상기 차광막의 패턴은, 노광 후에 선폭이 다른 적어도 2종류의 스페이스 패턴을 규정하는 패턴 형상이며,
상기 2종류의 보조 패턴은 어느 것도, 노광 후에 상기 보조 패턴을 구비하지 않는 경우보다도 상기 경계부에 있어서의 노광 시의 노광 강도의 균일성을 상대적으로 높이기 위한 일정 선폭의 패턴 형상인 동시에,
