測定を行った。結果を下記表1に示す。
また、第5工程において、金属元素を含まないステアリン酸のみを導入した場合は、初期の発光効率は高かったが、紫外線照射後の発光効率が20%以上低下し、耐久性が低いことが分かった(比較例2)。
これに対し、第5工程において金属含有有機化合物を添加し、コアシェル粒子の表面に金属含有有機化合物を導入した場合は、いずれも、発光効率が高く、また、紫外線照射後の発光効率も高く、耐久性が良好となることが分かった(実施例1~8)。
特に、実施例3および8の対比から、金属含有有機化合物が飽和脂肪族金属塩であると、耐久性がより良好となることが分かった。

- III族元素およびV族元素を含有するコアと、前記コアの表面の少なくとも一部を覆う第1シェルと、前記第1シェルの少なくとも一部を覆う第2シェルとを有するコアシェル粒子であって、
前記コアシェル粒子の表面の少なくとも一部に、金属元素および炭化水素基を含む金属含有有機化合物を有する、コアシェル粒子。 - 前記金属含有有機化合物が脂肪酸金属塩である、請求項1に記載のコアシェル粒子。

前記第1シェルが、前記III-V族半導体である場合、前記III族元素がGaであり、前記V族元素がPである、請求項14に記載のコアシェル粒子。 - 前記第1シェルが、前記III-V族半導体であり、前記III族元素がGaであり、前記V族元素がPである、請求項14に記載のコアシェル粒子。
- 前記第2シェルが、II族元素およびVI族元素を含有するII-VI族半導体、または、III族元素およびV族元素を含有するIII-V族半導体である、請求項1~16のいずれか1項に記載のコアシェル粒子。
- 前記第2シェルが、前記II-VI族半導体であり、前記II族元素がZnであり、前記VI族元素がSである、請求項17に記載のコアシェル粒子。
- 前記コアと、前記第1シェルと、前記第2シェルとが、いずれも閃亜鉛鉱構造を有する結晶系である、請求項1~18のいずれか1項に記載のコアシェル粒子。
- 前記コア、前記第1シェルおよび前記第2シェルのうち、前記コアのバンドギャップが最も小さく、かつ、前記コアおよび前記第1シェルがタイプ1型のバンド構造を示す、請求項1~19のいずれか1項に記載のコアシェル粒子。
- 請求項1~20のいずれか1項に記載のコアシェル粒子を合成するコアシェル粒子の製造方法であって、
配位性分子を含む溶媒中にIII族元素を含むIII族原料を添加した溶液を加熱撹拌する第1工程と、
第1工程後の前記溶液中に、V族元素を含むV族原料を添加してコアを形成する第2工程と、
第2工程後の前記溶液中に、第1シェルの原料を添加し、第1シェルを形成する第3工程と、
第3工程後の前記溶液中に、第2シェルの原料を添加し、第2シェルを形成し、コアシェル粒子を合成する第4工程と、
第4工程後の前記溶液中に、金属元素および炭化水素基を含む金属含有有機化合物を添加し、加熱する第5工程と、を有する、コアシェル粒子の製造方法。 - 前記第4工程で添加した前記第2シェルの原料が、II族元素を含むII族原料またはIII族元素を含むIII族原料を含有し、
前記第5工程で添加する前記金属含有有機化合物の添加量が、前記第4工程で添加した前記II族原料または前記III族原料に対してモル比率で0.5よりも多い、請求項21に記載のコアシェル粒子の製造方法。 - 前記第5工程における加熱温度が120~220℃である、請求項21または22に記載のコアシェル粒子の製造方法。
- 請求項1~20のいずれか1項に記載のコアシェル粒子を含有するフィルム。
