Abstract
Das Verfahren weist einen Schritt des Aufbringens und Abscheidens (100) einer Halbleitermaterial-Nanopartikel-Dispersion (HND) auf eine erste Elektrode (Ei), welche auf einem Substrat (S) angeordnet ist, den Schritt des Einstrahlens (200) von Laserlicht (L) auf die abgeschiedene Halbleitermaterial-Nanopartikel-Dispersion (HND) zur Formierung eines mu-Konus (C1, C2) mit einem Boden und einer Spitze, wobei der Boden des mu-Konus mit der ersten Elektrode (Ei) verbunden ist, den Schritt des Einbettens (300) des so formierten mu-Konuses (C1, C2) in eine elektrisch isolierende Polymermatrix (P), und den Schritt des Aufbringens (500) einer zweiten Elektrode (E2), sodass die Spitze des mu-Konus (C1, C2) mit der zweiten Elektrode (E2) verbunden ist, auf.
Description
Verfahren zur Herstellung von Bauelementen aufweisend eine Schottky-Diode mittels
Drucktechnik

Die Erfindung betrifft ein Verfahren zur Herstellung von Bauelementen aufweisend eine Schottky-Diode mittels Drucktechnik.
Hintergrund der Erfindung
Für viele elektronische Anwendungen werden einfach herstellbare Schaltkreise gewünscht. Dabei sind die Kosten für die Herstellung von großer Bedeutung.
Bisherige Techniken zur Herstellung solcher Schalkreise erlaubten zwar die Herstellung vielerlei Strukturen.
So ist es beispielsweise möglich mittels Thinfilm Organic and Inorganic Large Area Electronic (TOLAE)-Techniken Schaltkreise herzustellen, allerdings sind diese Strukturen in Bezug auf ihre Hochfrequenzeigenschaften häufig unzureichend, sodass eine Verwendung bei hohen Frequenzen häufig nicht möglich ist. Dies ist z.B. dadurch bedingt, dass die Prozesstemperaturen relativ niedrig gehalten werden müssen, z.B. um mechanisch flexible Substrate zu erlauben, und so die strukturelle / elektronische Qualität der Halbleiterdünnfilme im Vergleich zu klassischen Halbleitersubstraten / -materialien mit hoher Kristallinität schlecht ist.
Insbesondere gestaltet sich die kostengünstige Herstellung von Dünnfilm-Schottky- Dioden, die über entsprechende Hochfrequenzeigenschaften jenseits 20 MHz der typischen Dioden-Charakteristik verfügen, bisher äußerst schwierig.
Ausgehend von dieser Situation ist es eine Aufgabe der Erfindung ein Verfahren zur Herstellung von Bauelemente aufweisend eine Schottky-Diode zur Verfügung zu stellen, die es ermöglicht entsprechende Bauelemente mit den entsprechenden Hochfrequenzeigenschaften kostengünstig herzustellen.
Die Aufgabe wird gelöst, durch ein Verfahren gemäß Anspruch 1 . Weitere vorteilhafte Ausgestaltungen sind insbesondere Gegenstand der abhängigen Ansprüche. Weiterhin wird die Aufgabe gelöst durch Bauelemente gemäß Anspruch 3, die nach einem der Verfahren hergestellt wurden.
Nachfolgend wird die Erfindung näher unter Bezug auf die Figuren erläutert. In diesen zeigt:
Fig. 1 einen schematischen Schnitt durch beispielhafte Bauelemente gemäß Ausführungsformen der Erfindung,
Fig. 2 ein mögliches elektrisches Ersatzschaltbild entsprechend dem schematischen Schnitt gemäß Figur 1 ,
Fig. 3 ein mögliches elektrisches Ersatzschaltbild entsprechend einem mu-Konus gemäß Ausführungsformen der Erfindung, Fig. 4 eine beispielhafte Übersichtsdarstellung von verschiedenen Arbeitsschritten gemäß Ausführungsformen der Erfindung.
Soweit nachfolgend Bezug auf bestimmte Referenzzeichen gemacht wird, sind diese in aller Regel dazu gedacht, für alle Darstellungen gleichermaßen zu gelten, so weit nicht explizit anders erwähnt.
Weiterhin, soweit in den Figuren Schraffuren oder andere grafische Mittel verwendet werden, so ist soweit nicht explizit anders angegeben mit gleichen Schraffuren oder grafischen Mitteln jeweils ein gleichwirkendes oder gleiches Element dargestellt.
Gemäß einem erfindungsgemäßen Verfahren werden Bauelemente aufweisend eine Schottky-Diode mittels Drucktechnik hergestellt.
Hierbei wird, wie in Figur 4 gezeigt beispielsweise ein Substrat S verwendet. Das Substrat S kann optional je nach Eigenschaften in Bezug auf eine Haftvermittlung zu einer aufzubringenden Elektrode Ei zuvor eine Haftvermittlungsschicht in einem Schritt 50 erhalten. Beispielhafte Techniken sind im Stand der Technik bekannt und können beispielsweise das Laminieren eines hitzestabilen Polymersubstrates aufweisen. Alternativ kann der Schritt 50 aber auch dazu dienen, ein Polymersubstrat als ein eigenständiges Substrat aufzubringen, das nach der erfindungsgemäßen Verarbeitung von dem Trägersubstrat S abgezogen werden kann, um z.B. mechanisch flexible Schaltungen zu ermöglichen.
Anschließend kann in einem weiteren Schritt 75 die Elektrode Ei mittels bekannter Techniken aufgebracht werden. Beispielhafte Techniken sind beispielsweise Drucken und/oder PVD (Physical Vapour Deposition). Die Elektrode E-i kann dabei mittels Maskierungen M oder anschließend mittels Lithografie-Technik gebildet werden. Das so erhaltene Halbzeug kann nun weiter bearbeitet werden.
Nunmehr wird in einem Schritt 100 eine Halbleitermaterial-Nanopartikel-Dispersion HND auf der ersten Elektrode E-i aufgebracht und abgeschieden. Dabei können Rakeltechniken, Siebdruckverfahren, Tintenstrahldruck, Rotationsbeschichtung, und dergleichen verwendet werden, oder aber die Dispersion wird aufgegossen.
Anschließend wird Laserlicht L auf den Dünnfilm, erhalten aus der abgeschiedenen Halbleitermaterial-Nanopartikel-Dispersion HND in Schritt 200, eingestrahlt. Hierdurch wird aus der Halbleitermaterial-Nanopartikel-Dispersion HND ein mu- Konus Ci geformt. Die Höhe und Dichte eines mu-Konus bzw. einer Vielzahl von mu- Konen kann z.B. durch die Dicke des Dünnfilms erhalten aus der Halbleitermaterial- Nanopartikel-Dispersion HND, die Energie- / Leistungsdichte des (gepulsten)
Laserlicht L, eine etwaige Pulsfrequenz des Laserlicht L, die Scangeschwindigkeit des Laserlicht L, den Oxidanteil in der Halbleitermaterial-Nanopartikel-Dispersion HND, oder über die Oberflächenenergie der Elektrode Ei eingestellt werden.
Vorteilhafterweise ist die Elektrode E-ι dabei so ausgestaltet, dass sie einer Laserbearbeitung Stand hält. Dabei ist die Stärke und Einwirkzeit des Laserlichts L von entsprechender Bedeutung. Typischerweise kann durch Materialauswahl (Schmelzpunkt) als auch Gestaltung der Elektrode (Dicke, Fläche, thermische Kapazität) an sich gewährleistet werden, dass das Material der Elektrode E-ι der Laserbearbeitung Stand hält. Beispielhafte Elektrodenmaterialen weisen Titan aber auch Gold, Silber, Kupfer oder Aluminium auf.
Obwohl nachfolgend immer nur ein mu-Konus in Bezug genommen werden wird, ist es für den Fachmann offenbar, dass mehrere mu-Konen C-i , C2, ... Cn parallel und/oder sequentiell mittels einer oder mehrerer Laserlichtquellen L aus der selben abgeschiedene Halbleitermaterial-Nanopartikel-Dispersion HND hergestellt werden können. Natürlich kann auch eine andere Halbleitermaterial-Nanopartikel-Dispersion HND aufgebracht werden, aus der wiederum mu-Konen Cn+i , Cn+2, ■■■ Cn+m geformt werden können. Dabei kann der vorherige Dünnfilm, erhalten aus der Halbleitermaterial-Nanopartikel-Dispersion HND, der nicht für die Formung von mu- Konen C-i , C2, ... Cn verwendet wurde, je nach Anwendung auf dem Substrat S / der Elektrode E-i verbleiben oder aber entfernt werden.
Das Entfernen von abgeschiedener Halbleitermaterial-Nanopartikel-Dispersion HND, die nicht für die Formung von mu-Konen d , C2, ... Cn, Cn+i , Cn+2,■■■ Cn+m verwendet wurde, kann in einem Abfließenlassen und/oder anderen Reinigungsschritten, wie z.B. Abblasen, Abspülen, Unterätzen etc. bestehen.
Nunmehr sind ein oder mehrere mu-Konen C^ , C2, ... Cn, Cn+i , Cn+2,■■■ Cn+m geformt, die jeweils eine Boden und eine Spitze aufweisen, wobei der Boden eines mu-Konus C-i , C2, ... Cn, Cn+i , Cn+2,■■■ Cn+m mit der ersten Elektrode E-i verbunden ist.
In einem weiteren Schritt 300 wird der so formierte mu-Konus Ci bzw. werden die so formierten mu-Konen C-i, C2, ... Cn, Cn+i, Cn+2,■■■ Cn+m in eine elektrisch isolierende Polymermatrix P eingebettet.
Die Polymermatrix P kann zumindest ein Material aus der Gruppe der Acrylsäureester, Polyurethane, Silikone oder Epoxidharze aufweisen, wie beispielsweise Polyimide, Polycarbonate, und/oder Polyacrylate aufweist.
Die Polymermatrix P kann vernetzt oder unvernetz sein. Ist eine Vernetzung z.B. wegen einer besseren Stützwirkung, besserer Stabilität und/oder besserer elektrischer Eigenschaften (z.B. Isolationseigenschaften), etc. gewünscht kann die Polymermatrix durch Aktivierung (z.B. mittels UV-Licht oder Laserlicht L) vernetzt werden oder aber zur Vernetzung angeregt werden.
Je nach Dicke der Polymermatrix P kann es optional nötig sein die Spitzen des mu- Konus Ci bzw. der mu-Konen C-i, C2, ... Cn, Cn+i, Cn+2,■■■ Cn+m in einem Schritt 400 wieder freizulegen. Dies kann z.B. mittels geeigneter Ätzverfahren, wie z.B. Reactive Ion Etching (RIE) gegebenenfalls unter Zugabe geeigneter Prozessgase wie z.B. Sauerstoff und/oder CF4 und/oder SF6 bereitgestellt werden.
Liegen die Spitzen des mu-Konus Ci bzw. der mu-Konen C-i, C2, ... Cn, Cn+i, Cn+2, ■■■ Cn+m frei, so kann in einem weiteren Schritt 500 eine zweite Elektrode E2 aufgebracht werden sodass die Spitze des mu-Konus Ci bzw. der mu-Konen C-i, C2, ... Cn, Cn+i, Cn+2,■■■ Cn+m mit der zweiten Elektrode E2 verbunden ist.
Obwohl vorstehend nur eine zweite Elektrode E2 beschrieben ist kann natürlich ebenso wie in Bezug auf die erste Elektrode Ei hier eine Vielzahl von Elektroden umfasst sein. Beispielsweise können mu-Konen, welche aus einer ersten Halbleitermaterial-Nanopartikel-Dispersion HND geformt wurden, mit einer anderen Elektrode verbunden sein als mu-Konen, welche aus einer anderen Halbleitermaterial-Nanopartikel-Dispersion HND geformt wurden.
Die zweite Elektrode kann aus unterschiedlichsten Materialien hergestellt sein. Entsprechend unterschiedlich können auch die Verfahren zum Aufbringen der zweiten Elektrode sein.
So kann die zweite Elektrode E2 ebenfalls mittels PVD-Verfahren und/oder Drucken wie zuvor in Schritt 75 beschrieben aufgebracht werden.
Da die zweite Elektrode E2 in aller Regel nicht mehr Laser bearbeitet wird, ist die Bandbreite möglicher Materialien erheblich größer. So können neben den klassischen metallischen und metalloxydischen Elektroden auch solche aus elektrisch leitenden Polymeren wie z.B. Poly-3,4-ethylendioxythiophen, dotiertem Polyacetylen, Spiro als auch Graphen oder Fullerene zum Einsatz kommen.
Daher kann mittels geeigneter Materialwahl und Bearbeitungsverfahren die Schottky- Barriere zwischen der zweiten Elektrode E2 und dem mu-Konus Ci bzw. den mu- Konen C-i, C2, ... Cn, Cn+i, Cn+2,■■■ Cn+m gezielt beeinflusst werden. Dies kann z.B. durch gezielte Modifikation der mu-Konen Spitzen (Oxid / kein Oxid, Gittermodifikationen, Polymerfunktionalisierung) erreicht werden. So kann z.B. eine Bildung von Oxid an der Spitze der mu-Konen z.B. durch eine (lokale) Wärmebehandlung in Sauerstoff-reicher Atmosphäre begünstigt werden. Zudem ist es möglich, dass sich Oxid an den Spitzen der mu-Konen allein dadurch bildet, dass beispielsweise Nanopartikel vor der Laserbelichtung in Schritt 200 bereits (teil-)oxidiert sind. Oxide können aber durch Behandlung mit HF (Flusssäure) oder dergleichen entfernt werden. Gitterdefekte an der Spitze der mu-Konen können beispielsweise mittels Sputterätzen (Ion Etching) eingebracht werden.
Mittels der zuvor beschriebenen erfindungsgemäßen Verfahren können somit Bauelemente, aufweisend eine Schottky-Diode, hergestellt werden. Die Bauelemente weisen zumindest einen mu-Konus C-i ; C2 mit einem Boden und einer Spitze auf, wobei der mu-Konus C-i ; C2 Halbleitermaterial aufweist. Der der mu-Konus C-i ; C2 ist in eine elektrisch isolierende Polymermatrix P eingebettet, wobei der Boden des mu-
Konus C-i ; C2 mit einer ersten Elektrode E-i auf der Seite eines Substrats und die Spitze des mu-Konus Ci ; C2 mit einer zweiten Elektrode E2 verbunden ist. Dabei ist entweder die erste Elektrode Ei oder die zweite Elektrode E2 mit dem mu-Konus C-i ; C2 einen Schottky-Kontakt SC bildet und die jeweils andere Elektrode E2; E-i einen im Wesentlichen ohmschen Kontakt OC bildet.
Mehrere solche Bauelemente sind im Schnitt in Figur 1 dargestellt. Ein hierzu äquivalentes elektrisches Ersatzschaltbild ist in Figur 2 dargestellt.
In Figur 1 , 2 und 3 ist angenommen, dass die Spitze des mu-Konus Ci ; C2 jeweils mit der zweiten Elektrode E2 einen Schottky-Kontakt SC bildet, während der Boden des mu-Konus C-i ; C2 jeweils mit der erste Elektrode E-i einen im Wesentlichen ohmschen Kontakt OC bildet. Das elektrische Ersatzschaltbild eines einzelnen mu-Konus gemäß Ausführungsformen der Erfindung ist in Figur 3 dargestellt.
Insbesondere ermöglicht es die Erfindung, dass das Halbleitermaterial in der Halbleitermaterial-Nanopartikel-Dispersion HND jegliche Art einer Dotierung, d.h. p- dotiert, n-dotiert oder aber undotiert ist.
Entsprechend können auch wie zuvor beschrieben unterschiedliche Halbleitermaterial-Nanopartikel-Dispersionen HND mit unterschiedlichen Dotierungen nacheinander wie zuvor beschrieben zum Einsatz kommen.
Insbesondere kann das Halbleitermaterial in der Halbleitermaterial-Nanopartikel- Dispersion HND Si, Se, Ge oder einen Ill-V-Halbleiter, beispielsweise InP, GaAs, ... aufweisen.
Mittels der vorbezeichneten Erfindung ist es insbesondere möglich auch flexible Substrate S zu bearbeiten. Flexible Substrate S können beispielsweise Polymerfolie, flexible Leiterplatten, Papierartige Materialien als auch gewebeartige Träger sein.
Ohne weiteres können aber auch unflexible Materialien als Substrate S wie z.B. Wafer zum Einsatz kommen.
Mittels der Erfindung ist somit möglich mit kostengünstigem druckbarem Dünnfilmverfahren Bauelemente, aufweisend eine Schottky-Diode, herzustellen, die auch in Hochfrequenzanwendungen über die geforderten elektrischen Eigenschaften der typischen Dioden-Charakteristik verfügen. Dies wird insbesondere dadurch erreicht, dass es nunmehr möglich ist, kristalline Dioden mittels der erfindungsgemäßen Technik herzustellen. Der Begriff kristallin ist in Bezug auf die Erfindung nicht limitierend zu verstehen und umfasst auch poly- oder mikrokristalline mu-Konen. Zudem erlaubt es die Erfindung auch, in gleicher Weise amorphe mu- Konen herzustellen.
Insbesondere können so mittels kostengünstiger Technik Schottky-Dioden mit typischen Dioden-Eigenschaften nicht nur bei 20 MHz und mehr sondern bis in den GHz-Bereich hinein (> 1 GHz, insbesondere > 2 GHz, und bevorzugt > 10 GHz) kostengünstig realisiert werden.
Claims
1 . Verfahren zur Herstellung von Bauelementen, aufweisend eine Schottky- Dioden mittels Drucktechnik, aufweisend die Schritte:
• Aufbringen und Abscheiden (100) einer Halbleitermaterial-Nanopartikel- Dispersion (HND) auf eine erste Elektrode (Ε-ι), welche auf einem Substrat (S) angeordnet ist,
• Einstrahlen (200) von Laserlicht (L) auf die abgeschiedene Halbleitermaterial-Nanopartikel-Dispersion (HND) zur Formierung eines mu-Konus (C-i, C2) mit einem Boden und einer Spitze, wobei der Boden des mu-Konus mit der ersten Elektrode (E-i) verbunden ist,
• Einbetten (300) des so formierten mu-Konuses (C-i , C2) in eine elektrisch isolierende Polymermatrix (P),
• Aufbringen (500) einer zweiten Elektrode (E2), sodass die Spitze des mu- Konus (C-i, C2) mit der zweiten Elektrode (E2) verbunden ist.
2. Verfahren nach Anspruch 1 , dadurch gekennzeichnet, dass vor dem Aufbringen (500) der zweiten Elektrode (E2) die Spitze des mu-Konus (C-i , C2) (kontrolliert) freigeätzt (400) wird.
3. Bauelement aufweisend eine Schottky-Diode aufweisend:
• zumindest einen mu-Konus (Ci ; C2) mit einem Boden und einer Spitze,
• wobei der mu-Konus (C-i ; C2) Halbleitermaterial aufweist,
• wobei der mu-Konus (C-i ; C2) in eine elektrisch isolierende Polymermatrix (P) eingebettet ist,
• wobei der Boden des mu-Konus (C-i ; C2) mit einer ersten Elektrode (E-i) auf der Seite eines Substrats und die Spitze des mu-Konus (C-i ; C2) mit einer zweiten Elektrode (E2) verbunden ist,
• wobei entweder die erste Elektrode (E-i ) oder die zweite Elektrode (E2) mit dem mu-Konus (Ci ; C2) einen Schottky-Kontakt (SC) bildet und die jeweils andere Elektrode (E2; E-i ) einen im Wesentlichen ohmschen Kontakt (OC) bildet.
4. Bauelement nach Anspruch 3, dadurch gekennzeichnet, dass das Halbleitermaterial p-dotiert ist.
5. Bauelement nach Anspruch 3, dadurch gekennzeichnet, dass das Halbleitermaterial n-dotiert ist.
6. Bauelement nach Anspruch 3, dadurch gekennzeichnet, dass das Halbleitermaterial undotiert ist.
7. Bauelement nach einem der vorhergehenden Ansprüche 3 bis 6, dadurch gekennzeichnet, dass das Halbleitermaterial Si, Se, Ge oder einen l l l-V- Halbleiter aufweist.
8. Bauelement nach einem der vorhergehenden Ansprüche 3 bis 7, dadurch gekennzeichnet, dass die Polymermatrix (P) zumindest eines aus der Gruppe der Acrylsäureester, Polyurethane, Silikone oder Epoxidharze aufweist, wie beispielsweise Polyimide, Polycarbonate, und/oder Polyacrylate aufweist.
9. Bauelement nach einem der vorhergehenden Ansprüche 3 bis 8, dadurch gekennzeichnet, dass das Substrat (S) flexibel ist.
