Description
Claims (12)
- 加工対象物にレーザ光を集光することにより、切断予定ラインに沿って前記加工対象物に改質領域を形成するレーザ加工装置であって、
前記レーザ光を出射するレーザ光源と、
前記レーザ光源により出射された前記レーザ光を前記加工対象物に集光する集光光学系と、
前記レーザ光が少なくとも第1加工光及び第2加工光を含む0次光及び±n次光(nは自然数)に分岐されて、前記集光光学系により前記第1加工光が第1集光点に集光されると共に前記第2加工光が第2集光点に集光されるように、前記レーザ光源により出射された前記レーザ光を変調する空間光変調器と、
前記加工対象物に集光される前記0次光及び前記±n次光のうち前記第1加工光及び前記第2加工光に対して外側に集光される光を遮断する光遮断部と、を備え、
前記0次光及び前記±n次光のそれぞれの集光点は、前記加工対象物において、次数を示す数値が大きくなるほど、又は前記数値が小さくなるほど、前記レーザ光の入射側とは反対側の前記加工対象物の第1表面側に位置し、且つ前記切断予定ラインに沿った前記レーザ光の相対的移動方向における前側に位置する位置関係を有する、レーザ加工装置。 - 加工対象物にレーザ光を集光することにより、切断予定ラインに沿って前記加工対象物に改質領域を形成するレーザ加工装置であって、
前記レーザ光を出射するレーザ光源と、
前記レーザ光源により出射された前記レーザ光を前記加工対象物に集光する集光光学系と、
前記レーザ光が少なくとも第1加工光及び第2加工光を含む0次光及び±n次光(nは自然数)に分岐されて、前記集光光学系により前記第1加工光が第1集光点に集光されると共に前記第2加工光が第2集光点に集光されるように、前記レーザ光源により出射された前記レーザ光を変調する空間光変調器と、
前記加工対象物に集光される前記0次光及び前記±n次光のうち前記第1加工光及び前記第2加工光に対して前記レーザ光の入射側とは反対側の前記加工対象物の第1表面側に集光される光を遮断する光遮断部と、を備え、
前記0次光及び前記±n次光のそれぞれの集光点は、前記加工対象物において、次数を示す数値が大きくなるほど、又は前記数値が小さくなるほど、前記レーザ光の入射側とは反対側の前記加工対象物の第1表面側に位置し、且つ前記切断予定ラインに沿った前記レーザ光の相対的移動方向における前側に位置する位置関係を有する、レーザ加工装置。 - 前記光遮断部は、前記加工対象物に集光される前記0次光及び前記±n次光のうち前記第1加工光及び前記第2加工光に対して前記レーザ光の入射側の前記加工対象物の第2表面側に集光される光を更に遮断する、請求項2記載のレーザ加工装置。
- 前記第1加工光及び前記第2加工光は、前記加工対象物に集光される前記0次光及び前記±n次光のうち前記0次光及び±1次光から選択され、
前記光遮断部は、前記加工対象物に集光される前記±n次光のうち+3次光を遮断する、請求項1~3のいずれか一項記載のレーザ加工装置。 - 前記光遮断部は、前記加工対象物に集光される前記±n次光のうち±2次光及び-3次光を更に遮断する、請求項4記載のレーザ加工装置。
- 前記光遮断部は、前記第1加工光及び前記第2加工光を通過させる開口を有する、請求項1~5のいずれか一項記載のレーザ加工装置。
- レンズとして機能する第1光学素子及び第2光学素子を有する調整光学系を更に備え、
前記第1光学素子及び前記第2光学素子は、前記空間光変調器と前記第1光学素子との間の光路の距離が前記第1光学素子の第1焦点距離となり、前記集光光学系と前記第2光学素子との間の光路の距離が前記第2光学素子の第2焦点距離となり、前記第1光学素子と前記第2光学素子との間の光路の距離が前記第1焦点距離と前記第2焦点距離との和となり、前記第1光学素子及び前記第2光学素子が両側テレセントリック光学系となるように、配置されており、
前記光遮断部は、前記第1光学素子と前記第2光学素子との間のフーリエ面上に設けられている、請求項6記載のレーザ加工装置。 - 前記光遮断部は、前記集光光学系の光入射部に設けられている、請求項6記載のレーザ加工装置。
- 前記空間光変調器は、遮断する光の少なくとも一部が前記開口の外側を通過するように前記レーザ光を変調する、請求項6~8のいずれか一項記載のレーザ加工装置。
- 前記第1表面には、2次元状に配置された複数の機能素子、及び隣り合う前記機能素子の間の領域に配置された金属パターンが設けられており、
前記切断予定ラインは、前記第1表面に垂直な方向から見た場合に隣り合う前記機能素子の間の領域を通るように設定される、請求項1~9のいずれか一項記載のレーザ加工装置。 - 加工対象物にレーザ光を集光することにより、切断予定ラインに沿って前記加工対象物に改質領域を形成するレーザ加工方法であって、
前記レーザ光が少なくとも第1加工光及び第2加工光を含む0次光及び±n次光(nは自然数)に分岐されて、前記第1加工光が第1集光点に集光されると共に前記第2加工光が第2集光点に集光されるように、前記レーザ光を変調し、前記加工対象物に集光される前記0次光及び前記±n次光のうち前記第1加工光及び前記第2加工光に対して外側に集光される光を遮断し、前記加工対象物において前記第1集光点及び前記第2集光点のそれぞれに対応する複数の領域のそれぞれに前記改質領域を形成する工程を備え、
前記0次光及び前記±n次光のそれぞれの集光点は、前記加工対象物において、次数を示す数値が大きくなるほど、又は前記数値が小さくなるほど、前記レーザ光の入射側とは反対側の前記加工対象物の第1表面側に位置し、且つ前記切断予定ラインに沿った前記レーザ光の相対的移動方向における前側に位置する位置関係を有する、レーザ加工方法。 - 加工対象物にレーザ光を集光することにより、切断予定ラインに沿って前記加工対象物に改質領域を形成するレーザ加工方法であって、
前記レーザ光が少なくとも第1加工光及び第2加工光を含む0次光及び±n次光(nは自然数)に分岐されて、前記第1加工光が第1集光点に集光されると共に前記第2加工光が第2集光点に集光されるように、前記レーザ光を変調し、前記加工対象物に集光される前記0次光及び前記±n次光のうち前記第1加工光及び前記第2加工光に対して前記レーザ光の入射側とは反対側の前記加工対象物の第1表面側に集光される光を遮断し、前記加工対象物において前記第1集光点及び前記第2集光点のそれぞれに対応する複数の領域のそれぞれに前記改質領域を形成する工程を備え、
前記0次光及び前記±n次光のそれぞれの集光点は、前記加工対象物において、次数を示す数値が大きくなるほど、又は前記数値が小さくなるほど、前記レーザ光の入射側とは反対側の前記加工対象物の第1表面側に位置し、且つ前記切断予定ラインに沿った前記レーザ光の相対的移動方向における前側に位置する位置関係を有する、レーザ加工方法。
