Claims (10)
- 試料に第1の電子ビームを照射して、試料を帯電させ、当該帯電した試料への第2の電子ビームの走査によって得られる電子に基づいて、前記試料の測定或いは検査を行う電子ビーム照射方法において、
前記試料上に形成されたパターンのパターン中心を対称点とする第1の位置と第2の位置に、前記第1の電子ビームを照射した後、前記対称点を中心とした前記第1と第2の位置と同一の半径上であって、前記第1と第2の照射位置との間の2つの中心位置に更に前記第1の電子ビームを照射し、更にその後、前記半径上の既走査位置間の中心位置への前記第1の電子ビームの照射を繰り返すことを特徴とする電子ビーム照射方法。 - 請求項1において、
前記パターンの内側領域を除外して前記第1のビームを照射することを特徴とする電子ビーム照射方法。 - 請求項1において、
前記パターン中心を対称点とした2つの位置に対する前記電子ビームの照射は、当該2つの電子ビームの照射間に、他の位置への電子ビーム照射を行うことなく、連続的に実施することを特徴とする電子ビーム照射方法。 - 請求項1において、
前記第1の電子ビームの照射は、複数フレームに亘って行うと共に、1フレーム毎に、走査方向を90度、若しくは180度回転することを特徴とする電子ビーム照射方法。 - 請求項1において、
前記第1の電子ビームを、前記パターンの外側からパターン中心に向かって、或いは前記パターン中心から前記パターンの外側に向かって、走査することを特徴とする電子ビーム照射方法。 - 電子源と、
当該電子源から放出された電子ビームを集束するレンズと、
電子ビームの照射位置を偏向する偏向器と、を備えた走査電子顕微鏡において、
前記偏向器を制御する制御装置を備え、当該制御装置は、試料に第1の電子ビームを照射して、試料を帯電させ、当該帯電した試料への第2の電子ビームの走査を行うよう、前記偏向器を制御し、当該制御装置は、前記試料上に形成されたパターンのパターン中心を対称点とする第1の位置と第2の位置に、前記第1の電子ビームを照射した後、前記対称点を中心とした前記第1と第2の位置と同一の半径上であって、前記第1と第2の照射位置との間の2つの中心位置に更に前記第1の電子ビームを照射し、更にその後、前記半径上の既走査位置間の中心位置への前記第1の電子ビームの照射を繰り返すよう前記偏向器を制御することを特徴とする走査電子顕微鏡。 - 請求項6において、
前記制御装置は、前記パターンの内側領域を除外して前記第1のビームを照射するように前記偏向器を制御することを特徴とする走査電子顕微鏡。 - 請求項6において、
前記制御装置は、前記パターン中心を対称点とした2つの位置に対する前記電子ビームの照射を、当該2つの電子ビームの照射間に、他の位置への電子ビーム照射を行うことなく、連続的に実施するように前記偏向器を制御することを特徴とする走査電子顕微鏡。 - 請求項6において、
前記制御装置は、第1の電子ビームの照射を、複数フレームに亘って行うと共に、1フレーム毎に、走査方向を90度、若しくは180度回転するよう前記偏向器を制御することを特徴とする走査電子顕微鏡。 - 請求項6において、
前記制御装置は、前記第1の電子ビームを、前記パターンの外側からパターン中心に向かって、或いは前記パターン中心から前記パターンの外側に向かって、走査するように前記偏向器を制御することを特徴とする走査電子顕微鏡。
