Abstract

Description
본 발명은 워크피스 프로세싱 툴들, 그리고 보다 구체적으로, 열 사이클링, 부식에 의해 유발된 손상 및 프로세싱 챔버들에서 사용된 다양한 화학 물질들에 대한 노출에 의해 유발된 잠재적인 고장으로부터 보호하기 위해 이러한 툴들의 컴포넌트 부품들에 도포된 보호 다층 코팅들에 관한 것이다.
반도체 웨이퍼들 및 평판 디스플레이들과 같은 워크피스들은 통상적으로 제조 동안 다양한 프로세싱 툴들에 의해 프로세싱된다. 예를 들어, 다양한 유형들의 증착 툴들이 일반적으로 워크피스 표면들 상에 다양한 박막들을 증착하기 위해 사용된다. 유사하게, 다양한 에칭 툴들, 예컨대 습식 에칭 툴들 및/또는 플라즈마 에칭 툴들이 또한 워크피스들의 표면들로부터 재료의 층들의 선택적인 제거를 위해 일반적으로 사용된다. 매우 다양한 상이한 화학 물질들이 프로세싱 챔버들 내에서 사용된다.

전술한 부식 문제들을 완화시키기 위해, 워크피스 프로세싱 툴 벤더들, 및/또는 이들의 공급자들은 종종 세라믹 또는 알루미늄으로 컴포넌트 부품들을 코팅할 것이다. 프로세싱 챔버 내에 존재하는 문제들로 인해, 두 재료들 모두 단점들을 갖는다.
세라믹 코팅과 아래에 놓인 컴포넌트 부품 사이의 열 미스매치는 둘로 하여금 특히 워크피스 프로세싱 동안, 통상적으로 경험되는 고온 열 사이클들 동안 상이한 레이트들로 팽창 및 수축하게 할 수도 있다. 발생되는 기계적 응력은 세라믹에 균열 및/또는 고장을 유발할 수도 있다. 둘째로, 세라믹 코팅들은 긁힘, 박리 (flaking) 및/또는 입자 오염물들 위의 우발적인 코팅에 민감하고, 이들 모두는 세라믹 코팅의 고장을 유발할 수도 있다. 화학 물질에 대한 아래에 놓인 컴포넌트 부품의 노출은 결국 사양을 벗어나는 컴포넌트 부품 및/또는 고장을 초래할 수 있는 부식을 유발할 수 있다.
알루미늄 코팅들은 통상적으로 전기 도금 프로세스를 사용하여 생성된다. 전기 도금 동안, 컴포넌트 부품은 통상적으로 전기 도금 배스에 홀딩되는 동안 클램핑된다. 클램핑된 경우, 통상적으로 이들 위치들에서 도금이 최소화되거나 발생하지 않기 때문에 "랙 (rack)" 마크가 발생된다. 그 결과, 도금 프로세스 동안 포획된 기포들이 잠재적으로 나중에 워크피스 프로세싱 동안 프로세싱 챔버 내부에서 방출될 수 있다. 이에 더하여, 알루미늄 코팅들은 불소 화학 물질들에 노출될 때 알루미늄 플루오라이드 층을 성장시킨다. 알루미늄 플루오라이드는 미립자화되기 쉽다. 기포들 및 미립자의 방출은 모두 워크피스 프로세싱 동안 프로세싱 챔버 내의 프로세싱 분위기를 오염시키는 경향이 있기 때문에 문제가 된다.

프로세싱 챔버들에서 일반적으로 사용되는 화학 물질들에 대한 노출 및 열 사이클링에 의해 유발된 손상으로부터 보호를 제공하는 다층 코팅에 의해 보호되는, 적어도 하나의 컴포넌트 부품을 갖는 프로세싱 챔버를 포함하는 워크피스 프로세싱 툴이 개시된다. 비 배타적인 실시 예에서, 다층 코팅은 (a) 적어도 하나의 컴포넌트 부품 상에 형성된 알루미늄 베이스 층 및 (b) 아래에 놓인 알루미늄 층 상에 형성된 세라믹 코팅을 포함한다.

비 배타적인 실시 예들에서, 베이스 층은 25 ㎛, 250 ㎛, 25 내지 250 ㎛ 범위 내의 어느 값, 25 ㎛ 미만, 또는 250 ㎛ 초과의 두께를 갖는 알루미늄이다. 또 다른 실시 예들에서, 세라믹 코팅은 비정질 알루미늄 옥사이드 층, 이트륨 옥사이드 층 또는 둘의 조합이다. 또 다른 실시 예들에서, 세라믹 층은 1 ㎛ 이하 또는 10 ㎛ 이하의 두께를 갖는다.

또 다른 실시 예들에서, 워크피스 프로세싱 툴의 프로세싱 챔버는 다수의 상이한 방식들로 조립될 수도 있다. 제 1 실시 예에서, 컴포넌트 부품들은 (a) 알루미늄 층을 전기 도금하고, (b) 원자 층 증착 (Atomic Layer Deposition; ALD) 프로세스를 사용하여 세라믹 층을 형성함으로써 다층 코팅으로 먼저 코팅된다. 일단 코팅되면, 컴포넌트 부품들은 프로세싱 챔버의 어셈블리에 사용된다.
증착 툴들로 구현될 수도 있는 대안적인 실시 예에서, 컴포넌트 부품들은 (a) 전기 도금 프로세스를 사용하여 알루미늄 층으로 먼저 코팅된다. 일단 알루미늄 층으로 코팅되면, 컴포넌트 부품들은 프로세싱 챔버의 어셈블리에 사용된다. 그 후, 컴포넌트 부품들은 (b) 증착 프로세스를 사용하여 프로세싱 챔버에서 세라믹 층으로 인 시츄 (in situ) 코팅된다.
워크피스 프로세싱 툴은 워크피스들을 프로세싱하도록 사용된 프로세싱 챔버를 갖는 임의의 유형일 수 있다. 비 배타적인 실시 예들에서, 툴은 임의의 유형의 증착 툴 또는 습식 또는 건식 에칭 툴일 수 있다. 워크피스들은 반도체 웨이퍼들, 평판 디스플레이들, 또는 프로세싱을 필요로 하는 임의의 다른 유형의 워크피스를 포함할 수도 있다.

실란 (SiH4), 아산화질소 (N2O), 암모니아 (NH4) 및/또는 질소 (N2) 와 같은 반응 물질 가스(들)가 샤워헤드 (14) 를 통해 프로세스 챔버 (12) 내로 공급된다. 샤워헤드 (14) 내에서, 가스(들)는 프로세싱될 워크피스 (18) 의 표면 위의 전반적인 영역의 챔버 (12) 내로, 하나 이상의 플레넘들 (미도시) 을 통해 분배된다. 예를 들어, 프로세싱 챔버 (12) 내에서 세라믹 컴포넌트 부품들 대신 알루미늄의 사용은 일반적으로 보다 저렴하다. 그러나, 알루미늄을 사용하면, 450 ℃를 넘는 온도들은 알루미늄을 약화시키거나 달리 부정적으로 영향을 주는 경향이 있다. 따라서, 어느 정도까지, 알루미늄 컴포넌트들의 사용은 열 사이클 상한 범위를 대략 450 ℃로 제한한다. 반면에, 세라믹은 알루미늄보다 상승된 온도를 잘 견딜 수 있다. 이와 같이, 세라믹을 사용한 열 사이클들의 상한은 보다 높을 수 있다. 따라서, 주어진 열 사이클의 온도 범위는 상기 언급된 다양한 인자들 및 다른 고려 사항들에 따라, 예를 들어, 20 ℃ 내지 450 ℃ 또는 심지어 20 ℃ 내지 800 ℃ 어디에서든 광범위하게 가변할 수도 있다는 것이 이해되어야 한다. 이들 하한 온도 값들 및 상한 온도 값들은 단지 예시적이고, 제한하는 것으로 해석되지 않아야 한다. 보다 낮거나 보다 높은 온도 값들이 사용될 수도 있다.

컴포넌트 부품들의 상기 기술된 부식, 열화 및 잠재적인 고장을 해결하기 위해, 본 출원인은 다층 코팅의 사용을 제안한다. 비 배타적인 실시 예에서, 다층 코팅은 (a) 적어도 하나의 컴포넌트 부품 상에 형성된 알루미늄 베이스 층 및 (b) 아래에 놓인 알루미늄 층 상에 형성된 세라믹 코팅을 포함한다.
