Definitions
- compositions for electroless deposition of ternary materials for the semiconductor industry are provided.
- the present invention relates to the use of electrolessly deposited ternary nickel-containing metal alloys of the type
- the present invention relates to a method for producing ternary, nickel-containing metal alloy layers by electroless deposition on semiconductor components, where they serve as a barrier material or as a selective encapsulation material to prevent the diffusion and electromigration of Cu.
- Cu as a wiring material requires the use of so-called diffusion barriers due to its high diffusion activity in substrate (silicon) or in insulating materials (e.g. Si02). These diffusion barriers are used below the Cu wiring to protect the insulating material and to promote adhesion between the insulation layer and the wiring layer.
- the service life and resistance to electromigration are mainly dependent on possible material transport and exchange effects at the interface between copper and insulation material and not on the arrangement of the crystal planes and the nature of the grain boundaries of the copper itself.
- the quality of the interfaces with regard to material exchange is therefore crucial.
- these electrically conductive alloy layers also act as diffusion barriers, which prevent the diffusion of Cu species and charge carriers.
- This barrier effect is due to the morphological nature of the ternary alloys by admixing non-metallic components such as. B. due to phosphorus and on the other hand by blocking the preferred diffusion paths along the grain boundaries within the alloy by incorporating foreign atoms.
- a standard process for displaying copper-wired components is the so-called Damascene method.
- Structures such as conductor track trenches and contact holes in the insulating layer are formed by lithographic processes and subsequent dry etching processes.
- a diffusion barrier and an electrical contact layer are then applied to the conductor track structures by sputtering (PVD) or chemical evaporation (CVD) and filled with galvanic copper.
- PVD sputtering
- CVD chemical evaporation
- Frequently used materials for the representation of diffusion barriers are tantalum, tantalum nitride, titanium, titanium nitride, tungsten and tungsten nitride, etc.
- a thin layer of copper is used as the electrical contact layer. Chemically mechanical polishing is used to planarize the excess wiring material.
- the copper wiring is usually built up on several levels. Since there is no barrier layer on the surface of Cu to prevent copper diffusion, a barrier layer, usually made of non-conductive (dielectric) materials such as silicon carbide (SiC) or silicon nitride (SiN), is required before the subsequent wiring layer is deposited.
- a barrier layer usually made of non-conductive (dielectric) materials such as silicon carbide (SiC) or silicon nitride (SiN)
- dielectric materials such as SiC or SiN have a larger one
- Dielectric constant as Si0 2 are applied over the entire surface of the conductor structures using today's method. Ultimately, this leads to an increase in the overall resistance of the semiconductor component, and it is therefore advantageous to selectively coat the surface of the wiring material copper according to CMP.
- US Pat. No. 4,019,910 lists mixtures and preparation methods for the deposition of nickel-containing ternary alloys.
- US Pat. No. 5,695,810 claims a method for electroless deposition of CoW-P metal barrier layers for use in the semiconductor industry.
- the patent application US 2002/0098681 A1 describes the currentless deposition of ternary diffusion barriers and encapsulation layers made of CoW-B, CoMo-B, CoW-P, CoSn-P to improve the electromigration resistance of new copper-wired, integrated circuits.
- a device for currentless deposition and an autocatalytic method of galvanizing similar ternary alloys consisting of nickel, cobalt, tungsten and molybdenum is described in application US 2002 / 0036143A1.
- Amorphous ternary alloys of the type CoW-B, CoMo-B, CoRe-B and their P-containing homologs are claimed in US Pat. No. 6,528,409 B1 for use in the pore sealing of special porous insulation materials integrated with copper wiring.
- the published patent application JP 2002-93747 describes an electrically conductive structure consisting of CoW-P, CoMo-P, NiW-P or NiMo-P with a content of molybdenum in an amount in the range from 0.2% to 2% atomic weight -Percentage, as well as their representation, a component and its manufacture are described.
- compositions for the electroless deposition of an electrically conductive structure and a method for producing this structure, including cleaning and activation steps, so that structures can be obtained in a simple and inexpensive process after catalytic activation on dielectrics (eg Si02, SiOC, SiN, SiC) or can be deposited directly on the copper wiring, specifically from structures that serve as a barrier layer to prevent the diffusion of copper that is applied as the wiring material.
- dielectrics eg Si02, SiOC, SiN, SiC
- the object is achieved by a method according to claim 1 and by a method in its special embodiment according to claims 2 to 10.
- Compositions according to the invention in particular have a pH in the range from 4.5 to 9.0.
- compositions can contain additives selected from the group Na 3 C 6 H 5 0 7 x 2 H 2 0, C 4 H 6 0 4, Na 2 C 4 H 4 0 4 x 6 H 2 0, 2.2- Bipyridines, thiodiacetic acid, dithiodiacetic acid, Triton X-114, Brij 58, dimethylaminoborane (DMAB), Na 2 C 2 H 3 ⁇ 2 , C 3 H 6 O 3 (90%), NH 4 S0 4 , and RE610 (RE610 : Sodium poly (oxyethylene) phenyl ether phosphate).
- additives selected from the group Na 3 C 6 H 5 0 7 x 2 H 2 0, C 4 H 6 0 4, Na 2 C 4 H 4 0 4 x 6 H 2 0, 2.2- Bipyridines, thiodiacetic acid, dithiodiacetic acid, Triton X-114, Brij 58, dimethylaminoborane (DMAB), Na 2 C 2 H 3 ⁇ 2 , C 3 H 6
- Barrier layer thicknesses of less than 10 nm, as they are called in the ITRS roadmap (International Technology Roadmap for Semiconductors 2002 Update, Interconnect, SIA San Jose, CA, 2002, pp. 74 - 78) for the next CMOS technologies less than or equal to 90nm represent a major challenge for the barrier material and the production technology with regard to the deposition of such thin layers with a homogeneous layer thickness in structures with a high aspect ratio.
- the stability of the diffusion barrier which is intended to prevent diffusion of copper species into the adjacent insulating intermediate layers and into the active transistor regions, is decisive for the operational reliability of copper wiring.
- Cu is used as an electrical conductor to represent conductor structures and is deposited on another material.
- a ternary electrically conductive NiM-R metal alloy is used as a so-called diffusion barrier. If the underlying material is insulating, it is catalytically activated so that NiM-R can be deposited without current. If the underlying material is catalytically active and electrically conductive, eg sputtered Co metal, NiM-R can be deposited without prior activation.
- Cu for the Cu wiring is electrodeposited with the aid of the NiM-R barrier layer that acts as a cathode. This is done directly on the barrier ren material without additional activation or application of an electrical contact layer or nucleation (nucleation layer).
- a further application of such nickel-containing alloy materials consists in a selective electroless deposition of NiM-R barrier layer on the Cu conductor structure to cover (encapsulate) the exposed Cu surface after completed CMP planarization or dry etching processes to prevent oxidation, an induced thin film stress and improved resistance to electromigration.
- the NiM-R layer growth is initiated by the substitution method, with Pd catalyst nuclei (activation) being deposited on the copper surface. This type of initiation is necessary for electroless deposition using hypophosphite as a reducing agent, since the catalyst activity of copper is lower than e.g. of Au, Ni, Pd, Co or Pt.
- the initiation of the NiM-R layer growth can also be done directly by modifying the electroless plating solution by adding another reducing agent, such as. B. DMAB, after previous cleaning, or deoxidation of the Cu surface.
- another reducing agent such as. B. DMAB
- the present invention provides compositions comprising additives for stabilizing the developed mixtures for electroless deposition, ie additives for stabilizing the thermodynamically metastable state. This will extend the service life of the separating bath. At the same time, the addition of these additives promotes consistent and uniform layer growth in the process, while at the same time reducing the dimensions of conductor tracks and contact holes in integrated components with increasing aspect ratios.
- the present invention thus relates to a new method for producing an electrically conductive structure as a barrier layer by electroless deposition on catalytically activated insulation layers, for example on Si0 2 activated with sputtered cobalt, for use as a so-called combined diffusion barrier and nucleation layer below Cu wiring, and for another application as an encapsulation barrier on the copper wiring surface.
- This new process is characterized in particular by the fact that NiRe-P-, NiMo-P-, NiW-P-, NiRe-B-, NiMo-B-, NiW-B-, NiRe-P / B-, Ni-Mo- P / B or NiW-P / B alloys are used as barrier layers.
- the proportions of the refractory metal which increase the thermal stability of the barrier are contained in a high atomic percentage, e.g. Molybdenum with up to 24at%, Re with up to 23at% and tungsten with up to 15at%.
- the present invention relates in particular to a method for the currentless deposition of a thin metal alloy film on a surface of a metal substrate consisting of copper, the method comprising the following steps:
- the metal of the thin metal alloy film comprising a metal which consists of Ni, Co, Pd, Ag, Rh, Ru, Re, Pt, Sn from the group , Pb, Mo, W and Cr, preferably selected from the group Cu, Ag, Co, Ni, Pd and Pt.
- Autocatalytic electroplating solutions which are essentially free of surface-active substances are preferably used to carry out the method.
- autocatalytic electroplating solutions containing at least one surface-active substance can also be used as basic solutions. If necessary, additives such as stabilizers can be added to the solutions to extend the bath service life of the galvanic plating solutions.
- Additives to improve the layer properties and properties of the diffusion barriers can also be added to the electroplating solutions used in the process.
- Pd catalyst nuclei can be used in the process advantageously ammonia and hydrofluoric acid-free mixtures.
- compositions can be used for the electroless deposition of combined diffusion barrier and nucleation layers. The latter can be done in a single process step when using the compositions according to the invention. However, the compositions can also be used for the deposition of encapsulation material on Cu wirings.
- the currentless deposition method is particularly suitable for the selective deposition of diffusion barriers when using so-called porous insulation materials. It is known that conventional PVD methods and CVD precursors penetrate the mechanically unstable pores of these materials, which can be partially sealed or closed during the barrier deposition.
- the ternary alloy materials can be used in the process according to the invention using the new compositions. by means of an electroless plating method as very thin and efficient barrier films with a film thickness of less than 200 ⁇ . They therefore meet the requirements for conductor track dimensions in highly integrated (ULSI) circuits, in terms of surface quality, uniform step coverage and edge assignment of the wiring, to a greater extent than with conventional techniques.
- ULSI highly integrated
- a particular advantage of the special application of these electrically conductive alloy materials as an encapsulation layer is the selective deposition of the barrier layers on Cu as the wiring material.
- a NiMo-P alloy is a preferred material for electroless deposition on Cu, since small amounts of Mo increase the thermal stability of the alloy and thus improve the diffusion resistance towards copper.
- the ternary barrier materials used according to the invention also have a high electrical conductivity with a low specific resistance of less than 250 ⁇ cm. This results in a reduction in the delay in signal transmission (“RC delay”) as component structures become smaller.
- the total resistance of the conductor tracks as well as the probability of failure, caused by electromigration effects in the operation of the components, is minimized or possibly even suppressed in comparison to dielectric materials such as SiC or SiN by a suitable choice of process parameters, but also by continuous process monitoring.
- electrically conductive ternary barriers according to the invention an improved interface quality with respect to the interfaces copper / metallic diffusion barrier / insulation matrix is achieved.
- the diffusion of copper species and the electromigration phenomena are suppressed by an increased barrier to the activation energy at the metal / metal interface.
- the firm connection of metals to one another increases the adhesion (adhesion) of the barrier layer to the wiring material copper and contributes to a more advantageous representation of finer wiring, in contrast to original dielectric materials such as SiC or SiN.
- the changed composition also ensures an extension of the bath service life (stabilization) of the electroless plating baths according to the invention.
- the morphology and layer growth of the deposited alloys are positively influenced with regard to the barrier effect.
- Extending the service life of the separating bath results in lower chemical consumption. It also reduces the workload in the manufacturing process and thus also reduces the manufacturing costs. Furthermore, the addition of additives promotes constant, uniform layer growth, while simultaneously reducing the dimensions of conductor tracks and contact holes in integrated components with increasing aspect ratios.
- Another advantage of the present invention can be seen in the method of electroless deposition of ternary alloys to produce so-called combined diffusion barrier and nucleation layers in one process step from aqueous solution.
- a resultant advantage is the simplification of the process sequence combined with the saving of individual process steps for the representation of integrated circuits in semiconductor technology by enabling a direct subsequent galvanic copper deposition from aqueous solution ( Figure 1).
- a completely wet chemical process control in wet chemical cluster Separation devices, as are usually used in the semiconductor industry, are possible ( Figure 1).
- Copper is electrodeposited for wiring on the ternary metal barrier layer as cathodic contact. After the excess electrodeposited copper, which is located above the contact holes and wiring trenches, has been removed, for example by chemical mechanical polishing (CMP), the copper surface is cleaned. Catalyst nuclei can then be deposited on the copper surface with the aid of a Pd-containing mixture by ion plating ("cementation", electrochemical deposition through charge exchange). This type of electrochemical charge exchange is not possible on the insulating layer. This enables the catalyst nuclei in the following the selective currentless deposition of, for example, NiMo-P only on the Cu wiring as described in the following exemplary embodiments ( Figure 2).
- CMP chemical mechanical polishing
- Ranges of variation in process parameters including preferred ranges and values
- Table 1 Compositions of electroless plating solutions and process parameters for the deposition of ternary NiP alloys
- Table 2 Compositions of electroless plating solutions and process parameters for the deposition of ternary boron-containing alloys
- solutions of the exemplary embodiments should have pH values of 9 and should not deviate from them by more than ⁇ 1, since otherwise a changed alloy composition with changed barrier properties results.
- a buffer effect is achieved through the appropriate use of carboxylic acids and their salts as complexing agents.
- the deposition temperature should be the value of max. Do not exceed 90 ° C, otherwise a spontaneous decomposition of the autocatalytic plating solution would result. Generally, increased ab- the bath stability and thus the bath service life of the deposition solutions.
- the present invention provides a method for producing electrically conductive structures by means of preceding cleaning and activation steps.
- the cleaning sequence can optionally be carried out by an alcoholic rinse, e.g. Ethanol, isopropyl alcohol can be expanded to improve the cleaning effect.
- the cleaning can also be supported by the use of a mechanical brush process ("scrubber").
- the Pd activation solution can be prepared from salts such as palladium chloride or palladium acetate.
- the Pd activation solution can be varied by adding additives, e.g. by adding complexing agents such as EDTA or Quadrol.
- Complexing agents such as EDTA or Quadrol.

- additives such as surface-active substances, e.g. RE610 or Triton X-114, polyethylene glycols can be added.
- Triton X-114 poly (oxyethylene) octylphenyl ether or mono ((1, 1, 3,3-tetramethylbutyl) phenyl) ether).
- the Pd activation solution can be used in both spray and immersion processes.
- the present invention formulates electroless plating solutions for use in the spraying or immersion process which contain at least a first metal component as the main alloy component, a complexing agent, a reducing agent and a pH-regulating agent which has a pH in the range from 4 to 12.
- an electroless plating solution which contains a second metal component which improves the barrier properties of the diffusion barrier.
- at least one additional complexing agent is selected from the group of carboxylic acids and amino acids.
- the pH of the solutions is adjusted by adding a hydroxide base such as ammonium hydroxide, sodium hydroxide solution, potassium hydroxide solution or tetramethylammonium hydroxide (NH40H, NaOH, KOH, TMAH) to a pH in the range 7 to 9.
- a hydroxide base such as ammonium hydroxide, sodium hydroxide solution, potassium hydroxide solution or tetramethylammonium hydroxide (NH40H, NaOH, KOH, TMAH)
- the alkali-free bases are particularly preferred for applications on semiconductor components.
- the pH can also be adjusted to a pH in the range from 4 to 7 by adding a mineral acid.
- surfactants can be used as additives in a broad sense. These can be both anionic (with functional groups such as carboxylate, sulfate, or sulfonate groups) and nonionic (e.g. polyether chains) surfactants.
- 2,2-bipyridines As additives, 2,2-bipyridines, thiodiacetic acid, thiodiglycolic acid, dithiodiglycolic acid, ammonium thiolactate, ammonium thioglycolate, thioborates, boric acid, thiosulfates, sodium dithionite, borax, glycerol, as well as hydroxy and ammonium derivatives of benzene (e.g. 3,4, 5- trihydroxybenzoic acid, hydroquinone, metol, p-phenylenediamine, rodinal and phenidone) can be used both as individual components and in combination with one another.
- benzene e.g. 3,4, 5- trihydroxybenzoic acid, hydroquinone, metol, p-phenylenediamine, rodinal and phenidone
- inorganic salts such as e.g. Magnesium compounds are used as additives.
- the present invention provides compositions for electroless plating baths with extended bath service lives (stabilization of the thermodynamically metastable state).
- the improved properties are achieved by adding suitable additives, as enumerated above. This extension of service life results in a lower consumption of chemicals, in addition, the workload for manufac development process and thus also the cost of the product received.
- These additive additives also promote consistent and uniform layer growth, while at the same time reducing the dimensions of conductor tracks and contact holes in integrated components with increasing aspect ratios.
- Electroless deposition of ternary nickei-based alloys on cobalt sputtered with 40 ⁇ on SiO 2 / Si wafers was carried out for the investigation of the barrier materials (with regard to composition, microstructure).
- the acidic metal plating solution used, for example, to deposit NiRe-P alloy contained NiSO 4 ⁇ 6 H 2 0 0.03-0.1 M, perrhenate 0.001-0.01 M, citric acid as a complexing agent, hypophosphite as a reducing agent and additives.
- the metal deposition bath was operated within a temperature range of 50 to 80 ° C.
- the thickness of the barrier layers varied between 10 and 30 nm.
- the cover alloy films were analyzed by four-point probe layer resistance measurements, Auger electron spectroscopy (AES), atomic force microscopy and X-ray diffraction (XRD).
- a study of the crystallographic structure of the thin films was carried out by XRD with grazing incidence.
- the barrier effectiveness on the silicon surface of the Cu / barrier / Si0 2 / Si systems was first characterized by scanning electron microscopy (SEM) using the selective Secco etching method.
- Substrates with a layer sequence of Cu (150 nm) / TiN (10 nm) / SiO 2 (500 - 1000 nm) on Si wafers were used for the investigation of copper surface activation.
- the Cu surfaces were first prepared by cleaning with Inoclean 200 TM post-CMP cleaning solution and then activated with Pd ion solution. Alternatively, this activation was used to grow self-aligned NiMo-P barriers (Inoclean 200 TM: mixture of dilute carboxylic acid esters and phosphoric acid). Alternatively, this cleaning can also be done with dilute HF solution, oxalic acid and other mineral acids, e.g. B. sulfuric acid. Direct electroless metal deposition was achieved by directly adding dimethylaaminoborane (DMAB) to the electroless metal plating bath. Selectivity was assessed by energy dispersion x-ray (EDX) measurements.
- DMAB dimethylaaminoborane
- the aqueous deposition solutions have been designed to provide ternary layers that contain large amounts of refractory metal component.
- the elemental composition of the deposited Ni-based thin films was examined by the AES depth profiling method.
- the depth profiles of these layers indicate that the nickel is deposited evenly as a function of the depth, while phosphorus tends to accumulate towards the upper surface layer and the refractory metals towards the barrier / Si0 2 interface.
- the normalized atomic fractions of nickel, phosphorus and high-melting metal components of the different alloys are shown.
- the nickel fractions remain relatively constant at around 60-70 at%, while larger fluctuations are measured for the remaining components, especially phosphorus.
- All the ternary alloys presented here contain high proportions of high-melting metal, for example up to -23 at% for NiMo-P thin films (Table 3).
- the alloy was amorphous when deposited. In fact, many of the alloy films are amorphous and metastable when deposited, and their structure changes after post-thermal treatment.
- NiMo-P a polycrystalline microstructure with microcrystallites embedded in an amorphous matrix has been described using XRD after annealing.
- the resistance for 10 to 30 nm thin NiMo-P films determined using the four-point probe technique was determined in the range from 60 to 70 ⁇ cm. Such low resistance values are desirable in order to minimize the contribution of the junction to the overall interconnect resistance.
- the most crucial aspect is the completely selective deposition on Cu-structures.
- the investigated nickel-based alloys are preferred materials, a Avoid layer separation of the Cu / self-aligned barrier interface, since Ni tends to form strong covalent bonds with Cu, which has a positive effect on the adhesion of the boundary layers.
- the preparation of the Cu surface and the stability of the electroless metal plating bath pose critical problems, since the latter is in a metastable thermodynamic equilibrium and tends to decompose spontaneously. Therefore, the preparation of the Cu surface plays a key role in these catalytic processes.
- the selectivity of the electroless NiMo-P deposition process on Cu surfaces was determined by EDX against various non-conductor and barrier materials such as Si0 2 , SiC, SiOC, SiN, TiN and TaN. tersucht. As can be seen from SEM and EDX measurements, selectivity was successfully achieved on ceiling substrates (example 3). No deposition was observed on the other materials, except in the case of copper substrate, where the elements Cu, Ni, Mo and P were detected by EDX. Selective deposition was demonstrated in the developed electroless metal deposition process on patterned substrates. In general, optimal selectivity is achieved with short cleaning and activation times.
- Figure 7a shows images of damascene Cu structures that are selectively covered by the NiMo-P alloy.
- Activation by inoculation with Pd catalyst is generally necessary to initiate the electroless metal deposition reaction on non-catalytic surfaces.
- the catalyst can be a potential source of contamination for the electroless metal plating bath and can make it unstable during processing due to the transfer of activator solution.
- hypophosphite compounds as the reducing agent component, it is not possible to achieve electroless metal deposition without prior Pd activation.
- hypophosphite does not reduce Ni 2+ or Co 2+ ions on the Cu surface.
- An electroless NiMo-P deposition process on cleaned Cu substrates was investigated by adding 0.02-0.06 mol / l DMAB to the metal deposition bath without Pd activation, and selective coverage of Cu interconnect structures was observed (see Figure 7b).
- the investigated three-component alloy films eg NiMo-P, deliver significantly low resistance values and adhere well to Cu. Ultra-thin deposits were achieved with an electroless deposition process. Diffusion barrier effectiveness has been demonstrated up to 450 ° C. The high selectivity of the currentless process makes these layers particularly attractive for use as post-CMP encapsulation.
- the use of these films as selective metal cladding layers can increase the electromigration reliability of integrated Improve buyers' circuits compared to non-conductor cover layers such as SiN or SiC.
- a post-copper CMP cleaning mixture is used for cleaning the copper surface from adhering copper oxides and organic copper compounds, e.g. CuPure TM Inoclean200 from Merck was used. Consisting of 2-4% dimethyl malonate, 2-4% 1-methoxy-2-propanol, ⁇ 0.5% methyl acetate and ⁇ 0.5%
- the cleaning solution can be used as an 80% solution and in dilution as an up to 10% solution in immersion and spray processes. If necessary, a further dip (dip) step with ethanol or isopropanol can be used for cleaning. The alcohol can also be added directly to the cleaning mixture to save the process steps.
- the Cu surface cleaned in this way is selectively activated by treatment with a Pd 2+ -containing solution by means of electrochemical charge exchange.
- NiM-R The cleaning, activation and deposition steps of NiM-R should take place in a sequence at very short time intervals.
- Step 3 autocatalytic deposition in combination with Pd activation
- the ternary metal alloy for example NiMo-P, is now deposited on the Cu wiring surface activated with Pd nuclei.
- stock solutions for a basic electrolyte 1 are prepared. A volume of 250 ml is used as the final separation solution. The stock solutions are mixed in the appropriate ratio.
- Stock solutions are prepared from the individual components, the concentration of which is selected so that the solutions can be mixed with one another in the same volume ratios and result in the respective basic electrolytes.
- the substances are dissolved in a 11 volumetric flask with demineralized water.
- All basic electrolytes 1 to 4 can also be mixed with additives.
- additives for this purpose, an addition is made either individually or in combination of
- the substrates are immersed in the electrodeposition solution (solution is stirred). The mixture is heated to 55 ° C. There is an autocatalytic deposition for 2 minutes. As soon as a NiMo-P alloy is deposited on Pd nuclei, it becomes visible through a shiny metallic layer. After the alloy has been deposited, it is rinsed with DI water and carefully blown dry with nitrogen gas.
- Step 2 direct autocatalytic deposition without Pd activation:
- NiMo-P metallic alloys
- DMAB DMAB
- borane concentrations in the range of 0.004-0.15 mol / l are used to carry out the tests.
- Stock solutions of the individual substances are made up, the concentrations of which are selected in such a way that the solutions are mixed in equal volume ratios and give the respective basic electrolyte.
- the substances are dissolved in a 11 volumetric flask with demineralized water.
- K1-K4 After a mixture of K1-K4 has been prepared, each consisting of 100 ml of K1, K2, K3 and K4 and prepared according to the test plan, 160 ml and 40 ml of K5-1 are placed in a beaker. For the experiments with the K5-2 solution, the mixture of K1-4 is prepared again. Again 120 ml of K1-K4 are taken and 30 ml of K5-2 are added.
- the substrates are rinsed with DI water for 30 seconds. This is followed by an additional cleaning step in ethanol. It is rinsed in DI water for 10 seconds and then immersed in the electrodeposition solution (solution is stirred). The separation takes place for 30 seconds with mixture K5-1 at 60 ° C and with K5-2 at 50 ° C. As soon as NiMo-P alloy is deposited on Pd nuclei, autocatalytic deposition takes place, which becomes visible through a shiny metallic layer. According to the alloy The separation deposit is rinsed with DI water and carefully blown dry with nitrogen gas.
