Abstract
Description
坩堝7は、坩堝容器8の内部に配置されている。坩堝容器8は、坩堝7を保持する機能を担っている。この坩堝容器8と坩堝7との間には、保温材9が配置されている。この保温材9は、坩堝7の周囲を囲んでいる。保温材9は、坩堝7からの放熱を抑制し、坩堝7の温度を安定して保つことに寄与している。
次に、本発明の実施形態に係る種結晶保持体1について、以下詳細に説明する。本実施形態に係る種結晶保持体1は、溶液法による結晶成長に用いられる種結晶保持体1であって、炭化珪素からなる種結晶2と、種結晶2の上に位置する保持部材5と、種結晶2と保持部材5とを固定した接着材4と、接着材4によって厚み方向に挟持した、平面視において種結晶2の外縁よりも小さい外縁を有する、炭素からなるシート部材3とを有している。
接着材4としてカーボン接着材を用いた場合、接着材4およびシート部材3の熱膨張係数の違いから発生する熱応力を緩和することができる。そのため、接着材4およびシート部材3の間で剥離されにくくすることができる。なお、以下の説明において、カーボン接着材からなる接着材4を、単にカーボン接着材4’ということがある。
シート部材3は、図5および図6に示すように、厚み方向に貫通孔3aを有していてもよい。貫通孔3aは、例えば多角形状または円形状などの多角形状に設定することができる。貫通孔3aは、厚み方向に貫通していればよく、厚み方向に於いて一部屈曲していてもよい。貫通孔3aの大きさは、接着材4の材料、シート部材3の厚みまたは保持部材5の材料によって適宜設定すればよいが、例えば0.5mm以上1.5cm以下となるように設定することができる。なお貫通孔3aは、平面視して、保持部材5と重なるように配置されていればよい。
シート部材3は、貫通孔3aを複数有しており、当該貫通孔3aはシート部材3の外周から中心に向かうにつれて数が多くなっていてもよい。本変形例の種結晶保持体1を、図7に示す。ここでシート部材3の外周とは、シート部材3を平面視したときの外周のことを指し、中心とはシート部材3を平面視したときのシート部材3の形状の中心を指す。
接着材4は、図8に示すように、種結晶2との間に空洞4cを有していてもよい。空洞4cは、大きさによっては、シート部材3と種結晶2との間に配置されていてもよい。空洞4cは、幅が、例えば1μm以上2mm以下となるように設定することができる。
接着材4は、図10に示すように、一部がシート部材3の側面3Cを覆うように配置されていてもよい。具体的には、接着材4bの一部でシート部材3の側面3Cを覆うように配置されている。接着材4bの一部は、シート部材3の側面3Cの一部のみを覆ってもよいし、側面3Cの全体を覆っていてもよい。このように接着材4bの一部がシート部材3の側面3Cを覆うように配置されていた場合には、シート部材3の下面3Bとは異なる平面方向で接着材4と固定することができることから、シート部材3から接着材4が剥がれにくくすることができる。
シート部材3は、カーボン粒子および成分としての珪素を含んでいてもよい。シート部材3に成分として珪素を含んでいることによって、シート部材3を構成する成分である炭素の厚み方向の熱伝導率(5[W・m-1・K-1])よりも珪素の熱伝導率(149[W・m-1・K-1])の方が高いことから、シート部材3の熱伝導率を向上させることができる。これによって、接着材4の熱伝導を向上させることができる。
貫通孔3aは、図13に示すように、シート部材3の全体に複数有しているとともに、複数の貫通孔3aの一部が、平面視したときに保持部材5と重ならない領域に配置されていてもよい。
次に、本発明の結晶成長方法を説明する。本発明の結晶成長方法は、第1準備工程、第2準備工程および成長工程を有している。
第1準備工程では、坩堝7と、坩堝7内に保持された、炭素を含む珪素の溶液10とを準備する。続いて、第2準備工程として、上述した種結晶保持体1を準備する。
次に、図1に示すような結晶成長装置6において、種結晶2の下面2Bを、坩堝7内にある炭化を含む珪素の溶液10に接触させる。種結晶2の溶液10への接触は、下面2Bの一部が接触していればよい。なお、例えば種結晶2の上面2Aが溶液10に浸かる程度まで種結晶2を溶液10内に入れてもよい。
第2準備工程と成長工程との間に、種結晶2とともに接着材4の一部を坩堝7内に保持された溶液10に浸す工程を有していてもよい。このように種結晶2とともに接着材4の一部を溶液10に浸すことによって、接着材4の一部に成分として珪素を含ませることができるため、接着材4の熱伝導率を向上させることができる。
Claims (15)
- 溶液法による結晶成長に用いられる種結晶保持体であって、
炭化珪素からなる種結晶と、
該種結晶の上に位置する保持部材と、
前記種結晶と前記保持部材とを固定した接着材と、
該接着材によって厚み方向に挟持された、平面視において前記種結晶の外縁よりも小さい外縁を有する、炭素からなるシート部材とを有する種結晶保持体。 - 前記シート部材は、平面視において前記保持部材の外縁よりも大きい外縁を有する請求項1に記載の種結晶保持体。
- 前記接着材は、前記種結晶との間に空洞を有する請求項1または2に記載の種結晶保持体。
- 前記接着材は、内部に気孔を有し、前記空洞は、前記シート部材と前記保持部材との間に存在する前記気孔よりも大きい請求項3に記載の種結晶保持体。
- 前記シート部材は、厚み方向に貫通孔を有し、該貫通孔は、内側に前記接着材の一部が充填されている請求項1~4のいずれかに記載の種結晶保持体。
- 前記シート部材は、前記貫通孔を複数有しており、該貫通孔は、前記シート部材の外周から中心に向かうにつれて数が多くなっている請求項5に記載の種結晶保持体。
- 前記接着材は、一部が前記シート部材の側面を覆っている請求項1~6のいずれかに記載の種結晶保持体。
- 前記シート部材は、カーボン粒子および成分としての珪素を含む請求項1~7のいずれかに記載の種結晶保持体。
- 前記シート部材は、前記珪素を炭化珪素の状態で含む請求項1~8のいずれかに記載の種結晶保持体。
- 前記接着材は、成分として珪素を含む請求項1~9のいずれかに記載の種結晶保持体。
- 前記接着材は、前記シート部材および前記保持部材の間の部分に含まれる前記珪素が、前記シート部材および前記種結晶の間の部分に含まれる前記珪素よりも多い請求項8~10のいずれかに記載の種結晶保持体。
- 結晶成長用の溶液を保持する坩堝と、
請求項1に記載の種結晶保持体とを備えた結晶成長装置。 - 坩堝と、該坩堝内に保持された、炭素を含む珪素の溶液とを準備する第1準備工程と、
請求項1に記載の種結晶保持体を準備する第2準備工程と、
前記種結晶の下面を前記坩堝内に保持された前記溶液に接触させてから、前記保持部材を上方に引き上げることによって、前記種結晶の前記下面に前記溶液から炭化珪素の結晶を成長させる成長工程とを有する結晶成長方法。 - 前記第2準備工程は、前記接着材としてカーボン粒子を含む接着材を用いた前記種結晶保持体を準備する工程であって、
前記第2準備工程と前記成長工程との間に、前記種結晶とともに前記接着材の一部を前記坩堝内に保持された前記溶液に浸す工程を有する請求項13に記載の結晶成長方法。 - 前記第2準備工程と前記成長工程との間に、前記種結晶とともに前記シート部材を前記坩堝内に保持された前記溶液に浸す工程を有する請求項14に記載の結晶成長方法。
