Abstract
高い電界効果移動度、ON/OFF比を示し且つノーマリーオフで変動の少ない閾値電圧(Vth)を有し、実用に耐える優れた性能を有する有機トランジスタの形成を可能とする活性エネルギー線硬化による絶縁膜を提供する。活性エネルギー線重合性を有するシルセスキオキサン化合物に、特定の活性エネルギー線重合性二重結合を含有する化合物を併用し、これら材料を用い活性エネルギー線重合により水接触角が85°~115°の薄膜を形成することで、優れた薄膜絶縁性、耐溶剤性に加え、有機薄膜トランジスタ用のゲート絶縁膜として優れた電界効果移動度及びON/OFF比を有し、ノーマリーオフでかつ閾値電圧(Vth)の変動が少なく特性安定性に優れた実用性の高いトランシスタを形成できる。
Description
本発明は、絶縁膜用活性エネルギー線硬化半導体用絶縁膜及びそれを用いた有機薄膜トランジスタの製造方法に関する。
近年、従来のシリコンプロセスで製造されるシリコン薄膜トランジスタに替わり、軽量、フレキシブルで堅牢性に優れ、安価な生産が期待できるウェットプロセスによる印刷有機トランジスタの研究開発が盛んに行われている。印刷有機トランジスタの機能層の中で絶縁膜はもっとも重要な構成要素の一つである。ウェットプロセスでの適用が可能で且つ従来のシリコンプロセスで用いられている無機物からなる絶縁膜と同等の性能を有する絶縁材料として、有機-無機のハイブリット材料であるポリシルセスキオキサン系化合物が注目されている。
非反応性のポリシルセスキオキサンに、(メタ)アクリロイル基を含有するモノマーを混合させ、これを支持体上に塗布し、活性エネルギー線照射をさせて絶縁膜を形成する方法(特許文献1)や、(メタ)アクリロイル基を含有するシルセスキオキサンと、ウレタン(メタ)アクリレートオリゴマーと、単官能(メタ)アクリレートを含有する活性エネルギー線硬化性組成物(特許文献2)が知られている。更に(メタ)アクリロイル基を含有するシルセスキオキサンと、トリス(2-ヒドロキシルエチル)イソシアヌル酸のアクリル酸エステルとを含有する活性エネルギー線硬化性組成物(非特許文献1)も知られている。
しかしながら、特許文献1に記載されたインキは、低温短時間で絶縁膜が得られるという長所はあるものの、それ自体では実質的に活性エネルギー線による架橋性を有しないポリシルセスキオキサンに、活性エネルギー線重合性の(メタ)アクリル酸エステル系化合物を混合物したものであり、それから得られる絶縁膜は前記活性エネルギー線重合性化合物の重合体ネットワーク中に、当該ポリシルセスキオキサン分子が点在的に捕捉され、分散した状態の絶縁膜である。
絶縁膜は、薄膜トランジスタ(TFT)特性に最も大きな影響を及ぼすが、特許文献1のインキから得られる絶縁膜では、ポリシルセスキオキサン分子と、前記重合体分子との間に共有結合が存在しないため、ポリシルセスキオキサンが本来有すると思われる優れた特徴が充分に引き出されておらず、例えば、電界効果移動度並びにON/OFF比の点で劣る有機薄膜トランジスタしか得られない、という欠点を内在している。
特許文献2に記載された組成物の硬化物は、ポリシルセスキオキサン分子と、前記重合体分子との間に共有結合が存在するものの、有機半導体用絶縁膜への適用についてはなんら言及されておらず、また架橋硬化物の表面撥液性の知見もない。
非特許文献1に記載された組成物の硬化物は、絶縁膜として用いられておらず、環状構造を有する二官能(メタ)アクリレートとの重合皮膜は、有機薄膜トランジスタへの適用を前提とした場合、電界効果移動度及びON/OFF比は、依然不満足なものであった。

すなわち、本発明が解決しようとする技術的課題は、高い電界効果移動度、ON/OFF比を示し且つノーマリーオフで変動の少ない閾値電圧(Vth)を有し、実用に耐える優れた性能を有する有機トランジスタの形成を可能とする活性エネルギー線硬化による絶縁膜を提供することにある。
本発明者等は、上記した実用に鑑みて鋭意検討したところ、活性エネルギー線重合性を有するシルセスキオキサン化合物に、特定の活性エネルギー線重合性二重結合を含有する化合物を併用し、これら材料を用い活性エネルギー線重合により水接触角が85°~115°の薄膜を形成することで、優れた薄膜絶縁性、耐溶剤性に加え、有機薄膜トランジスタ用のゲート絶縁膜として優れた電界効果移動度及びON/OFF比を有し、ノーマリーオフでかつ閾値電圧(Vth)の変動が少なく特性安定性に優れた実用性の高いトランシスタを形成できることを見出し、本発明を完成するに至った。
即ち本発明は、以下の構成を有する。
1.活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)と、活性エネルギー線重合性基を2個以上有する架橋促進化合物(B)とを必須成分とする活性エネルギー線硬化インクを活性エネルギー線で架橋重合させた半導体用絶縁膜において、
膜厚が0.1μm~5μmの範囲であり、
該膜の表面の水接触角が85°~115°であることを特徴とする半導体用絶縁膜、
2.活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)の活性エネルギー線重合性基が(メタ)アクリロイル基、又はオキセタニル基である1.記載の半導体用絶縁膜、
3.活性エネルギー線重合性基を2個以上有する架橋促進化合物(B)が、(メタ)アクリロイル基を3~6個有する化合物、又はマレイミド化合物である1.、又は2.記載の半導体用絶縁膜、
4.前記活性エネルギー線硬化インクが活性エネルギー線重合性のフッ素系界面活性剤を含有する1.~3.の何れかに記載の半導体用絶縁膜、
5.1.~4.の何れかに記載の半導体用絶縁膜を用いた有機薄膜トランジスタ。

本発明の絶縁膜は、薄膜トランジスタのゲート絶縁膜、層間絶縁膜、保護膜等として適用できる。本発明の絶縁膜をTFT等の有機トランジスタのゲート絶縁膜として適用すれば、優れた電界効果移動度およびON/OFF比を有し、ノーマリーオフで変動の少ない閾値電圧を有する実用性の高い有機トランジスタを形成できる。
また、本発明のトランジスタは、UV、EB、可視光等の活性エネルギー線により実質的に非加熱/短時間で架橋系絶縁膜を用いることで、フィルム基板等への熱ダメージが無く、PET等の安価なフィルムを用いて、フレキシブルで、高性能で安定性に優れた有機TFTを短タクトで簡便に形成することができる。
以下、本発明を詳細に説明する。
本発明の絶縁膜は活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)と、活性エネルギー線重合性基を2個以上有する架橋促進化合物(B)とを必須成分とする活性エネルギー線硬化インクを活性エネルギー線で架橋重合させた半導体用絶縁膜であって、該膜の表面の水接触角が85°~115°であることを特徴とする半導体用絶縁膜である。
シルセスキオキサンとは、単位組成式(RSiO3/2)nで示される3官能性ポリシロキサンを意味し、当該Rがメチル基及び/又はフェニル基のものがよく知られている。ポリシロキサン、いわゆるシリコーンは、単位組成式R2SiOで表され、シリカは同様にSiO2にて表され、シルセスキオキサンとこれらは定義上明確に区別されるが、シルセスキオキサンは、シリコーンとシリカの中間に位置する存在である。
シルセスキオキサン構造としては、ランダム構造、完全カゴ型構造、ハシゴ型構造、不完全カゴ型構造等が知られている。本発明に記載のシルセスキオキサン化合物はかかる構造に制限は無く、これらの構造の単一物であっても、化合物同士の混合物であっても、また、これら構造が複数個繋がった構造の化合物であっても良い。
本発明の絶縁膜形成に用いる、活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)は、主骨格としてシルセスキオキサン構造を有しておればよく、例えばシリコーン構造を同一分子中に有していても良い。このシリコーン構造としてはジメチルシロキサン構造が、硬化物の表面エネルギーを低下させ撥液性表面を得ることができる点で好ましい。さらに同シスセスキオキサン化合物はUV、EB、キセノンランプ光等の活性エネルギー線により直接、間接的に架橋構造を形成するいわゆる活性エネルギー線官能基を有することを特徴とする。
これら官能基として、(メタ)アクリロイル基、オキセタン基、エポキシ基、チオール基、マレイミド基のほかメチレン、エチレン等の各種アルキレン基、イソシアナート基、水酸基、アルコキシシリル基等が挙げられる。これら官能基を有するシルセスキオキサン化合物は単体で用いられても良くまた各々異なる官能基を有するシルセスキオキサン化合物の混合体でも良くまた同一分子内に異なる官能基を有する場合でも良い。中でも(メタ)アクロイル基、又はオキセタン基を官能基として有するシスセスキオキサンは保存安定性に優れ且つ活性エネルギー線照射での架橋性に優れ好ましい。
(メタ)アクロイル基を含有するシルセスキオキサン化合物として、例えば、東亜合成株式会社SQシリーズのMACグレードや同ACグレードを用いることが出来る。MACグレードは、メタクリロイル基を含有するシルセスキオキサン化合物であり、具体的には、例えば、MAC-SQ TM-100、MAC-SQ SI-20、MAC-SQ HDM等が挙げられ、ACグレードは、アクリロイル基を含有するシルセスキオキサン化合物であり、具体的には、例えば、具体的には、例えば、AC-SQ TA-100、AC-SQ SI-20等が挙げられる。
また、官能基として、オキセタニル基を有するシルセスキオキサン化合物として例えば、東亜合成株式会社SQシリーズのOXグレードを用いることが出来る。具体的には例えば、OX-SQ SI-20,OX-SQ ME-20、OX-SQ HDX等が挙げられる。
シルセスキオキサンの合成法としては、通常の方法を用いることができる。例えば、BrownらのJ.Am.Chem.Soc.,1965,87,4313や、米国特許第5942638号明細書等、各種の方法が挙げられる。
シルセスキオキサンの数平均分子量は、ゲルパーミエーションクロマトグラフィー(GPC)法を用いて測定したポリスチレン換算値を採用することが出来る。
シルセスキオキサンの分子構造の解析は、核磁気共鳴スペクトル法(NMR法:VogtらのInorga.Chem.2,189(1963))、赤外吸収スペクトル法、X線構造解析法(LarssonらのAlkiv Kemi,16,209(1960))、質量分析法を用いて行うことができる。シルセスキオキサンは、溶剤に可溶な性質を有するものが多く、GPCによる分子量測定も容易に行うことができる。また、分子構造を同定する測定方法において、水素原子(1H)又はケイ素原子(29Si)に着目した核磁気共鳴スペクトル法(NMR法)は、極めて有用な手法である。特に、29Si-NMR法では、ケイ素原子が結合している隣の酸素原子の個数を定量化することが可能である。
本発明の半導体用絶縁膜の全架橋成分中のシルセスキオキサンの質量含有率は好ましくは30%~80%であり、さらに好ましくは40%~70%である。シルセスキオキサン構造の含有率がこの範囲より少ないと絶縁膜の高周波応答性が低下し好ましくない。またシルセスキオキサン構造がこれより多くなり、残りの架橋補助成分が20%以下となると絶縁膜の架橋密度が十分でなく膜の耐電圧性や耐溶剤性が低下し好ましくない。
本発明の半導体用絶縁膜は活性エネルギー線により架橋硬化させることを特徴とするが必要に応じ、プレキュア、ポストキュア等の加熱処理を行うこともできる。また本発明の半導体用絶縁膜は活性エネルギー線重合性基の反応率が85%以上の重合架橋膜であって、トルエン、キシレン、クロロホルム、THF、アセトン、メシチレン、クロルベンゼン、ジクロロベンゼン、メシチレン、テトラリン、アニソール等の炭化水素系、芳香族系、ハロゲン系等の有機半導体の溶剤に実質的な耐性を有することを特徴とする。活性エネルギー線重合性基の反応率は硬化膜のIR測定により容易に確認できる。
本発明の半導体用絶縁膜は活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)と、活性エネルギー線重合性基を分子内に2個以上含有するする架橋促進化合物(B)を必須成分とする活性エネルギー線硬化インクを活性エネルギー線重合させた重合膜であることを特徴とする。
活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)に活性エネルギー線重合性基を分子内に2個以上含有する架橋促進化合物(B)を混合することにより、実質的に活性エネルギー線硬化のみより強固な架橋構を形成でき、薄膜形成性、耐溶剤性といった半導体用絶縁膜に必要となる膜質を実現できる。
活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)に活性エネルギー線重合性基を分子内に2個以上含有する架橋促進化合物(B)を混合することにより、実質的に活性エネルギー線硬化のみより強固な架橋構を形成でき、薄膜形成性、耐溶剤性といった半導体用絶縁膜に必要となる膜質を実現できる。
ここで言う架橋促進化合物(B)の活性エネルギー線重合性基とはUV、EB、キセノンランプ光等の活性エネルギー線により直接、間接的に架橋構造を形成するいわゆる官能基を有することを特徴とする。これら官能基として、(メタ)アクリロイル基、オキセタニル基、エポキシ基、チオール基、マレイミド基のほかメチレン、エチレン等の各種アルキレン基、イソシアナート基、水酸基、アルコキシシリル基等が挙げられる。
いずれの官能基を有する2官能以上の架橋促進化合物(B)を用いるかは、本発明に用いるシルセスキオキサン化合の有する活性エネルギー線重合性基との反応性や適用する活性エネルギー線の種類等により適宜選択できる。
官能基として(メタ)アクロイル基を有するシルセスキオキサン化合物(A)を用いる場合、(メタ)アクロイル基、チオール基、マレイミド基を有する2官能以上の架橋促進化合物(B)が好適に適用できる。
(メタ)アクロイル基を有する架橋促進化合物(B)として、各種エポキシアクリレート、各種ウレタンアクリレート、各種ポリエステルアクリレート、各種ポリブタジエンアクリレート、各種シリコーンアクリレーと、各種アミノ樹脂アクリレート等が使用できる。
これら化合物例として、エチレングルコールジ(メタ)アクリレート、プロピレングルコールジ(メタ)アクリレート、テトラメチレンエーテルグリコールジ(メタ)アクリレート、トリメチロールプロパンジ(メタ)アクリレート、トリメチロールプロパンまたはそのアルキレンオキシド付加物のトリ(メタ)アクリレート等の環状構造を有さない重合性二重結合を3個含有する(メタ)アクリレート、ペンタエリスリトールまたはそのアルキレンオキシド付加物のテトラ(メタ)アクリレート等の環状構造を有さない重合性二重結合を4個含有する(メタ)アクリレート、ジペンタエリスリトールまたはそのアルキレンオキシド付加物のヘキサ(メタ)アクリレート等の環状構造を有さない重合性二重結合を6個含有する(メタ)アクリレート、トリス(2-ヒドロキシルエチル)イソシアヌル酸のアクリル酸エステル、イソホロンジイソシアネートとヒドロキシエチル(メタ)アクレートとの付加物の様な環状構造を有する重合性二重結合を2個以上含有する(メタ)アクリレート、スチレン、α-メチルスチレン、t-ブチルスチレン等のスチレン化合物、(メタ)アクリル酸メチル、(メタ)アクリル酸メチル、(メタ)アクリル酸2-エチルヘキシル、(メタ)アクリル酸ラウリル、(メタ)アクリル酸ステアリル、(メタ)アクリル酸ベンジル等の(メタ)アクリル酸エステルの様な(メタ)アクリロイル基を1個含有する化合物や、ポリエーテル(メタ)アクリレート、ポリエステル(メタ)アクリレート、ポリウレタン(メタ)アクリレートの様な、分子量1000を越えるオリゴ(メタ)アクリレート等を挙げることが出来る。
これら化合物例として、エチレングルコールジ(メタ)アクリレート、プロピレングルコールジ(メタ)アクリレート、テトラメチレンエーテルグリコールジ(メタ)アクリレート、トリメチロールプロパンジ(メタ)アクリレート、トリメチロールプロパンまたはそのアルキレンオキシド付加物のトリ(メタ)アクリレート等の環状構造を有さない重合性二重結合を3個含有する(メタ)アクリレート、ペンタエリスリトールまたはそのアルキレンオキシド付加物のテトラ(メタ)アクリレート等の環状構造を有さない重合性二重結合を4個含有する(メタ)アクリレート、ジペンタエリスリトールまたはそのアルキレンオキシド付加物のヘキサ(メタ)アクリレート等の環状構造を有さない重合性二重結合を6個含有する(メタ)アクリレート、トリス(2-ヒドロキシルエチル)イソシアヌル酸のアクリル酸エステル、イソホロンジイソシアネートとヒドロキシエチル(メタ)アクレートとの付加物の様な環状構造を有する重合性二重結合を2個以上含有する(メタ)アクリレート、スチレン、α-メチルスチレン、t-ブチルスチレン等のスチレン化合物、(メタ)アクリル酸メチル、(メタ)アクリル酸メチル、(メタ)アクリル酸2-エチルヘキシル、(メタ)アクリル酸ラウリル、(メタ)アクリル酸ステアリル、(メタ)アクリル酸ベンジル等の(メタ)アクリル酸エステルの様な(メタ)アクリロイル基を1個含有する化合物や、ポリエーテル(メタ)アクリレート、ポリエステル(メタ)アクリレート、ポリウレタン(メタ)アクリレートの様な、分子量1000を越えるオリゴ(メタ)アクリレート等を挙げることが出来る。
官能基としてチオール基を有する2官能以上の架橋促進化合物(B)として例えば、トリメチロールエタントリス(3-メルカプトブチレート)トリメチロールプロパントリス(3-メルカプトブチレート)、ペンタエリスリトールテトラキス(3-メルカプトブチレート)、1,4ビス(3-メルカプトブチルオキシ)ブタン等が好適に使用できる
本発明の絶縁膜形成に官能基としてオキセタニル基を有するシルセスキオキサン化合物を用いる場合、エポキシ基、ビニルエーテル基を官能基として有する架橋促進化合物(B)を好適に用いることができる。このような化合物として例えば、ビスフェノールA型エポキシ、ビスフェノールBA型エポキシ、ビスフェノールF型エポキシ、ビスフェノールAD型エポキシ、フェノールノボラック型エポキシ、クレゾールノボラック型エポキシ、脂環式エポキシ、フルオレン系エポキシ、ナフタレン系エポキシ、グリシジルエステル化合物、グリシジルアミン化合物、複素環式エポキシ、α‐オレフィンエポキシ等を挙げることができる。特に、脂環式エポキシ化合物は優れた硬化皮膜が得られることから好適に適用できる。
脂環式エポキシとして例えば、3,4-エポキシシクロヘキシルメチル-3’,4’-エポキシシクロヘキサンカルボキシレート及びこのε-カプロラクトン変成物、ビス-(3,4エポキシシクロヘキシルメチル)アジペート、ジエポキシリモネン等が好適に使用できる。
また、これらエポキシ化合物と併用して、1,4-ビス{[(3-エーテル-3-オキタセル)メトキシメチル]ベンゼン、3-エーテル-3-{[(3-エチルオキセタン-3-イル)メトキシ]メチル}オキセタン等のオキセタン化合物や、ジアリルフタレート、ジビニルエチレンウレア、アジピン酸ジビニル等のビニル化合物や、エチレングリコール、トリメチロールプロパン、各種ポリエーテルポリオール、各種ポリエステルポリオール、各種カプロラクトンポリオールが適用できる。
また、これらエポキシ化合物と併用して、1,4-ビス{[(3-エーテル-3-オキタセル)メトキシメチル]ベンゼン、3-エーテル-3-{[(3-エチルオキセタン-3-イル)メトキシ]メチル}オキセタン等のオキセタン化合物や、ジアリルフタレート、ジビニルエチレンウレア、アジピン酸ジビニル等のビニル化合物や、エチレングリコール、トリメチロールプロパン、各種ポリエーテルポリオール、各種ポリエステルポリオール、各種カプロラクトンポリオールが適用できる。
また、一分子内に、エポキシ基、オキセタン基、ビニル基等のカチオン反応性の単一官能基を有する化合物だけでなく、同一分子内に複数種類の官能基を有する化合物が適用可能である。例えば、同一分子内にビニルエーテル基とエポキシ基を含有する化合物やプロペニルエーテル基とエポキシ基を有する反応性化合物等が適用できる。
また、必要に応じて(メタ)アクロイル基を有するラジカル架橋硬化機構を有する反応性成分とオキセタン基、エポキシ基等のカチオン架橋硬化機構のハイブリット化を行っても良い。ハイブリット化は、例えばエポキシ化合物、オキセタン化合物、ビニル化合物等を反応性化合物として含有するカチオン硬化型組成物にアクロイル基含有化合物等のラジカル硬化型成分及び必要に応じてラジカル硬化開始剤を混合することにより得られる。アクロイル基含有化合物として例えば、(メタ)アクリル酸(ビニロキシ)エーテル等の同一分子中にカチオン重合性のビニルエーテルとラジカル重合性のアクロイル基を有する化合物等が好適に挙げられる。
本発明の(メタ)アクリロイル基および/又はオキセタニル基を含有するシルセスキオキサン化合物は、架橋促進化合物(B)としてマレイミド化合物と併用される。特に(メタ)アクロイル基を含有するシルセスキオキサン化合物とマレイミド化合物との混合は活性エネルギー線としUV光を使用した場合でも後記する光重合開始剤を実質上併用することなく、架橋硬化した半導体用絶縁膜を得ることが可能となる。併せて、本発明者らは、本絶縁膜を有機トランジスタのゲート絶縁膜に適用した場合、該有機トランジスタの電界効果移動度が著しく向上することを見出し本発明に至った。
この様なマレイミド化合物(B)としては、例えば、4,4’-ジフェニルメタンビスマレイミド、ポリフェニルメタンマレイミド、m-フェニレンビスマレイミド、ビスフェノールAジフェニルエーテルビスマレイミド、4-メチル-1,3-フェニレンビスマレイミド、1,6-ビスマレイミド-(2,2,4-トリメチル)へキサン、3,3’-ジメチル-5,5’-ジエチル-4,4’-ジフェニルメタンビスマレイミド、マレイミドアクリレート等を用いることが出来る。
中でも一般式(1)で示されるマレイミド化合物の適用が好ましい
(式中、m及びn は、各々独立した1~5の整数を表わすが、m+nが6以下である。
R11 及びR12 は、各々独立して、アルキレン基、シクロアルキレン基、シクロアルキルアルキレン基からなる群より選ばれる炭化水素結合を表わす。G1及びG2 は各々独立して-COO-、又は-OCO-で表わされるエステル結合を表わす。R2は、直鎖アルキレン基、分枝アルキレン基、シクロアルキレン基からなる群より選ばれる少なくとも1つの有機基がエーテル結合及びエステル結合からなる群より選ばれる少なくとも1つの結合で結ばれた平均分子量100~100,000の(ポリ)エーテル連結鎖又は(ポリ)エステル連結鎖を表わす)。
R11 及びR12 は、各々独立して、アルキレン基、シクロアルキレン基、シクロアルキルアルキレン基からなる群より選ばれる炭化水素結合を表わす。G1及びG2 は各々独立して-COO-、又は-OCO-で表わされるエステル結合を表わす。R2は、直鎖アルキレン基、分枝アルキレン基、シクロアルキレン基からなる群より選ばれる少なくとも1つの有機基がエーテル結合及びエステル結合からなる群より選ばれる少なくとも1つの結合で結ばれた平均分子量100~100,000の(ポリ)エーテル連結鎖又は(ポリ)エステル連結鎖を表わす)。
さらに好ましくは一般式(2)で示されるマレイミド化合物の適用である

本発明の半導体用絶縁膜は膜表面が撥液性であることを特徴とする。撥液性は膜表面の水の動的接触角で代用することができる。本発明の絶縁膜は膜表面の水の動的接触角が85°~115°、さらに好ましくは90°~110°であることを特徴とする。このような撥液表面を実現することにより、本発明の絶縁膜を有機トランジスタのゲート絶縁膜に適用した場合、優れた電界効果移動度と高いON/OFF比を有し、且つノーマリーオフでVthの変動の少ない安定した電気特性を有する有機トランジスタを形成できる。これは高度に架橋されたシルセスキオキサン構造を含有し且つ撥液性の高い本絶縁膜表面が、絶縁膜と半導体層界面に形成される導電チャネル形成において、トランジスタの電気特性に悪影響を及ぼす水の影響を無くす効果を有するとともに、優れたトランジスタ特性を発現するのに適した有機半導体の分子構造の形成を助長するためであると考えられる。むろんこれは本発明をなんら制限するものではない。膜の水の動的接触角が115°より大きくになると該膜の上に形成される例えば半導体層等を均一に形成することが困難となり好ましくない。
本発明の半導体用絶縁膜は、シリコーン系界面活性剤、フッ素系界面活性剤等の各種表面エネルギー調整剤を膜に含有していても良い。この様な表面エネルギー調整剤の添加により、膜表面の平滑性や撥液性を向上することができる。
なかでもフッ素系界面活性剤は、有機半導体との相性に優れ、撥液性や、表面平滑といった膜質を向上させるだけでなく、有機トランジスタの電気特性も向上できるのでより好ましい。
好ましいフッ素系界面活性剤としては、直鎖状のパーフルオロアルキル基、パーフルオロアルキレン結合、またはパーフルオロオキシフルオロアルキル基、パーフルオロオキシフルオロアルキレン結合を分子内に有し、そのフルオロアルキル鎖長がC4以上8未満のノニオン系のフッ素系界面活性剤である。
具体的には、例えば、パーフルオロアルキル基含有(メタ)アクリレートやパーフルオロオキシフルオロアルキル基含有(メタ)アクリレートと他の共重合可能な単量体との共重合体を挙げることが出来る。パーフルオロアルキル基の炭素鎖長がC4以上のノニオン系のフッ素系界面活性剤としては、例えば、メガファックF-482、メガファックF-470(R-08)、メガファックF-472SF、メガファックR-30、メガファックF-484、メガファックF-486、メガファックF-172D、メガファックF178RM、メガファックF555(以上、いずれもDIC株式会社製)等がある。
なかでも活性エネルギー線重合性のフッ素系界面活性剤の適用が最も好ましい。このフッ素系界面活性剤は本発明の半導体用絶縁膜の表面において、重合性二重結合を有するフッ素系界面活性剤との共重合体に基づく重合皮膜が絶縁膜皮膜表面に形成されることから、トランジスタを形成する絶縁膜に接する他の構成要素、例え有機半導体層への耐ブリード性に優れ、経時的に安定した電気特性を有するトランジスタを形成できる。この様な重合性二重結合を有するフッ素系界面活性剤としては、具体的には、メガファックRS-75、RS-72-K(以上、いずれもDIC株式会社製)等を挙げることが出来る。
上記した界面活性剤は、例えば、質量換算で化合物(A)と(B)の合計100部当たり0.01~10部用いることが出来る。

本発明の半導体用絶縁膜を形成する活性エネルギー線硬化化合物インクは活性エネルギー線を照射して重合硬化することで、絶縁性の重合皮膜を得ることが出来る。ここで活性エネルギーとしては、紫外線、可視光線の他、電子線、X線等の高活性エネルギー線を用いることもできる。
紫外線、可視光線を用いて光硬化させる場合、必要に応じ重合系の官能基に適した光重合開始剤を添加することができる。

本発明の有機半導体用絶縁膜を形成するのに官能基として(メタ)アクロイル基を有するシルセスキオキサン化合物(A)および/又は架橋促進化合物(B)を使用する場合、水素引き抜き型光重合開始剤及び/又は崩壊型光重合開始剤を添加することが好ましい。
この様な光重合開始剤として、上記芳香族ケトンとしては、例えば、ベンゾフェノン類、ミヒラーケトン類、キサンテン類、チオキサントン類、アントラキノン類を挙げることができる。一方、崩壊型光重合開始剤としては、例えば、ベンゾインアルキルエーテル類、2,2-ジアルコキシ-2-フェニルアセトフェノン類、アセトフェノン類、アシルオキシムエステル類、アゾ化合物類、有機イオウ化合物類、アシルホスフィンオキシド類、ジケトン類等を挙げることができる。
勿論、水素引き抜き型光重合開始剤として機能する部位と崩壊型光重合開始剤として機能する部位を同一分子内に有する化合物、例えば、α-アミノアセトフェノン類を光重合開始剤として用いることも出来る。
官能基としてオキセタニル基やエポキシ基を有するシルセスキオキサン化合物(A)および/又は架橋促進化合物(B)を用いる場合、ジアリールヨードニウム塩、トリアリールスルホニウム塩、芳香族ジアゾニウム塩、鉄アレーン錯体等を使用できる。なかでもジアリールヨードニウム塩は、硬化性(硬化速度、硬化深度、塗膜密着性)に優れる上、光カチオン重合のみならず、熱カチオン重合でも硬化が可能であるため好ましい。カチオン重合開始剤がオニウム塩化合物の場合の対アニオンとしては、ヘキサフルオロアンチモン酸アニオン、ヘキサフルオロリン酸アニオン、テトラキス(ペンタフルオロフェニル)ホウ酸アニオン等が好ましい。
この他、フェノチアジン誘導体、キサントン誘導体、チオキサントン誘導体、アミノ安息香酸誘導体、アントラセン、フェナントレン、ペリレンなどの多環芳香族化合物、あるいはそれらの組み合わせなどの光増感剤を添加しても良く、さらにプロトン供給原として作用する多価アルコール化合物等を添加してもよい。
これら光重合開始剤の添加量は、活性エネルギー線重合性化合物全体量の0.05質量%以上6質量%以下、より好ましくは0.2質量%以上3質量%以下とすることが出来る。
シルセスキオキサン化合物(A)及び架橋促進化合物(B)を相溶させ、透明の状態に溶解し、塗工に適した粘度とするに当たっては、必要ならば有機溶剤を併用することが出来る。この様な有機溶剤としては、例えば、ペンタン、ヘキサン、ヘプタン、オクタン、デカン、ドデカン、イソペンタン、イソヘキサン、イソオクタン、シクロヘキサン、メチルシクロヘキサン、シクロペンタン等の脂肪族炭化水素系有機溶剤、ベンゼン、トルエン、o-キシレン、m-キシレン、p-キシレン、エチルベンゼン、メシチレン、ナフタレン、シクロヘキシルベンゼン、ジエチルベンゼン等の芳香族炭化水素系溶剤、蟻酸メチル、蟻酸エーテル、蟻酸プロピル、酢酸メチル、酢酸エーテル、酢酸イソプロピル、酢酸n-プロピル、酢酸イソブチル、酢酸n-ブチル、プロピオン酸メチル、プロピオン酸エーテル等のエステル系溶剤、メタノール、エタノール、プロパノール、イソプロパノール、sec-ブタノール、tert-ブタノール、シクロヘキサノール、α-テルピネオール等のアルコール系溶剤、アセトン、メチルエチルケトン、メチルイソブチルケトン、シクロヘキサノン、2-ヘキサノン、2-ヘプタノン、2-オクタノン、テトラヒドロフラン等のケトン系溶剤、エチレンカーボネート、プロピレンカーボネート等の炭酸エステル類、ジエチレングリコールエチルエーテル、ジエチレングリコールジエチルエーテル、プロピレングリコールモノメチルエーテル、プロピレングリコールモノエチルエーテル、プロピレングリコールモノプロピルエーテル、プロピレングリコールモノブチルエーテル、プロピレングリコールモノメチルエーテルアセテート、ジエチレングリコールメチルエーテルアセテート、ジエチレングリコールエチルエーテルアセテート、ジエチレングリコールプロピルエーテルアセテート、ジエチレングリコールイソプロピルエーテルアセテート、ジエチレングリコールブチルエーテルアセテート、ジエチレングリコール-t-ブチルエーテルアセテート、トリエチレングリコールメチルエーテルアセテート、トリエチレングリコールエチルエーテルアセテート、トリエチレングリコールプロピルエーテルアセテート、トリエチレングリコールイソプロピルエーテルアセテート、トリエチレングリコールブチルエーテルアセテート、トリエチレングリコール-t-ブチルエーテルアセテート、ジプロピレングリコールジメチルエーテル、ジプロピレングリコールモノブチルエーテル等のグリコールエーテル系溶剤、ジエチルエーテル、ジプロピルエーテル、ジイソプロピルエーテル、ジブチルエーテル、ジヘキシルエーテル、エチルビニルエーテル、ブチルビニルエーテル、アニソール、ブチルフェニルエーテル、ペンチルフェニルエーテル、メトキシトルエン、ベンジルエチルエーテル、ジフェニルエーテル、ジベンジルエーテル、ジオキサン、フラン、テトラヒドロフラン等のエーテル系溶剤、N,N-ジメチルホルムアミド、N,N-ジメチルアセタミド、N-メチルピロリドン等のアミド系溶剤等々があるが、特に限定されるものではない。また、これらは単独または二種類以上を併用してもよい。
本発明はまた薄膜トランジスタのゲート絶縁膜が本発明の活性エネルギー線を照射することによりシルセスキオキサン化合物(A)と架橋促進化合物(B)を架橋重合させた共重合体であることを特徴とする薄膜トランジスタを提供する。
薄膜トランジスタの基板としては、例えば、シリコン、ガラス、金属、合成樹脂を挙げることが出来るが、軽量で可とう性に優れる点で、厚さ50~500μmとするのが好ましく、80~300μmの合成樹脂フィルムまたはシートを用いることが好ましい。この様な合成樹脂フィルムまたはシートとしては、例えば、ポリエチレンテレフタレート(PET)や、ポリエチレンナフタレート(PEN)の様なポリエステル、ポリカーボネート、ポリイミド、ポリアミド、ポリオレフィン、ポリフェニレンエーテル、ポリフェニレンスルフィド等のフィルムまたはシートが挙げられる。
本発明のゲート絶縁膜を形成する塗布方法としては、例えば、オフセット印刷、グラビア印刷、グラビアオフセット印刷、フレキソ印刷、スクリーン印刷機、反転印刷、ロールコート、グラビアコート、スリットコート、バーコート、スピンナーコート法等を用いることができる。本絶縁膜をゲート絶縁膜として使用する場合は硬化後膜厚が0.1μm~2μmとなるよう塗布膜厚を調製すればよく、好ましくは硬化膜厚が0.3μm~2.0μmである。本発明によればかかる薄膜でも優れた絶縁特性、膜質を有し優れたトランジスタ特性を発現できるゲート絶縁膜実現できる。また本絶縁膜をTFTの保護膜または平滑化膜として使用する場合硬化後の膜厚が2μm~5μmとなるよう塗布膜厚を調整すればよい。
基板上に成形された本発明のインキ塗膜を活性エネルギー線照射により重合架橋させる際には、上記した活性エネルギー線を発する各種光源を用いることが出来る。電子線のほか紫外線としては、例えば、高圧水銀灯、超高圧水銀灯、紫外線蛍光灯、殺菌灯、カーボンアーク灯、キセノンランプ、メタルハライドランプ、オゾンレスUVランプ、LED等が挙げられる。さらにキセノンランプをフラッシュランプとしてその全波長領域の光を利用することもできる。必要に応じ窒素や希ガスの様な不活性ガス下で、活性エネルギー線照射を行うことも出来る。
活性エネルギー線としては電子線が、絶縁膜の架橋密度を容易に高めることができ好ましい。
紫外線照射量は、支持体自体の損傷や黄変などの着色のない重合皮膜が形成されれば特に制限されるものではないが、好ましくは30~1000mJ/cm2である。電子線照射量も、同様に特に制限されるものではないが、好ましくは10~200kGyでさらに好ましくは10~100kGyである。
薄膜トランジスタとしては、各種層構成のものが知られているが、本発明の絶縁膜を用いることにより、どの様な層構成であっても、所望の層構成の薄膜トランジスタを容易に得ることが出来る。具体的な薄膜トランジスタ構造としては、例えば、ボトムゲートボトムコンタクト(BGBC)構造や、ボトムゲートトップコンタクト(BGTC)やトップゲートトップコンタクト(TGTC)やトップゲートボトムコンタクト(TGBC)構造を有する横型トランジスタだけでなく、各種縦型の有機薄膜トランジスタを挙げることが出来る。
本発明の薄膜トランジスタを製造する方法は、本発明の絶縁膜がそのトランジスタの構成要素に含まれていれば、特に制限されるものではないが絶縁膜のみならず全ての層が印刷工程により連続的に形成されることが、有機薄膜トランジスタの生産性を高める上では好ましい。
印刷により薄膜トランジスタを得るためは、上記した本発明に記載の活性エネルギー線硬化化合物インキを用いる以外に、具体的には、半導体インキ、導電性インキ及び必要に応じて保護膜形成用インキ等が用いられる。
これらインキを用いて薄膜トランジスタを印刷形成する塗布・印刷方法としては、例えば、オフセット印刷、グラビア印刷、グラビアオフセット印刷、フレキソ印刷、スクリーン印刷機、反転印刷、ロールコート、グラビアコート、スリットコート、バーコート、スピンナーコート法等を用いることができる。
また、印刷形成したこれらインキ薄膜のトランジスタ機能層への改質方法は使用するインキの特性、各種薄膜トランジスタ構造の形成に適した改質方法を選択することができる。導電インキや半導体インキの改質方法として例えば、オーブン加熱乾燥・焼成、電子線焼成、プラズマ焼成、高周波電磁波焼成、キセノンランプ等を用いた光焼成が適用できる。
前記半導体インキに含有させる半導体材料として、有機、無機の半導体材料が適用できる。有機半導体材料として、例えば、低分子有機半導体して、フタロシアニン誘導体、ポリフィリン誘導体、ナフタレンテトラカルボン酸ジイミド誘導体、フラーレン誘導体、ペンタセンおよびペンタセントリイソプロピルシリル(TIPS)ペンタセン、フッ素化ペンタセン等の各種誘導体、フッ素化テトラセン、ペリレン、テトラセン、ピレン、フェナントレン、コロネン等の多環芳香族化合物およびその誘導体、オリゴチオフェンおよびその誘導体、チアゾール誘導体、フラーレン誘導体、その他、ベンゾチエノベンゾチオフェン等のチオフェン、フェニレン、ビニレン等を組み合わせた各種低分子半導体、TIPSペンタセン、各種ペンタセン前駆体等の可溶性アセン系化合物の一種以上およびこれら共重合体が好適に使用できる。
また、高分子化合物として、ポリチオフェン、ポリ(3-ヘキシルチオフェン)(P3HT)、PQT-12等のポリチオフェン系高分子、B10TTT、PB12TTT、PB14TTT等のチオフェン-チエノチオフェン共重合体、F8T2等のフルオレン系高分子、その他、パラフェニレンビニレン等のフェニレンビニレン系高分子、ポリトリアリールアミン等のアリールアミン系高分子等が好適に使用できる。
また、これら有機半導体材料に加え、加熱処理やEB、Xeフラッシュランプ等の活性エネルギー線照射により無機半導体へと改質可能な溶液溶解性のSi半導体前駆体、IGZO、YGZO,ZnO等の酸化物半導体の前駆対等が適用できる。

有機及び無機半導体材料のインキ化に適用可能な溶剤は、常温もしくは多少の加熱で該半導体材料を溶解でき、適度の揮発性を有し、溶剤揮発後に有機半導体薄膜を形成できればよく、例えば、トルエン、キシレン、クロロホルム、クロロベンゼン類、シクロヘキシルベンゼン、テトラリン、N-メチル-2-ピロリドン、ジメチルスルホキシド、イソホロン、スルホラン、テトラヒドロフラン、メシチレン、アニソール、ベンゾにトリル、アミルベンゼン、γ‐ブチルラクトン、アセトン、メチルエチルケトン等の有機溶剤を用いることが出来る。
また、これら溶液にインキ特性の向上を目的として、シリカ、酸化チタン、ジルコニア等の無機微粒やポリスチレン、ポリメチルメタクリレート等のポリマーやシリコーン系やフッ素系の界面活性剤等の表面エネルギー調整剤を添加することもできる。特に結晶性半導体溶液へのフッ素系界面活性剤は、インキ特性の向上効果のみならず、インキの乾燥により形成した半導体膜の特性、例えば電界効果移動度等の向上が期待できることから、好適に使用できる。
前記導電性インキとしては、例えば、適当な溶剤中に、金、銀、銅、ニッケル、亜鉛、アルミ、カルシウム、マグネシウム、鉄、白金、パラジウム、スズ、クロム、鉛、等の金属粒子、銀/パラジウム等のこれら金属の合金、酸化銀や有機銀、有機金等の比較的低温で熱分化して導電性金属を与える熱分解性金属化合物、酸化亜鉛(ZnO)、酸化インジュウムスズ(ITO)等の導電性金属酸化物粒子を導電性成分として含んでいても良いし、ポリエチレンジオキシチオフェン/ポリスチレンスルホン酸(PEDOT/PSS)、ポリアニリン等の導電性高分子を含んでいても良い。
特にナノメートルオーダーの平均粒子径を有する銀粒子および銅粒子を含むインキを用いることが、より低温かつより短時間で、導電性の高い導電性膜を形成できる点で好ましい。

本発明の絶縁膜用活性エネルギー線硬化性インキには、必要ならば他の絶縁性材料を含んでいても良い。この様な絶縁性材料としては、例えば、エポキシ樹脂、ポリイミド樹脂、ポリビニルピロリドン系樹脂、ポリビニルアルコール系樹脂、アクリルニトリル系樹脂、メタクリル樹脂、ポリアミド樹脂、ポリビニルフェノール系樹脂、フェノール樹脂、ポリアミドイミド樹脂、フッ素樹脂、メラミン樹脂、ウレタン樹脂、ポリエステル樹脂、アルキッド樹脂などが適用できる。また、これら単独または2種類以上を併用してもよく、必要に応じて、アルミナ微粒子、シリカ微粒子、タンタルオキサイド微粒子等の高比誘電率粒子や中空シリカ微粒子等の低比誘電率粒子などの体質成分を添加しても良い。絶縁インキに適用できる溶剤に制限は無く、上記した様な有機溶剤を用いることが出来る。また必要に応じて、絶縁インキには、シリコーン系およびフッ素系の各種界面活性剤を添加することができる。
さらに保護膜を形成する保護膜インキは、加熱、光、電子線、乾燥等により改質処理により、光、酸素、水、イオン等のバリヤー性に優れた膜形成できるものであれば良い。例えば、ポリアクリロニトリル系樹脂、ポリビニルアルコール系樹脂、ナイロン系樹脂、メタクリル系樹脂、ポリ塩化ビニリデン系樹脂、フッ素系樹脂、エポキシ樹脂等の有機膜を形成する樹脂や、加水分解および必要に応じて加熱処理により無機皮膜を形成する、シラン化合物、シラザン化合物、マグネシウムアルコキシド化合物、アルミアルコキシド化合物、タンタルアルコキシド化合物が使用できる。保護膜インキに適用できる溶剤に制限は無く、上記した様な有機溶剤を用いることが出来る。また必要に応じて、保護膜インキには、シリコーン系およびフッ素系の各種界面活性剤を添加することができる。
本実施の形態を更に詳細に説明するために、以下に、実施例及び比較例を示すが、これらの実施例は本実施の形態の説明及びそれによって得られる効果等を具体的に示すものであって、本実施の形態を何ら制限するものではない。なお、以下の実施例及び比較例における各特性は、下記の方法に従って測定した。
<有機薄膜トランジスタの絶縁膜用活性エネルギー線硬化性インキの作製>
下記の配合表のように有機薄膜トランジスタの絶縁膜用活性エネルギー線硬化性インキを配合、混合して調整した。

AC-SQ SI-20:東亜合成株式会社製の、官能基として(メタ)アクロイル基を有する単位組成式(RSiO3/2)nで示されるシルセスキオキサンと、単位組成式R2SiOで示されるポリシロキサンの共重合化合物
QX-SQ SI-20:東亜合成株式会社製の、官能基としてオキセタニル基を有する単位組成式(RSiO3/2)nで示されるシルセスキオキサンと、単位組成式R2SiOで示される2ポリシロキサンの共重合化合物
AC-SQ TA100:東亜合成株式会社製の、官能基として(メタ)アクロイル基を有する単位組成式(RSiO3/2)nで示されるシルセスキオキサン化合物

実施例1~実施例8及び比較例1~3の膜表面の水の動的接触角は、硬化前の絶縁インキを、ガラス板上にスピンコーターで硬化後1μmの厚みになるよう塗布し、溶剤を乾燥、除去し、電子線照射により重合硬化する場合は照射量55KGy、紫外線照射により重合硬化する場合は高圧Hgランプを用いて260mJとなる様に照射して塗膜を硬化した後、KURUSS社製自動接触角計DSA100にて作製した硬化塗膜上に水を30μL/minの条件で滴下しながら、水滴と塗膜との動的接触角を測定した。
硬化膜の耐溶剤性評価は、綿棒にアセトンを浸漬し上記の硬化塗膜の表面の同じ箇所(長さ約10mm)を25往復までこすり、キズ、痕跡の発生を目視評価した。評価は25往復で傷痕跡の発生が無いものを○、25回以内に発生した膜を×とした。
硬化膜の耐溶剤性評価は、綿棒にアセトンを浸漬し上記の硬化塗膜の表面の同じ箇所(長さ約10mm)を25往復までこすり、キズ、痕跡の発生を目視評価した。評価は25往復で傷痕跡の発生が無いものを○、25回以内に発生した膜を×とした。
上記各実施例及び比較例で調製した活性エネルギー線硬化性インキを用いて、以下の様にして、ボトムゲートボトムコンタクト(BGBC)構造を有するトランジスタ特性測定用素子を製造し、電界効果移動度(cm2/Vs)、ON/OFF比および閾値電圧(Vth)を測定した。その結果を表3、4に示した。
(1)ゲート電極の形成:無アルカリガラス上にスパッタ方式によりCr膜を形成しこれを所望のパターンにエッチングすることによりゲート電極を形成した。
(2)ゲート絶縁層の形成:表1、2に記載された各実施例及び比較例の活性エネルギー線硬化性インキを絶縁インキとして用い、スピンコート法により上記のゲート電極が形成されたガラス基板上に塗布し、溶剤を乾燥させた後に、電子線照射の場合は60KGyとなる様に、紫外線照射(UV)の場合は、高圧Hgランプを用いて260mJとなる様に、活性エネルギー線照射により、インキを重合硬化させて、膜厚約1μmの有機ゲート絶縁層を形成した。
(3)ソース、ドレイン電極の形成:先に形成したゲート絶縁層上にメタルマスクを用いて真空蒸着法により金からなるチャネル長20μm、チャネル幅1mmのソース、ドレイン電極パターンを形成した。
(4)ポリヘキシルチオフェン(P3HT)のクロロホルム/キシレン=1/1の0.2質量%溶液に、DIC株式会社製の界面活性剤を0.01質量%となる様に添加し有機半導体インキを調製した。調製した有機半導体インキを、バーコーターを用いて平滑なポリジメチルシロキサン(PDMS)ゴム上に塗膜を形成した後、該塗膜を先に調製したソース、ドレイン電極付の絶縁層を押し当て、該半導体塗膜を該絶縁層上に転写し、膜厚約50nmのP3HT半導体層を絶縁層上に形成し、BGBC型トランジスタを作製した。次いで、それぞれ独立したCrゲート電極上に作製したトランジスタ各素子が一個一個分離するよう、基板上のCrゲート電極にまたがるゲート絶縁膜、半導体膜をカッターナイフを用いて削り取り、特性測定用の各々独立した単素子を形成した。
(5)作製した素子はグローブボックス中で150℃、約10分の熱処理を行い、素子の電気特性を半導体パラメター測定装置(ケースレー社4200)を用いて測定し、電界効果移動度、ON/OFF及び閾値電圧(Vth)を周知の方法より求めた。
(2)ゲート絶縁層の形成:表1、2に記載された各実施例及び比較例の活性エネルギー線硬化性インキを絶縁インキとして用い、スピンコート法により上記のゲート電極が形成されたガラス基板上に塗布し、溶剤を乾燥させた後に、電子線照射の場合は60KGyとなる様に、紫外線照射(UV)の場合は、高圧Hgランプを用いて260mJとなる様に、活性エネルギー線照射により、インキを重合硬化させて、膜厚約1μmの有機ゲート絶縁層を形成した。

本発明の絶縁膜は、薄膜トランジスタのゲート絶縁膜、層間絶縁膜、保護膜等として適用できる。本発明の絶縁膜をTFT等の有機トランジスタのゲート絶縁膜として適用すれば、高い電界効果移動度及びON/OFF比を有し、ノーマリーオフでかつ閾値電圧(Vth)の変動が少ない特性安定性に優れた実用性の高いトランシスタを形成できる。また、本発明の有機薄膜トランジスタは、UV、EB、可視光等の活性エネルギー線により実質的に非加熱/短時間で形成した高性能のトランジスタ特性を発揮する本発明の架橋系絶縁膜を用いることから、トランジスタを形成するフィルム基板等への熱ダメージが無く、PET等の安価なフィルムを用いて、フレキシブルで、信頼性の高い有機TFTを印刷で簡便に形成することができる。
Claims (5)
- 活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)と、活性エネルギー線重合性基を2個以上有する架橋促進化合物(B)とを必須成分とする活性エネルギー線硬化インクを活性エネルギー線で架橋重合させた半導体用絶縁膜において、膜厚が0.1μm~5μmの範囲であり、該膜の表面の水接触角が85°~115°であることを特徴とする半導体用絶縁膜。
- 活性エネルギー線重合性基を有するシルセスキオキサン化合物(A)の活性エネルギー線重合性基が(メタ)アクリロイル基、又はオキセタニル基である請求項1記載の半導体用絶縁膜。
- 活性エネルギー線重合性基を2個以上有する架橋促進化合物(B)が、(メタ)アクリロイル基を3~6個有する化合物、又はマレイミド化合物である請求項1、又は2記載の半導体用絶縁膜。
- 前記活性エネルギー線硬化インクが活性エネルギー線重合性のフッ素系界面活性剤を含有する請求項1~3の何れかに記載の半導体用絶縁膜。
- 請求項1~4の何れかに記載の半導体用絶縁膜を用いた有機薄膜トランジスタ。
